本発明はプラズマ生成用ホローカソードに関するものであり、更に詳しくは使用する熱電子放出材料が放電によって亀裂や剥離、脱落を生ずることなく、ホローカソード放電が長時間にわたって安定に維持されるプラズマ生成用ホローカソードに関するものである。

プラズマ生成用ホローカソード(以降、ホローカソードと称する)はイオンプレーティング装置や真空冶金装置において金属を溶融ないしは蒸発させる場合に使用される。例えば、イオンプレーティングにおいては、ホローカソード放電によって金属を溶融して蒸発させ、必要な場合には反応ガスを導入して基板上に薄膜を形成させるが、この時、蒸発粒子のイオン化率が高く基板への付着強度が大であり、蒸発粒子の基板の裏面側への回り込みも良いことから、TiC(炭化チタン)、TiN(窒化チタン)、AlN(窒化アルミニウム)、ZnO(酸化亜鉛)等の誘電体膜や、In2 O3 ・SnO2 (インジウム錫酸化物)の如き透明導電膜、その他がホローカソード放電によるイオンプレーティング装置によって形成されている。

(従来例1)図4はホローカソード(中空陰極)を使用するイオンプレーティング装置10の縦断面図である。真空ポンプ12が接続された真空槽11内には、水冷銅ブロック19上のハース13に蒸発材料14すなわち蒸発源として、例えばMg(マグネシウム)が充填され、その直上方には流量調整バルブ15に接続され、Ar(アルゴン)ガスの導入パイプを兼ねるTa(タンタル)パイプ16の先端にL字形状のホローカソード37が取り付けられており、外部の直流電源18によってハース13とホローカソード37との間に直流電圧が印加されるようになっている。このホローカソード37は外径20mm、内径14mm、長さ200mmのL字形のTaパイプからなり、後述するが、その先端部には仕事関数が小さく、熱電子放出温度の低いLaB6 (硼化ランタン)が内層として一体的に取り付けられている。真空槽11内の上方の基板ホールダ22にはガラス基板21が固定されており、ガラス基板21の裏面側には、ガラス基板21の温度を制御するための赤外線ヒータ23が取り付けられている。更に真空層11の外部から反応ガスとしてのO2 (酸素)ガスが、流量調節バルブ24を備え先端部をリング状とした反応ガスパイプ25によって導入され、蒸発されてくるMgとの反応度を高めるようにガラス基板21の周囲に設けられた円筒状のチムニー26内においてガラス基板21に向けて噴出されるようになっている。

従来、ホローカソードとしては単なるL字形のTaパイプが使用されてきたが、スパッタ作用等を受けて消耗が激しいこと、放電電圧が高いこと、ホローカソード放電時における温度が2500℃に近い温度にもなり輻射熱の基板21への影響を無視できないことのほか、熱絶縁のためのコストが大であることから、仕事関数が2.3〜2.6eVと小さく、熱電子放出温度も1500℃近辺にある熱電子放出材料LaB6 が着目され利用され始めている。図5は上記ホローカソード37の断面図である。すなわち、外径20mmφ、肉厚3mmのTaパイプ36の先端(下端)部を肉厚1.5mmとするように、その内周部を先端(下端)から奥へ正味長さ40mmをくり抜き、終端にストッパーとしてのテーパ部35を設けた箇所を外層とし、これに内層としての外径17mmφ、内径7mmφ、長さ40mmのLaB6 円筒31を挿嵌し、下端に肉厚3mmで円筒状のTaキャップ39をかぶせて溶接固定したものである。Taキャップ39の軸心部には径5mmφの開口38が形成されている。LaB6 円筒31はLaB6 微粒子の焼結体である。

上記のイオンプレーティング装置10によってガラス基板21上にMgO(酸化マグネシウム)薄膜を形成させるには、真空槽11内を到達可能な圧力まで真空ポンプ12によって排気した後、所定の流量で所定の分圧となるようにArガスを導入し、直流電源18によってハース13とホローカソード37との間に直流電圧を印加する。これによって、Arガスはプラズマ化され、プラズマによって加熱されるホローカソード37のLaB6 円筒31から熱電子が放出される。その熱電子ビームとしてのホローカソード放電によってハース13内のMgは加熱されて溶融し、 ガラス基板21へ向かって蒸発する。この時蒸発する粒子の20〜40%はイオン化される。一方、反応ガスとしてのO2 ガスを所定の分圧となるように導入しチムニー26内で噴出させることにより、ガラス基板21上に反応生成物としてのMgO薄膜が形成される。

