【発明の属する技術分野】
この発明は、窒化物半導体の製造方法に関し、特に、シリコン基板上に形成された窒化物半導体発光素子の製造方法に関するものである。

【従来の技術】
近年、窒化ガリウム(GaN)、窒化インジウム(InN)、窒化アルミニウム(AlN)およびそれらの混晶半導体からなる窒化物半導体を用いて、サファイア基板、窒化ガリウム基板もしくは炭化ケイ素(SiC)基板上に発光素子が作製されている。特に、InXGa1-XNで組成式が表わされる結晶を発光層として用いることで、高輝度の発光を得ることができる。

シリコン基板は、上述のサファイア基板などに比べ、安価で高品質であり、しかも大きな面積のものが得られるため、このシリコン基板上に窒化物半導体の発光素子を形成することにより、上述の基板を用いた場合に比べてより安価に発光素子を作製できることが期待される。このような技術の一例として、たとえばシリコン基板上に窒化物半導体を作製する技術が開示されている。この技術では、シリコン基板上にガリウムを中間層として形成し、その上に窒化物半導体層を成長させ発光素子としている。

【発明が解決しようとする課題】
しかしながら、上述の技術でシリコン基板上に窒化物半導体を形成した場合に、平坦な窒化物半導体を得ることが困難であるという問題があった。さらに、得られた結晶の品質が低下しやすいという問題があった。

そこで、この発明は上述のような問題点を解決するためになされたものであり、シリコン基板の上に形成された、高品質な窒化物半導体の製造方法を提供することを目的とするものである。

【課題を解決するための手段】
本発明者は、従来の技術において、シリコン基板上に形成される窒化物半導体の品質が低下する原因を調べた結果、窒化物半導体中のガリウムがシリコン基板へ異常拡散することにより、窒化物半導体素子の品質が低下することがわかった。

本発明者の知見について詳細に説明する。
シリコン基板上に、ガリウムを含む窒化物半導体、たとえば窒化ガリウム(GaN)、窒化ガリウムアルミニウム(GaAlN)、窒化インジウムガリウムアルミニウム(InGaAlN)を成長しても、平坦な結晶成長膜を得ることが非常に困難である。このようにして成長した窒化物半導体とシリコン基板との界面付近を詳細に観察すると、単に窒化物半導体の表面が荒れているだけでなく、シリコン基板の表面自体も荒れている。これは、結晶成長中にシリコン基板表面が徐々に荒れてきているものと考えられる。

図8は、従来の窒化物半導体の断面図である。図8を参照して、従来の窒化物半導体では、シリコン基板1の表面1f上に、中間層として窒化アルミニウム層100を形成する。窒化アルミニウム層100上に、窒化ガリウムからなる窒化物半導体層200を形成する。

窒化物半導体層200内には多くのガリウムが存在し、そのうちの一部のガリウムが矢印200aで示す方向にシリコン基板1側へ拡散する。これにより、窒化物半導体層200内でガリウムが少なくなり、窒化物半導体の品質が低下するという問題があった。

すなわち、図8で示すように、窒化物半導体層200を成長させる際に、シリコン基板1に向かってガリウム元素が不均一に拡散する。この拡散により、シリコン基板1の表面が荒れ、窒化物半導体の品質が低下する。

このような、結晶成長中のシリコン基板の表面荒れを抑制する手法について種々検討した結果、予めシリコン基板に周期律表第IIIB族元素(以下、IIIB族元素という)を均一にドーピングすれば、この荒れを防止でき、これにより、得られたガリウムを含む窒化物半導体の膜の表面の平坦性、結晶品質を向上させることができることが判明した。

この事実より、上述の問題点の原因を推測すると、シリコン基板上にガリウムを含む窒化物半導体の結晶成長を行なうと、結晶成長中に窒化物半導体を構成すべきIIIB族元素、特にガリウムが拡散する。また、シリコン基板の熱膨張係数が窒化物半導体の熱膨張係数と異なるため、結晶成長時に生じる熱応力により、窒化物半導体の結晶成長時にシリコン基板への局所的なガリウムの拡散(異常拡散)が起こりやすくなるものと考えられる。

図1は、この発明の原理を説明するために示す窒化物半導体の断面図である。図1を参照して、この発明に従った窒化物半導体の製造方法では、表面1f近傍に、周期律表第IIIB族元素としてのガリウムを含有するIIIB族含有層1bが形成されたシリコン基板1を準備する。「表面近傍」とは、表面1fからの深さが約20nm程度の領域をいい、この領域にIIIB族含有層1bが形成されている。シリコン基板1の表面1f上に中間層としての窒化アルミニウム層100を形成する。窒化アルミニウム層100上に窒化物半導体としての窒化物半導体層200を形成する。窒化物半導体層200を形成する際には、シリコン基板1の表面1f近傍にIIIB族含有層1bが形成されているため、窒化カリウム層中のガリウムがシリコン基板1側へ拡散することを防止できる。

