この発明は、ドライエッチング方法に関する。

【従来の技術】
フォトリソグラフィ技術とこれに伴うエッチング技術は、半導体素子等の製造工程で用いられる微細加工の代表的な技術として知られている。後者のエッチングは、フォトリソグラフィの露光後にパターンとして残す部分以外の不要部分の除去や、あるプロセスで用いるがその後のプロセスでは不要となるものの除去のために行う。このようなエッチングには、プラズマ化したガスによりエッチングを行うドライエッチングがよく用いられる。

このようなエッチングを行うためのドライエッチング装置(以下、単に装置と称する場合がある。)は、内部を真空に保持した状態で、被エッチング材に対してドライエッチングを行う真空処理室と、この真空処理室に隣接して設けられ、内部を真空に保持してある予備室とを具えているものが多い。これは、エッチングを行う真空処理室に大気が流入するのを防ぐためである。真空処理室に大気が流入すると、エッチング時に生じた反応生成物が大気中の水分を吸収して固化し、処理室の内壁に付着する。また、真空処理室の側壁や天壁から固化した反応生成物(以下、パーティクルともいう。)が剥がれ落ちたり、真空処理室内のガスの流れによって巻き上げられたりすることによって、被エッチング材の表面にも付着するおそれがある。被エッチング材の表面にパーティクルが付着すると、レジスト膜と同じ働きをするため、本来ならばエッチングしなければならない部分が、除去されずに残ってしまうことになる(以下、これを膜残りという。)。このため、被エッチング材の加工精度等が低下したり、不良品となってしまったりするおそれがある。装置内に付着した反応生成物の除去には煩雑なメンテナンスが必要となるため、反応生成物の付着を抑えることが可能な装置の開発が検討されてきている。

例えば特開平6−177074号公報に開示されている装置によれば、上述の予備室の内部を加熱する手段が設けてある。また、特開昭64−42583号公報に開示されている装置によれば、半導体ウエハの表面に赤外光を照射する手段を設けてある。このように、予備室内や被エッチング材を加熱することにより、反応生成物の付着を抑えようというものである。

【発明が解決しようとする課題】
しかしながら、従来の装置はいずれも、真空処理室や被エッチング材の表面への、反応生成物の付着の抑制について、満足のいく効果は得られなかった。また、被エッチング材の処理数が進むにつれ、被エッチング材に付着した反応生成物が妨げとなって、エッチングレートが低下することを避けることができなかった。

したがって、真空処理室や被エッチング材の表面への、反応生成物の付着の抑制に、さらなる効果を期待できるようなドライエッチング方法が望まれていた。

【課題を解決するための手段】
このため、この発明のドライエッチング方法によれば、第1予備室と、該第1予備室と第1バルブを介して接続された第2予備室と、該第2予備室と第2バルブを介して接続されていて上部電極および下部電極を具えた真空処理室とを有するドライエッチング装置内で、被エッチング材に対してドライエッチングを行うドライエッチング方法において、大気圧になっている第1予備室に、被エッチング材が形成されている半導体ウエハを搬送する工程と、半導体ウエハが搬送された第1予備室内を真空引きする工程と、第1バルブを開口し、第1予備室から、予め真空状態である第2予備室に半導体ウエハを搬入する工程と、第2バルブを開口し、第2予備室から、予め真空状態である真空処理室に半導体ウエハを搬送する工程と、真空処理室の内部、上部電極及び下部電極を加熱する加熱工程と、共通の熱交換器から供給される熱媒体を同時に上部電極及び下部電極に供給することにより、上部電極及び下部電極の温度を調節しながら被エッチング材に対してドライエッチングを行うドライエッチング処理工程とを含み、ドライエッチング処理工程は、加熱工程の開始から10秒から30秒経過した後に行うことを特徴とする。