【発明が解決しようとする課題】
上記のホローカソード37を設置したイオンプレーティング装置10によって、表1に示した条件でガラス基板21へのMgOの膜形成を連続的に繰り返し、成膜時間の合計がほぼ100時間に達するとホローカソード放電が不安定化するので成膜を停止せざるを得なかった。その原因を調査したところ、LaB6 円筒に亀裂が生じ、その一部は剥離、脱落してTaキャップ39の開口38を閉塞していた。

(従来例2)これに対して、LaB6 を分散相、Taを分散媒として分散型燒結材を使用するホローカソードが提案されている。 図6はそのホローカソード47の下端部を示し、図6のAはその断面図、図6のBは図6のAにおいてbで示す部分の拡大図である。なおホローカソード47の全体的な構造は図4に示したホローカソード37と同様である。図6のAに示すように、ホローカソード47の下端部はTaパイプ36の先端(下端)部をくり抜いて外層とし、その内部へ内層としてLaB6 の分散型燒結材からなる円筒41を挿入して、円筒状のTaキャップ39をかぶせ溶接固定したものである。また、図6のBに示すように、LaB6 の分散型燒結材はLaB6 の顆粒を分散相48とし、Ta微粒子を分散媒49として焼結し形成されるものである。

しかし、上記のLaB6 の分散型燒結材によるホローカソード47を使用して、表1に示した条件でガラス基板21へのMgOの膜形成を連続的に繰り返した場合、LaB6 の分散型燒結材による円筒41に亀裂ないしは剥離、脱落を生ずるものがあり、信頼性の点で必ずしも十分なものではなかった。

その原因に付いて調査した結果、その作製工程に問題があると理解された。
すなわち、LaB6 の分散型燒結体は次のようにして作製される。
(1)粒子径数μmのLaB6 微粉末を温度1000〜2000℃、2〜5時間の条件で真空ホットプレスを行ないLaB6 燒結体とする。
(2)LaB6 燒結体を粒子径1〜3mmの顆粒状に粉砕する。
(3)上記LaB6 の顆粒中に粒子径数μmのTa微粒子を混合する。
(4)上記混合物を温度1000〜2000℃、2〜5時間の条件下に真空ホットプレスを行なってTa微粒子を燒結させる。
しかし、上記の作製方法には、次に示すような問題点が見出された。
[1]LaB6 燒結体を粉砕した顆粒の形状および粒子径に「ばらつき」があるために、Ta微粒子がLaB6 顆粒の間隙に均等に混合されない。
[2]LaB6 顆粒の形状および粒子径に「ばらつき」があるために、真空ホットプレス中において圧力が均等にかからず、一部のTa微粒子の燒結が十分に進行しない。その結果、Ta微粒子が燒結された分散媒49の機械的強度が十分に発現されず、LaB6 の分散型燒結体によるホローカソード47の寿命に「ばらつき」を生じていたものと考えられる。

本発明は上述の問題に鑑みてなされ、ホローカソードに内層として使用するLaB6 が均等に強化された複合体からなり、電流400Aでホローカソード放電させてもLaB 6 燒結体に亀裂や剥離、脱落を発生せず、長時間の連続放電が可能なプラズマ生成用ホローカソードを提供することを課題とする。

【課題を解決するための手段】
上記の課題は請求項1の構成によって解決されるが、その解決手段を実施の形態によって例示すれば、図1のAは本実施の形態によるプラズマ生成用ホローカソード57の先端部の断面図であり、図1のBは図1のAにおいてaで示す部分の拡大図である。 すなわち、外層としてのTaパイプ36内に保持させる内層としてのLaB6 の強化燒結体の円筒51は、融点2000℃以上の高融点金属の細線または耐熱性無機物の繊維、例えば高融点金属であるTaの細断された細線52を強化材としてLaB 6 微粉末に均等に分散し焼結してLaB6 微粉末の燒結体53と一体化させたものであり、かつ円筒51の先端側の端面を軸心部に開口38を備えたTaキャップ39で覆ったものである。このように構成されるホローカソード57は長時間使用してもLaB6 の強化燒結体の円筒51に亀裂や剥離、脱落は発生せず、放電が長時間にわたって安定に維持される。

【発明の実施の形態】
以下、本発明の実施の形態について図面を参照して具体的に説明する。

図1は本実施の形態によるホローカソード57の下端部を示し、図1のAはその断面図、図1のBは図1のAにおいてaで示す部分の拡大図である。なお、ホローカソード57の全体的な構造は図5に示したホローカソード37と同様である。図1のAに示すように、外径20mmφ、肉厚3mmのTaパイプ36の先端(下端)部を肉厚1.5mmとなるように正味長さ40mmをくり抜いて外層とし、その内部へ内層としてLaB6 のTa細線強化燒結体からなる外径17mm、内径7mmφ、長さ40mmの円筒51を先端側から挿入し、更に軸心部に開口38を備えた円筒状のTaキャップ39を先端へかぶせ溶接固定したものである。また、図1のBに示すように、LaB6 のTa細線強化燒結体の円筒51は細断されたTa細線52を強化材とし、LaB6 の燒結体53で一体化して形成されるものである。

