【発明の属する技術分野】
本発明は、例えば、半導体や液晶製造工程に使用されるオゾン水の製造方法に関するものである。

【従来の技術】
従来、例えば、半導体や液晶製造工程の有機物除去に使用されるオゾン水は、水を電解するか或いは無声放電によって発生させたオゾンガスを超純水(本明細書においては、一般に必ずしも明確に定義分けされていない純水、超純水などの語で説明される高純度水を総称して「超純水」という。)に溶解して製造供給されている。すなわち、従来のオゾン水は、図6に示すように前処理システム1、一次純水システム2、サブシステム3から構成される超純水製造装置11で、工業用水、市水、井水等の原水を処理することにより製造された超純水に、オゾン溶解部4(オゾン溶解手段)でオゾンを溶解させて製造されている。

図6中、凝集沈澱装置201、濾過器202及び濾過水タンク203等を備える前処理システム1では、原水中の懸濁物質やコロイド物質の除去を行う。イオン交換器204、紫外線殺菌器205、精密濾過膜装置206及び逆浸透膜装置207等を備える一次純水システム2では原水中のイオンや有機成分の除去を行う。なお、イオン交換器204では、塩類除去のほかにイオン交換樹脂によって吸着又はイオン交換されるTOC成分を除去する。逆浸透膜装置207では、塩類除去の他にイオン性、コロイド性のTOCを除去する。

脱気器209、紫外線酸化器210、ポリッシャー(非再生式イオン交換器)211及び限外濾過膜装置212を備えるサブシステム3では、一次純水システム2から得られる処理水の純度を一層高め超純水にする。なお、紫外線酸化器210では、低圧紫外線ランプより出される185nmの紫外線によりTOC成分を有機酸さらにはCO2 まで分解する。分解された有機物及びCO2 は後段のイオン交換樹脂で除去される。限外濾過膜装置212では、微粒子が除去され且つイオン交換樹脂の流出粒子も除去される。得られた超純水は各ユースポイントに供給され、残部は一次純水タンク208に戻され、サブシステム3に供給される。一方、限外濾過膜装置212の下流で分岐された超純水にオゾン発生器214で得られたオゾンをオゾン溶解器213により、例えば2〜10mg/L溶解させてオゾン水を製造する。この様にして製造されたオゾン水は適宜各ユースポイントに供給され、ウエハ表面に付着する有機物の洗浄除去等に使用される。

【発明が解決しようとする課題】
しかしながら、オゾンは不安定な物質であり、水中において自己分解を起こして酸素に変換される。上述の従来の処理方法により製造された超純水にオゾンを溶解してオゾン水を製造した場合、オゾンの自己分解によって、溶存オゾン濃度が溶解直後の半分となる半減期は約1分である。このため、従来のオゾン水製造方法には次のような問題があった。

(1)オゾン水移送時間が1分以内となるように配管設計をしたとしても、溶解直後のオゾン濃度は、ユースポイントで必要とされる濃度の倍以上でなければならず、必要量に対して大過剰のオゾンを製造しなければならない。
(2)オゾンは酸素に比べて水への溶解度が著しく高い。自己分解したオゾンは酸素となるが、ユースポイントで必要とされるオゾン濃度が高い場合は、配管移送中にオゾンの自己分解によって酸素過飽和となり、ユースポイントにおいて発泡して、安定したノズル噴射等を妨げる。
(3)オゾン水を複数のユースポイントに供給する場合などでは、各ユースポイントでの使用状況によって、使用オゾン水量が変化し、各ユースポイントへのオゾン水到達時間が一定とならない。このため、オゾン濃度の減少が一定とならず、ユースポイントでのオゾン濃度が不安定となる。
(4)移送時間に厳しい制限があるため、オゾン水製造装置は、通常、各ユースポイントの直近に設置されているが、ユースポイントが工場内の広い範囲に分散しているときは、多数のオゾン水製造装置を設置、運転する必要があり、1台のオゾン水製造装置でオゾン水を集中製造する場合に比べて、全体として大きな設置面積を必要とし、また、初期投資や維持管理費用が嵩む。

