【発明の属する技術分野】
本発明は、下地樹脂絶縁層と配線層と樹脂絶縁層とを有するプリント配線板の製造方法に関し、特に、リーク不良を生じ難い配線層を確実に形成することのできるプリント配線板の製造方法に関する。

【従来の技術】
従来より、複数の樹脂絶縁層とその層の間に形成された配線層とを有するプリント配線板が知られている。このようなプリント配線板を製造するにあたり、配線層は、セミアディティブ法、フルアディティブ法、サブトラクティブ法などの方法によって形成される。

その中で、セミアディティブ法では、図13(a)に示すように、まず、被積層基板102の下地樹脂絶縁層103上に、薄く無電解銅メッキを施し無電解メッキ層104を形成する。次に、図13(b)に示すように、印刷法や写真法などによって、配線層を形成しない部分にレジスト膜105を形成する。次に、図13(c)に示すように、レジスト膜105から露出した無電解メッキ層104上に、電解銅メッキを厚付けして電解メッキ層106を形成する。この電解メッキ処理後、レジスト膜105を剥離・除去し、図14(a)に示すように、不要な無電解メッキ層104をエッチング、いわゆるクイックエッチングにより除去すると、配線層107,107が形成される。

配線層107形成後は、続いてその上に樹脂絶縁層を積層しても良いが、配線層107とその上に形成する樹脂絶縁層との密着性を向上させるために、図14(b)に示すように、予め配線層107の表面を粗化しておき、その後、図14(c)に示すように、樹脂絶縁層108を積層することがある。この粗化方法としては、亜塩素酸ナトリウム、水酸化ナトリウム、リン酸三ナトリウムの混液などで、配線層107の表面を酸化させて粗化する方法(黒化処理)や、蟻酸などで配線層107の表面をエッチングして粗化する方法などが挙げられる。

【発明が解決しようとする課題】
ところが、このセミアディティブ法で配線層107を形成した際に、クイックエッチングによる不要な無電解メッキ層104の除去が十分にされないで、配線層107,107間の下地樹脂絶縁層103上に不要な無電解メッキ層104が残り、配線層107,107間でリーク不良が発生することがあった。
さらに、蟻酸等で配線層107等をエッチングして粗化する場合には、配線層107から剥がれ落ちた銅の微粒子が配線層107,107間の下地樹脂絶縁層103に付着することによっても、リーク不良が発生することがあった。

また、フルアディティブ法やサブトラクティブ法などによって配線層を形成した場合でも、同様に、蟻酸等で配線層の表面をエッチング粗化するときには、配線層間に銅の微粒子が付着するなどして、配線層間でリーク不良が発生することがあった。

本発明はかかる現状に鑑みてなされたものであって、配線層同士の間で、リーク不良が発生し難いプリント配線板の製造方法を提供することを目的とする。

【課題を解決するための手段、作用及び効果】
その解決手段は、下地樹脂絶縁層と、その上にセミアディティブ法により形成された配線層と、それらの上に配置された樹脂絶縁層と、を有するプリント配線板の製造方法であって、上記配線層の形成後、上記樹脂絶縁層の積層前に、上記配線層間に露出する上記下地樹脂絶縁層の表面をエッチングする樹脂エッチング工程を備えることを特徴とするプリント配線板の製造方法である。

本発明によれば、セミアディティブ法により配線層を形成した後、樹脂絶縁層を積層する前に、配線層間に露出する下地樹脂絶縁層の表面を樹脂エッチングする。このため、配線層を形成した際、クイックエッチングが不十分で、不要な無電解メッキ層が完全に除去されずに残渣が残った場合でも、その後、上記の樹脂エッチング工程によって、配線層間に露出する下地樹脂絶縁層の表層部分を除去することにより、無電解メッキ層の残渣をも一緒に除去することができる。従って、配線層間でリーク不良が発生することのない、信頼性の高いプリント配線板を製造することができる。