すなわち、LaB6 のTa細線強化燒結体は燒結後にTa20〜40容積%、LaB6 80〜60容積%の混合比率が得られるように、LaB6 微粉末(粒子径数μm)中に強化材としての細断されたTa細線(外径0.2mmφ、長さ5mm)52を均等に混合し、温度1000〜2000℃、2〜5時間の条件下に真空ホットプレスを行なってTa微粒子を燒結させたものである。この真空ホットプレス時にTaとLaB6 とが密接し反応するように、真空ホットプレスの加熱、加圧のタイミングに留意することが肝要であり、それによって強固なTa細線強化燒結体が得られる。なお、高融点金属細線の材料としては上記のTa以外に、W(タングステン)、Mo(モリブデン)、Hf(ハフニウム)、Nb(ニオブ)を使用し得る。

図4に示したイオンプレーティング装置10のホローカソード37を図1に示した本実施の形態のホローカソード57と交換し、表1に示した条件のもとでガラス基板21上にMgO薄膜を形成させた。薄膜形成を連続的に繰り返して行い、成膜時間の合計が500時間を経過した後のホローカソード57について検討したところ、LaB6 のTa細線強化燒結体による円筒51は亀裂や剥離、脱落を発生しておらず、内表面から徐々に消耗していることが観察された。すなわち、LaB6 の強化燒結体による円筒51を内層とし、Taパイプ36を外層とする2層構造のホローカソード57とし、かつ軸心部に開口38を備えたキャップ39で内層の先端側の端面を覆うことにより、ホローカソード放電が長時間にわたって安定して得られ、ホローカソードの寿命も従来例より大幅に延長されることが判明した。

以上、本発明の実施の形態について説明したが、勿論、本発明はこれに限られることなく、本発明の技術的思想に基づいて種々の変形が可能である。

例えば本実施の形態においては、ホローカソード57の内層に使用するLaB6 の強化燒結体による円筒51に強化材としてTa細線52を使用したが、Ta以外の融点2000℃以上の高融点金属の細線、例えば、W、Mo、Hf、Nbの細線も同様に使用し得る。

また本実施の形態においては、LaB6 の強化燒結体の円筒51は細断された長さ5mm、外径0.2mmφのTa細線52をLaB6 の燒結体53内に均等に分散させて強化材としたが、Ta細線52の長さや外径はこれに限られず適宜選択される。また図1のBに対応させた図2に示すように、Ta細線を長い状態でランダム・コイル状52’としてLaB6 の燒結体53内に均等な密度となるように分配してもよい。そのほか、図1のBに対応させた図3のAに示すように、Ta細線を例えば3mm間隔の平行な直線状のTa細線と、これらにほぼ直交して3mm間隔の平行な波状のTa線とで網状52”としてLaB6 の燒結体53内に埋め込んでもよい。なお、図3のBはTa細線の網52”の斜視図である。

また本実施の形態においては、LaB6 の強化燒結体の強化材として高融点金属であるTaの細線を使用したが、耐熱性の無機物繊維、例えば、アルミナや炭化けい素によるセラミックファイバーも強化材として同等の効果を示す。そのほか耐熱性のウイスカーも強化材として使用し得る。

また本実施の形態においては、Taパイプ36の先端(下端)部をくり抜いた箇所を外層とし、その内部へ内層としてLaB6 の強化燒結体の円筒51を挿嵌し、更に先端にTaキャップ39をかぶせてホローカソード57としたが、これ以外の如何なる方法で外層としてのTaパイプ36に内層としてのLaB6 の強化燒結体の円筒51を保持させてもよい。例えばLaB6 の強化燒結体の円筒51が入り得る程度の長さで底面の軸心部に開口の形成された有底のTaチューブ内に内層としてのLaB6 の強化燒結体の円筒51を保持させ、そのTaチューブの上端部をTaパイプ36の先端(下端)部に螺合させるようにしてもよい。

また本実施の形態においては、LaB6 の強化燒結体の円筒51のサイズを外径17mm、内径7mm、長さ40mmとしたが、サイズはこれに限られず、外径や長さを大にしてもよく内径を大にしてもよい。特に大電流を流す場合には、LaB6 の強化燒結体の円筒51の内表面積を大にして電気抵抗を小さくすることが望ましい。
