この発明は、フッ化炭素ラジカルにより被処理体上に炭素系薄膜を成膜したり、被処理体に所要のパターンをエッチングするプロセス処理におけるプロセス処理方法及び装置に関する。

【発明が解決しようとする課題】
例えば半導体製造プロセス等の各種プロセス処理においては、処理容器中に炭素原子を含んだガスを導入して炭素ラジカルを発生させてガラス板やシリコン基板等の被処理体上に炭素系薄膜を成膜したり、被処理体上に所要の回路パターンをエッチングしている。

そしてプロセス処理容器中に炭素ラジカルを発生させる方法としては、プラズマが発生した処理容器中にArガスやHeガス等の希ガスと共に炭素原子を含んだCx Fy ガス(フルオロカーボンガス、x =1 ,2 ,3 ……,y =4 ,5 ,……)を導入してプロセス処理に不可欠なフッ化炭素ラジカル(Cx Fy ラジカル)を生成している。

しかしながら、近年、成層圏におけるオゾン層の破壊を防止する必要からフルオロカーボンガスの使用が世界的に禁止されるようになってきている。このような現状においては、プロセス処理においてもフルオロカーボンガスの使用が禁止されるおそれが高く、フルオロカーボンガスをCx Fy ラジカル源として成膜処理やエッチング処理する従来のプロセス処理自体、将来的には実施できなくなるおそれをある。

又、プロセス処理容器内にCx Fy ガスを供給するシステムとしては、安全装置が付帯した大容量のガスボンベを必須要素としていた。このため、大型のガスボンベをプロセス処理するためのクリーンルーム内に配置した際、ガスボンベの占有面積が多くなり、クリーンルームの稼働効率が悪くなる問題を有していた。

本発明は、上記した従来の欠点を解決するために発明されたものであり、その課題とする処は、フルオロカーボンガスを直接使用することなく、プロセス処理に不可欠なCx Fy ラジカルを効率的に得ることができるプロセス処理におけるフッ化炭素ラジカル発生方法及び装置を提供することにある。

又、本発明の他の課題は、取り扱いが容易な固形フッ化樹脂材料を使用してプロセス処理に不可欠なCx Fy ラジカルを発生させることができるプロセス処理におけるフッ化炭素ラジカル発生方法及び装置を提供することにある。

更に本発明の他の課題は、ガス源を小型化してプロセス処理するクリーンルーム等を有効活用することができるプロセス処理におけるフッ化炭素ラジカル発生方法及び装置を提供することにある。

【問題点を解決するための手段】
このため請求項1は、フッ化炭素ラジカルにより被処理体をプラズマ処理するプロセス処理方法において、処理容器内に配置されたフッ化樹脂材料にレーザ照射手段からパルスレーザ光を照射して気化させてCx Fy ラジカル(x =1 ,2 ,3 ……,y =1 ,2 ,3 ……)を発生させると共に、パルスレーザ光に同期してプラズマを発生させる高周波電力を変調制御して、プラズマ処理を実行することを特徴とする。
また、請求項2の発明は、フッ化炭素ラジカルにより被処理体をプラズマ処理するプロセス処理方法において、フッ化樹脂材料にパルスレーザ照射装置からパルスレーザ光を照射して気化させてCx Fy ガス(x =1 ,2 ,3 ……,y =1 ,2 ,3 ……)を発生させると共に、パルスレーザ光に同期してプラズマを発生させる高周波電力を変調制御して、Cx Fy ガスから得られるCx Fy ラジカル(x =1 ,2 ,3 ……,y =1 ,2 ,3 ……)により、プラズマ処理を行うことを特徴とする。

【発明の実施の形態】
以下、本発明の実施形態を図に従って説明する。

実施形態1
図1は本発明方法をシリコン板に成膜されたシリコン酸化膜に所要のパターンをエッチングするプロセス処理装置としてのエッチング処理装置に実施した説明図である。