本発明では、シリコン基板1の表面に予めIIIB族元素がドープされたIIIB族含有層1bが形成されているため、窒化物半導体層200を成長させる際に窒化物半導体層200からガリウムが拡散することが抑制される。また、たとえ若干は拡散しても、シリコン基板1側に均一に広がっていくことによって、上述の問題点を解決する。

本発明の方法に従えば、シリコン基板と窒化物半導体層200との界面近傍でシリコンとIIIB族元素の共晶が形成されて拡散を抑制しているとも考えられるが、この点については詳細は不明である。

なお、本明細書中において、窒化物半導体とは、VB族元素が窒素(N)であるIII−V族半導体であり、任意組成のBAlGaInSbNを含む他、窒素の一部(VB族元素のうちの20%以下)がヒ素(As)、リン(P)に置き換わったものも含む。これらを用いた場合でも、同様の効果を奏する。

このような知見に基づいてなされた、この発明の1つの局面に従った窒化物半導体の製造方法は、少なくとも表面近傍にガリウムを含むシリコン基板を準備する工程と、シリコン基板の表面上にガリウムと窒素とを供給してガリウムを含有する窒化物半導体をシリコン基板の表面上に形成する工程とを備える。

このような構成を備えた窒化物半導体の製造方法に従えば、シリコン基板の表面には、ガリウムが予め含まれる。その表面上にガリウムを含有する窒化物半導体を成長させるため、窒化物半導体中のガリウムが、シリコン基板表面側へ拡散することを防止することができる。その結果、品質の高い窒化物半導体を提供することができる。

また好ましくは、シリコンはn型の不純物を含む。
また好ましくは、シリコン基板の表面近傍に含まれるガリウムの濃度は1017cm-3以上1020cm-3以下である。

ガリウムの濃度が1017cm-3未満であれば、シリコン基板表面近傍のガリウムの濃度が小さくなり、ガリウムの拡散を抑制する効果が小さくなる。ガリウムの濃度が1020cm-3を超えると、ガリウムの割合は大きくなり、シリコン基板の表面が荒れる。そのため、その上に形成された窒化物半導体の品質が低下する。

また好ましくは、窒化物半導体をシリコン基板の表面上に形成する工程に先立って、シリコン基板の表面に、組成式がAlInNで表わされる中間層を形成する工程をさらに備える。この場合、中間層が、シリコン基板と窒化物半導体との間に介在することで、ガリウムの拡散をさらに効果的に抑制することができる。

この発明の別の局面に従った窒化物半導体の製造方法は、少なくともシリコン基板の表面近傍にガリウムをドープする工程と、ガリウムがドープされたシリコン基板の表面上にガリウムと窒素とを供給してガリウムを含有する窒化物半導体をシリコン基板の表面上に成長させる工程とを備える。

このような工程を備えた窒化物半導体の製造方法に従えば、シリコン基板の表面には、ガリウムがドープされる。その表面上にガリウムを含有する窒化物半導体を成長させるため、窒化物半導体中のガリウムが、シリコン基板表面側へ拡散することを防止することができる。その結果、品質の高い窒化物半導体を提供することができる。

【発明の実施の形態】
以下、この発明の実施の形態について、図面を参照して説明する。

(実施の形態1)
図2は、この発明に従って製造された窒化物半導体を有する半導体装置の断面図である。図2を参照して、半導体装置は、シリコン基板1と、シリコン基板1の表面1fに形成された、中間層としてのn型のAlInN中間層10と、AlInN中間層10上に形成された、窒化物半導体としてのn型のGaInNからなる第1のクラッド層2と、第1のクラッド層2上に形成されたInXGa1-XNからなる発光層3と、発光層3上に形成されたp型のAlGaInNからなるキャリアブロック層4と、キャリアブロック層4上に形成されたp型のGaNからなる第2のクラッド層5が順に積層された構造を有する。

シリコン基板1にはn型の不純物としてのアンチモン(Sb)がドープされ、その濃度は1020cm-3である。表面1fからの深さが20nmの所にまでアルミニウム、インジウムまたはガリウムのいずれかがドープされてIIIB族含有層が形成されており、その濃度は1019cm-3である。

さらに、シリコン基板1の下面には、ボンディング電極15が形成され、第2のクラッド層5の上面には透明電極16が設けられている。透明電極16の上面の一部には、ボンディング電極17が設けられている。

