本発明は、耐電耐熱被覆を有する耐熱金属箔からなる面状ヒータを一対の加熱板と支持板とからなる耐熱金属板で挟み、加熱板を所要の温度に温度調節(熱電対による温度検出点における閉ループ負帰還制御による温度安定化を異化温度調節と略称する)して使ういわゆるホットプレートに関し、特に、箔ヒータの均温分布・高速始動・高電力温度効率などの特性を生かした、低価格・省エネ指向のホットプレートを可能とする装置の材料・構造・工程・システムに関する。

従来、ニクロム系の耐熱金属線を耐熱金属管中心部にマグネシア粉で絶縁して充填したいわゆるシーズヒータを成形して加熱板面上または面内に加工した蛇行状の溝にシーズヒータを溶接などにより埋め込み固定する構造が使われる場合がある。シーズヒータの蛇行ピッチ・消費電力・熱電対による温度調節などにより所要の熱処理仕様を満たしているが、シーズ内で絶縁された線状発熱体からの伝熱効率、小径シーズや伝熱フィンなどの対策では熱伝導効率には限界がある。一例として、直径1mmφ・長さ10mmの発熱線を100μm厚の面ヒータに加工すると、7.85mm巾が得られ、表面積は線ヒータ31.4mm2に対し表裏両面で157mm2つまり5倍、片側面のみとしても2.5倍を得ることができる。これは同一電力を消費させた場合の伝熱量の差であり、面ヒータと線ヒータの始動時間・電力温度効率に関する性能上の差となる。

一方、均温分布については、一般的に加熱板からの外部への伝熱特性の場所による温度差を緩和しなければならない。シーズヒータからの伝熱量は本来が線状発熱であるから大きな違いとなる。具体的には、シーズ内のヒータ線と金属シーズとの間に充填するマグネシア層の厚さは少なくとも1.5mm以上あり、箔ヒータを絶縁するマイカ板の厚さ0.75mmの2倍となる。さらに、蛇行させたシーズ間ピッチも大きく均温化を妨げ、この結果、加熱板内での熱伝導だけが唯一均温化に寄与し、結局、加熱板の物量と熱平衡時間に頼ることとなる。

この結果、シーズヒータは、電力温度効率・始動時間・均温分布のいずれに関しても箔ヒータに劣り、材料費・加工費に関するコストも高く、耐熱耐久性だけが箔ヒータと同レベルであると言うことになる。

【発明が解決しようとする課題】
現在、主流となっているシーズヒータは、上記の通り、始動時間・均温分布・電力温度効率のほか、いわゆる軽薄短小化や材料費・加工費に関するコスト低減化のいずれもが限界にきている。耐久性・信頼性に関しては、両者ともニクロム系耐熱金属材料を使用しており、その他の耐電耐熱材料と同様のものを使用しており、使用材料に関しては大差ないといえる。

そこで、箔ヒータに求められることの一つは、加熱板にできるだけ早く熱エネルギーを伝達するように加熱板と箔ヒータとの熱伝導を良くすることである。このことは支持板側に断熱材を介在させ熱を遮断することがある。これで効率よく熱が加熱板に流れ、始動時間が短縮される。この結果は、さらに電力温度効率を上げることにも繋がる。

次に、加熱板表面の均温分布については、多数の熱電対をつけてそれぞれに接続されたヒータを制御して均温化することができるが、コストと信頼性に課題が残るためこの方式は見送られている。代わりに、加熱板全面を均等加熱する全域ヒータと加熱板周辺の温度を均等になるよう補正する周辺ヒータを積層して温度調節する。この場合、均温化は個々に試作と実験を繰り返し試行錯誤で温度分布を実測し最適化しなければならない。一旦ある温度差内に納まれば、あとは温度調節でこれを安定化できる。

以上、従来技術の課題を要約すると、下記の通りである.
(1)線ヒータで面状発熱体を形成しようとすると、消費電力温度効率が薄ヒータより劣る。
(2)線ヒータで均温分布の面状発熱体を形成しようとすると、蛇行形ヒータパターンになるが、均一な温度分布と電力効率の両立は難しく、いずれか一方を優先するしかない。
(3)線ヒータで目標温度に高速で安定化しようとすると、立ち上がりの消費電力がオーバシュートしてしまう。これを防ごうとすると、加熱板が大形化して、電力効率と始動時間が仕様を満たせなくなる。
(4)線ヒータで均温分布・始動時間・消費電力温度効率の3項目をすべて満たそうとすると、いずれかの仕様を譲歩することとなり、コスト低減が実現しなくなる。
以上のように、本発明は、均温分布、始動時間、消費電力温度効率にすぐれたホットプレートを提供することを目的とする。

