【発明の属する技術分野】
近年のインターネット等の高速・広域通信網による情報配信量の爆発的な増大や、コンピュータソフトの規模や処理データ量の飛躍的増大などにより、これらの情報を保持する記録装置の大容量化が強く求められている。また、種々の電子機器の小型化・高機能化が進み、衛星や携帯(モバイル、ウェアラブル)通信端末等への搭載が可能な小型軽量で大容量の記録装置のニーズが高まっている。これらを背景にして、要求される記録容量は短期間に桁違いに増大しており、10cm2当たり1.55テラビット〔1平方インチ当り1テラ(1012:T)ビット〕以上(テラビット級)の超高密度の実現が切望されており、その利用範囲と市場規模は非常に大きい(参考資料:光産業技術振興協会編、「光産業ロードマップ」)。特に、記録・再生・消去が可能なリライタブルメモリの需要が大きい。
本発明は、このテラビット級の超高記録面密度を有し、コインサイズ以下の小型・軽量なリライタブルメモリの構成に関する。

【従来の技術】
テラビット級の記録面密度では記録単位(ピット)のサイズを20ナノメートル程度以下のレベル(ナノメートル=10−9m)と極めて小さくしなければならない(以下、本文ではこのようなナノメータサイズのピットをナノピット呼ぶことにする)。従来から使用されている磁気記録方式ではピットサイズがナノメートルレベルになると磁区の反転を保持できなくなる物理的限界がある。これにより磁気記録方式の記録面密度は100ギガ(109:G)ビット/6.5cm2(≒平方インチ)程度が限界とされ、磁気記録方式によるテラビット級記録装置の実現は困難であるとされている。

また、レンズで絞ったレーザ光を用いる従来の光記録方式では光の回折限界により光照射範囲を光の波長の半分(サブミクロンレベル)以下にできないため面記録密度は10Gビット/6.5cm2(≒平方インチ)程度が限界とされ、やはりナノピットを必要とするテラビット級記録装置に適用することができない。

近年、光の波長よりも小さな寸法の開口を持つプローブからにじみ出て光の波長より小さい領域に局在する光(これを近接場光と呼ぶ)を用いて高密度の光記録装置を実現しようとする研究がなされている。ただし、近接光によるナノピットの記録・再生では信号光のSN比が小さく、いまだ研究段階にある。

そこで、ナノピットヘ効率良くパワーを注入し、また高いSN比で信号光を検出できるように、透明性と導電性を兼ね備えて先端の尖った導電性プローブから記録媒体の微小領域へ電流を注入し、この電流によって生じた光を同じ導電性プローブで集光する方法が提案された。上記電流により電気伝導率が著しく変化する相変化媒体と、上記電流により光を放出する発光媒体とを基板上に積層して記録媒体を構成し、プローブ電流により相変化媒体にナノピットを形成し、この電流で生じた光を同じ導電性プローブで高効率に集光して光信号として取り出すものである。

【発明が解決しようとする課題】
しかし、記録装置を構成するには、上記記録媒体上の所定のナノピットに導電性プローブを正確に位置合わせするトラッキングや、ヘッドヘの電流供給や、さらには集光した光のヘッドから外部回路への伝送を確実に行う機構が必要となる。
しかし、従来の技術ではヘッドはセンチメートルサイズの長尺なアームの先端に取り付けられており、これをボイスコイル等で位置調整してトラッキングしていた。この機構では位置決め精度が十分でなくナノピットのトラッキングが困難であるという課題があった。また、トラッキングによって位置が移動する集光プローブから外部の光導波路へ光を伝送する構造を持った記録装置は今までなかった。
そこで、プローブ電流発光によるナノピットを正確にトラッキングすると共に、移動するヘッドヘ安定してプローブ電流を供給し、またプローブで集光した光をヘッドから外部光回路へ効率的に伝送する機構を装備して、ナノピットのリライタブル・テラビットメモリを実現することが課題となっていた。
さらに従来の技術では、メモリの小型軽量化や並列処理のために同一装置に複数のヘッドを搭載することが困難であり、この課題を解決する必要があった。

