【発明が属する技術分野】
本発明は、高集積化された半導体集積回路装置の製造に用いる誘導結合型プラズマの制御方法及び誘導結合型プラズマ処理装置に関する。

【従来の技術】
近年、誘導結合型プラズマ源は、高集積化された半導体集積回路装置の製造プロセスにおけるエッチング方法又はCVD法等に用いられ、超LSIの製造プロセスには欠かせないものになっている。

以下、従来の誘導結合型プラズマ装置の一例について、図21を参照しながら説明する。

図21は、従来のプラズマ処理装置の概略断面構造を示しており、内部が真空に保持される真空チャンバー100の周壁は石英製遮蔽板101よりなり、真空チャンバー100の内部には、被処理基板102を保持すると共に下部電極となる試料台103が設けられている。また、真空チャンバー100の上部には、プロセスガスを導入するガス導入口104aを有するガス分散板104が設けられていると共に、真空チャンバー100の下部にはガス排出口105が設けられている。

真空チャンバー100の周壁の外側つまり石英製遮蔽板101の外側には誘導コイル106が設けられており、誘導コイル106の一端は第1の整合器107を介して第1の高周波電源108に接続されていると共に、誘導コイル106の他端は接地されている。第1の高周波電源108から第1の整合器107を介して誘導コイル106に第1の高周波電力を印加すると、真空チャンバー100内に導入されるプロセスガスよりなるプラズマ109が生成される。

試料台103には、第2の整合器110を介して第2の高周波電源111が接続されており、第2の高周波電源111から第2の整合器110を介して試料台103に第2の高周波電力を印加すると、プラズマ109は試料台103に保持されている被処理基板102に照射される。

【発明が解決しようとする課題】
ところで、真空チャンバー100の内部において生成されるプラズマ109の密度は、メンテナンスを行なう際に、誘導コイル106の部品交換を行なったり、石英製遮蔽板101等を一時的に取り外して再度取り付けたり、又は真空チャンバー100の内部に設けられている部品を取り替えたりしたとき等に変化する。

これは、プラズマ109の密度は、種々の要因、例えば、誘導コイル106の長さ(全長)、誘導コイル106と石英製遮蔽板101との間隔、誘導コイル106の中心と真空チャンバー100の中心とのずれ量、誘導コイル106のピッチ等の要因により変化するからである。

しかしながら、従来のプラズマ処理装置においては、誘導コイル106又は石英製遮蔽板101等を取り外した後に再び取り付けたり、又は真空チャンバー100の内部に設けられている部品を取り替えたりしたときには、誘導コイル106の長さ(全長)を調整することにより、プラズマ109の密度を制御していた。

ところが、前述のように、プラズマ109の密度は、誘導コイル106の長さ、誘導コイル106と石英製遮蔽板101との間隔、誘導コイル106の中心と真空チャンバー100の中心とのずれ量、誘導コイル106のピッチ等の要因により変化するので、誘導コイル106の長さを調整するのみでは、プラズマの密度を正確に制御することができなかった。

前記に鑑み、本発明は、プラズマの密度を正確に制御できるようにすることを目的とする。

【課題を解決するための手段】
前記の目的を達成するため、本発明に係る第1の誘導結合型プラズマの制御方法は、周壁に誘電体を有する真空チャンバーと、誘電体の外側に設けられた誘導コイルと、誘導コイルに高周波電力を供給する高周波電力源と、高周波電源と誘導コイルとの間に設けられた整合器とを備えた誘導結合型プラズマ処理装置の真空チャンバー内に発生するプラズマを制御する方法を対象とし、真空チャンバー内に導電体を配置した状態で、誘導コイルからみた高周波インピーダンス値を求める工程と、高周波インピーダンスの値が所定値に近づくように、誘導コイルの形状又は誘電体の形状を変化させる工程とを備えている。

ここで、誘導コイルの形状とは、誘導コイルの長さ、ピッチ又は直径等のように高周波インピーダンス値に影響を及ぼすパラメータを意味し、誘電体の形状とは、誘電体の厚さ又は直径等のように高周波インピーダンス値に影響を及ぼすパラメータを意味する。

第1の誘導結合型プラズマの制御方法によると、誘導コイルからみた高周波インピーダンス値が所定値に近づくように、誘導コイルの形状又は誘電体の形状を変化させるため、真空チャンバー内に発生するプラズマの密度を正確に制御することができる。

【発明の実施の形態】
(第1の実施形態)
以下、本発明の第1の実施形態について、図1〜図7を参照しながら説明する。

図1は、第1の実施形態に係る誘導結合型プラズマの制御方法に用いられるプラズマ処理装置の概略断面構造を示しており、内部が真空に保持される真空チャンバー10の周壁は誘電体としての石英製遮蔽板11よりなり、真空チャンバー10の内部には、被処理基板12を保持すると共に下部電極となる試料台13が設けられている。また、真空チャンバー10の上部には、プロセスガスを導入するガス導入口14aを有するガス分散板14が真空チャンバー10に対して着脱可能に設けられていると共に、真空チャンバー10の下部にはガス排出口15が設けられている。

真空チャンバー10の周壁の外側つまり石英製遮蔽板11の外側には誘導コイル16が設けられており、誘導コイル16の一端は第1の整合器17を介して第1の高周波電源18に接続されていると共に、誘導コイル16の他端は接地されている。第1の高周波電源18から第1の整合器17を介して誘導コイル16に第1の高周波電力を印加すると、真空チャンバー10内に導入されたプロセスガスよりなるプラズマ19が生成される。

図2は、図1に示すプラズマ処理装置を構成する真空チャンバー10のプラズマ発生領域に導電体としての金属体22を配置すると共に、誘導コイル16の一端にネットワークアナライザ23を接続した状態を示している。尚、ネットワークアナライザ23は第1の整合器17が接続されていた位置に接続されている。また、金属体22としては、いずれも中実であって、相対的に大きな直径を持つ短円柱状のものと、相対的に小さい直径を持つ短円柱状のものとの2種類を準備する。尚、中実の金属体22に代えて中空状の金属体を用いる場合には、上部及び下部が閉鎖されているものを用いる必要がある。ネットワークアナライザ23は、誘導コイル16と金属体22との間の高周波インピーダンスを、誘導成分、容量成分及び抵抗成分に分離して測定することができる。

図3(a) 、(b) は、プラズマ発生領域に金属体22を配置したときに第1の整合器17からプラズマ発生領域を見たときの高周波インピーダンスの等価回路を示しており、図3(a) は、プラズマ発生領域に相対的に大きい直径を持つ金属体22を配置した場合であり、図3(b) はプラズマ発生領域に相対的に小さい直径を持つ金属体22を配置した場合である。図3(a) 及び(b) において、C0は誘導コイル16及び石英製遮蔽板11により形成される容量成分(誘導コイル16から石英製遮蔽板11の内面までに形成される容量成分)を示し、C1は石英製遮蔽板11の内面から大きい直径の金属体22の外面までに形成される容量成分を示し、C2は石英製遮蔽板11の内面から小さい直径の金属体22の外面までに形成される容量成分を示し、L0は誘導コイル16の誘導成分を示し、R0は誘導コイル16の抵抗成分を示している。