【課題を解決するための手段】
そこで、均温分布・始動時間・消費電力温度効率の3項目をすべて最適化するとともにコスト低減も実現するために、予め線状発熱体を箔に加工し、蛇行パターンにして所要の電力を消費するようヒータ抵抗値を設定することが第1に必要となる。次に、発熱させたエネルギーを表面から効率良く加熱板へ流し、熱処理に活用することである。このとき加熱板の熱容量は過剰に大きくせず、つまり始動時間を遅らすことなく温度を安定化する必要がある。このためにも加熱板は必要最小限のサイズに留めることが必要である。第3に加熱版表面の温度分布を均一化するために、加熱板からの放熱分布を予め熱処理条件によって把握しておき、周辺温度分布を補正するヒータを積層し、温度調節することによって熱処理が円滑に行なわれるようにする。そして最後に、熱効率・始動時間・温度分布を満足するヒータ・加熱板と断熱材と支持板・温度調節に要する材料費・加工費を最適化して、所要の耐久性・信頼性を維持しつつ、コスト低減を実現する。

以上の課題解決の手段を、前記した4項目の課題に対応づけて箇条書きする。
(1)線状発熱体を内蔵したシーズヒータは消費電力温度効率が箔ヒータより劣るので、箔ヒータを加熱板と支持板との間に電気絶縁層として必要以上に厚くせず、均等な厚さで密着して介在させる。
(2)線状発熱体を内蔵したシーズヒータは、蛇行パターンで面状に形成すると、均一な温度分布と電力効率の両立は難しいので、箔ヒータを加熱板と支持板との間に電気絶縁層として厚過ぎず密着させことにより、温度分布均一性と高い電力温度効率を実現する。
(3)線ヒータで目標温度に高速で安定化しようとすると、立ち上がりの消費電力がオーバシュートしてしまう。これを防ごうとすると、加熱板が大形化して、電力効率と始動時間が仕様を満たせなくなるので、箔ヒータで効率良く伝熱して高速始動を実現する。
(4)線ヒータで均温分布・始動時間・消費電力温度効率の3項目をすべて満たそうとすると、いずれかの仕様を譲歩することとなり、コスト低減が実現しなくなるので、箔ヒータを薄いホットプレートにパッケージして温度調節して、上記3性能と信頼性・耐久性を同時に満たす。

【発明の実施の形態】
以下に、本発明の実施の形態を、実施例を用いて具体的に説明する。
図1は、本発明における面状ヒータの第一の実施形態を説明するための概略構造図である。図1(1)には面状ヒータの1つの形としての周辺ヒータ8を示してあり、図1(1)には面状ヒータの1つの形としての全域ヒータ9を示してある。図1(1)、(2)において、耐電耐熱被覆層を有する耐熱金属箔からなる面状ヒータである周辺ヒータ8、全域(前面)ヒータ9は、それぞれニクロム系耐熱金属箔として、例えばNCA−1などの定形板を用い。その一方の側に粘着剤を被覆したポリエチレンテレフタレート(以下PETと略称する)を予め貼り付け、他方の面から箔を化学的にエッチングして蛇行形のヒータ部を残すためにエッチングを制止する厚膜パターンをスクリーン印刷、硬化処理してからエッチング液槽に浸漬する。3、6はその結果得られる蛇行形箔ヒータである。これを例えば、1、4の合成マイカ粉で面状に加圧成形し、リード引き出し部2、5を外部に露出させ、耐熱被覆電線を溶接して引き出す。

図1(3)において100は、上記の2枚の面状ヒータ8、9を重ねて積層して構成したホットプレートを示し、加熱側には加熱板12、その反対側にはセラミックファイバシートなどの断熱材(断熱層)10を介して、支持板11でヒータを加熱板12に貫通しないようにねじで密着固定する。加熱板12・支持板11は、温度が300℃程度ならアルミニウム、650℃程度まで上げる場合はステンレス鋼を用いる。