本発明の目的は、上記従来技術における課題を解決するものであって、記録媒体上の所定のナノピットに導電性プローブを正確に位置合わせするトラッキングや、ヘッドへの電流の供給や、集光した光のヘッドから外部回路への伝送を確実に行える機構を有し、情報の記録・再生・消去を反復して行えるテラビット級のリライタブル(再記録可能)な光記録装置を提供することにある。

【課題を解決するための手段】
上記目的を達成するために、本発明は特許請求の範囲に記載のような構成とするものである。すなわち、
請求項1に記載のように、基板上に、電流の注入により発光する発光媒体と、光透過性があり、かつ電流による加熱で電気伝導率が可逆的に変化する相変化媒体とを積層してなる記録媒体と、上記記録媒体に電流を注入する手段および上記記録媒体から生じた光を集光する手段を搭載したヘッドとを少なくとも具備する光記録装置であって、上記記録媒体は円板状の記録媒体であり、上記円板状の記録媒体をその中心軸の周りに回転させる回転駆動機構と、上記円板状の記録媒体の半径方向に設置された上記ヘッドを挿入する案内溝と、上記ヘッドを駆動するヘッド駆動機構とを備えた光記録装置とするものである。

また、請求項2に記載のように、請求項1において、上記発光媒体は電流の注入により発光する直接遷移型半導体もしくはこれらの材料を含む井戸構造を有する光記録装置とするものである。

具体的には、次に列挙する特徴的構成を採用することにより実現するものである。

すなわち、本発明の光記録装置の第1の特徴は、上記記録媒体が円板状でありその中心軸の周りに回転させる機構と、上記ヘッドを上記記録媒体の半径方向に移動する機構を備えたことを特徴とするものである。

【発明の実施の形態】
〈実施の形態1〉
RAM型光記録装置には、ハードディスクのように記録媒体とプローブが一体化した構成のものと、フロッピディスクや光磁気(MO)ディスクのように記録媒体を可搬とするものがあるが、本発明はいずれの構成においても適用可能である。
本発明の基本的な実施の形態を、図1を用いて説明する。ここで、1は導電集光プローブ、2は電子(プローブ電流)、3は表面障壁層(表面保護層)、4は相変化媒体、4aは低抵抗領域でナノピット領域を示す、4bは高抵抗領域で初期状態を示す、5は境界層(上部障壁層)、6は井戸層、7は底部障壁層、8は電極(基板が絶縁性の場合)、8′は電極(基板が導電性の場合)、9は基板、10は光、11は正孔、12は発光媒体、13は記録媒体、14はパルス電源を示す。

導電集光プローブ1は、例えば先端をナノメータサイズにまで先鋭化した光ファイバの表面に透明導電膜を被覆した構造となっている。透明導電膜の材料の一例として、導電性と透明性が優れた酸化インジウムや酸化亜鉛、あるいはダイアモンドライクカーボンや金属の極薄膜などがある。導電集光プローブ先端は、導電性と透明性を有し、記録媒体13にトンネル電流を注入すると同時に記録媒体13からの光を集光する。なお、電流注入は導電プローブで行い、集光は別に設置した集光光学素子(例えばレンズや反射鏡)で行う構成でも可能である。

記録媒体13は、基板9の表面に、発光媒体12と相変化媒体4を積層した構造となっている。
発光媒体12は電流の注入により発光する材料や構造体であり、例えば直接遷移型半導体であるAlGaAs、GaN、InP等や、あるいはこれらの材料を含んだ井戸構造がある。具体的な一例として、底部障壁層7がAlAs、上部障壁層5がInGaPであり、井戸層6がGaAsや、Al組成比が0.45より小さいAlGaAsからなる構造が知られている。必要に応じて基板9と底部障壁層7との間に光反射層としての電極8(基板が絶縁性の場合)を形成する。
なお、基板9が十分な導電性を有する場合には、これらが電極8′として機能するので電極8は不要となる。

