【発明の属する技術分野】
本発明は、一面を露出させた状態でリードフレームがインサート成形されてなる樹脂ケースに、チップを搭載し、チップとリードフレームの一面とをワイヤにより結線してなるセンサ装置に関する。

【従来の技術】
従来のこの種のセンサ装置の一般的な概略断面構成を図8に示す。このものは、大きくは、リードフレーム40がセットされた成形型に樹脂を充填することで樹脂ケース20を形成し、チップとしてのセンサチップ10を搭載した後、ワイヤボンディングすることで、センサチップ10とリードフレーム40の一面41とをワイヤ50で電気的に接続することで製造される。

ここで、センサチップ10は、例えばダイアフラム式の半導体圧力センサ素子11を台座12に一体化して支持させたものであり、樹脂ケース20におけるセンサチップ10の搭載面(チップ搭載面)21に接着剤等を介して固定されている。

【発明が解決しようとする課題】
図9は樹脂ケース20を成形する際の様子を示す概略断面図であり、(b)は(a)中の丸で囲んだA部拡大図である。樹脂ケース20を型K1によって成形した後、図9(a)中の白抜き矢印に示すように、型K1に設けられた可動なイジェクタピンP1によって樹脂ケース20を押すことで、型K1から樹脂ケース20が離れる、すなわち離型が行われる。

このとき、図9(b)に示すように、イジェクタピンP1によって押された樹脂ケース20の面には、樹脂によるバリB1が形成される。このバリB1は、イジェクタピンP1と型K1との間の可動クリアランスに樹脂が入り込むために形成されるものであり、避けられないものである。

イジェクタピンP1で樹脂ケース20を押す場合、樹脂ケース20においてイジェクタピンP1で押される部分を専用に設ければ良いが、樹脂ケース20の小型化が望まれている現状では、そのようなことは難しい。そのため、離型時にイジェクタピンP1で樹脂ケース20を押す場合、樹脂ケース20におけるチップ搭載面21またはリードフレーム40の近傍部を押すことになる。

ここで、リードフレーム40の近傍を押すと、リードフレーム40の傾きによる平行度の悪化やリードフレーム40の樹脂ケース20からの浮きなどが生じ、ワイヤボンディングに悪影響を与える。したがって、樹脂ケース20におけるチップ搭載面21をイジェクタピンP1で押して離型することになる。

この場合、チップ搭載面21にバリB1が発生し、図10に示すように、センサチップ10を搭載したときにバリB1の上にセンサチップ10が載った形となる。すると、センサチップ10が傾いて装着されてしまい、ワイヤボンディングができないなどの問題が生じる。そのため、樹脂ケース20の成形後、上記バリB1を取り除く工程が必要となり、手間がかかってしまう。

そこで、本発明者は検討を行い、図11に示すように、樹脂ケース20のチップ搭載面21においてイジェクタピンが押し付けられる部位に凹部21aを設けたセンサ装置を試作した。図11において、(a)はチップ搭載面21の上から見た概略平面図であり、(b)はチップ搭載面21と直交する方向に沿った概略断面図である。

そして、凹部21aの底部にイジェクタピンを押し付けるようにした。そのようにすれば、上記バリを当該凹部21a内に留めておくことができ、センサチップ10に上記バリが当たらないようにできるため、センサチップ10の傾きを防止できる。

しかし、図11に示すように、凹部21aがセンサチップ10のパッド15すなわちワイヤボンド部の下にある場合、さらに次のような問題が生じる。ワイヤボンディングの際にはボンディングツールでパッド15にワイヤ50を押し当てて荷重および超音波振動を加えながらボンディングを行う。

このとき、センサチップ10のパッド15の直下は樹脂ケース20から浮いているため、センサチップ10が傾いたり移動したりして(図11(b)中の白抜き矢印参照)、ワイヤボンディングの超音波パワーが逃げてしまう。よって、ワイヤボンドがしにくい、すなわちワイヤボンド性を確保できないという問題が発生する。

また、ワイヤボンディングされるリードフレーム40の一面41すなわちリードフレーム40のボンディング面は樹脂から露出しているが、このボンディング面に対して、型成形時に樹脂が侵入して付着するとワイヤボンディングができなくなる。つまり、この場合もワイヤボンド性が確保できなくなる。

このように、一面を露出させた状態でリードフレームをインサート成形した樹脂ケースに、チップを搭載し該チップとリードフレームの一面とをワイヤで結線してなるセンサ装置一般において、チップ搭載面に何らかの凹部を設けた構成とした場合やリードフレームのボンディング面へ樹脂が付着した場合には、ワイヤボンディングができなくなるという問題を引き起こす可能性が大きい。

本発明は上記問題に鑑み、センサ装置においてワイヤボンド性を適切に確保できるようにすることを目的とする。

【課題を解決するための手段】
上記目的を達成するため、請求項1に記載の発明では、リードフレーム(40)の一面(41)を露出させた状態でリードフレームがインサート成形されてなる樹脂ケース(20)に、チップ(10、60)を搭載し、チップとリードフレームの一面とをワイヤ(50)により結線してなるセンサ装置において、樹脂ケースは、型によって成形された後イジェクタピン(P1)によって離型されたものであり、樹脂ケースにおけるチップの搭載面(21、22)には当該搭載面より凹んだ凹部(23、24)が形成され、その凹部の底部が、イジェクタピンが押し付けられる部位となっており、樹脂ケースにおけるチップの搭載面上からみたとき、凹部は、その少なくとも一部がチップと重なる位置で、かつチップにおけるワイヤとの接続部(15、61)とは重ならない位置に設けられていることを特徴とする。

それによれば、チップの搭載面上からみたとき、凹部とチップにおけるワイヤ接続部すなわちワイヤボンド部とは互いに重ならずに外れた位置関係にあり、チップにおけるワイヤボンド部の直下には凹部が存在しない。つまり、ワイヤボンディングの際、チップにおけるワイヤボンド部の直下ではチップは樹脂ケースに接して支持された形となる。

そのため、チップとリードフレームの一面とをワイヤボンディングするときに、チップが傾いたり移動したりすることを極力防止することができる。

また、凹部の底部が、イジェクタピンが押し付けられる部位となっているので、イジェクタピンにより発生する樹脂ケースのバリを凹部内に留めておくことができる。そのため、チップにバリが当たってチップが傾いて装着される等の不具合を防止できる。そのような凹部の深さとしては0.3mm以上であることが好ましい。

また、請求項3に記載の発明では、樹脂ケース(20)におけるチップ(10、60)の搭載面(21、22)上からみたとき、凹部(23、24)は、その一部がチップとは重ならない位置となるように設けられて、凹部の内部が外部と連通していることを特徴とする。

上記請求項1に記載の発明では、凹部について、チップにおけるワイヤボンド部から外した位置としたうえで凹部の開口部をすべてチップにて覆った構成も採用される。しかし、その場合、チップによって凹部内に空気が封止されるため、封止された空気が熱膨張してチップの接着部を剥離させる等の可能性がある。

以下、本発明を図に示す実施形態について説明する。本実施形態は本発明のセンサ装置を圧力センサに適用したものとして説明する。図1は本実施形態に係る圧力センサS1の概略断面図、図2は図1中の矢印A方向から見た概略平面図であり、蓋部80は省略してある。