プロセス処理装置としてのエッチング処理装置1における処理容器3上部には放電室5が設けられ、該放電室5には出力調整装置7を介して高周波電源9に接続された高周波アンテナ11が取付けられている。これら放電室5、出力調整装置7、高周波電源9及び高周波アンテナ11はプラズマ発生手段を構成している。そして高周波電源9から高周波電力を高周波アンテナ11に印加して処理容器3内にプラズマを発生させる。

尚、高周波アンテナ11に印加される高周波電力の周波数としてはRF帯域(13.56MHz)、VHF帯域(100MHz)、UHF帯域(500MHz)、マイクロ波(2.45GHz)の何れであっても、又直流電力によって発生させてもよく、プラズマ発生方法に制限されるものではない。

処理容器3内の下部にはバイアス電源13に接続された電極15が配置され、該電極15にはバイアス電源13から任意パルス幅のバイアス電圧が印加される。又、処理容器3の上部には導入管16が設けられ、該導入管16からArガス、Heガス等の希ガスを処理容器3内に導入させる。一方、処理容器3下部には排気装置(図示せず)の排気管17が接続され、処理容器3内に対する希ガスの導入に伴って処理容器3内を排気することにより処理容器3内を所定の圧力に保っている。尚、電極15内には必要に応じて加熱冷却手段(図示せず)が設けられ、該加熱冷却手段により電極15を約−50℃〜約600℃の範囲で加熱及び冷却制御する。

処理容器3内の上部には電動モータ25・27に連結された一対の回転軸21・23が、処理容器3の対角位置にて回転可能で気密に支持され、処理容器3内に位置する回転軸21・23の軸端部にはCx Fy ラジカルのCx Fy ガス源になる固形フッ化樹脂材料33・35が取付盤29・31を介して取付けられている。該固形フッ化樹脂材料33・35としては四フッ化樹脂(ポリテトラフルオロエチン)又は三フッ化樹脂(ポリクロロトリフルオロエチレン)等が適している。そして固形フッ化樹脂材料33・35は電動モータ25・27の駆動に伴って、例えば10rpmの所要回転数で回転される。

固形フッ化樹脂材料33・35直下の処理容器3下面にはSiO2 製又はZnSe製の透過窓37・39が設けられ、一方の透過窓37下方には反透鏡41が、又他方の透過窓39の下方には反射鏡43が、基本的には反射面を上下方向に対して45度傾斜した状態で回動可能に支持されている。これら反透鏡41及び反射鏡43は夫々の反射面を、上記した45度に対して微小角度で往復回動させるように構成され、反射したレーザ光を固形フッ化樹脂材料33・35の直径方向のほぼ全体に照射させる。

そして反透鏡41及び反射鏡43の反射面中心を通る延長線上にはレーザ照射装置45が設けられ、該レーザ照射装置45から発振されたレーザ光は反透鏡41により一方の透過窓37を透過して固形フッ化樹脂材料33に、又反透鏡41を透過したレーザ光は反射鏡43により他方の透過窓39を透過して固形フッ化樹脂材料35に夫々照射される。該レーザ照射装置45としてはパルス発振YAGレーザを使用したが、レーザ光を連続発振する炭酸ガスレーザ照射装置であってもよい。

レーザ照射装置45からのレーザ光は反透鏡41及び反射鏡43の微小往復回動及び電動モータ25・27の駆動による回転に伴って固形フッ化樹脂材料33・35の表面全体にわたってほぼ均一に照射される。

次に、実施例1〜3によりエッチング処理装置1におけるCx Fy ラジカルの発生方法及びプロセス処理例を説明する。

実施例1
図2はレーザ光のエネルギー密度とCF2 ラジカル密度の関係を示すグラフである。

先ず、シリコン板表面に1.5μmの膜厚で形成したシリコン酸化膜上に有機質のレジストパターン(パターン寸法:0.5μmのラインとスペース)が形成された被処理体47を電極15上に載置する。次に、レーザ照射装置45を駆動してレーザ光を、反透鏡41及び反射鏡43を介して固形フッ化樹脂材料33・35の表面に対して光照射周波数10Hzで照射させる。このとき、レーザ光の平均エネルギー密度が約7J/cm2 以上になると、固形フッ化樹脂材料33・35が気化して安定ガスと共にCx Fy ラジカル源としてのCx Fy ガスを発生する。

