本発明は、例えば、プラズマエッチング処理等の所定の真空処理を半導体ウエハ等の被処理基板に施す真空処理装置及び排気リングに関する。

【従来の技術】
従来から、半導体装置やLCDの製造工程等では、半導体ウエハやLCD基板等の被処理基板に真空雰囲気下で所定の処理、例えば、成膜処理やエッチング処理等を施す真空処理装置が多用されている。

このような真空処理装置のうち、例えば、平行平板型のプラズマエッチング装置では、真空処理室(プラズマ処理室)内に下部電極を兼ねた載置台(サセプタ)が設けられており、この載置台の上部には、上部電極として作用する所謂シャワーヘッドが設けられている。

そして、シャワーヘッドからシャワー状に供給された所定の処理ガスを、載置台とシャワーヘッドとの間に印加した高周波電力によってプラズマ化し、このプラズマを載置台上に載置された被処理基板に作用させてプラズマエッチング処理を行うよう構成されている。

また、上記のプラズマエッチング装置では、プラズマ処理室内を、プラズマエッチング処理に適した所定の真空度に排気するため、排気機構が設けられている。このような排気機構においては、載置台上に載置された被処理基板の周囲にできるだけ均一な処理ガスの流れを形成し得る構成として、被処理基板面内における処理の均一性を向上させることが要求される。

このため、載置台の周囲に多数の排気孔を有する環状の排気リングを配置し、この排気リングの下方から、排気を行うよう構成されたものが知られている(例えば、特許文献1参照。)。

以下、本発明の詳細を、図面を参照して実施の形態について説明する。

図1は、本発明の実施の形態に係る真空処理装置(プラズマエッチング装置)全体の概略構成を模式的に示すものである。同図において、符号1は、材質が例えば表面に陽極酸化被膜(アルマイト)が形成されたアルミニウム等からなり、内部を気密に閉塞可能に構成され、真空処理室(プラズマ処理室)を構成する円筒状の処理チャンバを示している。
