【発明の属する技術分野】
本発明は、熱型赤外線固体撮像装置及びその製造方法に関し、特に、高感度で熱時定数の短い赤外線検出器を搭載した熱型赤外線固体撮像装置及びその製造方法に関する。

【従来の技術】
図23は、Wada等による“Fabrication Process for 256×256 Bolometer-Type Uncooled Infrared Detector” SPIE Vol. 3224, p.40-p.51, 1997に記載された、全体が500で表される従来の熱型赤外線固体撮像装置の概略図である。
図23に示すように、従来の熱型赤外線固体撮像装置500は、シリコン基板1を含む。シリコン基板1上には、熱型赤外線検出器600を3行×3列に配列した検出器アレイ部510と、熱型赤外線検出器600から送られた電気信号を処理して外部に出力する信号処理回路部520が設けられている。熱型赤外線固体撮像装置500の表面は、酸化シリコンまたは窒化シリコン等からなる保護膜(図示せず)により覆われている。

図24は、図23に示す熱型赤外線検出器600の、B−B方向の断面図である。赤外線検出器600は、シリコン基板1を含む。シリコン基板1には空洞部20が設けられ、空洞部20上には、2方向から支持脚530で支えられた赤外線検知部540が設けられている。
支持脚530は、酸化シリコンからなる下部絶縁膜2上に設けられたチタンの配線層3を含む。配線層3上には、酸化シリコンからなる層間絶縁膜4、同じく酸化シリコンからなる保護膜6が積層されている。
一方、赤外線検知部540は、下部絶縁膜2と、下部絶縁膜2上に支持脚530から延在する配線層3を有する。配線層3の上には層間絶縁膜4が設けられ、層間絶縁膜4の所定の領域に開口部が設けられている。開口部を介して配線層3に接するようにVOXからなる赤外線検知膜5が層間絶縁膜4上に設けられている。赤外線検知膜5上には保護膜6が形成され、赤外線検知膜5を保護する。

図25は、熱型赤外線検出器600の製造工程であり、図24と同一符号は、同一又は相当箇所を示す。
かかる製造工程では、まず、図25(a)に示すように、シリコン基板1上に、アモルファスシリコンからなる犠牲層7と、酸化シリコンからなる下部絶縁膜2を堆積させる。次に、チタン層を堆積した後に、塩素系ガスを用いたプラズマエッチングによりチタン層をパターニングし、配線層3を形成する。このとき、下部絶縁膜2はチタン層のエッチングストッパ層となるため、下部絶縁膜2の膜厚は1000Å以上必要となる。

次に、図25(b)に示すように、配線層3を覆うように、酸化シリコンからなる層間絶縁膜4を形成した後に、配線層3上に開口部を形成する。続いて、VOX層を堆積した後にパターニングを行い、赤外線検知膜5を所定の領域に形成する。更に、酸化シリコンからなる保護膜6を堆積した後、リソグラフィ技術、エッチング技術を用いてエッチング孔8を形成する。

次に、図25(c)に示すように、エッチング孔8からXeF2ガスを導入して犠牲層7を除去し、空洞部20を形成する。これにより、2つの支持脚530により支持された赤外線検知部540を有する熱型赤外線検出器600が完成する。

かかる熱型赤外線検出器600では、赤外線検知部540に赤外線が入射することにより赤外線検知膜5の温度が上昇し、これにより赤外線検知膜5の電気的特性も変化する。これを、支持脚530に設けた配線層3を介して電気信号として読み出すことにより、赤外線検知部540に入射した赤外線の量を検出する。

【発明が解決しようとする課題】
しかし、従来の熱型赤外線固体撮像装置500を構成する赤外線検出器600では、支持脚530が、下部絶縁膜2、配線層3、層間絶縁膜4、保護膜6からなるため熱コンダクタンスが大きく、赤外線検知部540からシリコン基板1に流出する熱量が大きい。このため、赤外線検知部540に入射する赤外線量が多くても、赤外線検知部540の温度が充分に上昇せず、赤外線の検出感度が低かった。
また、赤外線検知部540の熱容量が大きいため、赤外線検出器600の熱時定数が長く、素早い被写体の動きを追跡することができなかった。

