【発明の属する技術分野】
本発明は、モールド部材により一体化されたバスバー上に半導体素子を実装した半導体装置およびその製造方法に関する。

【従来の技術】
バスバー上に半導体素子を実装し、そのバスバーを樹脂でモールドした半導体装置として特開2001−110985号公報に開示されているようなものが知られている。複数のバスバーは樹脂モールドにより一体とされ、一つのモジュールを形成している。各バスバーの表裏面は露出しており、バスバーの表面には半導体素子がハンダ等により接合され、裏面側はヒートシンク等の冷却面に固定されている。バスバーと冷却面との間には、電気絶縁性の放熱シートが設けられる。

【発明が解決しようとする課題】
ところで、各バスバーは、バスバーと放熱シートとの接触が確実となるように、バスバーの裏面がモールド部材よりも突出するようにモールドされている。そのため、モジュールの裏面は平坦ではなく凹凸形状となっている。その結果、放熱シートとバスバーとの密着性が損なわれ、バスバーと放熱シートとの間に空気層が生じてしまうという欠点があった。また、バスバー、放熱シートおよびヒートシンクの各接触面は、微視的に見ると平滑ではなく凹凸面となっており、接触状態は実質的に多数の点接触部から成るとみなすことができる。

その結果、実質的な接触面積は見かけよりも小さくなり、微視的凹凸面の隙間にも空気層が介在することになる。空気の熱伝導率は放熱シートと比較すると非常に小さいため、バスバーからヒートシンクへの熱伝達を効率良く行うことができず、半導体素子の発熱に対して十分な放熱性能が得られないことがあった。

本発明の目的は、放熱性能に優れた半導体装置およびその製造方法を提供することにある。

【課題を解決するための手段】
発明の実施の形態を示す図3,4,8〜10に対応付けて説明する。
(1)請求項1の発明による半導体装置の製造方法は、複数のバスバー11〜13をそれらの表面および裏面が露出するようにモールド部材1でモールドして一体化する第1の工程(図4(a))と、一体化されたバスバー11〜13およびモールド部材1の裏面全体を、高熱伝導性の未硬化状態の放熱用樹脂8により覆う第2の工程(図4(b))と、未硬化状態の放熱用樹脂8を硬化させる第3の工程と、バスバー12の表面に半導体素子22を実装する第4の工程(図4(c))と、放熱用樹脂8の表面8aに冷却装置2の冷却面2bを固設する第5の工程とを備えて上述の目的を達成する。
(2)請求項2の発明は、請求項1に記載の半導体装置の製造方法において、放熱用樹脂8の表面8aに加熱装置15の加熱面15aを当接させて放熱用樹脂8を加熱処理する工程(図4(c))を、第3の工程と第4の工程との間に設けたものである。
(3)請求項3の発明による半導体装置は、複数のバスバー11〜13をそれらの表面および裏面が露出するようにモールド部材でモールドして一体化した半導体実装部10と、バスバー12の表面に実装される半導体素子22と、半導体実装部10のバスバー11〜13およびモールド部材1の裏面全体を覆う高熱伝導性の放熱用樹脂8と、放熱用樹脂8の表面が冷却面2bに接触するように半導体実装部10が装着される冷却装置2とを備え、放熱用樹脂8の厚みは、その中央部より他の部分が薄くなるような凸面としたことを特徴とする。
(4)請求項4の発明は、請求項3に記載の半導体装置において、モールド部材1の裏面1eに凹凸を形成したものである。
(5)請求項5の発明は、請求項3または4に記載の半導体装置において、放熱用樹脂8の表面8aと冷却面2bとで挟持されるように熱伝導性材料の箔17を設けたものである。

【発明の効果】
(1)請求項1〜5の発明によれば、バスバーおよびモールド部材の裏面全体に放熱用樹脂が密着するため、半導体実装部から放熱用樹脂への熱伝達性能が向上する。
(2)請求項2の発明では、放熱用樹脂を加熱処理することにより、バスバーおよびモールド部材の裏面全体を覆う放熱用樹脂とバスバーおよびモールド部材との密着性が向上する。また、放熱用樹脂の表面を加熱面によって平坦化することができ、冷却面との密着性の向上が図れる。その結果、半導体実装部から冷却装置への放熱効果の向上を図ることができる。
(3)請求項3の発明では、放熱用樹脂と冷却面との間における空気の残留を防止することができ、放熱用樹脂から冷却装置への熱伝達性能が向上する。
(4)請求項4の発明では、モールド部材と放熱用樹脂との接触面積が増加し、モールド部材を介した放熱用部材への熱伝達性能がさらに向上する。
(5)請求項5の発明では、異物等の挟み込みに対して箔が緩衝材となることにより、バスバーと冷却装置との間の電気的短絡の発生を防止することができる。