この構成によれば、真空処理室および被エッチング材のいずれにも、反応生成物に起因するパーティクルが付着するのを抑えることができる。真空処理室の内部と上部電極および下部電極との温度は、同じ温度である必要はない。エッチングによる反応生成物の蒸気圧等も考慮して、例えば、真空処理室の内部の温度を80℃程度とし、上部電極および下部電極の温度を110℃程度とするなど、好適な温度設定とする。又、ドライエッチング処理工程を、加熱工程の開始から10秒から30秒経過した後に行うことにより、ウエハ温度の安定を図ることができ、ウエハ面内でのエッチングレートのばらつきが改善され均一性が向上する。

【発明の実施の形態】
以下、図を参照してこの出願の発明の実施の形態について説明する。各図は、発明が理解できる程度に各構成成分の大きさ、形状および位置関係等を概略的に示してあるにすぎない。また、以下の説明中で挙げる使用材料、処理時間、処理温度などの数値的条件は、これら発明の範囲内の好適例にすぎない。従って、これらの発明は、これら条件にのみ限定されるものではない。また、図において、断面を示すハッチング等は省略してある。

<第1の実施の形態>
図1は、この発明の第1の実施のドライエッチング方法の説明に供するドライエッチング装置の概略的な平面図であり、ここで用いたドライエッチング装置10の装置構成を、この装置の天壁を除いた形で示してある。

この実施の形態のドライエッチング装置によれば、内部にプラズマ発生用の上部電極および下部電極を具え、かつ内部を真空に保持した状態で、被エッチング材に対してドライエッチングを行う真空処理室と、この真空処理室に隣接して設けられ、内部を真空に保持してある予備室とを具えたドライエッチング装置において、真空処理室の内部と、上部電極および下部電極のそれぞれを、温度調節するための手段を設けてある。ここでは、次のような装置構成となっている。大気搬送ロボット100すなわち、外部からこのエッチング装置に搬送する、大気にさらされたロボットに、装置10が隣接している。装置10内には、被エッチング材を、このロボット100から装置10に搬入するため、また、装置10からロボット100に搬出するための、第1予備室11が設けられている。また、第1予備室11に、バルブ13を介して、第2予備室15が隣接して設けられている。この第2予備室15内は常に高真空に保持されており、後に述べる真空処理室(第1真空処理室20aおよび第2真空処理室20b)に大気が流入するのを防ぐ構造となっている。また、第2予備室15内には、真空処理室に被エッチング材を搬送するための、搬送アーム15aが具えてある。この第2予備室15の両脇であって、第1予備室11に対して90°の方向の両脇に、バルブ17aを介して第1真空処理室20a、およびバルブ17bを介して第2真空処理室20bが設けられている。真空処理室が二つ設けられているのは、被エッチング材の処理数をより多くするためである。その他の構成成分、例えば、エッチングガスの流入口や排気口等は、ここでは省略してある。次に、第1および第2真空処理室20aおよび20bについて詳細に説明をする。

図2は、図1に示す装置10のうち、第1および第2真空処理室20aおよび20bの構成の説明に供する概略的な構成説明図である。これら二つの真空処理室は、どちらも同じ構成であるため、第1真空処理室20aのみにおいて説明をする。

真空処理室20aは、内部にプラズマ発生用の上部電極21および下部電極23を具えており、いわゆる平行平板型の真空処理室である。上部電極21には、13.56MHz の高周波を印加する高周波電源25を接続してあり、下部電極23はグラウンド27に接続されている。下部電極23は、被エッチング材Aを載せるステージとしても用いられる。上部電極21はシリンダ等の機構により、上下に昇降させることができるようになっており、被エッチング材との距離を調節することができる。

真空処理室20aの側壁29は熱伝導性に優れたアルミ材を用いてあり、この側壁29内の一部に、ヒーター31および第1温度センサー33が互いに埋め込まれており、これらヒーター31および第1温度センサー33に、ヒーター温度を調節するための温度コントローラー35が接続されている。これら、ヒーター31、第1温度センサー33、および温度コントローラー35によって、真空処理室20a内を温度調節するための第1温度調節手段30を構成している。この例では、ヒーター31は、最大80℃まで加熱が可能である。

