【発明の属する技術分野】
本発明は、ヒータに関し、より詳細にはカーボンワイヤー発熱体がガラス部材中に封入されたヒータに関する。

【従来の技術】
半導体製造分野では、製造工程においてシリコンウエハ等に種々の熱処理が施されている。これら熱処理には厳密な温度管理が求められると共に熱処理雰囲気を塵芥等パーティクルが存在しないクリーンな雰囲気に保つことが必要とされている。

一方、カーボンワイヤー発熱体を非酸化性雰囲気ガスと共にガラス部材中に封入したヒータは、均熱性及び昇降温制御性能に優れ、かつパーティクル等の汚染物質を放出しない。
そのため、この種のカーボンワイヤー発熱体をガラス部材中に封入したヒータは、半導体製造用のヒータとして適している。

ところで、前記ヒータの端子部は、図8に示すように、ガラス管21と、このガラス管21に圧縮収容されたワイヤーカーボン材23と、前記ガラス管21内に収容され、ワイヤーカーボン材23に挟持されるカーボンワイヤー発熱体22と、前記ガラス管21内に収容され、ワイヤーカーボン材23に挟持される電力供給用の接続線24とを備えている。

そして、前記ガラス管21の開口端部21aには、ヒータ本体部を形成する石英ガラス部材25が接続され、前記開口端部21aからカーボンワイヤー発熱体22が導出される。この開口端部21aは、カーボンワイヤー発熱体22やワイヤーカーボン材23等の内部充填物の飛出しを防止するため、ややくびれた形状となっている。
一方、前記ガラス管21の他の開口端部(図示せず)は、接続線24が導出した状態で他のガラス部材で密閉されている。

このような構成によって、カーボンワイヤー発熱体22と電力供給用の接続線24とがワイヤーカーボン材23を介して電気的に接続される。

【発明が解決しようとする課題】
従来、前記端子部(ガラス管21)にワイヤーカーボン材23を圧縮収容する際、ワイヤーカーボン材23を一つのまとまりにしてガラス管21内に充填していた。そのため、往々にしてカーボンワイヤー発熱体22の端部が、図8(b)に示すように、ガラス管21内の壁面側に片寄って配設されてしまうことがあった。

その結果、図8(a)に示すように開口端部21aの周縁部がカーボンワイヤー発熱体22と接触することがあった。このように、カーボンワイヤー発熱体22とガラス管21とが直接(特に押圧され)接触すると、その接触点においてカーボン(C)と石英(SiO2 )との反応が進行し、その部分で断線が生じやすくなるという技術的課題があった。

また、ヒータの端子部の形状として、図9に示すようなL字状のものも用いられている。
この端子部おいても、ワイヤーカーボン材23を一つのまとまりにしてガラス管26の一辺26aに充填し、カーボンワイヤー発熱体22を固定すると共に、カーボンワイヤー発熱体22をガラス管26の他の一辺26bに導出している。なお、前記他の一辺26bの先にヒータ本体が形成されている。

この端子部にあっては、カーボンワイヤー発熱体22を屈曲させると、図9に示すようにL字状のガラス管26の屈曲部内側でワイヤーカーボン材23が盛上り、カーボンワイヤー発熱体22がガラス管26の内壁に押付けられた状態となる。
その結果、カーボンワイヤー発熱体22がガラス管26内の壁面とが接触し、その接触点においてカーボン(C)と石英(SiO2 )との反応が進行し、その部分で断線が生じやすくなるという技術的課題があった。

本発明は、上記した技術的課題を解決するためになされたものであり、カーボンワイヤー発熱体をガラス管のほぼ中心に配置させて収容することにより、カーボンワイヤー発熱体とガラス管との接触を防止し、カーボンワイヤー発熱体の断線を抑制したヒータ提供することを目的とする。

