本発明は露光装置に関し、特に半導体素子や液晶表示素子のパターン形成に使用する遠紫外光を使用する露光装置に関する。

半導体素子の大集積化の要望は年々高くなっており、要求される回路パターンのパターンルール(線幅)は小さくなっている。投影光学系が解像できる線幅は波長に比例して小さくなることが知られており、より小さなパターンルールの回路パターンを露光するためには露光に使用する光の波長を短くすればよい。最近ではArFを媒体としたエキシマレーザ(波長193nm)を使った投影露光装置が提案されている。ArFを媒体としたエキシマレーザからのレーザ光のように、約200nm以下の波長の光(以下、「遠紫外光」という)は、酸素に対して吸収特性を有する波長域(スペクトル成分)を含んでおり、大気中の酸素による吸収が大きい。遠紫外光が酸素に吸収されることによって、遠紫外光の光量が損失されるとともに、吸収の際に有害ガスであるオゾンが発生してしまうという不都合があった。
