Description
The present invention relates to a chip device accommodated in an internal space of a package, and more particularly to a chip device that prevents insulation breakdown and performance deterioration due to condensation and has improved environmental resistance.
Chip devices called MEMS (Micro Electro Mechanical Systems) devices having a structure in which a minute movable body and its control circuit are integrated are being used in various fields such as sensors and actuators. . A MEMS device is manufactured by a micromachining technology based on an IC manufacturing process. In recent years, a SOI (Silicon on SOI) having a three-layer structure in which a single crystal silicon layer is disposed on a single crystal silicon layer via an insulating layer. Insulator) is often produced by using a substrate.
FIG. 7 shows the configuration of the optical switch described in

This optical switch is manufactured by a manufacturing method as shown in FIG. That is, as shown in FIG. 8A, a single crystal silicon layer (hereinafter referred to as a device layer) is disposed on a single crystal silicon layer (hereinafter referred to as a handle layer) 31 via an
The
Next, in FIG. 8B, wet etching is performed on the exposed
The optical switch as described above is housed in, for example, a metal package filled with dry nitrogen, and is generally used by sealing the hole of the optical fiber lead-out portion of the package with a thermosetting adhesive or the like. It is difficult to realize an airtight structure, and there is a situation in which water vapor gradually enters from the sealed portion of the optical fiber lead-out portion over time. For example, if conditions such as a temperature drop are added, condensation may occur on the surface of the chip device. Was supposed to be.
The occurrence of dew condensation is not limited to the optical switch described above, and causes a serious failure in a MEMS device manufactured using this kind of SOI substrate. That is, a MEMS device using an SOI substrate often employs a configuration in which a movable body is formed from the device using an intermediate insulating layer of the SOI substrate as a sacrificial layer and is electrically driven. The thickness of the movable member is usually about 3 μm, and the gap formed between the movable member made of the device layer and the handle layer is extremely narrow. A short circuit occurs due to condensation, and a situation occurs in which the movable body cannot be operated.
In addition, not only the movable body but also the structure that is fixedly arranged is generally formed by the device layer, but with the removal of the insulating layer under the movable body, the insulating layer under the structure is also side-etched at the periphery of the structure. Since a gap is formed between the handle layer and the dew condensation trapped in such a gap, a situation occurs in which the device layer and the handle layer are short-circuited due to the dew condensation, causing dielectric breakdown.
Furthermore, not only the dielectric breakdown between the device layer and the handle layer is generated, but also an electric circuit portion arranged with a very narrow gap is formed by the device layer like the comb-teeth electrostatic actuator of the optical switch described above. In such a case, there is a risk that such an electric circuit portion is similarly subject to dielectric breakdown due to condensation.
The circuit pattern of the metal thin film formed on the surface of a general chip device not limited to an electric circuit composed of a structure composed of such a device layer is not limited to a MEMS device or a MEMS device. In the case where the pattern interval is narrow, there is a risk of dielectric breakdown due to condensation.
In addition, regarding the optical device such as the optical switch described above, when condensation occurs in a portion constituting the light incident / exit end surface, such as a light reflection surface of an optical component, light is scattered due to condensation, resulting in light loss. It may also cause optical noise.
In view of such circumstances, an object of the present invention is to provide a chip device that prevents dielectric breakdown and performance deterioration due to condensation and has improved environmental resistance.
According to the present invention, in a chip device housed in a package having an internal space and comprising at least one of a structure constituting an electric circuit or a metal thin film pattern constituting an electric circuit on a substrate, the electric circuit is A dew generation part made of a metal thin film is provided on the surface of the part not provided.
Further, according to the present invention, in a chip device including an optical component that is housed in a package having an internal space and has an end surface on which a propagating light enters or exits, a portion other than the end surface is provided. The dew generation part made of a metal thin film is provided on the surface of the part where the electric circuit is not provided.
According to the present invention, by providing the dew condensation generation part made of a metal thin film, it is possible to selectively and preferentially generate dew condensation in the dew generation part when the dew generation occurs. Therefore, it is possible to prevent condensation at a location where there is a risk of dielectric breakdown due to condensation. In addition, it is possible to prevent condensation at a place where there is a risk of performance degradation such as signal light scattering due to condensation. Therefore, the environmental resistance of the chip device can be improved in this respect.

As described above, the present invention deals with the dew condensation of a limited amount of moisture in the accommodation package, and if a means capable of avoiding the dew condensation to the dangerous part of the chip device with a certain capacity limit is provided, A package device that can dramatically improve the environmental resistance of the chip device is an object of the invention, and a chip device having a location where there is a risk of dielectric breakdown due to condensation or a location where there is a risk of signal light scattering due to condensation It is applied to a chip device having the above to prevent dew condensation at such a dangerous place.
When condensation occurs on the surface of the packaged chip device, it is more selective and preferential than other parts made of silicon or silicon oxide on the surface of the device on the metal thin film pattern and at the border of its edge. Although it has been confirmed from the above experiment that condensation occurs, the principle of action of the phenomenon in which condensation is preferentially induced on the surface of the metal thin film is not clearly understood.
However, dew condensation occurs, for example, in a temperature drop environment where the heat conducting package or chip acting as a heat sink is preferentially cooled in the presence of high temperature and high humidity gas in the package. In the temperature gradient between the air on the substrate and the bulk deep layer portion of the relatively low-temperature chip, the portion through the metal thin film layer having higher thermal conductivity produces a larger heat flux even under the same temperature gradient, It is thought that the effect | action which the air on the site | part is cooled more contributes to at least one cause.
In the above-described example, the