図1の発明における温度均一化のポイントは、2枚の面状ヒータである全域ヒータ9と周辺ヒータ8を積層して、1枚は全面均一加熱、他の1枚は周辺の温度低下を補正するための周辺加熱ヒータとして使う。両者を直列または並列に接続して積層し(積層体の構成)、一定温度に温度調節することにより、周辺温度低下を無視可能レベルまで低減するところにある。ホットプレート100の温度均一性は、周辺加熱ヒータの補正率をヒータパターン形状で低減するために、両ヒータの電力割合と周辺ヒータ8に介在させる断熱層厚さを最適化のために調整することが必要になる。

図2は、使える電源電圧の関係で、ヒータ抵抗値を調整する必要がある場合に使う調整手法の実施例を示す。図中の(1)、(2)はいずれも全面均一形のヒータ、すなわち全域ヒータ9(9a、9b)を使用する例を示す。図3(3)は、全域ヒータ9a、9bを使用して構成したホットプレート101を示す。2枚の全域ヒータを使用する以外は図1の構成と同じである。この例によれば、300℃のホットプレートとして温度調節するのに、加熱板が厚いためヒータ消費電力容量を増やしたいとき、2枚の全域ヒータ9a、9bを並列接続し、積層して使うことにより対応できる。具体的には、電源電圧AC200V、単体の面状ヒータ抵抗20Ωのとき、通電電流10A、消費電力2kW、温度250℃となる。そこで2枚並列接続すると、並列抵抗10Ω、通電電流20A、消費電力4kW、温度350℃となり、これを温度調節することにより電源電圧変動を見越しても常時300℃に安定化できる。

図3は、全域ヒータと周辺ヒータを兼用するヒータパターンを使うことにより、厚膜印刷マスクの版2枚を1枚に節約する実施例を示す。具体的には、図3(1)において、全域ヒータと周辺ヒータとを兼用するヒータ(全域の面状ヒータパターン)20は、内側ヒータパターン部21と外側ヒータパターン部22との間に短絡バーA1、A2が、そして外側ヒータパターン部22(a)、22(b)同士を短絡する短絡バーBが設けてある。従って、一方のヒータ20の短絡バーA1とA2を切断して、その内側の箔ヒータ部を剥離除去するとともに、短絡バーB1を残せば、周辺ヒータ34として使え、他のヒータ20のA1、A2を残し、B1を切除すれば全域ヒータ33として使える。すなわち、全域ヒータ33は先の全域ヒータ9に該当し、周辺ヒータ34は先の周辺ヒータ8に相当することになる。

金属箔は通電路を重ねて点溶接することもできるが、加圧成形するとき箔の重ね枚数が変化し、温度むらができるので、全面均一化を損なう。
箔をPETで裏貼りしてある場合、これを加圧成形前に剥離しなければならない。この場合、箔の移動や位置決めをするとき箔全体の形状を維持し、加圧成形工程などを効率化するために、図3(1)箔ヒータパターン図における内側ヒータパターン部21と外側ヒータパターン部22に設けた短絡パターンC1、C2、C3、C4のようにしてパターンの要所要所を短絡バーで繋ぎ、加圧成形の前工程で短絡バー全体を切除する。このように、2種類のパターンを1枚に複合化し、短絡バーの切除でパターンを選択する手法はヒータに限らず応用の可能性は多い。
図3(4)に示すように、全域ヒータ33および周辺ヒータ34を使用することによっても図1(3)に示すと同様のネットプレート102を構成することができる。従って、図示を含めて詳細な説明は先の例を準用する。

図4は、全域ヒータ9と周辺ヒータ8を接続する実施例として直列に外部で接続する場合を図示した。リード引き出し部2、5は外部接続線43によって結ばれて新たにリード引き出し部44が設けられる。この場合、外部接続線43は、発熱させる箔の断面積より5〜10倍の通電断面積を有するものとし、かつ電機絶縁被覆を施す。