発光媒体12の上部には相変化媒体4を形成する。相変化材料は注入されたエネルギーによる加熱や冷却により結晶状態とアモルファス状態のいずれかの相に変化する材料であり、具体的にはGeSbTe系化合物やInSbTe系化合物等がある。相変化媒体4としては、これらの相変化材料を単独で使用する場合と、相変化媒体4をZnS−SiO2膜等で挟んで熱特性を改善した構造で使用する場合などがある。

また、本発明の光記録媒体に用いられる相変化材料として、例えば、Ge2Sb2Te5(GeSbTeと略記する)のように、高抵抗のA相と低抵抗のB相が存在し、最高温度の履歴によってA相とB相との間を可逆的に相変化する材料を用いることもできる。

導電集光プローブ1の先端を記録媒体13の表面近傍のトンネル電流が流れる距離まで接近させる。トンネル電流が流れる距離は、上記プローブ1と媒体との間に印加されたバイアス電圧に依存するが、通常はナノメータレベルである。また、上記プローブ1を記録媒体13の表面と接触させてもよい。このときは、トンネル電流よりも大きな電流を媒体に注入することができるが、上記プローブ1や媒体の損耗防止のために、上記プローブ1の媒体への接触圧力を一定にする手段や上記プローブ1と媒体との摩擦を軽減する手段を付加する。この状態で記録媒体13上の上記プローブ1の相対位置を移動させる構造となっている。

〈実施の形態2〉
本発明の光記録装置の実施の形態を挙げ、図2および図3を用いて説明する。図2(a)は、本発明の実施の形態で示したリライタブル・テラビットメモリの導電集光プローブおよび上記プローブの移動機構近傍の平面構成を示す模式図、図2(b)は、図2(a)の断面構成を示す模式図であり、図3(a)は、リライタブル・テラビットメモリの全体の平面構成を示す模式図、図3(b)は、図3(a)の断面構成を示す模式図である。図2、3において、15は導電集光プローブ、16は電流、17は光、18は記録媒体(光ディスク)、19は記録媒体の回転駆動機構、20はヘッド、21は案内溝、22は支持構造、23はヘッド駆動機構、24は薄膜電極A、25は薄膜電極B、26はコリメータ、27は光導波路、28はディスク回転方向、29はヘッド移動方向を示す。
記録媒体18は、基板表面に発光媒体と相変化媒体を積層した構造である。ここで、発光媒体は電流により発光する材料であり、相変化媒体は電流による加熱で電気伝導度が大きく異なる2種類の状態に変化し、その状態を安定的に保持する性質を有する材料である。

記録媒体(光ディスク)18の中心には、記録媒体の回転駆動機構19により回転する回転軸があり、記録媒体18は回転軸を中心に円周方向に回転する。回転軸は記録媒体18の上下にある支持構造22で支持されている。記録媒体18の上下の支持構造22には、ヘッド20が記録媒体18の半径方向へ移動できる案内溝21が形成されていて、この案内溝21の中に導電集光プローブ15を搭載したヘッド20が組み込んである。導電集光プローブ15は、例えば先端をナノメータサイズまで先鋭化した透明材料の表面に透明導電膜を被覆して導電性と透明性を兼備した構造のものである。

導電集光プローブ15は記録媒体18の直上に位置し、導電集光プローブ15と記録媒体18の表面との間に数〜数十nm程度のわずかな空隙を設ける非接触方式と、導電集光プローブ15を記録媒体18の表面に接触させる接触方式のいずれもがある。非接触方式では、長期間使用しても導電集光プローブ15の損耗がほとんどないという利点があるが、電流16が比較的小さく、また微小な間隔の維持に高度な制御が必要となる。他方、接触方式では、間隔の制御が不要で、大きな電流16を媒体に注入できる利点があるが、上記プローブや媒体の損耗を防止するために、上記プローブと媒体との摩擦力を軽減する手段が必要である。本発明の光記録装置においては上記いずれの方式であっても適用可能である。

案内溝21はヘッド20に対してわずかな間隙を持って支持構造22に形成された矩形の溝であり、ヘッド20はこの溝に沿って、記録媒体18の半径方向に精密に移動することができる構造となっている。