また、熱交換器37と、この熱交換器37に連絡されていて、その一部分が上部電極21の内部を通っている第1熱媒体循環路39aと、この第1熱媒体循環路39aの部分のうちこの上部電極21内の循環路中に設けられていて、循環している熱媒体の温度を検出する第2温度センサー41aとで、上部電極21を温度調節するための第2温度調節手段40aを構成している。

ここでは、熱交換器37として、チラーを用いており、熱媒体を加熱するヒーターおよび温度コントローラーを内蔵している。また、第2および第3温度調節手段40aおよび40bにおいて、ここでは、同一の熱交換器37を共用している。また、図2では、第2および第3温度センサー41aおよび41bは、第1および第2熱媒体循環路39aおよび39bの外側に示してあるが、実際にはこれら温度センサー41aおよび41bを、熱媒体循環路内に設けてある。この例では、これら第2および第3温度調節手段40aおよび40bにより、上部電極21および下部電極23は、110℃まで加熱が可能となっている。

第2温度調節手段40aは、次のように上部電極21を温度調節する仕組みになっている。熱交換器37に連絡されている第1熱媒体循環路39aの、図示しない熱媒体供給口から、熱交換器37内のヒーターによって加熱された熱媒体が供給され、供給された熱媒体は第1熱媒体循環路39aの図示しない排出口からチラー(熱交換器37)に戻される。第1熱媒体循環路39aは、その一部分が上部電極21内を通っており、また、第1熱媒体循環路39a内に熱媒体の温度を検出する第2温度センサー41aが具えられているので、例えば熱媒体の温度が下がっている時には、熱交換器37内の温度コントローラーがヒーターの温度を調節し、一定の温度に調節されるようになっている。また、第3温度調節手段40bも、第2温度調節手段40aと同様に、次のように下部電極23を温度調節する仕組みになっている。熱交換器37に連絡されている第2熱媒体循環路39bの、図示しない熱媒体供給口から、熱交換器37内のヒーターによって加熱された熱媒体が供給され、供給された熱媒体は第2熱媒体循環路39bの図示しない排出口から熱交換器37に戻される。第2熱媒体循環路39bは、その一部分が下部電極23内を通っており、また、第2熱媒体循環路39b内に熱媒体の温度を検出する第3温度センサー41bが具えられている。第2真空処理室20bの構成については、第1真空処理室20aとまったく同じ構成であるため、説明を省略する。

次に、装置10を用いたエッチング方法について説明をする。

この発明のエッチング方法によれば、すでに説明したように、内部にプラズマ発生用の上部電極および下部電極を具え、かつ内部を真空に保持した状態で、被エッチング材に対してドライエッチングを行う真空処理室と、この真空処理室に隣接して設けられ、内部を真空に保持してある予備室とを具えたドライエッチング装置でドライエッチングを行うに当たり、真空処理室の内部と、上部電極および下部電極のそれぞれを、同時に加熱して一定の温度に保持した状態でエッチングする点に特色を有している。ここでは、被エッチング材A(図2)を、半導体ウエハとした。また、除去の対象は、ここでは、フォトリソグラフィ後に不要となった、反射保護膜としてのTiN(窒化チタン)膜とした。反射保護膜は、露光時に、金属配線の反射率を低くして光の干渉を少なくするために用いるものである。以下、エッチング方法の説明を図1および図2を参照して行う。