【発明の実施の形態】
以下、図を参照して本発明の実施の形態を説明する。図1は、半導体素子21,22を用いて直流P,Nを交流U,V,Wに変換するインバータの電力変換部回路の一部を示す図であり、U,V,Wの内の1相分、例えばU相、に関する部分を示したものである。図1に示す例では、半導体素子21,22としてMOSFETが用いられている。11はP極用のバスバー、12はインバータ出力用のバスバー、13はN極用のバスバーである。また、51,52は、半導体素子21,22の各々のゲートGに駆動信号を印加するゲート端子である。

図2は図1に示した回路に相当する部分の実装構造を示した斜視図である。半導体素子21はP極用バスバー11の上面に実装され、半導体素子22はインバータ出力用バスバー12の上面に実装されている。バスバー11〜13はモールド部材であるモールド樹脂1により一体とされ、半導体実装部であるモジュールケース10が形成されている。各バスバー11〜13は電位が異なるので、互いに接触しないような間隔で配置されている。モールド樹脂1はバスバー11〜13間を電気的に絶縁する機能も果たしている。バスバー11〜13の材質には熱伝導率が大きく、また、体積抵抗率が小さいものが良く、例えば、銅(Cu)やアルミニウム(Al)やこれらを含む合金などが用いられる。

各半導体素子21,22は接合材であるハンダ31,32によりバスバー11,12上に面接合されており、各半導体素子21,22の裏面側に形成されたドレインDはそれぞれハンダ31,32を介してバスバー11,12と電気的に接続されている。ハンダ32は電気的接続だけでなく半導体素子22の熱をバスバー12に伝達する機能も担っており、ハンダに代えて銀フィラーを含む導電ペーストを用いても良い。

半導体素子21,22の上面側にはソースSおよびゲートGが形成されている。半導体素子21のソースSは金属ワイヤ41によりバスバー12の上面に接続され、ゲートGは金属ワイヤ61によりゲート端子51に接続されている。一方、半導体素子22のソースSは金属ワイヤ42によりN極用バスバー13の上面に接続され、ゲートGは金属ワイヤ62によりゲート端子52に接続されている。このように、半導体素子21,22が実装されることにより、一相分のモジュールMが形成される。

モジュールMの裏面側には放熱樹脂8が設けられており、モジュールMは放熱樹脂8を挟むようにヒートシンク2に固定される。ヒートシンク2内には冷却水等の冷媒が流れる流路2aが形成されている。半導体素子21,22で発生した熱はバスバー11,12および放熱樹脂8を介してヒートシンク2に伝えられ、流路2aを流れる冷媒に放熱される。

図3は図2のA−A断面図であり、分かりやすいようにモジュールMとヒートシンク2とを離して図示した。モールド樹脂1の周辺部分に形成されたフランジ部1aにはボルト取付用の貫通穴1bが複数形成されており、モールド樹脂1により一体化されたバスバー11〜13はボルト9によりヒートシンク2の冷却面2bに固定される。2cはヒートシンク2に形成された取付用ネジ穴である。モールド樹脂1により形成された素子空間にはシリコーンを主成分としたゲル部材4が充填され、図2に示した半導体素子21,22および金属ワイヤ41,42,61,62はゲル部材4によって封止されている。なお、図2ではゲル部材4の図示を省略した。

バスバー11〜13の裏面はモールド樹脂1の裏面よりも突出しており、本実施の形態では、バスバー11〜13およびモールド樹脂1の裏面を覆うように放熱樹脂8の層が形成される。放熱樹脂8はエポキシ等の耐熱性が高い樹脂が主成分であって、樹脂中にはアルミナ(Al2O3)、窒化アルミ(AlN)等のセラミックスやガラスのフィラーが含有されている。これらのフィラーを含有させることにより、放熱樹脂8の熱伝導率を樹脂だけのものよりも大きくすることができる。また、放熱樹脂8の厚さに関しては放熱の観点からは薄い方が良いが、絶縁性の観点からは厚い方が良い。本実施の形態では、厚さを0.05mm〜0.5mm程度とすることにより、耐熱性、放熱性および絶縁性を確保している。

次に、図4を参照して半導体装置の製造手順について説明する。図4(a)に示す工程では、バスバー11〜13およびモールド樹脂1から成るモジュールケース10を射出成形により形成する。すなわち、バスバー11〜13を樹脂成型用金型にインサートしてモールド用の樹脂を射出することにより、一体のモジュールケース10が形成される。このとき、バスバー裏面(図示上側の面)がモールド樹脂1よりも突出するように成型する。