ここで、下地樹脂絶縁層及び樹脂絶縁層としては、配線層との密着性や熱膨張率等を考慮して適宜選択すれば良く、例えば、エポキシ樹脂やポリイミド樹脂、BT樹脂、PPE樹脂等の樹脂や、これらの樹脂とガラス繊維(ガラス織布やガラス不織布)やポリアミド繊維等の有機繊維との複合材料、あるいは、連続多孔質PTFE等の三次元網目状フッ素系樹脂基材にエポキシ樹脂などの樹脂を含浸させた樹脂−樹脂複合材料等が挙げられる。

また、プリント配線板としては、下地樹脂絶縁層と配線層と樹脂絶縁層とを備えるものであれば良く、例えば、コア基板の片面あるいは両面に、あるいはコア基板なしで、絶縁層と配線層とを交互に複数層積層したものなどが挙げられる。さらに、プリント配線板の主面上に、集積回路チップを搭載したり、他の基板に接続したりするための接続パッドや、入出力端子としてのピンなどを備えるものでも良い。

ここで、下地樹脂絶縁層は、配線層形成前に表面が粗化されてなる場合に本発明を適用するのが好ましい。下地樹脂絶縁層と配線層及び樹脂絶縁層との密着性を向上させるために、下地樹脂絶縁層が予め粗化しておくのであるが、この場合、配線層を形成する際、無電解メッキが粗面となった下地樹脂絶縁層表面の凹凸の奥まで入り込むようにして形成されるので、クイックエッチングにより不要な無電解メッキ層が完全に除去され難く、配線層間でリーク不良が発生し易い。このため、不要な無電解メッキ層の残渣を除去するために、上記の樹脂エッチング工程を行うことによる効果が特に大きい。

さらに、上記のプリント配線板の製造方法であって、前記樹脂エッチング工程で、前記下地樹脂絶縁層の表面を樹脂エッチングする深さは、1μm以上7μm以下であることを特徴とするプリント配線板の製造方法とすると良い。

本発明によれば、下地樹脂絶縁層の表面を1μm以上樹脂エッチングするので、配線層間に露出する下地樹脂絶縁層の表層部分を除去するとともに、その上に残った不要な無電解メッキ層をも確実に除去することができる。
一方、下地樹脂絶縁層を樹脂エッチングする深さは、7μm以下であるので、下地樹脂絶縁層のうち配線層が配置された部分が樹脂エッチングによって大きく抉り取られることがなく、下地樹脂絶縁層と配線層との密着強度を高く維持することができ、デラミネーションの発生を抑制することができる。また、下地樹脂絶縁層の表面が、配線層形成前に粗化されてなる場合でも、樹脂エッチング後、下地樹脂絶縁層の粗度が著しく低下することはないので、下地樹脂絶縁層と樹脂絶縁層とのアンカー効果による密着強度を十分高くすることができる。

さらに、上記のプリント配線板の製造方法であって、前記樹脂エッチング工程は、過マンガン酸カリウム及び過マンガン酸ナトリウムの少なくともいずれかを含む樹脂エッチング液によって前記下地樹脂絶縁層を樹脂エッチングすることを特徴とするプリント配線板の製造方法とすると良い。

本発明によれば、エッチング粗化工程により、配線層の表面を粗化するので、配線層と樹脂絶縁層とのアンカー効果を向上させ、両者の密着強度を高くすることができる。一方、配線層がエッチング粗化される際に、その一部が粒状のまま配線層間に露出する下地樹脂絶縁層の表面に付着することがあり、このような粒子の残留がリーク不良の原因となる。しかし、本発明では、樹脂エッチング工程を備えるので、この工程によりこのような粒子をも除去することができる。このため、配線層と樹脂絶縁層との接着信頼性を高くしながらも、付着した金属粒子が残って配線層間でリーク不良が発生することがない、信頼性の高いプリント配線板を製造することができる。

さらに、上記のプリント配線板の製造方法であって、前記樹脂エッチング工程で、前記下地樹脂絶縁層の表面を樹脂エッチングする深さは、1μm以上7μm以下であることを特徴とするプリント配線板の製造方法とすると良い。