そこで、本発明は、高感度で熱時定数の短い熱型赤外線検出器を有する熱型赤外線固体撮像装置を提供することを目的とする。

【課題を解決するための手段】
本発明は、複数の赤外線検出器からなる検出器アレイ部と、該検出器アレイ部から送られた信号を処理する信号処理部とがシリコン基板上に設けられた熱型赤外線固体撮像装置であって、該赤外線検出器が、シリコン基板と、該シリコン基板上に設けられた中空部と、該中空部上に支持脚で支えられた赤外線検知部とを含み、該支持脚が配線層からなり、該赤外線検知部が、該配線層と、該配線層に接続された赤外線検知膜と、該配線層上に設けられた層間絶縁膜であって、該配線層の上面に開口部を備え、該開口部を介して該配線層と該赤外線検知膜とが接続された層間絶縁膜と、該赤外線検知膜上に設けられた保護膜とを含むことを特徴とする熱型赤外線固体撮像装置である。
かかる熱型赤外線固体撮像装置では、支持脚の熱コンダクタンスが小さくなり、赤外線検知部からシリコン基板に流出する熱量を低減できる。この結果、赤外線検知部の赤外線検出感度が向上する。
また、赤外線検知部の熱容量が小さくなり、赤外線検知部を含む熱型赤外線検出器の熱時定数が短くなり、素早い動きを示す被写体の追跡が可能となる。

層間絶縁膜と保護膜をかかる構造とすることにより、これらの膜の鉛直方向の高さを調整して、支持脚の反りを防止できる。この結果、下部絶縁膜、層間絶縁膜、保護膜の膜厚を従来より薄くできるため、支持脚の熱コンダクタンスが小さくなり、赤外線検知部の熱容量が小さくなる。

かかる凸部を有する構造とすることにより、凸部の高さを調整して支持脚の反りを防止できる。この結果、下部絶縁膜、層間絶縁膜、保護膜の膜厚を従来より薄くできるため、支持脚の熱コンダクタンスが小さくなり、赤外線検知部の熱容量が小さくなる。

【発明の実施の形態】
実施の形態1.
図1は、全体が200で表される、本実施の形態にかかる熱型赤外線固体撮像装置の概略図である。図1に示すように、熱型赤外線固体撮像装置200は、シリコン基板1を含む。シリコン基板1上には、熱型赤外線検出器100を3行×3列に配列した検出器アレイ部210と、熱型赤外線検出器100から送られた電気信号を処理して外部に出力する信号処理回路部220が設けられている。熱型赤外線固体撮像装置200の表面は、酸化シリコンまたは窒化シリコン等からなる保護膜(図示せず)により覆われている。
なお、以下の実施の形態2〜8にかかる熱型赤外線検出器を用いた場合も、熱型赤外線固体撮像装置の外観は、図1に示す熱型赤外線固体撮像装置200とほぼ同じである。

図2は、図1に示す熱型赤外線検出器100の、A−A方向の断面図である。図中、図100と同一符号は、同一又は相当箇所を示す。
赤外線検出器100は、シリコン基板1を含む。シリコン基板1には空洞部20が設けられ、空洞部20上には、2方向から支持脚30で支えられた赤外線検知部40が設けられている。
支持脚30は、酸化シリコンからなる下部絶縁膜2上に設けられた窒化チタンの配線層3を含む。下部絶縁膜2は、配線層3の下方にのみ形成され、下部絶縁膜2の幅は、配線層3の幅と略等しい。配線層3上には、酸化シリコンからなる層間絶縁膜4、同じく酸化シリコンからなる保護膜6が積層されている。

