【発明の属する技術分野】
本発明は、複数の環状部材の軸方向端面同士を接触させて形成された円筒体のシール構造に関し、特に、光学装置においてレンズ、ミラー等の光学素子を保持する円筒体の内部空間をシールするのに好適なシール構造に関するものである。

【従来の技術】
半導体集積回路の製造を行う露光装置では、光源から照射された照明光により所定の倍率で原版のパターンを基板上に露光転写する際に、投影光学系が用いられる。特に、近年では、パターンの微細化に伴い、露光波長の単波長化が図られ、例えば、波長193nmのArFエキシマレーザ、157nmのF2エキシマレーザ等が用いられる。

このArFエキシマレーザ、F2エキシマレーザ等の露光光では、その発光スペクトルが酸素の吸収スペクトルと重なるため、光の透過率が酸素の吸収により低下し、投影露光装置の性能低下につながる。

このため、ArFエキシマレーザ、F2エキシマレーザ等の露光光を用いる投影露光装置では、露光光路の雰囲気を光化学反応に対して不活性なガス(窒素ガス、ヘリウムガス等)に置換する技術が用いられる。

ところで、このような露光装置の投影光学系では、数枚の光学素子が各々の保持部材によって保持され、光学素子の光軸方向にこれらの保持部材が配列される構成となっている。

これらの保持部材内に不活性ガスを供給し、保持部材間において大気の流入を防止するため、特開平11−233412号公報には、鏡筒を構成する上部鏡筒と下部鏡筒の部材間にシール部を設け、これらのシール部を下部リングの溝とこの溝に挿入される上部リングとこれらの溝および上部リング間に充填された不活性グリス等のシール構造が提案されている。

また、他の構成として、下部鏡筒の上端部のフランジと上部鏡筒の下端部のフランジとの外周面側にゴム製の筒状部材を設け、大気の流入を防止する構成も提案されている。

また、従来のシール構造として、数枚の光学素子を保持する保持部材間に弾性材料を挟み込みシールするものがある。このシール構成について図6を用いて説明する。

【発明が解決しようとする課題】
しかしながら、上記特開平11−233412号公報にて提案のシール構造では、鏡筒を構成する上部鏡筒と下部鏡筒との間にシール部を備えるための新たなスペースが必要である。

また、ゴム製の筒状部材を設ける場合においては、下部鏡筒の上端部のフランジ近辺と上部鏡筒の下端部のフランジ近辺においてゴム製の筒状部材を所望の力で全周にわたり押圧しなければ、大気の流入を防ぐことは困難である。

さらに、図5に示すように、鏡筒部材65,66間にOリング67を挟み込んでシールする場合、両鏡筒部材65,66をボルト69によって強固に締結する前に、鏡筒部材65,66同士をそれぞれが保持している光学素子の光軸を一致させるように位置調整する必要があるが、鏡筒部材65,66間での挟み込み力によりつぶれたOリング67と鏡筒部材65,66との間に生じる摩擦によって、鏡筒部材65,66間の位置決めを高精度に行うことが困難となるという問題がある。

なお、はじめに両鏡筒部材65,66の光軸位置調整をしておき、その後、Oリング67を挟み込んでボルト締結する方法も可能ではあるが、ボルト締結時にOリング67がつぶされる際にOリング67に発生する弾性力によって両鏡筒部材65,66が予期しない方向へずれてしまうおそれがある。

【課題を解決するための手段】
上記の課題を解決するために、本発明では、第1環状部材と第2環状部材とをこれら両環状部材の軸方向端面同士を接触させて形成された円筒体のシール構造において、両環状部材の接触部の外周に互いに上記軸方向に対する傾斜が逆である傾斜面(例えば、径方向外方に向かって開いたV字形状断面を有する溝を形成する傾斜面)を形成し、これら両傾斜面に環状の弾性部材を当接させる。そして、この弾性部材の外周側に、第2環状部材の傾斜面に概ね対向するよう軸方向に対して傾斜し弾性部材に接触する内周面を有した環状の第1押圧部材と、第1環状部材の傾斜面に概ね対向するよう軸方向に対して傾斜し弾性部材に接触する内周面を有した環状の第2押圧部材とを配置し、これら第1および第2押圧部材を上記軸方向に相対的に接近する方向に変位させる変位付与手段を設けている。

すなわち、変位付与手段によって第1および第2押圧部材を上記軸方向に相対的に接近する方向に変位させることによって、弾性部材を両環状部材の傾斜面に確実に押圧するようにしている。また、軸合わせを行った両環状部材をボルト等によって締結した後にその外周に弾性部材を配置すればよいため、弾性部材が両環状部材の軸合わせの支障となることはない。

しかも、変位付与手段から第1および第2押圧部材の全周にわたって均等な変位力が付与されなくても、第1および第2押圧部材から弾性部材には全周にわたって均等な押圧力が作用するので、両環状部材の接触部を全周にわたって確実にシールすることが可能となる。

なお、変位付与手段としては、それぞれ第1および第2押圧部材の外周に接触する、第2および第1環状部材の傾斜面に概ね対向するよう上記軸方向に対して傾斜した2つの内周面を有し、径方向内方への締め付け力を発生する略環状の締め付け部材を用いてもよい。また、第1および第2押圧部材間に取り付けられたボルトを用いてもよい。

また、第1環状部材と第2環状部材とを締結するボルト等の締結部材を有する場合には、上記円筒体の径方向において、このシール構造を上記締結部材よりも外側に設けるのがよい。

そして、本発明のシール構造によれば、例えば円筒体の内側に光学素子が保持される場合、円筒体の内側空間への外気の流入、さらには流入した外気(酸素等)によるレーザー光等の吸収を防止することが可能となる。また、円筒体の内側空間からの不活性ガス等の流出を確実に防止することも可能である。

【発明の実施の形態】
(第1実施形態)
図1(a),(b)には、本発明の第1実施形態であるレンズ鏡筒(光学素子保持構造)50を示している。この図において、重力方向は光軸と一致し、図中の−Z方向である。また、図2には、上記レンズ鏡筒におけるシール構造を拡大して示している。