【発明の実施の形態】
(参考形態)
以下、参考形態を、図を参照しつつ説明する。
本参考形態に係るプリント配線板の製造方法では、図1〜図6に示すように、セミアディティブ法により配線層7を形成してプリント配線板1を製造する。
まず、図1に示す被積層基板2を予め用意する。この被積層基板2は、ガラスエポキシからなる略板状のコア基板11の表裏面(図中上下面)に、それぞれエポキシ樹脂(日本ペイント社製プロビコート:商品名)からなる樹脂絶縁層3,14が積層形成され、その間に配線層12が形成されている。さらに、これらの樹脂絶縁層3,14には、ブラインドビア導体を形成するために、盲孔13が複数形成されている。図2(a)は、被積層基板2のうち図中上側に形成された樹脂絶縁層3(下地樹脂絶縁層3)の部分拡大断面図を示す。

次に、図2(b)に示すように、下地絶縁層粗化工程において、公知の手法により下地樹脂絶縁層3の表面3Aを粗化する。このように予め下地樹脂絶縁層3の表面3Aを粗化しておくと、後に、この上に配置される配線層や樹脂絶縁層とのアンカー効果が向上し、密着強度が高くなる。
次に、無電解銅メッキを施し、図3(a)に示すように、厚さ0.7μmの無電解メッキ層4を形成する。この無電解メッキ層4の厚さは、下地樹脂絶縁層3の表面3Aの粗度(Rz値で3μm程度)よりも十分に小さいので、無電解メッキ層4の表面4Aでも、下地樹脂絶縁層3の表面3Aと同程度の凹凸が得られる。
次に、無電解メッキ層4の表面4Aにドライフィルムを貼り付け、所定のパターンを用いて露光・現像し、図3(b)に示すように、配線層を形成しない部分にレジスト膜5を形成する。

次に、電解銅メッキを施し、図3(c)に示すように、レジスト膜5から露出した無電解メッキ層4の表面4A上に、厚さ20μmの電解メッキ層6を形成する。
電解メッキ層6形成後、強アルカリ(NaOH水溶液)で、レジスト膜5を剥離する。その後、Na2S2O8系のエッチング液を、露出した無電解メッキ層4及び電解メッキ層6に噴射して、90秒間クイックエッチングを行い、図4(a)に示すように、不要な無電解メッキ層4を除去して、配線層7,7を形成する。その際、不要な無電解メッキ層4が完全に除去されずに、配線層7,7間の下地樹脂絶縁層3上に残渣4Bが残る場合がある。

次に、樹脂エッチング工程において、過マンガン酸カリウムを含む樹脂エッチング液により、80℃で1分間樹脂エッチングを行い、図4(b)に示すように、配線層7,7間に露出した下地樹脂絶縁層3の表層部分を、深さ4μm樹脂エッチングする。この樹脂エッチングにより、クイックエッチングが不完全なために、下地樹脂絶縁層3上に残った不要な無電解メッキ層4の残渣4Bを除去することができる。

また、上記では、樹脂エッチングする深さを1μm以上の4μmとしたので、リーク不良の原因となる不要な無電解メッキ層4の残渣4Bを確実に除去することができる。さらに、7μm以下の4μmだけ樹脂エッチングしたので、下地樹脂絶縁層3が大きく抉り取られることがないから、下地樹脂絶縁層3と配線層7との密着強度を高く維持することができ、また、配線層7,7間の下地樹脂絶縁層3の表面粗度が著しく低下することがないので、下地樹脂絶縁層3と後に積層する樹脂絶縁層との密着強度も高く維持することができる。
さらに、過マンガン酸カリウムを含む樹脂エッチング液を用いているので、下地絶縁層3の表面3Aを適度に樹脂エッチングすることができ、その調整が容易である。

次に、粗化工程において、亜塩素酸ナトリウム、水酸化ナトリウム、リン酸三ナトリウムの混液により黒化処理し、図4(c)に示すように、配線層7の表面7Aを酸化して粗化する。この粗化工程(黒化処理)により、配線層7と後にこの上に積層する樹脂絶縁層との密着強度を高くすることができる。
次に、配線層7及び下地樹脂絶縁層3上に、下地樹脂絶縁層3と同材質のエポキシ樹脂からなる絶縁層フィルムを貼り付け、硬化させて、図5(a)に示すように、樹脂絶縁層8を形成する。なお、必要に応じて、貼り付けたフィルム(樹脂絶縁層8)を所定のパターンを用いて露光・現像して、樹脂絶縁層8にブラインドビア導体などを形成するための盲孔等(図示しない)を形成することもできる。