図4(b)に示す工程では、モジュールケース10の裏面に放熱樹脂8の層を形成する。放熱樹脂8の層を形成する際には、メタルマスクまたはシルク印刷によりペースト状の放熱樹脂8を印刷し、その後硬化させることにより得られる。このときの放熱樹脂8の厚さは、メタルマスクまたはシルクの厚さを管理することにより行われる。放熱樹脂8の他の形成方法としては、予め所定厚さのシート状未硬化放熱樹脂を形成し、そのシート状未硬化放熱樹脂をモジュールケース10の裏面に貼り合わせた後に硬化させるようにしても良い。このように、未硬化の放熱樹脂8でもモジュールケース10の裏面全体を覆うようにしたので、放熱樹脂8とバスバー11〜13およびモールド樹脂1の各裏面との密着性は、従来の放熱シートを用いる場合に比べて向上する。

図4(c)に示す工程では、バスバー12上にハンダ32および半導体素子22の順に載置し、放熱樹脂8の表面8aをヒータ15の加熱面15aに接触させて加熱する。この加熱によりハンダ32が溶融し、半導体素子22とバスバー12とが接合される。同時に、加熱によって放熱樹脂8の表面がヒータ面に倣って平坦となるとともに、モジュールケース10の裏面側との密着性がさらに向上する。すなわち、加熱により放熱樹脂8が若干軟化して、隙間を埋めるような作用が働く。その後、ワイヤボンディングおよびゲル部材4の充填を行うことにより、図2に示すようなモジュールMが形成される。放熱樹脂8の表面8aは平坦化されているため、図3に示すようにモジュールMをボルト9によりヒートシンク2に固定すると、放熱樹脂8の表面8aとヒートシンク2の冷却面2bとが密着する。

図5は、バスバー11,12およびモールド樹脂1からヒートシンク2への熱の流れを定性的に示した図である。放熱樹脂8はバスバー11,12の微小凹部に密着し、さらに、モールド樹脂1の裏面部分の凹部にも放熱樹脂8が入り込んでモールド樹脂1の裏面に密着している。また、放熱樹脂8の表面8aも加熱時に加熱面15aに倣って平坦化されているため、放熱樹脂8からヒートシンク2への放熱が効率良く行われる。加えて、バスバー11,12の端面11a,12aに放熱樹脂8が密着しているため、熱移動経路16に示すようにこの端面11a,12aからもヒートシンク2へと放熱され、放熱効率の向上が図られる。

また、半導体素子接合時の加熱の際には、バスバー11〜13の裏面にヒータを直接接触させるため、モールド時のバスバー同士の平面度を高い精度で合わせる必要があった。しかし、本実施の形態では、上述したようにヒータ15と接触するのは放熱樹脂8であって、その放熱樹脂8は加熱により接触面が平坦化される。そのため、バスバー同士の平面度に対する要求精度が緩和されるとともに、加熱効率の向上および加熱時間の短縮が図れる。その結果、モジュール毎の実装時間のばらつきの回避、および実装時間の短縮を図ることができる。

また、バスバー11,12とモールド樹脂1との境界面からゲル部材4が漏れ出すようなことがあった場合でも、モジュールケース10の裏面側に形成された放熱樹脂8によってゲル部材4がモジュールケース10外に漏れるのを防止することができる。さらに、モジュールケース10の裏面側の凹凸を埋めるように放熱樹脂8が形成されているため、モジュールMをヒートシンク2に固定した際の圧力分布の均一化を図ることができる。その結果、絶縁層としての圧力に対する信頼性が向上する。

なお、上述したようにバスバー端面からの放熱を考慮すると、樹脂モールド1の裏面側に露出する端面の面積を、すなわち、図5の突出寸法tを大きくした方が良い。すなわち、バスバー11〜13の板厚を厚くして突出寸法tを大きくする。その結果、放熱性能の向上に加えてバスバー自体の剛性アップを図ることができる。例えば、板厚が薄い場合にはモールド成形時にバスバーが反ったりしてしまい、バスバーの実装面やヒートシンク2との接触面に回り込んでしまうおそれがある。板厚を厚くすることによりこのような不具合を避けることができる。バスバー11〜13に銅系の材料を用いる場合には、その板厚を0.5mm以上とすることが望ましい。また、板厚が厚くなることによりバスバーの熱容量が大きくなり、半導体素子作動時の温度を低く抑えることができる。その結果、従来、半導体素子の下に別体で配置していたヒートスプレッダを省略することも可能となる。さらに、バスバー断面積が増えることから、電流経路における抵抗値が減少し、バスバー自体の発熱による損失を抑えることができる。

一方、従来の半導体装置のようにモジュールMを放熱シートを介してヒートシンクに取り付ける場合には、以下に説明するように放熱性能の点で問題がある。図6は放熱シート3を用いた場合の断面図であり、図3と同様の図である。放熱樹脂8の場合と同様に、放熱シート3は半導体素子21,22からバスバー11,12に伝達された熱をヒートシンク2に伝達するとともに、バスバー11,12とヒートシンク2との間の電気的絶縁を確保する役割を担っている。