【課題を解決するための手段】
本発明は上記技術的課題を解決するためになされたものであり、本発明にかかるヒータは、カーボンワイヤー発熱体がガラス部材中に封入されたヒータにおいて、前記カーボンワイヤー発熱体の端部を収容するガラス管と、前記ガラス管に圧縮されて収容され、前記カーボンワイヤー発熱体の端部を挟持するワイヤーカーボン部材と、前記ガラス管に端部が収容され、圧縮されたワイヤーカーボン部材に挟持された電力供給用の接続線とを有する端子部を備え、前記ワイヤーカーボン部材がワイヤーカーボン材を束ねた複数のワイヤーカーボン束からなり、前記カーボンワイヤー発熱体が、前記複数のワイヤーカーボン束の間であって、かつ前記ガラス管のほぼ中心に位置するように配設され、前記カーボンワイヤー発熱体の端部を収容するガラス管がT字状に形成されると共に一端部が封止され、
カーボンワイヤー発熱体およびワイヤーカーボン束が、ガラス管の開口端部から封止端部まで軸線とほぼ平行に配列され、前記ガラス管の屈曲部において、カーボンワイヤー発熱体がワイヤーカーボン束の間から導出されることを特徴としている。

このように、本発明にかかるヒータにあっては、ワイヤーカーボン部材がワイヤーカーボン材を束ねた複数のワイヤーカーボン束からなり、前記カーボンワイヤー発熱体が、前記複数のワイヤーカーボン束の間であって、かつ前記ガラス管のほぼ中心に位置するように配設されている。
即ち、ワイヤーカーボン束があたかもドリル、ボール盤等のチャック部の機能を有し、カーボンワイヤー発熱体をガラス管の中心に位置させようとする。その結果、カーボンワイヤー発熱体は前記ガラス管のほぼ中心に配設され、ガラス管と接触することがない。

その結果、ガラス管とカーボンワイヤー発熱体との間の反応が回避され、これに起因する断線が抑制されるため、従来のものに比較して著しくヒータ寿命を延ばすことができる。また、カーボンワイヤー発熱体が、複数のワイヤーカーボン束のほぼ中心を通っていることから、その抵抗調整を容易に行うことができる。
また、前記カーボンワイヤー発熱体の端部を収容するガラス管がT字状に形成されると共に一端部が封止され、カーボンワイヤー発熱体およびワイヤーカーボン束が、ガラス管の開口端部から封止端部まで軸線とほぼ平行に配列され、前記ガラス管の屈曲部において、カーボンワイヤー発熱体がワイヤーカーボン束の間から導出されている。
このように、従来、端子部とカーボンワイヤー発熱体がガラス部材中に封入された発熱部が、L字状の屈曲部を介して接続されたヒータのL字状のガラス管をT字状に形成し、カーボンワイヤー発熱体およびワイヤーカーボン束をガラス管の開口端部から封止端部まで軸線とほぼ平行に配列し、前記ガラス管の屈曲部において、カーボンワイヤー発熱体をワイヤーカーボン束の間から導出している。
そのため、屈曲部から封止端部において、ワイヤーカーボン部材の押え機能が発揮される。そのため、従来のL字状ガラス管の場合のように、ワイヤーカーボン材が屈曲部で盛り上り、カーボンワイヤー発熱体が内壁面に押圧接触するという不都合を回避することができる。
また、前記ガラス管の屈曲部から封止端部までの長さが、屈曲部から延設されたガラス管の内径の1.5倍以上に設定されていることが望ましい。
これに対して、ガラス管の屈曲部から封止端部までの長さが、延設されたガラス管の内径の内径の1.5倍未満の場合には、屈曲部から封止端部におけるワイヤーカーボン部材の押え機能が弱く、従来のL字状ガラス管の場合のように、ワイヤーカーボン材が屈曲部で盛り上り、カーボンワイヤー発熱体が内壁面に押圧接触するという問題が生じる。
なお、前記ガラス部材およびガラス管が石英ガラス材からなることが望ましい。また、前記外套管が石英ガラス材からなることが望ましい。