従って、本発明の目的は、オゾン水の自己分解速度を遅くして、工場内の広範囲に分散した複数のユースポイントに対しても、1台のオゾン水製造装置でオゾン水を集中製造供給可能とすると共に、必要量に対して大過剰のオゾンを製造する必要がなく、ユースポイントにおける過飽和酸素による発泡が少なく、ユースポイントにおいて濃度の安定したオゾン水を供給できるオゾン水製造方法を提供することにある。

【課題を解決するための手段】
かかる実情において、本発明者は鋭意検討を行った結果、従来の超純水製造装置において使用されていた紫外線殺菌器及び紫外線酸化器が超純水中に過酸化水素を約20〜100μg/L 生成させ、この過酸化水素が著しくオゾン分解を促進すること、及びオゾンを溶解させる超純水中の過酸化水素を特定濃度以下に制御することにより、オゾン水の寿命が著しく伸びることを見出し、本発明を完成するに至った。

すなわち、本発明は、(1)一次純水システムで得られた水を更に処理して得られる超純水にオゾンを溶解させてユースポイントで使用するオゾン水を製造するオゾン水製造方法において、前記一次純水システムで得られた水を、過酸化水素の生成量が15μg/lを超える強度の紫外線酸化手段及び該紫外線酸化手段により生成した過酸化水素を除去する過酸化水素除去手段に通水して過酸化水素濃度が10μg/l以下の超純水を得、次いで該超純水にオゾンを溶解して、オゾン濃度の半減期が4分以上のオゾン水を得ることを特徴とするオゾン水製造方法、(2)前記過酸化水素除去手段が、吸着材による吸着もしくは分解処理又はパラジウム担持イオン交換樹脂あるいは金属イオン型陽イオン交換樹脂による分解処理、あるいはこれらの処理とその後段の微粒子除去用濾過処理との組合せ処理であることを特徴とする前記オゾン水製造方法、(3)前記オゾンを溶解させる超純水のpHを酸性とすることを特徴とする前記オゾン水製造方法、(4)前記オゾンを溶解させる超純水のpHを酸性とする方法が、超純水に二酸化炭素を溶解させる方法であることを特徴とする前記オゾン水製造方法を提供するものである。

【発明の実施の形態】
本発明の参考形態におけるオゾン水製造装置を図1を参照して説明する。参考形態において使用される超純水を製造する超純水製造装置11aは、図6に示した従来の超純水製造装置から紫外線照射処理(紫外線殺菌器205及び紫外線酸化器210)を省略して過酸化水素濃度が15μg/L 以下の超純水を製造するものである。図中、前処理システム1は、凝集沈澱装置201、濾過器202及び濾過水タンク203等からなり、ここでは、原水中の懸濁物質やコロイド物質の除去を行う。一次純水システム2は、イオン交換器204、精密濾過膜装置206、逆浸透膜装置207及び一次純水タンク208等からなり、ここでは、原水中のイオンや有機成分の除去を行う。なお、イオン交換装置では、塩類除去のほかにイオン交換樹脂によって吸着又はイオン交換されるTOC成分を除去する。逆浸透膜装置207では、塩類除去の他にイオン性、コロイド性のTOCを除去する。