そして図2に示すようにレーザ光の平均エネルギー密度が約49.4J/cm2 のとき、発生したCx Fy ガスの圧力が2.6mTorrになった。このとき、赤外半導体レーザ吸収分光法により測定すると、発生したCx Fy ガス中におけるCF2 ラジカルの密度が1.1×1013cm-3で、全体の約12%(但し、処理容器3の容量は50L(リットル)、排気速度は84.3L(リットル)/sとした)であった。又、同様の方法で測定したCx Fy ガス中におけるCF及びCF3 ラジカルの密度は、夫々1.0×1011cm-3以下になり、CF2 ラジカルを効率的に発生させた。

上記実施例1では、固形フッ化樹脂材料33・35の温度を室温としたが、固形フッ化樹脂材料33・35にヒーター及び冷却装置(図示せず)を設け、これらにより固形フッ化樹脂材料33・35の温度を−20℃〜150℃の間で変化させてもよい。この場合、固形フッ化樹脂材料33・35の温度を−20℃にした時、室温時に比較してCF2 ラジカルの密度が1.1×1013cm-3から減少し、1×1012cm-3となった。反対に固形フッ化樹脂材料33・35の温度を上げると、CF2 ラジカルの量が多くなり、100℃以上ではCF2 ラジカル以外にも、大きな分子のCx Fy (x ,y >=2 )が発生した。

又、レーザ光のパルス周期を、例えばパルス周期を20Hzより低周期化すると、10HzでCF2 ラジカルの量が1×1012cm-3に減少した。反対に、パルス周期を、例えば10KHzに高周期化すると、CF2 ラジカルのみの密度が1×1015cm-3に増加した。更に、レーザ光のパルス周期を高くすることにより固形フッ化樹脂材料33・35に照射されるレーザ光の平均エネルギー密度を下げてもCF2 ラジカルを有効に発生させることができた。実際には20Hzで平均エネルギー密度7J/cm2 が固形フッ化樹脂材料33・35を気化させるしきい値であったが、1KHzでは平均エネルギー密度10mJ/cm2 で気化させることができ、平均エネルギー密度を上げることでCF2 ラジカル密度のみ増加させることができた。このようにレーザ光のパルス周期を変化させることによりレーザ光の平均エネルギー密度及びCF2 ラジカルの密度を制御することができる。

一方、それ以上の周波数ではレーザ光の平均エネルギー密度を上げると、CF2 以外のCF、CF3 ラジカルや大きな分子が発生しやすくなる。この場合、固形フッ化樹脂材料33・35の気化する箇所の回りに筒を設け、付着係数の大きいCFや大きな分子をトラップし、筒から出てくるCFや大きな分子の密度を下げることができた。

このように固形フッ化樹脂材料33・35の温度や、レーザ光のパルス周期等を制御することによりCF2 ラジカルを選択的に供給できる。又、筒の温度を変化させることによりこれらのラジカル密度若しくは組成を制御することも可能である。

又、レーザ光をパルス化することによりCF2 ラジカルを選択的に供給することが可能であるが、固形フッ化樹脂材料33・35が気化してレーザ光が照射された箇所の穴が深くなると、CF2 ラジカル密度が徐々に低下する傾向にある。この場合にあっては、反透鏡41及び反射鏡43の微小往復運動や電動モータ25・27により固形フッ化樹脂材料33・35を回転させて表面をほぼ均一に気化させることによりCF2 ラジカル密度が低下するのを防止した。

ラジカル密度を上記のような方法で変化させることが可能であるが、赤外半導体レーザ吸収分光法によりCF、CF2 、CF3 ラジカル密度をリアルタイムで測定し、測定値に基づいてレーザ光の平均エネルギー密度、パルス周期、走査速度や、固形フッ化樹脂材料33・35の温度等を制御することによりCF2 ラジカル密度を所望の密度に制御できる。