また、本発明は上記技術的課題を解決するためになされたものであり、本発明にかかるヒータは、カーボンワイヤー発熱体がガラス部材中に封入されたヒータにおいて、前記カーボンワイヤー発熱体の一部を収容する第一のガラス管と、前記第一のガラス管とその軸線を同じくし、前記カーボンワイヤー発熱体に電力を供給する電力供給用の接続線の端部及び前記カーボンワイヤー発熱体の端部を収容する第二のガラス管と、前記第一、第二のガラス管に圧縮されて収容され、前記カーボンワイヤー発熱体、電力供給用の接続線を挟持するワイヤーカーボン部材とを有する端子部を備え、前記ワイヤーカーボン部材がワイヤーカーボン材を束ねた複数のワイヤーカーボン束からなり、前記カーボンワイヤー発熱体が、前記複数のワイヤーカーボン束の間であって、かつ前記ガラス管のほぼ中心に位置するように配設され、前記第二のガラス管に収容されたワイヤーカーボン部材が、前記第一のガラス管に収容されたワイヤーカーボン部材より多いことを特徴としている。

このような、本発明にかかるヒータにおいても、前記した発明と同様に、第一のガラス管とカーボンワイヤー発熱体との間の反応が回避され、これに起因する断線が抑制されるため、従来のものに比較して著しくヒータ寿命を延ばすことができる。また、カーボンワイヤー発熱体が、複数のワイヤーカーボン束のほぼ中心を通っていることから、その電気抵抗値の調整を容易に行うことができる。

特に、この発明にあっては、前記カーボンワイヤー発熱体の一部を第一のガラス管に、また電力を供給する電力供給用の接続線の端部及び前記カーボンワイヤー発熱体の端部を第二のガラス管に収容している。
そのため、電力を供給する電力供給用の接続線の端部を収容する第二のガラス管と、カーボンワイヤー発熱体の一部を収容する第一のガラス管におけるワイヤーカーボン部材の量を可変することができる。
したがって、電力供給用の接続線の端部を挟持する第二のガラス管のワイヤーカーボン部材の量を第一のガラス管のワイヤーカーボン部材の量よりも多くすることによって、接続線を強固に挟持することができ、電気抵抗の不安定化を抑制できる。
また、前記第二のガラス管に収容されたワイヤーカーボン部材が、前記第一のガラス管に収容されたワイヤーカーボン部材より多い。
このように、第二のガラス管のワイヤーカーボン部材の量を第一のガラス管のワイヤーカーボン部材の量よりも多くすることにより、接続線を強固に挟持することができ、電気抵抗の不安定化を抑制できる。

ここで、前記ガラス管、あるいは前記第一、第二のガラス管が、外套管に収容されていることが望ましい。このように前記ガラス管、あるいは前記第一、第二のガラス管を外套管に収容することにより、前記ガラス管、あるいは前記第一、第二のガラス管を保護することができる。

また、前記ガラス管の長さが、300mm未満であることが望ましく、前記第一のガラス管と第二のガラス管の長さの総和が、300mm以上であることが望ましい。
前記ガラス管の長さが300mm以上になると、ワイヤーカーボン部材を挿通、収容する際、その摩擦抵抗が大きくなり、密に収納することが困難になる。そのため、ガラス管の長さが300mm以上の場合には、前記ガラス管を2分割し、ワイヤーカーボン部材を夫々別々に挿通するのが良い。

また、前記ワイヤーカーボン部材が、カーボン繊維を束ねた繊維束を複数本編み上げてなる編紐または組紐であるワイヤーカーボン材を束ねた3つのワイヤーカーボン束からなることが望ましい。
このように、前記ワイヤーカーボン部材が3つのワイヤーカーボン束からなる場合には、ガラス管の中心にカーボンワイヤー発熱体をより位置させやすい。
また、前記ワイヤーカーボン部材が、カーボン繊維を束ねた繊維束を複数本編み上げてなる編紐または組紐であるワイヤーカーボン材によって形成されているため、引張り強度等の機械特性、フレキシビリティー等の点から好ましく、かつこれによってワイヤーカーボン部材の径方向にバネ性が付与され、その結果ガラス管内でカーボンワイヤー発熱体の端部を強固に挟持することができる。