サブシステム3は、脱気器209、ポリッシャー(非再生式イオン交換器)211及び限外濾過膜装置212等からなり、ここでは、一次純水システム2から得られる処理水の純度を一層高め超純水にする。限外濾過膜装置212では、微粒子が除去され且つイオン交換樹脂の流出粒子も除去される。得られた超純水は各ユースポイントに供給され、残部は一次純水タンク208に戻され、次いでサブシステム3に供給される。一般に超純水製造装置で製造される超純水は、工場において洗浄、リンス、薬品溶解等多目的に使用される。従って、本参考形態では、オゾン溶解用以外の超純水は従来通りの用途に使用され、オゾン溶解用の超純水のみ、超純水製造システムより一部を分岐した管路で取り出す構成とする。すなわち、超純水製造装置11aで得られる超純水が流通するメインの超純水流通管9から分岐した配管10に、オゾン発生器214と、これに連なるオゾン溶解器213からなるオゾン溶解部4(オゾン溶解手段)を組み込んだものである。本参考形態における超純水製造装置11aは、通常、使用される紫外線殺菌器(紫外線殺菌手段)と紫外線酸化器(紫外線酸化手段)を使用していないため、過酸化水素の生成は無く、超純水製造装置11aから得られる超純水中の過酸化水素濃度は極めて低濃度であり、ほとんど0μg/L である。このため、該超純水にオゾンを溶解させたオゾン水は自己分解が抑制され、その寿命は著しく延びる。

超純水にオゾンガスを溶解させる方法としては、特に制限されず、超純水にガス透過膜を介してオゾンガスを注入して溶解させる膜溶解方法、超純水中にオゾンガスをバブリングして溶解させる方法、超純水中にエジェクターを介してオゾンガスを溶解させる方法、ガス溶解槽に超純水を供給するポンプの上流側にオゾンガスを供給し、ポンプ内の攪拌によって溶解させる方法等が挙げられる。上記膜溶解に用いられるガス透過性膜としては、オゾンの強い酸化力に耐え得る、フッ素樹脂系の疎水性多孔質膜が好適であるが、これに限定されるものではない。また、オゾン発生器としては、無声放電及び電解法等によるオゾン発生器が挙げられる。

超純水にオゾンを溶解させることにより、例えば、半導体ウエハ等の表面の有機物の除去に好適な正の酸化還元電位を有する洗浄液とすることができるが、通常、溶存オゾン濃度が0.05mg/L以上、特に1〜10mg/Lとなるようにオゾンガスを溶解させることが好ましい。

本発明の参考形態におけるオゾン水製造装置を図2を参照して説明する。図2中、図1のオゾン水製造装置と同一の構成要素には同一符号を付してその説明を省略し、図1と異なる点についてのみ主に説明する。すなわち、図1と異なる点は、一次純水システム2のイオン交換器204と精密濾過膜装置206の間に紫外線殺菌器205を設けたところにある。一般に、紫外線照射処理は、被処理水の殺菌及び/又は有機物分解除去を目的とし、被処理水に紫外線を照射する処理をいう。紫外線発生源としては、一般に水銀ランプが用いられ、水銀の発光波長の中、波長185nm付近及び波長254nm付近の紫外線が、各々有機物分解及び殺菌に有効とされている。紫外線照射処理装置には一般に、殺菌を主目的とし、波長254nm付近の紫外線を主とし、波長185nm付近の紫外線を光学フィルターによってほとんど遮断した紫外線殺菌器と、有機物分解除去を主目的とし、波長185nm付近及び波長254nm付近の紫外線を照射する紫外線酸化器がある。紫外線殺菌器及び紫外線酸化器は共に、超純水製造システムにおいて過酸化水素を生成するが、過酸化水素の生成量は有機物分解用の紫外線酸化器の方が多い。本参考形態におけるオゾン水製造供給装置では、紫外線酸化器を使用せず、一次純水システム2に紫外線殺菌器を設けたものであり、この場合、紫外線照射量や処理水流量にも依存するが、一般的にはオゾン水溶解器213に供給される超純水は、例えば、過酸化水素濃度約10μg/L 〜15μg/L のものが得られる。但し、超純水中の過酸化水素濃度を常時15μg/L 以下に持続するという観点から言えば、紫外線殺菌器205の後段に後述のような過酸化水素分解器を設けるのが望ましい。本第2の実施の形態のように、超純水製造過程において過酸化水素の生成量が15μg/L 以下となるような強度の紫外線照射処理を受けた超純水であれば、これにオゾンを溶解させたオゾン水の寿命は著しく延びる。

