図1は、本発明によるカーボンナノチューブ製造方法で使用する製造装置の基本的な構成を示す構成図である。図に示すように、外部から光学的な観察が可能な真空チャンバ(石英管)1、この真空チャンバ内の互いに対向する2つのカンチレバー(微細構造体)を設けた反応領域3(詳細は図2、及び図3に示す。)、この反応領域を加熱してチューブ成長を促進させるスポットランプヒーター5、真空チャンバ1の片側に結合されている反応ガス供給手段7、もう一方の側に結合され反応ガスを回収すると共にチャンバを減圧する真空ポンプ9、チューブ生成・成長を観察するための対物レンズ11、アルゴンレーザ13、光学フィルタ15、及び分割フォトダイオード17を具える。

カンチレバーは生成、即ち測定したい本数に応じて構造体間の距離、各構造体の機械的な共振振動数を適宜変更することもできる。多量に成長させたいところでは感度を低く、少数成長させたいところでは高く設定することが好適である。カンチレバーは片側のみの物性変化を計測できれば良いが、架橋すべき相手となるカンチレバーに振動計測手段が設けても良い。外部より振動を与える手段としては、静電アクチュエータ・ピエゾアクチュエータなどがある。静電アクチュエータ30は動かしたい構造体であるカンチレバーと基板などの間に電圧をかけて、静電気力でアクチュエーションを行う。ピエゾアクチュエータも同様に反応管の内部に設置することができる。外部から振動場を与えて、その振動に対して共振するカンチレバーを計測対象とすれば、内部にアクチュエータを置かなくても良くなる。例えば、反応用の石英管を外部から様々な周波数で振動させることができる。また、各微細構造体には電極(図示せず)を設け、その電極を用いて抵抗測定器32で抵抗変化を測定したり、静電アクチユエータ30で微細構造体に振動を与える。電極は、チタンやクロムなど、カーボンナノチューブの精製に影響を与えない材料のみを使って作ることが好適である。

図3は、本発明によるナノチューブ製造方法で使用する一対の微細構造体の斜視図である。図に示すように、微細構造体40aと40bとはカンチレバー41aと41bとが互いに対向して反応領域に置かれる。このカンチレバー41aと41bとの間にナノチューブが形成される。微細構造体40a,40bは、シリコンでできたカンチレバー41a、41b、絶縁膜43a,43b、及び絶縁膜とカンチレバーを支持するシリコンでできた基板45a,45bの3層構造体である。カンチレバーが物性変化を精度良く拾う(感度を上げる)ために、カンチレバーは非常に薄い板状の成形されている。また、同様に精度を高くするためにカンチレバーの片持ち梁の部分をできるだけ長くすることがで好適である。カンチレバーと基板との間に電圧を印加すると、カンチレバーは薄いため上下に振動するが、チューブ生成中にこの振動を各種センサーで計測し、チューブ製造の状況を把握する。本実施態様で示したカンチレバー41a、41bは、5μmほど離間しており、計測中はレバー41aを上下に1.5μmほど振動させる。また、レバーの先端部の寸法は、長さ170μm、幅10μm、厚さ2μmである。そして、レバーの元の機械的物性は、ばね定数k=0.7[N/m]、共振周波数f=90kHzである。そして、ナノチューブが橋を架けたときの物性の変動値は、チューブの種類、性質、長さによって異なるが本条件では、一本のチューブあたり約Δk=0.004[N/m]、Δf=270Hz程度あり、既知のセンサーで十分測定し得るものである。

図4は、本発明によるナノチューブ製造方法で使用する反応領域を多数集積させた製造装置の斜視図である。
図に示すように、MEMS技術によって基板50に複数の微小流路52a,52b,52cを設ける(便宜上3つの流路にしたが実際には多数の流路を設ける)。これらの微小流路には、それぞれ、個別に流量を制御可能なガス供給手段54a.54b,54cを設ける。また各微小流路には、複数の微細構造体(図示せず)を具えた反応領域56a,56b,56cがある。また、各反応領域を個別に加熱することができるスポットランプヒータ58a,58b,58cを設ける。スポットランプヒータは、スポットの焦点を移動することで、反応領域中の特定の部分(特定のカンチレバーのみ)を局所的に加熱することができる。これらはアレイ状に並べても良いし、ヒータの照射点を外部から制御してもよい。また、ランプの代わりに各反応領域に抵抗器(図示せず)を設けて抵抗加熱を行っても良い。また微小抵抗器のアレイを使うことができる。このように、本発明は、アレイ状に複数の流路を配置し各々において反応ガスや加熱の制御ができるような装置を利用することも可能である。図では省略されているが、流路上面は透明な石英板などで密閉することもできる。なお、微小流路は、成長を行いたい基板と一体構造でも良い。或いは、成長が終了したら、その後取り去れるような別部品でも良い。上記ガス供給手段は、反応ガスの主成分であるアルコールガスのみならず、アルゴンガス・水素ガス・酸素ガスなどすべてのガスについて使える。また、流路には適宜バルブなどの流量制御手段が集積されており、成長中に計測した物性変化の数値に応じて、その状態を変化させることができる。

図5は、本発明によるナノチューブ製造方法で使用する反応領域の変形例を示す概略図である。図のAに示すように、複数の微細構造体を含む1つの反応領域60には、異なる向きから複数の微小流路が接続されている。これら微小流路は、ガス供給用としての流入口62a,62b,62c、排出用として排出口64a,64b,64cを設ける。各流路にバルブを設け、例えば、流入口62a及び排出口62aの一対のバルブのみを開放すれば、点線の矢印のように1方向にガスが流れ、この流れに沿ってナノチューブが形成されるため、所望の方向にチューブを形成することが可能となる。図のBは、反応領域60を拡大したものであるが、図に示すように、反応領域60は、左側に複数の微細構造体群があり、これらに対向するように複数の微細構造体群を設けてある。先の例のように、矢印の方向にガスを流した場合は、ナノチューブ66a,66bのようにガスの流れる方向にチューブが生成・成長する。わたった(橋をかけた)チューブの長さによって各微小構造体の振動物性の数値が異なるため、所望の組み合わせでチューブが形成したか否かを容易かつリアルタイムで把握することができる。また、同様の原理で複数の電極を反応領域(カンチレバー)のまわりを囲むように配置して、電界をかける方向を所望の向きに設定すれば、所望の向きにチューブを成長させることも可能である。