また、前記カーボンワイヤー発熱体の端部を収容するガラス管のカーボンワイヤー発熱体の導出側に、前記ワイヤーカーボン束の折返し部が位置するように、ワイヤーカーボン束が前記ガラス管に収容されていることが望ましい。また、前記カーボンワイヤー発熱体の端部を収容する第一のガラス管のカーボンワイヤー発熱体の導出側に、前記ワイヤーカーボン束の折返し部が位置するように、ワイヤーカーボン束が前記第一、第二のガラス管に収容されていることが望ましい。
このように、ワイヤーカーボン束が折り返され、しかも、ガラス管あるいは第一のガラス管のカーボンワイヤー発熱体の導出側に、前記ワイヤーカーボン束の折返し部が位置している。そのため、ガラス管端部あるいは第一のガラス管端部からの塵状物がカーボンワイヤー発熱体を封入する石英ガラス部材中に入り込むのを阻止する。
その結果、この塵状物に起因する石英ガラス部材の内壁との反応、内壁への付着し、発熱ムラ等を防止することができる。
また、この構造によって接続線を圧縮されたワイヤーカーボン部材中に挿入し易く、かつ、この先端部がより強固に固定され安定した電力供給を行うことができる。

更に、前記カーボンワイヤー発熱体の端部を収容するガラス管が直線状に形成されると共に、カーボンワイヤー発熱体およびワイヤーカーボン束が前記ガラス管の軸線とほぼ平行に配列され、前記ガラス管の端部からカーボンワイヤー発熱体が導出されることが望ましい。
このように、カーボンワイヤー発熱体の端部を収容するガラス管が直線状に形成されている場合にも、カーボンワイヤー発熱体がガラス管のほぼ中心部に配置されるため、ガラス管の端部とカーボンワイヤー発熱体とが接触することはない。

また、前記カーボンワイヤー発熱体の一部を収容する第一のガラス管が直線状に形成されると共に、前記カーボンワイヤー発熱体に電力を供給する電力供給用の接続線及び前記カーボンワイヤー発熱体の端部を収容する第二のガラス管が直線状に形成され、カーボンワイヤー発熱体およびワイヤーカーボン束が前記第一、第二のガラス管の軸線とほぼ平行に配列され、前記第一のガラス管の端部からカーボンワイヤー発熱体が導出されることが望ましい。
この場合においても、前記した場合と同様に、カーボンワイヤー発熱体がガラス管のほぼ中心部に配置されるため、第一のガラス管の端部とカーボンワイヤー発熱体とが接触することはない。

【発明の実施の形態】
以下、本発明の実施形態を図面に基づいて説明する。尚、図1は本発明の第一の実施形態に係るカーボンワイヤー発熱体が封入されたヒータの端子部を示す概略断面図であり、図1(a)はガラス管の軸線と平行な断面図、図1(b)はガラス管の軸線と直交する断面図である。図2はカーボンワイヤー発熱体及びワイヤーカーボン部材の平面図である。

図1に示したヒータの端子部は、カーボンワイヤー発熱体2の端部を収容するガラス管1と、前記ガラス管1に圧縮されて収容され、前記カーボンワイヤー発熱体2の端部を挟持するワイヤーカーボン部材3と、前記ガラス管1に端部が収容され、圧縮されたワイヤーカーボン部材3に挟持された電力供給用の接続線4とを有している。

前記ワイヤーカーボン束3は、夫々均等で、3つ以上の奇数個であることが、カーボンワイヤー発熱体2をガラス管1の中心部に配置させる点から重要である。前記ワイヤーカーボン束3が偶数の場合あるいは不均等である場合には、カーボンワイヤー発熱体2をガラス管1の中心部に配置させることが困難となる。

そのため、ワイヤーカーボン束3a,3b、3cは、できる限り均等にすることが好ましい。例えば、ワイヤーカーボン束3a,3b、3cを構成するワイヤーカーボン材の総本数が8本を用いて、3つのワイヤーカーボン束とする場合、ワイヤーカーボン材3本からなるワイヤーカーボン束を2つと、ワイヤーカーボン2本からなるワイヤーカーボン束を1つとするのが好ましい。