図5は、半導体デバイスや液晶パネルを真空中で熱処理するホットプレートに関し、加熱動作中、発熱体周辺の合成マイカやセラミックファイバシートなどの絶縁材から気化して発散するガスを加熱板と支持板とで封止溶着する、いわゆる真空ホットプレートに関し、加熱板と支持板との間のろう材による溶着パターンとねじによる固定構造の実施例を示す。まず、ホットプレート全周51は閉鎖するようにろう材52を配置し、ホットプレート中央部も板の熱膨張による反りで板が分離しないようにろう材57を配置するとともに、ろうの接着力だけでは長期間にわたり板を結合できないので、帯状のろう材の中央部に固定用のねじ58を併用した。図5(1)の加熱板側のねじ孔は貫通させず、支持板のみ貫通させる。図中、加熱板51と支持板にヒータ部53を避けてろう材52を帯状に形成し、箔ヒータ端子部54は、端末で直角に立ち上がり、支持側に設けられた通路孔を通る。図5(2)において、ねじ55は帯状ろう56の中央に配置し、その周辺をろうで包囲するように溶着する。さらに、ねじの頭部はろうを詰めて封止溶着する。これで、加熱板と支持板は外部と独立してろうで封止溶着できる。

図6は、図5で示した合成マイカで加圧成形した面状ヒータの他の実施例を示す。合成マイカ61で箔ヒータ62を成形するとき、帯状ろうとねじ部を避けてヒータを配置している。

図7に示す例では、加熱板の周辺には帯状ろう材と固定ねじが配置されるため前述の全域ヒータ、周辺ヒータはいずれもその内側に配置される。この場合、温度分布を最適化するには、全面ヒータと周辺ヒータをそれぞれ独立した別系統の温度調節をして、全面ヒータで熱処理温度を狙い、周辺ヒータで温度分布を均等化するよう制御することでよい結果が得られる。

図7では、温度検知手段として、熱電対73とヒータ74の中継端子にハーメチック端子79を用い、これを温度が150℃以下の領域に配置して気密封止する。こうすると、加熱板12と支持板11とで独立させた真空ホットプレートが得られるので、大形液晶パネル用ホットプレート2000×2000を基本単位のホットプレート500×500から、16枚マトリクス状に、面の平行度などの精度を調整しながら構築することができる。

図8は、真空ホットプレートの断面図を示す。従来、真空ホットプレートは、アウトガスを大気側に可撓性金属管を介して連通し、この管の中をヒータと熱電対の配線も通してきた。本実施例は、このアウトガスを大気側に連通しないで封止し、配線はハーメチック端子79で中継する。図において、箔ヒータ80を挟む加熱板76と支持板77はろう75とねじ78で互いに固定され、ハーメチック端子79で、ヒータと熱電対の配線が中継される。ねじの頭はろう75で封止される。ろう溶着はアウトガスの封止効果、ねじは大きな強度が得られる固定効果をそれぞれ役割分担する。

耐電耐熱被覆層を有する金属箔からなる2つの面状ヒータと、当該2つの面状ヒータによって構成された積層構造体によって加熱される加熱板51とを少なくとも備えたホットプレートによって真空チャンバ内で液晶パネルの熱処理を行うホットプレートを使用した液晶パネルの熱処理方法が構成される。

図9は、真空ホットプレートを真空チャンバ内で液晶パネルの熱処理装置として使う場合のシステム構成図を示す。図中、83は2つの金属箔からなる面状ヒータを積層体として構成した真空ホットプレート、82はそのハーメチック端子で、ヒータ電源端子と熱電対端子からなる。81は液晶パネルを取付ける液晶パネル熱処理板、84は、これに真空ホットプレートを取付ける固定ねじで、ホットプレート内の真空を維持するようにろう付けで封止されている。86はこれらのホットプレートを収納する真空チャンバである。大気中にはヒータの温度調節をする温度調節計85がそれぞれのホットプレート毎にハーメチック端子79を経由して接続される。半導体ウエハについても同様に処理を行うことができる。

【発明の効果】
以上説明したように、本発明によれば、積層された2枚のヒータ、特に全域ヒータ、周辺ヒータを使用することにより、片面でも2.5倍の伝熱量が全面に均一して得られ、構造・工程が簡単な面状ヒータが、低価格で実現する。これを真空ホットプレートに実装するのに、ろう付け工程とねじ止め構造を併用し、ハーメチック端子を使えば真空配管なしでコンパクトなホットプレートのユニットができ、これを平板状に増設することにより、液晶パネルはもとより、半導体デバイスも、その製造用ホットプレートの合理化が容易になる。