ここで、InXGa1-XN中の組成Xを変えることにより、バンド間発光の波長を紫外から赤色まで変化させることができる。本実施の形態では、青色で発光するものとした。なお、発光層3を、InGaAlN、GaAsN、GaInAsN、GaPN、またはGaInPNなどとしてもよい。これらのIII−V族化合物半導体の場合、VB族元素して、主として窒素を含むことにより、本発明の効果が得られる。

第2のクラッド層5にはマグネシウムがドープされており、p型である。第2のクラッド層5の抵抗は比較的大きい。したがって、第2のクラッド層5の一端へボンディング電極17のみから電流、すなわち正孔を注入しても、電流密度が発光層3の全域において均一とならないおそれがある。

そこで、ボンディング電極17と第2クラッド層5との間に、第2のクラッド層5のほぼ全面にわたる薄膜の透明電極16が設けられる。この透明電極16が存在することにより、多くの発光を取出すことができる構成としている。

n型のシリコン基板上に接続されるボンディング電極15としては、金属が用いられる。たとえば、Al、Ti、Zr、Hf、VまたはNbのいずれかを用いることが好ましい。

p型の窒化ガリウムからなる第2のクラッド層5に接続される透明電極16としては、厚みが20nm以下の金属を用いることが好ましく、たとえばTa、Co、Rh、Ni、Pd、Pt、Cu、AgまたはAuのいずれかが用いられることが好ましい。

次に、本発明に従った窒化物半導体の製造方法について説明する。図3〜図7は、図2で示す半導体装置の製造方法を説明するための図である。

図3を参照して、シリコン基板1にアンチモンをドープする。次に、アルミニウム、インジウム、ガリウムまたはボロンのいずれかを、イオン注入を用いてシリコン基板1にドープする。このドープの方法としては、アルミニウム、インジウム、ガリウムおよびボロンなどのIIIB族元素を含むドーパントをシリコン基板1の表面に接触させ、熱により拡散させるいわゆる拡散法を用いてもよい。さらに、IIIB族元素を含む有機金属をシリコン基板1の表面1fに供給し、IIIB族元素をドープしてもよい。これにより、表面1f近傍に、IIIB族元素を含むシリコン基板1を準備する。

次に、シリコン基板1を洗浄し、シリコン基板1をMOCVD(有機金属化学気相成長)装置内に導入し、水素(H2)雰囲気の中で、温度1100℃でクリーニングを行なう。

その後、キャリアガスとしてN2を流量10リットル/分の割合で流しながら、温度800℃で、アンモニア(NH3)とトリメチルアルミニウム(TMA)、トリメチルインジウム(TMI)を、それぞれ流量5リットル/分、10μモル/分、17μモル/分で導入する。さらに、シラン(SiH4)ガスを導入して、厚みが約20nmの、シリコンがドーピングされたn型のAlInN中間層10を形成する。AlInN中間層10の組成式は、Al0.85In0.15Nで表わされる。窒化物半導体としての第1のクラッド層2をシリコン基板1の表面1f上に成長させる工程に先立って、シリコン基板1の表面1fに、組成式がGaXT1-XN(0≦X≦0.2、Tはガリウムおよびボロン以外のIIIB族元素)で表わされるAlInN中間層10を形成する
図4を参照して、同じ温度で、TMAの供給を停止し、トリメチルガリウム(TMG)およびTMIを流量約20μモル/分および100μモル/分の割合でそれぞれ導入し、厚みが1μmでシリコンがドーピングされた第1のクラッド層2を成長させた。第1のクラッド層2は、窒化物半導体であり、その組成式は、Ga0.92In0.08Nで表わされる。なお、AlInN中間層10を堆積した後、その成長温度をさらに高温として第1のクラッド層2として、GaN層またはAlGaN層を形成することも可能である。ここでは、Inを含みAlを含まないGaInNの層を用いることで、基板の成長温度を高温とすることなく、低温成長させることが可能であり、クラックの発生を防止できる。シリコン基板1の上にガリウムと窒素とを供給してガリウムを含有する窒化物半導体としての第1のクラッド層2をシリコン基板1の表面1f上に成長させる。

図5を参照して、TMA、TMIおよびTMGの供給を停止して、基板温度を760℃とした。インジウムの原料であるTMIの流量を6.5μモル/分、TMGの流量を2.8μモル/分として導入、組成式がIn0.18Ga0.82Nで表わされる、厚みが3nmの井戸層を形成する。

その後、シリコン基板1の温度を850℃とし、TMGの流量を14μモル/分として導入し、GaNからなる障壁層を形成する。同様に、井戸層と障壁層の成長を繰返し、多重量子井戸(MQW)からなる発光層3を形成する。