したがって、ワイヤーカーボン束が夫々均等な3つの束であることが特に好ましい。

図2に示すように、前記カーボンワイヤー発熱体2及びワイヤーカーボン材Aは、カーボン繊維を束ねた繊維束を複数本編み上げてなる編紐または組紐からなることが好ましい。
カーボンワイヤー発熱体2及びワイヤーカーボン材Aとしては、直径5乃至15μm程度のカーボン単繊維、例えば直径7μmのカーボン単繊維を約3000乃至3500本程度束ねた繊維束を9束程度用いて直径2mmの編紐、あるいは組紐形状に編み込んだものが好適である。
なお、本発明の好ましい形態として、このワイヤーカーボン材Aを2乃至4の複数本まとめて束にしたものが、ワイヤーカーボン束である。これによってワイヤーカーボン部材の径方向にバネ性が付与され、その結果ガラス管内でカーボンワイヤー発熱体の端部を強固に挟持することができる。

また、このカーボンワイヤー発熱体2及びワイヤーカーボン材Aの編み込みスパンは、2乃至5mm程度が好ましく、更に、ワイヤー表面におけるカーボン単繊維の毛羽立ちaは長さ0.5乃至2.5mm程度である。
このように、カーボン単繊維の毛羽立ちaが形成され、実質的にこの毛羽立ちaによって石英ガラス部材と接触するため、ワイヤーカーボン材の本体部分との接触面積を少なくでき、石英(SiO2 )とカーボン(C)との反応を最小限にし、耐久性を向上させることができる。

また、発熱性状の均質性、耐久安定性等の観点及びダスト発生回避上の観点から、カーボンワイヤー発熱体2を構成するカーボン単繊維は、高純度であることが好ましく、カーボン単繊維中に含まれる不純物量が灰分(JIS R 7223−1979)として10ppm以下、特に、3ppm以下であることが好ましい。

また、ワイヤーカーボン束3a,3b、3cの総数は、少なくともその中に埋設されるカーボンワイヤー発熱体2の本数より多いことが好ましく、5倍以上であることが電気抵抗を低下させ、ワイヤーカーボン束3a,3b、3cからの発熱を極力抑制することができる点から特に好ましい。

次に、図1に示した端子部を応用した端子部を図3に示す。この端子部は、前記したガラス管1を収容する外套管5を備え、ヒータ本体部の石英ガラス部材6が外套管5と一体に形成されているものである。
したがって、図1に示した端子部の製作方法は、図3に示した端子部の製作方法を利用すればよいため、ここでは、図3に示した端子部について説明し、図1に示した端子部の製作方法については省略する。

(1)まず、石英ガラス製の外套管5内を通過させたカーボンワイヤー発熱体2の端部を、ガラス管1の内部を挿通させる。
(2)次に、ワイヤーカーボン束3a,3b、3cを折返し、該折返し部にガイド糸を取付ける。そして、該ガイド糸が互いに絡まないようにしながら、カーボンワイヤー発熱体2をガラス管1の中心に位置させた状態で、ガラス管1の内部にワイヤーカーボン束3a,3b,3cを引き込む。
なお、ワイヤーカーボン束3a,3b、3cを折返しているために、ガラス管1内部における一つの束のワイヤーカーボン材の本数は2倍となる。

(3)カーボンワイヤー発熱体2がワイヤーカーボン束3a、3b、3cの中心に位置するように調節しながら、更にガイド糸を引き、ワイヤーカーボン束3a、3b、3cの折返し部をガラス管1の開口端部1aに位置させる。このようにカーボンワイヤー発熱体をガラス管1内部において、折返し部を有するワイヤーカーボン束で圧縮収容(固定)されるため、高い固定力を維持することができる。
(4)ワイヤーカーボン束3a、3b、3cのガラス管1の一端部1bからはみ出した部分を切断除去する。
(5)その後、石英ガラス製の外套管5内にガラス管1を挿入し、その後、カーボンワイヤー発熱体2の張り具合等を調節して抵抗値を調整し、外套管5の開口端部5aを密閉して完成する。

このように、ワイヤーカーボン部材3がワイヤーカーボン材Aを束ねた複数のワイヤーカーボン束3a、3b、3cからなり、前記カーボンワイヤー発熱体2が、前記複数のワイヤーカーボン束3a、3b、3cの間であって、かつ前記ガラス管のほぼ中心に位置するように配設される。

さらに、この構造によって接続線を圧縮されたワイヤーカーボン部材中に挿入し易くなり、かつ、この接続線の先端部がより強固に固定され安定した電力供給を可能にする。

次に、第二の実施形態について図4乃至図6に基づいて説明する。