次に、再び下地絶縁層粗化工程を行い、図5(b)に示すように、新たに積層した樹脂絶縁層8の表面8Aを粗化する。
その後は、上記の工程を繰り返して、図6に示すように、配線層9を形成し、さらにその上にソルダーレジスト層10などを形成して、プリント配線板1を完成させる。なお、説明を省略したが、プリント配線板1のうち、図中下側に示す配線層15,17、樹脂絶縁層16及びソルダーレジスト層18についても、上述したようにして形成する。

以上のように、本参考形態の製造方法によれば、配線層7を形成する際、クイックエッチングが不十分で、配線層7,7間の下地樹脂絶縁層3上に、不要な無電解メッキ層4の残渣4Bが完全に除去されずに残った場合でも、その後、樹脂エッチング工程によって、これを除去することができる。従って、配線層7,7間でリーク不良が発生することのない、信頼性の高いプリント配線板1を製造することができる。

(実施形態1)
次いで、第1の実施の形態について、図7及び図8を参照しつつ説明する。本実施形態の製造方法では、配線層27の表面27をエッチングにより粗化し、その後に樹脂エッチングを行う点が上記参考形態と異なる。上記参考形態と同様な部分の説明は省略または簡略化する。
まず、上記参考形態と同様の被積層基板22を予め用意し、下地絶縁層粗化工程において、被積層基板22の下地樹脂絶縁層23の表面23Aを粗化しておく。

次に、上記参考形態と同様に、図7(a)に示すように、厚さ0.7μmの無電解メッキ層24を形成し、その後、図7(b)に示すように、無電解メッキ層24の表面24Aのうち配線層を形成しない部分にレジスト膜25を形成する。
その後、図7(c)に示すように、レジスト膜25から露出した無電解メッキ層24の表面24A上に、厚さ20μmの電解メッキ層26を形成する。電解メッキ層26形成後、レジスト膜25を剥離し、クイックエッチングを行い、図7(d)に示すように、不要な無電解メッキ層24を除去して、配線層27,27を形成する。このように配線層27を形成すると、上記参考形態と同様に、無電解メッキ層24が完全に除去できず残渣(図示しない)が配線層27,27間に残ることがある。

次に、エッチング粗化工程において、蟻酸を含む粗化液で70秒間処理して、図8(a)に示すように、配線層27の表面27Aを粗化する。このエッチング粗化工程により、配線層27と後にこの上に積層する樹脂絶縁層との密着強度を高くすることができる。また、蟻酸を含む粗化液を用いることで、配線層27の表面27Aを起伏の激しい良好な粗化状態にすることができる。但し、このエッチング粗化工程で、配線層27から銅の微粒子27Bが剥がれ落ちて、配線層27,27間の下地樹脂絶縁層23上に付着する場合がある。

エッチング粗化工程後、樹脂エッチング工程において、過マンガン酸カリウムを含む樹脂エッチング液により、80℃で1分間樹脂エッチングを行い、図8(b)に示すように、配線層27,27間に露出した下地樹脂絶縁層23の表層部分を、深さ4μm樹脂エッチングする。この樹脂エッチングにより、クイックエッチングが不完全なために、下地樹脂絶縁層上に残った不要な無電解メッキ層24を除去することができる。また同時に、エッチング粗化工程の際、配線層27から剥がれて付着した銅微粒子27Bをも除去することができる。

また、樹脂エッチングする深さが1μm以上の4μmとしたので、リーク不良の原因となる不要な無電解メッキ層24の残渣や付着した銅微粒子27Bを確実に除去することができる。さらに、7μm以下の4μmだけ樹脂エッチングをしたので、下地樹脂絶縁層23が大きく抉り取られることがなく、下地樹脂絶縁層23と配線層27との密着強度を高く維持することができる。また、配線層27,27間の下地樹脂絶縁層23の表面粗度が著しく低下することがないので、下地樹脂絶縁層23と後に積層する樹脂絶縁層との密着強度も高く維持することができる。
さらに、過マンガン酸カリウムを含む樹脂エッチング液を用いているので、下地絶縁層23の表面23Aを適度に樹脂エッチングすることができ、その調整が容易である。