図6を参照して、発光層3の成長が終了した後、最後の障壁層を形成した温度と同じ温度で、TMGの流量を11μモル/分、TMAの流量を1.1μモル/分、TMIの流量を40μモル/分とし、p型のドーピング原料ガスであるビスシクロペンタジエニルマグネシウム(Cp2Mg)の流量を10nモル/分とし、厚みが50nmのp型のキャリアブロック層4を形成する。キャリアブロック層4の組成式はAl0.20Ga0.75In0.05Nで表わされる。

図7を参照して、キャリアブロック層4の成長が終了すると、温度1000℃において、TMAの供給を停止し、厚みが100nmのp型のGaNからなる第2のクラッド層5を成長させる。第2のクラッド層5はp型で、組成式がGa0.9In0.1Nで表される。

このようにして、発光素子構造の成長が終了すると、TMG、TMIおよびCp2Mgの供給を停止した後、シリコン基板1を室温まで冷却する。その後シリコン基板1をMOCVD装置より取出す。

第2のクラッド層5上に透明電極16を形成する。さらにその上の一部にボンディング電極17を形成する。シリコン基板1の下面にボンディング電極15を形成し、本発明の発光素子が完成する。

このようにして得られた半導体装置の電気的特性を測定した。導電率の高いシリコン基板1を用いているため、順方向に電流20mAを流したときの駆動電圧が3.0Vであり、絶縁性基板を用いた発光素子の駆動電圧3.4Vに比べ、低い電圧で駆動する素子を作製することが可能となる。また、輝度が3mWの高輝度で、中心波長が470nmの青色発光が得られた。

また、比較例として、シリコン基板1の表面1f近傍にIIIB族元素のドーピングを行なわない素子も形成した。この場合、窒化物結晶の平坦性が悪化し、同条件で駆動したときの駆動電圧は3.8Vであり、発光強度は0.5mWであり、本発明の発光素子よりも発光強度が大幅に減少した。また、面内不均一発光を示しており、シリコン基板1側から成長層側に電流が均一に流れていないものと思われた。

次に、IIIB族元素のシリコン基板1へのドーピング量について検討した。アンチモンなどのn型ドーパントを濃度1020cm-3となるようにドープした、低抵抗のn型のシリコン基板1に対して、Al、In、GaおよびBのいずれかのIIIB族元素を、このドーピング量と同程度の濃度1020cm-3となるようにドープすることで、比較的好ましい結果が得られる。

さらに、これらIIIB族元素を、濃度が1020cm-3を超えてシリコン基板1表面付近にドープすると、シリコン基板1の状況が窒化物結晶の結晶成長用の基板として悪化し、かえってその上に成長する窒化物結晶の品質が低下する。これにより、発光強度が低下し、発光素子を構成する結晶としての特性が悪化する。

また、IIIB族元素のドープ量が1017cm-3未満であれば、Ga、Al、In、BなどのIIIB族元素の異常拡散が生じやすく、成長中の表面モフォロジーが悪化する。その膜上に半導体発光素子を作製した場合、光電特性の悪い素子が得られる。

次に、ドーピングの深さについては、深さが30nmより深くなるようにドープされた場合には、この部分は、n型の不純物とp型の不純物とが同じにドープされたやや抵抗の高い領域となる。この領域が厚くなることで、作製した半導体発光素子の駆動電圧が若干上昇する傾向があり好ましくない。しかしながら、上に形成される窒化物半導体の結晶の品質を向上させ、それにより発光素子の発光強度との特性を向上させるためには、シリコン基板1の表面1f付近にのみIIIB族元素がドープされている必要はなく、シリコン基板1全体にドープされてもよい。これは、素子電圧の上昇の程度と、所定のドーピングプロファイルを有する基板の作製しやすさから、総合的に判断すればよい。

なお、この実施の形態では、シリコン基板1として、n型のシリコン基板1を用いたが、p型のシリコン基板1を用いることも考えられる。この場合、シリコン基板1を通じて半導体発光素子の電極を形成する場合に、窒化物結晶を、p型およびn型の順に作製し、半導体発光素子を形成する必要がある。

しかしながら、シリコン基板1上に低抵抗のp型窒化物半導体を直接形成することは困難である。そのため、実際には、シリコン基板1をn型とした、本発明の実施の形態とならざるを得ない。

よって、用いられるシリコン基板1としては、Sb、As、Pなどのn型の不純物がドープされたn型のシリコン基板1とする。これに、Al、Ga、In、BなどのIIIB族元素をその濃度が1017cm-3以上1020cm-3以下の範囲で、少なくとも、シリコン基板1の表面1f付近にドープすることが好ましい。