まず、第1予備室11を、第1予備室11内の図示しないN2 (窒素)導入口からN2 パージを行って大気圧にする。その後、大気搬送ロボット100から、半導体ウエハを、装置10内の第1予備室11に搬送する。次に、この第1予備室11内の真空引きを行う。これは、第1予備室11内の図示しない真空排気口に接続された真空ポンプによって行う。次に、バルブ13が開口し、半導体ウエハを、第2予備室15に搬送する。第2予備室15は常に高真空に保持されており、エッチング処理を行う真空処理室に大気が流入しないようになっている。次に、バルブ17aを開口して、第2予備室15の搬送アーム15aで、半導体ウエハを、第1真空処理室20aに搬送する。その後、後に述べるエッチング条件により、ドライエッチングを行う。次に同様のプロセスで、バルブ17bを開口して第2予備室20bにも半導体ウエハを搬送し、エッチング処理を行う。このとき、真空処理室10の内部、上部電極21、および下部電極23は、同時に加熱され、一定の温度に保持されている。第1真空処理室20aでエッチング処理が終了した後、第2予備室15の搬送アーム15aで半導体ウエハが第1真空処理室20aから搬出され、バルブ13を通って第1予備室11、大気搬送ロボット100へと送られる。また、第2真空処理室20bでドライエッチング処理が済んだ半導体ウエハも、同様のプロセスで大気搬送ロボット100へと送られる。これを繰り返し、半導体ウエハのエッチングを順次行う。

ここで、真空処理室でのエッチング条件について詳細に説明する。表1は、第1の実施の形態での被エッチング材(除去対象がTiN膜の半導体ウエハ)に対するエッチング条件を示している。

ここで、RFパワーは、高周波電力を示す。また、エッチング時間の項の「EPD」はエッチングの終点検出をエンド・ポイント・ディテクト法としたことを意味する。また、「O.E=40%」は、オーバーエッチング時間の設定を、40%多めにしたことを示す。例えば、ある膜厚の膜を除去するのに、通常10分程度のエッチング時間を要するとすると、ここではエッチング時間の設定を14分にするという意味である。

上記の条件でエッチングを行った後、真空処理室内および半導体ウエハに反応生成物が付着しているかどうか、H2 O2 (過酸化水素水)を用いて調べた。反応生成物とH2 O2 とが反応すると、黄色に発色することを利用して、真空処理室20aおよび20b内に、H2 O2 を流入した。その結果、真空処理室および半導体ウエハのいずれにおいても発色は起こらなかった。よって、パーティクルが、付着していないことが理解できる。

上記の表1の条件で、50枚の半導体ウエハにおいてTiN膜のエッチングを行い、エッチングを行った順に1〜50番までウエハに番号をつけ、ウエハ番号1、13、25、26、38、50の6枚のウエハにつき、エッチングレートの変化と、ウエハ面内でのエッチングの均一性を調べた。図3はその結果を示すものである。特に、図3の(A)は6枚のウエハのエッチングレート(Å/min(分))の変化を示すグラフであり、縦軸にエッチングレート(Å/min(分))をとり、横軸にウエハ番号をとって示している。また、図3の(B)はウエハ面内でのエッチングの均一性を示すグラフであり、縦軸に均一性(±%)をとり、横軸にウエハ番号をとって示している。

図3の(A)より、エッチングレートは、3100〜3500(Å/min)の範囲を示し、ウエハ処理数が増えるにつれ低下することはないことがわかる。また、図3の(B)より、均一性においては、6〜9(±%)の範囲を示し、こちらもウエハ処理数が増えるにつれ低下することがないことがわかる。これは、ウエハに膜残りが起こりにくいことを示す。

次に、TiN膜のエッチングレートの温度依存性を調べた結果を図4に示す。図4は、上部電極21および下部電極23の温度を、60℃、90℃、および110℃としたときの、それぞれのウエハ(試料)のTiN膜のエッチングレートの変化を示すグラフであり、縦軸にエッチングレート(Å/min)をとり、横軸に上部電極および下部電極の温度(℃)をとって示してある。この図からも理解できるように、TiN膜のエッチングレートは上部電極および下部電極の温度が60℃のときは2000(Å/min)程度を示し、90℃のときは2400(Å/min)程度を示す。また、110℃のときは3100(Å/min)程度を示し、温度上昇にほぼ比例してエッチングレートが向上することがわかる。したがって、TiN膜の膜残りは生じていないことが推察される。