本参考形態におけるオゾン水製造装置を図3を参照して説明する。図3中、図1のオゾン水製造装置と同一の構成要素には同一符号を付してその説明を省略し、図1と異なる点についてのみ主に説明する。すなわち、図1と主に異なる点は、一次純水システム2のイオン交換器204と精密濾過膜装置206の間に紫外線殺菌器205を、またサブシステム3の脱気器209とイオン交換器211の間に紫外線酸化器210を設け、更に、上記サブシステム3の脱気器209と紫外線酸化器210との間の超純水流通管9から分岐した配管10a中に、有機物吸着器301(有機物除去手段)、イオン交換器302、限外濾過膜装置303を上流側から下流側に向けてこの順に設け、この限外濾過膜装置303の処理水である超純水をオゾン溶解器213に供給する構成とした点にある。すなわち、有機物吸着器301はメインの超純水流通管9中に配置した紫外線酸化器210に代わるものであり、この有機物吸着処理により、紫外線酸化器210の前段で配管10a側に分岐され、したがって紫外線酸化処理を受けていない超純水中に含まれる有機物が除去される。有機物吸着器301で使用される吸着剤としては、水又は水溶液中において有機物を吸着し得るものであれば特に制限されず、活性炭及び合成吸着剤を挙げることができる。活性炭は、一般に木材、のこくず、石炭、ヤシ殻などを原料とし、これらを炭化した後、賦活化したものである。その形状から、粒子径0.4〜1.7mm程度の粒状炭、粒子径がそれ以下の粉末炭に分けられる。この中、本発明の目的には、粒状炭が好ましい。また、合成吸着剤は、一般に有機系ポリマーであって、非イオン交換吸着を目的とするものであり、例えば、スチレン−ジビニルベンゼン共重合体やアクリルエステル系共重合体が挙げられる。合成吸着剤の具体例としては、アンバーライトXAD-2 、同XAD-4 、同XAD-2000、同XAD-16、同XAD-7 、同XAD-8 等が例示される。更に、合成吸着剤を炭化したものも有機物吸着剤として用いることができ、例えば、アンバーソーブ252 を挙げることができる。

また、紫外線酸化処理に代わる上述のような吸着剤による有機物吸着処理を行った場合、処理水中への微粒子の混入が問題となることがある。この場合、有機物除去手段の後段に、微粒子除去用濾過器を設ければよい。微粒子除去用濾過器としては、精密濾過膜装置、限外濾過膜装置等の膜処理装置が挙げられる。精密濾過膜には孔径0.1〜1μm 程度の細孔を有する有機膜を用いることができる。また、限外濾過膜には分画分子量3,000 〜10,000程度の細孔を有するポリスルホン膜、酢酸セルロース膜等を用いることができる。精密濾過膜装置及び限外濾過膜装置におけるモジュール形状は、ホローファイバー形、スパイラル形、チューブラー形及び平膜形等が使用できる。また、図3中、一次純水処理システム2の紫外線殺菌器205を省略してもよい。すなわち、紫外線殺菌器205をバイパスして通水することにより、オゾン溶解器213に供給される超純水中の過酸化水素濃度を更に低濃度とすることができる。本参考形態のように、超純水製造過程において紫外線酸化手段を使用しない場合、その代用として、有機物除去手段又は該有機物除去手段とその後段の微粒子除去手段を設けることにより、オゾンを溶解させる超純水中の有機物を有効に除去できる。