次に、レーザ光の平均エネルギー密度を上記約49.4J/cm2 にした状態で高周波アンテナ11に500Wの高周波電力を印加して処理容器3内にプラズマを発生させると共に導入口19からArガスやHeガスの希ガスを流量20sccmで導入し、かつ電極15に−300Vのバイアス電圧を印加してプラズマ中のCx Fy ラジカルにより被処理体47のシリコン酸化膜をエッチング処理した際に、電子サイクロトロン共鳴プラズマによりシリコン酸化膜に対するエッチング速度が0.6μm/min.、又シリコンに対するシリコン酸化膜のエッチング選択比が約30であることを確認した。

尚、高周波アンテナ11に印加される高周波電力800W、電極15に印加されるバイアス電圧−300V、Arガスの流量20sccmと各種パラメータを最適化することによりシリコン酸化膜に対するエッチング速度を1μm/min.、又シリコンに対するシリコン酸化膜のエッチング選択比を40以上で、300mmウエハ全面にわたって均一にエッチングされたことを確認した。

更に、レーザ照射装置45に連続光を用い、走査速度を遅くしてCx Fy (x ,y >=2 )以上の大きい分子が出る条件で、Arガスを流量20sccmで添加し、高周波電力800W、バイアス電圧−300Vにした。この条件ではレーザ光によりCF2 ラジカルを選択的に生成させるときより、プラズマを発生させると発生するCF2 ラジカルの密度が約一桁が多くなり、簡単にシリコンに対するシリコン酸化膜のエッチング選択比を40以上にすることができた。

この事実は比較的大きな分子数を持つCx Fy ラジカル若しくはガス分子がプラズマにより分解され、これらの分子からCF2 ラジカルを効率よく発生させることに起因している。このようにレーザ光の照射条件とプラズマの電子温度、電子密度を適宜制御することにより所望のCx Fy ラジカルを効率的に発生させることができた。

即ち、固形フッ化樹脂材料33・35に対するレーザ光の光照射周波数を10Hz、レーザ光の平均エネルギー密度を49.4J/cm2 に設定すると共に希ガスとしてArガスを使用した。又、レーザ照射装置45の光照射1回当り約1分子層のCF2 ラジカルが被処理体47上に吸着することをX線光電子分光法(XPS)、エリプソメータ及び原子間力顕微鏡(AFM)により確認した。このレーザ照射と高周波アンテナ11に対して印加する高周波電力と被処理体47に印加するバイアス電圧の印加タイミングを図3に示す。

この高周波電力を800W、基板バイアス電圧のDC成分を約20V、印加時間を2μsに設定し、レーザ照射後の10μsに印加した。この場合、シリコン酸化膜が約1分子層分、エッチングされ、表面にCF2 分子が残っていないことを確認した。反対に、レーザ光照射後の10μs以内に高周波電力及び基板バイアス電圧を印加すると、表面にCF2 分子が残り、シリコン酸化膜が1分子層分、エッチングされていないことをX線光電子分光法(XPS)、エリプソメータ及び原子間力顕微鏡(AFM)観察で確認した。

実施例ではシリコン酸化物のエッチングについて記したが、シリコン、シリコン窒化物、金属、金属酸化物、超伝導薄膜へのエッチングについても応用可能であることは言うまでもない。

実施例3
高精度なエッチングでは、これを時間分解することが必要不可欠である。

即ち、エッチング処理においては、(1) ラジカルを生成する工程、溝へ導入する過程、(2) 溝部へエネルギーの制御されたイオンを照射し、ラジカルとイオンによる表面反応過程、(3) 反応生成物の脱離過程を時間分解し、(1) 〜(3) の過程を繰り返すことによりエッチング或いはCVDを行う。その際にエッチング処理を効率的に行うには、プラズマをパルス化して発生させることも有効であるが、Cx Fy ガスをパルス的に供給しても有効である。

Cx Fy ガスをパルス的に供給する方法としては、ピエゾを使った高速バルブを使用するのが一般的であるが、この方法ではCx Fy ガスの供給を数10msecオーダでしかON−OFF制御できなかった。