図7は、図6の符号Bで示した部分の拡大図であり、バスバー11,12、放熱シート3およびヒートシンク2の互いの接触状況を模式的に示したものである。モジュールMの裏面は平坦ではなく凹凸形状となっているため、モールド樹脂1の裏面側には空気層5が形成されてしまい、バスバー11,12の端面11a,12aからの放熱は期待できなかった。

さらに、バスバー11,12、放熱シート3およびヒートシンク2の各接触面は、微視的に見ると平滑ではなく凹凸面となっており、接触状態は実質的に多数の点接触部から成るとみなすことができる。そのため、実質的な接触面積は見かけよりも小さくなり、微視的凹凸面の隙間にも空気層5が介在することになる。その結果、バスバー11,12の熱は、図7の熱移動経路6で示すように、バスバー11と放熱シートの点接触部から放熱シート3とヒートシンク2との点接触部へと伝達されことになり、放熱性能の低下を招いていた。

[第1変形例]
図8は上述した実施の形態の第1変形例を示す図であり、図5と同様の部分を示す断面図である。第1変形例では、モールド樹脂1の下面1e、すなわち、放熱樹脂8との接触面を凹凸形状とした。例えば、モジュールケース10を成形する際の成形金型に凹凸形成することにより、面1eを凹凸形状とすることができる。その結果、モールド樹脂1と放熱樹脂8との接触面積が増大し、バスバー→モールド樹脂1→放熱樹脂8→ヒートシンク2という経路での放熱が増加する。

また、これによってモールド樹脂1と放熱樹脂8との間にファンデルワールス力およびアンカー効果が発生するため、例えば、モールド樹脂1にポリフェニレンサルファイド(PPS)を放熱樹脂8にエポキシをそれぞれ使用した場合のように、接合が困難な樹脂を組み合わせて用いても、接触面における密着状態を維持することができ、剥離等を防止することができる。

[第2変形例]
図9は第2変形例を示す図であり、図3と同様の断面図である。第2変形例では放熱樹脂8のヒートシンク2と接触する面に箔17を付加した。箔17としては比較的柔らかい材質でかつ熱伝導率の大きいものが良く、また、容易に入手可能なものが好ましい。例えば、アルミ(Al)、銅(Cu)、若しくはこれらを主成分とした合金の箔が良い。このような箔17を設けたことにより、モジュール4をヒートシンク2への取り付ける際に微細な異物(特に導電性の異物)を挟み込んでしまった場合でも、箔17が塑性変形することによりモジュールケース10の底面をヒートシンク2の表面に密着させることができる。また、箔17が緩衝材となるため、異物を挟み込んだ部分に応力が集中して放熱樹脂8に亀裂等が生じるおそれが無い。そのため、導電性の異物を挟み込んだ場合であっても、モジュールMとヒートシンク2との間に電気的短絡が生じるおそれがない。

[第3変形例]
図10は第3変形例を示す断面図である。第3変形例では、放熱樹脂18の形状が上述した放熱樹脂8と異なっている。放熱樹脂18の場合、ヒートシンク2と接触する表面18aの形状は、モジュールケース10の中央部が最も厚くなるような凸面となっている。メタルマスクやシルク印刷を用いて放熱樹脂18を製作する場合には、マスクの厚さを変えることでこのような凸面とすることができる。また、シート状の放熱樹脂18を別に製作する場合には、モジュール中央部に向かって凸となるように加工された成形型を用いれば良い。

なお、バスバー上に半導体素子を実装する際には、放熱樹脂18の凸面18aと密着する凹面形状の専用治具をモジュールMに装着し、その専用治具をヒータで加熱して半導体素子をバスバー上に接合すれば良い。専用治具はカーボンや熱伝導率の高い銅(Cu)等で形成される。

モジュールMをヒートシンク2に固定する際には、ボルト9を締め付けることにより放熱樹脂18が変形して表面18aは平面状となり、モジュールMとヒートシンク2との隙間の空気は、モジュール中央部分から周辺部分へと押し出される。よって、モジュールMとヒートシンク2との間に空気が残留するのを防止することができ、放熱性能を向上させることができる。なお、モジュールMをヒートシンク2に固定する際に、モジュールMをヒートシンク2方向に付勢しつつボルト9を締め付けるようにしても良い。

上述した実施の形態では、インバータの1相分の回路を例に説明したが、複数のバスバーが樹脂モールドによって一体成形され、そのバスバーを冷却装置で冷却する構造であれば、本発明を適用することができる。

By the way, each bus bar is molded so that the back surface of the bus bar protrudes from the molding member so that the contact between the bus bar and the heat dissipation sheet is ensured.