本発明の実施の形態におけるオゾン水製造装置を図4を参照して説明する。図4中、図3のオゾン水製造装置と同一の構成要素には同一符号を付してその説明を省略し、図3と異なる点についてのみ主に説明する。すなわち、図3と主に異なる点は、サブシステム3の紫外線酸化器210と、ポリッシャー211との間の超純水流通管9から分岐した配管10b中に、上流側から下流側に向けて過酸化水素分解器401(過酸化水素除去手段)、イオン交換器402、二酸化炭素溶解器403、限外濾過膜装置404をこの順に設けると共に、限外濾過膜装置404の処理水をオゾン溶解器213に供給する構成とした点である。すなわち、本実施の形態は、従来の紫外線殺菌器及び紫外線酸化器を備える超純水製造装置において、これらの紫外線照射処理により生成する過酸化水素を過酸化水素除去手段により除去して、超純水中の過酸化水素濃度を15μg/L 以下とするものである。また、二酸化炭素溶解器403により、超純水中に二酸化炭素を溶解させて超純水を酸性とすることにより、オゾンの自己分解を抑制し、オゾン水の長寿命化を更に図ったものである。過酸化水素除去手段としては、過酸化水素を含有する水を活性炭又は合成吸着剤等の吸着剤に接触させて過酸化水素を吸着もしくは分解させる方法、過酸化水素を含有する水をパラジウム等を担持させたイオン交換樹脂又は金属イオン形陽イオン交換樹脂に接触させ、これらの触媒作用によって過酸化水素を分解させる方法等が挙げられる。活性炭又は合成吸着剤等の吸着剤としては、前記参考形態で使用する吸着剤と同様のものが使用できる。金属イオン形陽イオン交換樹脂は、例えば、鉄イオン、銅イオン、ニッケルイオン、クロムイオン、コバルトイオン等の金属イオンを強酸性の陽イオン交換樹脂に吸着させたものを使用することができる。また、これら過酸化水素除去手段の後段に、前述と同様の精密濾膜装置、限外濾過膜装置等の微粒子除去用濾過処理を行うことが、過酸化水素除去手段において混入する可能性のある微粒子を除去することができる点で好ましい。

上記の如く、オゾンを溶解させる超純水中の過酸化水素を15μg/L 以下とすることにより、オゾンの自己分解を抑制し、オゾン水の長寿命化を図ることができるが、該超純水のpHを酸性とすれば、更にオゾン水の長寿命化を図ることができる。pHを酸性とするための手段としては、オゾン水の使用目的を阻害しない限り特に制限されないが、上述のごとく二酸化炭素を溶解させる方法が、残留性が無く比較的低コストである点で好ましい。超純水に二酸化炭素を溶解させる方法としては、超純水中への二酸化炭素のバブリング、ラインミキサーによる混合、ガス透過性の膜による膜溶解等が挙げられる。膜溶解に用いられるガス透過性の膜は、ポリジメチルシロキサン、ポリオレフィン、ポリスルフォン等の非多孔質膜;フッ素樹脂、ポリエチレン、ポリプロピレン等の疎水性多孔質膜等を中空糸状やスパイラル状にモジュール化したもの等を用いることができる。

本実施の形態のように、超純水が、超純水製造過程において過酸化水素の生成量が15μg/L を超える強度の紫外線照射処理を受けたものである場合に、該超純水に過酸化水素除去処理を行ってからオゾンを溶解させれば、得られるオゾン水の自己分解が抑制され、オゾン水の長寿命化を図ることができる。また、オゾン水を溶解させる超純水のpHを酸性とすれば、オゾン水は更に長寿命となる。

本発明において、オゾンを溶解させる超純水は、上記実施の形態における超純水製造装置により製造された超純水に限定されず、懸濁物質の除去処理、イオン性物質の除去処理、殺菌処理、有機物除去処理、微粒子の除去処理、脱気処理等の処理を適宜組合せたシステムによって精製された水であればよく、その水質としては、抵抗率が10M Ω・cm以上のものが好ましく、更に17M Ω・cm以上のものが好ましい。また、超純水中の過酸化水素濃度は、オゾン溶解前において15μg/L 以下、好ましくは10μg/L 以下、更に好ましくは0μg/L である。

本発明において、超純水中の低濃度過酸化水素の定量方法としては、公知のフェノールフタリン法、例えば、特公昭56−54582号公報に記載の方法に従えばよい。すなわち、過酸化水素を含んだ検液30mlを正確にビーカーに採取し、4×10-3Mのフェノールフタリンアルカリ溶液0.3mlを加え、更に、4×10-4Mの硫酸銅溶液0.3mlを加え、穏やかに攪拌し、数分間放置する。放置により桃赤色を呈する液を光路長50mmの比色セルに移し、540nmの波長で分光分析して吸光度を測定し、測定した吸光度に基づいて予め作成した吸光度−過酸化水素濃度の検量曲線から過酸化水素の濃度を決定すればよい。