ヘッド20および案内溝21にはそれぞれヘッド20を駆動する機構が形成されている。ヘッド駆動機構23としては、主に静電気力を用いるものと、電歪効果を利用するものとがある。静電気力を利用する機構では、ヘッド20と案内溝21にそれぞれ櫛歯型電極を並べる。ヘッド20の櫛歯型電極と案内溝21の櫛歯型電極との間にバイアス電圧を印加することにより、ヘッド20と案内溝21に付いた櫛歯型電極間に静電気による吸引力あるいは反発力が生じ、これが駆動力となってヘッド20は案内溝21に沿って直線的に任意の位置に移動する。電歪効果を利用する機構では、ヘッド20の上下をピエゾで挟む。このピエゾに三角波のバイアス電圧を印加する。バイアス電圧の上昇に伴ってピエゾが横方向に歪む。バイアスを急にゼロにするとピエゾの歪みが戻るが、ヘッド20は慣性力のためその場に残る。この動作を繰り返すことによりピエゾは首振り運動し、この首振り運動に伴ってヘッドが移動する。いずれの機構でもヘッド20を案内溝21に沿って直線往復運動させることが可能となる。

これらのヘッド駆動機構23や案内溝21は半導体エッチング・プロセスを用いたマイクロマシン加工技術により微小なサイズでも高精度に加工できる。そのため、ヘッド20は小型・軽量に作製することができる。

このヘッド20の記録媒体18の半径方向への移動と、記録媒体18の回転を組み合わせて、導電集光プローブ15を記録面内の任意のピット上へ位置決めするトラッキングを行うことができる。なお、導電集光プローブ15と記録媒体18との間隔制御はヘッド駆動機構23の素子にかかる電圧を変えて、ヘッドを微妙に傾かせることにより制御できる。

また、支持構造22の上面のヘッド20がスライドする部分には案内溝21に並行して薄膜電極A(24)が線状に形成してある。一方、ヘッド20下面の薄膜電極A(24)に接触する部分には薄膜電極B(25)が形成してある。ヘッド20が案内溝21中を移動するとき、常に薄膜電極B(25)が薄膜電極A(24)上を接触しながらスライドする。これによりヘッド20が案内溝21のどの位置に移動しても外部電源からヘッド20上の導電集光プローブ15ヘ安定して電流供給できる。この薄膜電極(A)24、薄膜電極(B)(25)はダイアモンドライクカーボン等で形成することができる。

案内溝21の延長上の支持構造22上には光導波路27が形成されている。この光導波路27は外部光伝送回路や光検出器に繋がっている。一方、ヘッド20には導電集光プローブ15で集光した光17を、この光導波路27の端面に向かって出射する薄膜導波路が形成されている。ヘッド20上の薄膜導波路に対向した端面と支持構造22上の薄膜導波路のヘッド20に対向した端面には一対のコリメータ26が形成されていて、これによりヘッド20上から出射された光17は平行光となり、ヘッド20が案内溝21中を移動してヘッド20と光導波路27の距離が変化しても、ヘッド20からの光17は外部回路に繋がった導波路に高効率に伝送することができる。

ヘッド20および案内溝21、ヘッド駆動機構23、光導波路27等は微小であるため、記録媒体18の半径方向に放射状に複数形成できる。各ヘッド20は独立して駆動できるので、ヘッド20ごとにデータの入出力を独立して並列的に行うことができる。また、各ヘッド20の動作を同期させて実効的にデータの入出力を高速化することが可能である。

【発明の効果】
本発明の光記録装置によれば、電流で光を生じる発光媒体と電流で電気抵抗(電気伝導率)が変化する相変化媒体とを基板上に積層した記録媒体と、同一の先端部でプローブ電流の注入と集光を同時に行う導電集光プローブを搭載したヘッドと、このヘッドを記録媒体の半径方向に直線的に移動させる一つもしくは複数の案内溝を放射状に設置し、導電集光プローブヘ電流を供給するスライド式の薄膜電極と、プローブで検出された光を外部光回路もしくは光検出器へ導く光導波路と、ヘッドからの光を光導波路へ並行光として伝送するコリメータを設置することにより、並列的に記録・再生・消去を反復して行える超小型・軽量での高密度リライタブル・テラビットメモリを実現できる効果がある。
