この発明は、半導体ウエハ、プリント基板等の基板に電解メッキにより金属層を形成する場合などにおいて、メッキ液中に含まれている塩素の濃度を測定するメッキ液の塩素濃度測定方法に関する。

【従来の技術】
例えば半導体デバイスの製造プロセスにおいて、電解メッキにより半導体ウエハ上に金属層を形成する処理が行われるが、このような処理では、メッキ液中に含まれる塩素の濃度が処理品質に大きく影響する。このため、メッキ液の塩素濃度を適切に管理することが必要になる。溶液中に含まれる塩素の濃度を測定する方法としては、例えば特開平8−313481号公報等に開示されているように、溶液中に一対の電極を浸漬させて電極間に電圧を印加したときに塩素のみが反応する電位というものが存在し、その電位がかかっているときに電極間に流れる電流の大きさは溶液の塩素濃度に依存する、といったことを利用した電気化学的方法が知られている。この塩素濃度測定方法について、測定装置の概略構成の1例を示す図2を参照しながら説明する。

塩素濃度測定装置は、測定セル1を備えており、この測定セル1内に、塩素を含む試料液であるメッキ液2が満たされる。測定セル1内のメッキ液2中には、対極3、作用極4および基準極5がそれぞれ浸漬されている。対極3、作用極4および基準極5は、各配線6a、6b、6cを介してそれぞれポテンショスタット7に接続されている。ポテンショスタット7は、一種の定電圧電源であり、基準極5に対する作用極4の電位が所定の電位となるように、作用極4と対極3との間に必要な電圧を印加する。このポテンショスタット7は、制御・記録部8に接続されている。この制御・記録部8は、ポテンショスタット7から出力される電流を計測し記録する機能、計測された電流値と塩素濃度との相関を記録する機能、被測定メッキ液について計測された電流値と前記相関から塩素濃度を算出する機能、および、ポテンショスタット7に印加電圧を指示する機能を有している。

図2に示した塩素濃度測定装置を使用してメッキ液の塩素濃度を測定するためには、前もって検量線を作成しておく。これには、まず、塩素濃度のみが異なるメッキ液を複数種類用意する。次に、用意したそれぞれのメッキ液について、ポテンショスタット7により対極3と作用極4との間に電圧を印加して、基準極5に対する作用極4の電位が、塩素のみが反応する電位(約1.5V)となるように調節し、そのときに対極3と作用極4との間に流れる電流を計測して記録する。そして、計測された電流値と塩素濃度との相関を求め、検量線を作成する。

検量線が得られた後に、メッキ液の塩素濃度を測定するには、そのメッキ液を測定セル4内に満たし、上記と同様に、基準極5に対する作用極4の電位が所定の電位(約1.5V)となるように対極3と作用極4との間に電圧を印加し、そのときに対極3と作用極4との間に流れる電流を計測し記録する。この計測された電流値を検量線に当てはめることにより、メッキ液の塩素濃度を求めるようにする。

【発明が解決しようとする課題】
上記したような塩素濃度測定方法において、メッキ液中に含まれる塩素の濃度が非常に低いときには、計測される電流値が数10μA〜数100μA程度となる。このため、計測値は、温度や電極の表面状態等の影響を大きく受けることになる。この結果、メッキ液の塩素濃度が低い場合には、必要な測定精度が得られない、といった問題点がある。特に、半導体デバイスの製造プロセスにおける電解メッキ液の濃度管理では、数ppm程度の塩素濃度の変化が問題とされるため、従来の測定方法では、メッキ液の塩素濃度を適切に管理することが困難であった。

この発明は、以上のような事情に鑑みてなされたものであり、メッキ液の塩素濃度が非常に低いときでも精度良く塩素濃度を測定することができ、メッキ液の塩素濃度を適切に管理することが可能になるメッキ液の塩素濃度測定方法を提供することを目的とする。

【課題を解決するための手段】
請求項1に係る発明は、メッキ液中に浸漬された作用極と対極との間に電圧を印加し、基準極または前記対極に対する前記作用極の電位が所定の電位であるときに作用極と対極との間に流れる電流を計測し、検量線からメッキ液の塩素濃度を測定する方法において、メッキ液の塩素濃度を測定しようとするごとに、そのメッキ液の温度を測定し、各種の塩素濃度における前記各温度補正関数から、測定温度のときの、各種の塩素濃度における電流値をそれぞれ求め、その各塩素濃度における電流値から測定温度のときの検量線を作成し、作用極と対極との間に流れる電流を計測して、その電流値を前記検量線に当てはめてメッキ液の塩素濃度を求めることを特徴とする。