ガリウム原子を予め制御された条件で均一にシリコン基板1の表面にドープしておくことにより、ガリウムを含む窒化物半導体の成長中に、ガリウム元素が異常拡散することが防止される。また、Al、Ga、InおよびBなどのIIIB族元素を予めシリコン基板1の表面1f付近にドープしておくことにより、IIIB族元素のシリコン基板1への拡散が抑制される。

また、この実施の形態では、シリコン基板1上に、AlInNからなる中間層10を形成してから、ガリウムを含む窒化物半導体としての第1のクラッド層の成長を行なった。このように、シリコン基板1上に一旦ガリウムの含有量の小さい結晶を中間層10として形成することで、ガリウムの異常拡散による、ガリウムを含む窒化物半導体の結晶品質の低下が抑制される。この点から、中間層10としては、IIIB族中に示すガリウムの割合が0.2以下であることが好ましいことが、本発明者の検討により明らかになった。

さらに、中間層10の膜厚としては2nm以上100m以下が好ましく、クラックの発生を防止する観点からは、5nm以上60nm以下の範囲とすることが好ましいことがわかった。なお、ここに記した好ましい中間層の条件は、実施の形態2でも同様である。

(実施の形態2)
上述の実施の形態1においては、上述の実施の形態1では、Sb、As、Pなどのn型不純物がドープされたシリコン基板1にAl、Ga、In元素を、イオン注入もしくは拡散法を用いることでドーピングしたシリコン基板の表面に、窒化物半導体を形成した。

これに対して、実施の形態2では、本発明者は、数々の実験結果より、Sb、AsまたはPがドープされたn型のシリコン基板1に、窒化物半導体の結晶成長に先立って、温度600℃以上1100℃以下の温度条件で、TMA、TMG、TMInなどのIIIB族元素を含有する原料を導入することで、シリコン基板1の表面1f近傍にこれらのIIIB族元素を導入でき、これにより、実施の形態1と同様の効果を上げることが判明した。

シリコン基板1の表面1f近傍にIIIB族元素をドープする工程は、シリコン基板1の表面1fにIIIB族元素を含む有機金属を供給する工程、シリコン基板1にIIIB族元素を注入する工程および拡散法によりIIIB族元素をドープする工程からなる群より選ばれたいずれかの工程により行なわれる。

中でも、TMAを用いることが特に好ましく、他の原料ガスに比較して、効果が高い傾向がみられた。この際の雰囲気としては、水素もしくは窒素をキャリアガスとして用いることができる。好ましくは、上述のIIIB族元素を含有する原料を導入する工程に続けて、温度1000℃以上1200℃以下で熱処理を行なうことが望ましい。

つまり、実施の形態1において、シリコン基板1として、n型の不純物に加えて、その表面にIIIB族元素をドープしたものを使用した。この実施の形態2では、シリコン基板1として、Sb、As、Pなどのn型の不純物がドープされたシリコン基板1を用い、実施の形態1におけるAlInN中間層10の成長工程の直前に、上記IIIB族元素を含有する原料を導入する工程を実施する。他の工程は、実施の形態1と同様である。その効果も実施の形態1と同様であった。その後、この実施の形態2では、熱処理工程を実施することにより、シリコン基板1の表面1fの酸化を抑えることが可能となり、AlGaInN中間層10とシリコン基板1の界面の導電性が改善される。これにより、上述の実施の形態1よりさらに導電性の高い窒化物半導体の発光素子を作製することが可能となった。

また、この実施の形態においても、実施の形態1と同様にAlInN中間層を用いることで、上記記載の効果が得られ、望ましい構成となった。

今回開示された実施の形態はすべての点で例示であって制限的なものではないと考えられるべきである。本発明の範囲は上記した説明ではなくて特許請求の範囲によって示され、特許請求の範囲と均等の意味および範囲内でのすべての変更が含まれることが意図される。

【発明の効果】
本発明によれば、Sb、As、Pなどのn型の不純物がドープされたシリコン基板1の表面1fにAl、Ga、InまたはB元素を、イオン注入もしくは拡散の技術によりドープすること、またはシリコン基板上に、これら元素を有する有機金属をエピタキシャル成長前にドープし、ドーピングを行なったシリコン基板を用いる。これにより、シリコン基板1の表面状態が良好で、発光素子として望ましい高品質の窒化物半導体としての第1のクラッド層2を得ることが可能となる。

さらには、シリコン基板1側から直接電流を流すことが可能な窒化物半導体装置を作製することができた。