【実施例】
次に、実施例を挙げて本発明を更に具体的に説明するが、これは単に例示であって、本発明を制限するものではない。
参考例1
工業用水を原料として、図1に示すオゾン水製造装置で処理したところ、オゾン溶解器213に供給される超純水の抵抗率は18.0M Ω・cm、超純水中の過酸化水素濃度は0μg/L であった。この超純水にオゾン溶解器213を使用してオゾンを溶解せしめ、オゾン濃度約10mg/Lのオゾン水を製造した。このオゾン水を各ユースポイントに送り、各ユースポイントにおけるオゾン濃度を測定した。オゾン濃度は前記のフェノールフタリン法で測定した。結果を図5に示した。図中、配管移送時間は各ユースポイントへの到達時間を言い、オゾン水流量及び各ユースポイントまでの管長から求められる。

参考例2及び参考例3
オゾン水製造装置を図2に示すオゾン水製造装置として、オゾン溶解器213に供給される超純水中の過酸化水素濃度を10μg/L (参考例2)及び15μg/L (参考例3)とした以外は、参考例1と同様に行った。結果を図5に示す。

比較例1
オゾン水製造装置を図6に示すオゾン水製造装置として、オゾン溶解器213に供給される超純水中の過酸化水素濃度を35μg/L とした以外は、参考例1と同様に行った。結果を図5に示す。

図5より明らかなように、過酸化水素を35μg/L 含有する従来の超純水にオゾンを溶解してオゾン水を配管供給した場合(比較例1)、オゾン濃度の半減期は約1分である。例えば、オゾン溶解直後のオゾン濃度をユースポイントでの必要濃度の2倍としてオゾン水製造装置を設計する場合、従来の方法ではオゾン濃度の半減期が1分であるため、配管移送時間を1分以内としなければならない。通常行われているように、配管移送時の線速度を1.0〜1.5m/秒とすれば、従来の方法では、移送配管長は60〜90m以下に制限される。通常、工場内の配管は、発生源から移送先に対して直線状に敷設されることはなく、多くの曲折を含むから移送配管長が上記範囲に制限される従来の方法では、工場内の複数のユースポイントに対して、オゾン水を一括製造供給することは非常に困難であり、オゾン水製造装置を各ユースポイントの直近に個別に設置しなければならず、全体としての設計面積や維持管理費用を増大させる。これに対して、例えば、参考例2では超純水中の過酸化水素濃度が10μg/L であり、この場合、オゾン濃度の半減期を4分以上とすることができる。前記と同様に、オゾン溶解直後のオゾン濃度をユースポイントでの必要濃度の2倍としてオゾン水製造供給装置を設計する場合、配管移送時間を4分以内まで設定することができ、配管移送時の線速度を1.0〜1.5m/秒とした場合、配管長を240〜360mまで延長することが可能となる。240〜360mの配管長が可能となれば、ほとんどの工場において、工場内に分散した複数のユースポイントに対して、1台のオゾン水製造装置でオゾンを集中製造し供給することができ、全体としてオゾン水製造装置の設置面積を小さくできるので、初期投資や管理維持費用を節約することができる。

また、既存のオゾン水製造装置を本発明の装置に改造する場合などのようにオゾン水の移送配管長が固定されている場合、本発明のオゾン水製造装置では従来の装置に比べて、オゾン溶解直後のオゾン濃度を低く抑えることができるので、オゾン発生部を小規模とすることが可能となり、初期投資を低減すると共に、オゾン製造のためのエネルギーを節約することができる。更に、自己分解によるオゾン濃度の減少が小さく抑えられることから、酸素過飽和に起因するユースポイントにおける発泡がほとんど無く、ユースポイントにおいて濃度が安定したオゾン水を供給することが可能となる。