次に、配線層27及び下地樹脂絶縁層23上に、絶縁層フィルムを貼り付け、硬化させて、図8(c)に示すように、樹脂絶縁層28を形成する。
その後は、上記の工程を繰り返し、配線層と樹脂絶縁層とを交互に所望の数だけ積層して、プリント配線板を完成させる。

上記プリント配線板のリーク不良の発生について、以下のように調査した。
本実施形態に係る製造方法で製造したプリント配線板について、試料数300ヶについてリーク不良の有無を検査した。具体的には、Rメーター(抵抗計)での絶縁抵抗の測定によって判断した。また、比較形態として樹脂エッチング工程のみを省き、それ以外は本実施形態と同様の製造方法で製造したプリント配線板についても、同様に検査した。
その測定結果をまとめて表1に示す。

上記表1から判るように、樹脂エッチング工程を省いて製造した比較形態のプリント配線板では、検査した試料300ヶすべてにリーク不良が発生した。これに対し、本実施形態のプリント配線板では、検査した試料300ヶすべてが良好であった。
本実施形態のプリント配線板では、樹脂エッチング工程により、クイックエッチングが不完全なために、下地樹脂絶縁層23上に残った不要な無電解メッキ層24や、粗化工程の際に配線層27から剥がれて付着した銅微粒子27Bを除去しているので、比較形態のプリント配線板のようにリーク不良が発生しない。

以上のように、本実施形態の製造方法によれば、配線層27を形成する際、クイックエッチングが不十分で、配線層27,27間の下地樹脂絶縁層23上に、不要な無電解メッキ層24が完全に除去されずに残渣が残った場合でも、その後、樹脂エッチング工程によって、これを除去することができる。
さらに、エッチング粗化工程において、配線層27の表面27Aが粗化される際に、その一部が粒状のまま配線層27,27間に露出する下地樹脂絶縁層23の表面23Aに付着した場合でも、樹脂エッチング工程によって、この銅微粒子27Bを除去することができる。
従って、配線層27,27間でリーク不良が発生することのない、信頼性の高いプリント配線板を製造することができる。

(実施形態2)
次いで、第2の実施の形態について、図9及び図10を参照しつつ説明する。本実施形態の製造方法では、フルアディティブ法により配線層47を形成する点が上記実施形態1と異なる。従って、上記実施形態1と同様な部分の説明は省略または簡略化する。
まず、上記参考形態と同様の被積層基板42を用意し、下地絶縁層粗化工程において、被積層基板42の下地樹脂絶縁層43の表面43Aを粗化しておく。

次に、下地樹脂絶縁層43の表面43Aにドライフィルムを貼り付け、所定のパターンを用いて露光・現像し、図9(a)に示すように、配線層を形成しない部分にレジスト膜45を形成する。
次に、レジスト膜45から露出した下地樹脂絶縁層43の表面43Aに、無電解銅メッキを厚付けし、図9(b)に示すように、厚さ20μmの無電解メッキ層44を形成する。
無電解メッキ層44を形成後、強アルカリ(NaOH水溶液)で、レジスト膜45を剥離して、図9(c)に示すように、配線層47,47を形成する。

次に、エッチング粗化工程において、蟻酸を含む粗化液で70秒間処理して、図10(a)に示すように、配線層47の表面47Aを粗化する。上記のように、蟻酸を含む粗化液を用いることで、配線層47の表面47Aを起伏の激しい良好な粗化状態にすることができる。また、上記実施形態1と同様に、このエッチング粗化工程で、配線層47から銅微粒子47Bが剥がれ落ちて、配線層47,47間の下地樹脂絶縁層43に付着する場合がある。

次に、樹脂エッチング工程において、過マンガン酸ナトリウムを含む樹脂エッチング液で80℃、1分間処理し、図10(b)に示すように、配線層47,47間に露出した下地樹脂絶縁層43の表層部分を、深さ4μm樹脂エッチングする。この樹脂エッチングにより、エッチング粗化工程の際に、配線層47から剥がれて下地樹脂絶縁層43上に付着した銅微粒子47Bを除去することができる。