<第2の実施の形態>
第2の実施の形態は、基本的には第1の実施の形態と同様である。ここでは、エッチング装置、エッチング方法、エッチング条件等、第1の実施の形態と同じくしたが、除去対象の膜をTiN膜の代わりにポリシリコン膜とした。そして、上記の表1の条件で、50枚の半導体ウエハにおいてエッチングを行い、エッチングを行った順に1〜50番までウエハに番号をつけ、ウエハ番号1、13、25、26、38、50の6枚のウエハにつき、エッチングレートの変化と、ウエハ面内でのエッチングの均一性を調べた。図5はその結果を示すものである。特に、図5の(A)は6枚のウエハのエッチングレート(Å/min(分))の変化を示すグラフであり、縦軸にエッチングレート(Å/min(分))をとり、横軸にウエハ番号をとって示している。また、図5の(B)はウエハ面内でのエッチングの均一性を示すグラフであり、縦軸に均一性(±%)をとり、横軸にウエハ番号をとって示している。

図5の(A)より、エッチングレートは、3400〜3800(Å/min)の範囲を示し、ウエハ処理数が増えるにつれ低下することはないことがわかる。また、図5の(B)より、均一性においては、4〜6(±%)の範囲を示し、こちらもウエハ処理数が増えるにつれ低下することがないことがわかる。よって、ウエハに膜残りも起こりにくい。

次に、ポリシリコン膜のエッチングレートの温度依存性を調べた結果を図6に示す。図6は、上部電極21および下部電極23の温度を、60℃、90℃、および110℃としたときの、それぞれのウエハ(試料)のポリシリコン膜のエッチングレートの変化を示すグラフであり、縦軸にエッチングレート(Å/min)をとり、横軸に上部電極および下部電極の温度(℃)をとって示してある。この図からも理解できるように、ポリシリコン膜のエッチングレートは上部電極および下部電極の温度がいずれの場合もほぼ3500(Å/min)程度を示し、温度上昇につれてエッチングレートが低下しないことがわかる。したがって、ポリシリコン膜の膜残りは生じていないことが推察される。

<第3の実施の形態>
第1の実施の形態とエッチング装置、エッチング方法、エッチング条件等、第1の実施の形態と同じくしたが、第1および第2処理室に半導体ウエハを搬送した後、ヒーター31および熱交換器37を作動させてから10秒から30秒の間ウエハを放置し、ウエハ温度の安定を図った。この後にエッチング処理を行ったところ、ウエハ面内でのエッチングレートのばらつき(均一性)が改善された。例えば、ウエハの放置を行わなかった場合に均一性が±13.8%であったとき、放置を行った以外はまったく同条件でエッチングを行うと、均一性が±5.2%となった。したがって、ウエハ温度を安定させたものの方が、均一性が向上することがわかった。

この発明は、上述した第1、第2および第3の実施の形態にのみ限定されるものではないことは明らかである。例えば、ここでは、真空処理室を二つ有するエッチング装置を用いたが、真空処理室は一つでも良い。また、ここでは、真空処理室内の温度調節手段と、上部および下部電極の温度調節手段を別のものとしたが、同じものであっても、また、すべて違うものであってもよい。例えば、すべての温度調節手段をヒーター、温度センサー、温度コントローラーからなる温度調節手段としても良く、また、すべての温度調節手段を熱交換器、熱媒体循環路、温度センサーからなる温度調節手段としても良い。

また、ここでは、上部電極および下部電極の温度調節手段において、一つの熱交換器を共用しているが、独立して用いても良い。また、上部電極、下部電極、真空処理室内の温度調節手段を、すべて熱交換器、熱媒体循環路、温度センサーからなる温度調節手段とした場合も、一つの熱交換器を共用しても、それぞれに独立して用いてもよい。

【発明の効果】
上述した説明からも明らかなように、この発明のドライエッチング方法によれば、エッチング時に生じる反応生成物の気化が促進され、真空処理室内および被エッチング材の表面に、反応生成物に起因するパーティクルが付着するのを、さらなる効果を持って防ぐことができる。又、ウエハ温度の安定を図ることにより、ウエハ面内でのエッチングレートのばらつきが改善され均一性が向上する。

したがって、被エッチング材の膜残りが生じる心配も少なく、高い加工精度でエッチングを行うことができる。