請求項2に係る発明は、請求項1記載の塩素濃度測定方法において、随時、標準塩素濃度のメッキ液を使用して、基準極または対極に対する作用極の電位が所定の電位であるときに作用極と対極との間に流れる電流を計測し、その計測された電流値と検量線から求まる標準塩素濃度のときの電流値とを比較して補正値を算出する工程を含み、前記補正値を用いて検量線を補正することを特徴とする。
請求項3に係る発明は、メッキ液中に浸漬された作用極と対極との間に電圧を印加し、基準極または前記対極に対する前記作用極の電位が所定の電位であるときに作用極と対極との間に流れる電流を計測し、検量線からメッキ液の塩素濃度を測定する方法において、予め、各種の塩素濃度のメッキ液について、メッキ液の温度を変化させながら作用極と対極との間に流れる塩化物イオンの酸化反応のみの電流値を測定して、電流値を温度の関数として表した温度補正関数をそれぞれ求めておき、メッキ液の塩素濃度を測定しようとするごとに、そのメッキ液の温度を測定し、各種の塩素濃度における前記各温度補正関数から、測定温度のときの、各種の塩素濃度における電流値をそれぞれ求め、その各塩素濃度における電流値から測定温度のときの検量線を作成し、作用極と対極との間に流れる塩化物イオンの酸化反応のみの電流値を測定して、その電流値を前記検量線に当てはめてメッキ液の塩素濃度を求めることを特徴とする。
請求項4に係る発明は、請求項3記載の塩素濃度測定方法において、各種の塩素濃度における前記各温度補正関数から、基準温度のときの、各種の塩素濃度における電流値をそれぞれ求め、その各塩素濃度における電流値から基準温度のときの基準検量線を作成し、その基準検量線に標準塩素濃度を当てはめて基準電流値を求め、随時、標準塩素濃度のメッキ液を使用して、そのメッキ液中に浸漬された作用極と対極との間に電圧を印加し、作用極と対極との間に流れる塩化物イオンの酸化反応のみの電流値を測定して、基準温度のときの電流値を求め、前記基準電流値と前記基準温度のときの電流値との差を求めて、その差分値を補正値とし、メッキ液の塩素濃度を測定しようとするごとに、前記各温度補正関数からそれぞれ求められる各種の塩素濃度における電流値に前記補正値を加えて電流値を補正することを特徴とする。
請求項5に係る発明は、請求項4記載の塩素濃度測定方法において、前記温度補正関数が一次関数であって、各種の塩素濃度における温度補正関数の傾きと塩素濃度との関係を一次関数で求め、その一次関数から標準塩素濃度における温度補正関数の傾きを求めて、その傾きを温度校正係数とし、標準塩素濃度のメッキ液の温度を測定して、その測定温度と前記温度校正係数とから前記基準温度のときの電流値を算出することを特徴とする。

【発明の実施の形態】
以下、この発明の好適な実施形態について図1を参照しながら説明する。

図1は、この発明に係る塩素濃度測定方法を実施するために使用される塩素濃度測定装置の構成の1例を模式的に示す概略図である。この測定装置は、例えば硫酸銅等のメッキ液12が満たされる測定セル10を備えている。

測定セル10内のメッキ液12中には、対極14、作用極16および基準極18がそれぞれ浸漬されている。対極14としては、銅(Cu)電極、白金(Pt)電極、ステンレス(SUS)電極などが用いられる。作用極16としては、測定対象であるメッキ液中において不活性な任意の導電性材料からなる電極、例えば白金電極あるいは金(Au)電極が用いられ、基準極18としては、銀−塩化銀電極や飽和カロメル電極が用いられる。また、作用極16は、図示していないが、例えば、回転軸を介してモータに連結し、モータによりメッキ液中において所定の回転数(例えば2500rpm)で回転させられるような構成とすることができる。また、対極14との間で電流を流しやすくするために、作用極16に平滑な電極表面を設けるようにすることができる。

対極14、作用極16および基準極18は、各配線20a、20b、20cを介してそれぞれポテンショスタット22に接続されている。ポテンショスタット22は、制御・記録部24に接続されている。ポテンショスタット22および制御・記録部24のそれぞれの機能については、図2に関して説明した通りである。また、制御・記録部24には、演算部26が接続されており、演算部26では、後述するような各種の演算処理が行われる。さらに、制御・記録部24には、温度センサ28が接続されており、温度センサ28の検出部30が、測定セル10内のメッキ液12中に浸漬されている。

また、測定セル10には、メッキ装置で採取されたメッキ液を測定セル10へ送給するための送液配管32の液供給口が設けられている。さらに、標準メッキ液を貯留したタンク34から標準メッキ液を測定セル10へ供給するための配管36の液供給口、および、電極洗浄液を貯留したタンク38から電極洗浄液を測定セル10内へ供給するための配管40の液供給口がそれぞれ設けられている。標準メッキ液および電極洗浄液については、後述される。また、測定に使用された後のメッキ液を測定セル10からメッキ装置へ戻すための配管を設置するようにしてもよい。

[検量線の作成]
塩化物イオン濃度を測定するには、電位を正の方向へ掃引するだけでよいが、ここでは、サイクリックボルタンメトリで測定する手順を説明する。

〔溶液〕
まず、塩化物イオン濃度の異なる4種類の溶液、すなわち、塩化物イオン濃度が100μl/lHCl(Cl:36ppm)、150μl/lHCl(Cl:54ppm)、200μl/lHCl(Cl:72ppm)および250μl/lHCl(Cl:90ppm)である4種類の溶液をそれぞれ100ml調製して用意する。各溶液中のその他の成分については、それぞれ標準濃度とする。また、電極洗浄液として10%硝酸を用意する。

〔測定〕
▲1▼ 空の測定セル10内へ電極洗浄液を供給して、測定セル10に電極洗浄液を満たし、電極14、16、18を洗浄する。電極洗浄液中に電極14、16、18を浸漬させておく時間は約30秒とし、このとき、電極14、16間には電圧を印加しないようにする。
▲2▼ 測定セル10内から電極洗浄液を排出した後、純水で電極14、16、18を十分に洗浄する。

▲4▼ 用意した溶液のサイクリックボルタモグラムを作成する。このとき、溶液を徐々に加熱し、温度を記録しつつ液温を約20℃から約30℃まで上昇させる。昇温速度は、0.5℃/サイクル程度となるようにすることが好ましい。
▲5▼ 得られたサイクリックボルタモグラムから、基準極18に対する作用極16の電位が+1.075Vおよび+1.425Vであるときの電流値および温度をそれぞれ読み取る。
▲6▼ 上記▲1▼〜▲5▼の操作を、全ての溶液について行う。