これに対し、本実施例3ではレーザ照射装置45をパルス化して固形フッ化樹脂材料33・35をμsオーダで気化してCx Fy ガスをパルス的に供給することができた。

Cx Fy ガスの供給過程は分子速度により決定される。その際、レーザ光を用いた照射技術においてはμsオーダでレーザ光を照射してCx Fy ガス分子を供給可能であるが、Cx Fy ガスの分子速度は脱離過程における排気速度によっても制御される。このため本実施例3においては処理容器3内におけるCx Fy ガスの滞留時間が1msとなるように排気速度を設定した。

上記条件下でエッチング処理したシリコン酸化膜をSEM(走査型電子顕微鏡)を用いて観察したところ、エッチング孔径0.1μm、アスペクト比15のパターンが垂直にエッチングされたことを確認した。その際、シリコン板に対するシリコン酸化膜の選択比が40であった。

又、上記エッチング処理においてはエッチング孔径が0.1μmのパターンであってもマイクロローディング効果やエッチングストップなどの現象は全く見られなかった。同様にエッチング処理されたシリコン窒化膜のエッチング選択比を調べたところ、同条件で選択比が25であり、良好にエッチングされた。これらの結果は300mm大口径のウエハに対して均一に実現された。

本実施例3においてはプラズマを連続して発生させたが、例えばパルス幅2μsecで50μsec間隔にON−OFF制御してプラズマをパルス的に発生させることにより電子温度の低下によるシリコン酸化膜へのチャージアップを低減し、更に高精度、低ダメージでエッチング処理することができた。

実施例3によるエッチング処理においてアスペクト比が15以上になると、従来のエッチング処理方法ではCx Fy ラジカルの供給が追い付かず、エッチング速度、選択性が低下したが、Cx Fy ラジカルをパルス的に発生させて供給する方法にあっては、Cx Fy ラジカルの温度を時間飛行型質量分析法で測定したところ、1000K程度で普通のラジカルの3倍程度の並進温度であった。このようなCx Fy ラジカルは超高速でエッチング孔に飛び込むため、孔底までCx Fy ラジカルが到達する確率を高めることができ、しかもCx Fy ラジカルを電界で引っ張って衝撃させることによりエッチングするため、エッチング速度の低下を防止することができる。

上記した実施例1〜3にあっては、レーザ光の平均エネルギー密度を大きくすることによりCx Fy ラジカルの並進温度は3000K程度まで制御し、通常のシリコン酸化膜より厚い2μm以上の酸化膜に対し、孔径0.1μmのエッチングを行うことができた。その際、アスペクト比20以上でも、エッチング速度を1μm/min.にすることができたが、エッチング面積は数cm角が限界であった。

実施例4は、大口径のウエハに対しても均一にエッチングすることを可能にするための装置に関するものである。尚、実施形態1のエッチング処理装置1と同様の部材については、同一の符号を付して詳細な説明を省略する。

実施例5は上記した実施形態1のエッチング処理装置1を使用し、高周波アンテナ11に対する高周波電力を非印加とし、電極15上に載置された被処理体47としてのシリコン基板上にフルオロカーボン薄膜を成膜した例を示す。

即ち、高周波アンテナ11に対する高周波電力を0W、バイアス電源電圧を0Vとし、他の条件は実施例1と同一にした状態で固形フッ化樹脂材料33・35にレーザ光を照射してCx Fy ラジカルを発生させて被処理体47上にフルオロカーボン薄膜を成膜した。

この場合、加熱手段により被処理体47を約200〜300℃に加熱すると、被処理体47上に成膜されたフルオロカーボン薄膜が均一で、かつ緻密な構造であることを確認した。又、フーリエ変換分光法(FT−IR)により観測したところ、被処理体47に成膜されたフルオロカーボン薄膜は固形フッ化樹脂材料33・35と同種材質であることを確認した。

更に、上記したようにプラズマの非発生状態においても、被処理体47にフルオロカーボン薄膜を成膜することができたが、高周波アンテナ11に800Wの高周波電力を印加してプラズマを発生し、処理容器3内におけるCx Fy ラジカルの密度を高くすると共に組成比を変化させることにより被処理体47に対して密着性に優れ、誘電率2.3程度の低誘電率のフルオロカーボン薄膜を成膜することができた。