次に、図3を用いて、赤外線検出器100の製造方法を説明する。
まず、図3(a)に示すように、シリコン基板1上に、アモルファスシリコンからなる犠牲層7を堆積する。続いて、酸化シリコンからなる下部絶縁膜2を堆積させる。下部絶縁膜2の膜厚は、500〜2000Å程度である。特に、本実施の形態では、下部絶縁膜2が、配線層3のエッチングストッパの役割を果たす必要がないため、500Å以下に薄くすることもできる。
続いて、窒化チタンからなる配線層3を堆積した後に、一般的なマスクを用いて、配線層3と下部絶縁膜2を同時にエッチングする。エッチングには、フロロカーボン系ガスによるプラズマを用いる。かかるプラズマでは、配線層3と下部絶縁膜2のみがエッチングされ、犠牲層7はエッチングされないため、犠牲層7の表面が露出した時点でエッチングは停止する。
これにより、図3(a)に示すような、配線層3と、配線層3と略同じ幅を有する下部絶縁膜2が形成される。

次に、図3(b)に示すように、配線層3を覆うように、酸化シリコンからなる層間絶縁膜4を形成した後に、配線層3上に開口部を形成する。層間絶縁膜4の膜厚は、1000〜2000Å程度である。
続いて、VOX層を堆積させた後にパターニングを行い、赤外線検知膜5を所定の領域に形成する。
更に、酸化シリコンからなる保護膜6を、1000〜4000Å程度堆積させた後、リソグラフィ技術、エッチング技術を用いてエッチング孔8を形成する。

次に、図3(c)に示すように、エッチング孔8からXeF2ガスを導入して犠牲層7を除去し、空洞部20を形成する。これにより、2つの支持脚30により支持された赤外線検知部40を有する熱型赤外線検出器100が完成する。

本実施の形態にかかる熱型赤外線検出器100では、支持脚30において、下部絶縁層2の幅が、配線層3と同程度まで狭くなる。また、下部絶縁層2の膜厚も500Å以下にまで薄くできる。この結果、支持脚30の熱コンダクタンスが小さくなり、赤外線検知部40からシリコン基板1に流出する熱量を低減することができる。従って、赤外線検知部40の赤外線検出感度を向上させることができる。

図4は、本発明の実施の形態にかかる熱型赤外線検出器110の断面図であり、図1のA−A方向の断面図に相当する。図中、図2と同一符号は、同一又は相当箇所を示す。
熱型赤外線検出器110は、図24に示す従来構造の熱型赤外線検出器600に比較して、下部絶縁膜2を有しない構造となっている。他の構成部分の材料や膜厚は、実施の形態1に示した熱型赤外線検出器100と同じである。

次に、図5を用いて、熱型赤外線検出器110の製造方法について説明する。
まず、図5(a)に示すように、シリコン基板1上に犠牲層7を堆積させ、その上に配線層3を形成する。

続いて、図5(b)に示すように、実施の形態1と同じ工程(図3(b)参照)で、層間絶縁膜4、赤外線検知膜5、保護膜6を堆積させ、更に、エッチング孔8を形成する。

熱型赤外線検出器120は、従来の熱型赤外線検出器600に比較して、支持脚が、層間絶縁膜4、保護膜6を有しない構造となっている。支持脚32、赤外線検知部42の下部絶縁膜2は、配線層3の下方にのみ形成され、その幅は配線層3の幅と略等しい。また、下部絶縁層2の膜厚は500Å以下に薄くできる。他の構成部分の材料や膜厚は、実施の形態1に示した熱型赤外線検出器100と同じである。

次に、図7を用いて、熱型赤外線検出器120の製造方法について説明する。
まず、図7(a)に示すように、シリコン基板1上に犠牲層7を堆積させる。続いて、犠牲層7の上に、下部絶縁膜2、配線層3を順次堆積させた後、所定の形状にパターニングする。パターニングは、フロロカーボン系ガスを用いたプラズマエッチングで行う。この結果、下部絶縁膜2は、配線層3の下方にのみ形成され、その幅は、配線層3の幅と略等しくなる。

続いて、図7(b)に示すように、まず、支持脚32となる下部絶縁膜2、配線層3を覆うように犠牲層9を形成する。犠牲層9は、犠牲層7と同様にアモルファスシリコンからなる。続いて、実施の形態1と同様に、層間絶縁膜4、赤外線検知膜5、保護膜6を堆積させる。
次に、犠牲層9の上の層間絶縁膜4、保護膜6を選択的に除去する。図7(b)では、犠牲層9の上面に、層間絶縁膜4、保護膜6の一部が残っているが、犠牲層9上の層間絶縁膜4、保護膜6を全て除去しても構わない。

最後に、XeF2ガスを用いて犠牲層9及び犠牲層7を除去し、2つの支持脚32により支持された赤外線検知部42を有する熱型赤外線検出器120が完成する。

本実施の形態にかかる熱型赤外線検出器120では、支持脚32が、層間絶縁膜4、保護膜6を有しない。また、支持脚32、赤外線検知部42において、下部絶縁層2の幅が、配線層3と同程度まで狭くなり、膜厚も500Å以下にまで薄くできる。
このため、支持脚32の熱コンダクタンスが小さくなり、赤外線検知部42からシリコン基板1に流出する熱量を低減して、赤外線検知部42の赤外線検出感度を向上させることができる。
また、赤外線検知部42の熱容量が小さくなるため、赤外線検知部42を含む熱型赤外線検出器120の熱時定数が短くなり、素早い動きを示す被写体の追跡が可能となる。

図8は、本発明の実施の形態にかかる熱型赤外線検出器130の断面図であり、図1のA−A方向の断面図に相当する。図中、図2と同一符号は、同一又は相当箇所を示す。
熱型赤外線検出器130は、従来の熱型赤外線検出器600に比較して、支持脚33が、下部絶縁膜2、層間絶縁膜4、保護膜6を有さず、配線層3のみからなる構造となっている。また、赤外線検知部43も下部絶縁膜2を有しない構造となっている。他の構成部分の材料や膜厚は、実施の形態1に示した熱型赤外線検出器100と同じである。

次に、図9を用いて、熱型赤外線検出器130の製造方法について説明する。
まず、図9(a)に示すように、シリコン基板1上に犠牲層7を堆積させる。続いて、犠牲層7の上に、配線層3を堆積させた後、所定の形状にパターニングする。パターニングは、フロロカーボン系ガスを用いたプラズマエッチングで行う。

続いて、図9(b)に示すように、まず、支持脚33となる配線層3を覆うように犠牲層9を形成する。犠牲層9は、犠牲層7と同様にアモルファスシリコンからなる。続いて、実施の形態1と同様に、層間絶縁膜4、赤外線検知膜5、保護膜6を堆積させる。
次に、犠牲層9の上の層間絶縁膜4、保護膜6を選択的に除去する。図7(9)では、犠牲層9の上面に、層間絶縁膜4、保護膜6の一部が残っているが、犠牲層9上の層間絶縁膜4、保護膜6を全て除去しても構わない。

最後に、XeF2ガスを用いて犠牲層9及び犠牲層7を除去し、2つの支持脚33により支持された赤外線検知部43を有する熱型赤外線検出器130が完成する。

本実施の形態にかかる熱型赤外線検出器130では、支持脚33が、配線層3のみからなる。また、赤外線検知部42も、下部絶縁層2を含まない。
このため、支持脚33の熱コンダクタンスが小さくなり、赤外線検知部43からシリコン基板1に流出する熱量を低減して、赤外線検知部43の赤外線検出感度を向上させることができる。
また、赤外線検知部43の熱容量が小さくなるため、赤外線検知部43を含む熱型赤外線検出器130の熱時定数が短くなり、素早い動きを示す被写体の追跡が可能となる。
