【発明の属する技術分野】
本発明は半導体試験装置に係り、特に球状接続端子を有する半導体チップ及び半導体装置(以下、総称して半導体装置という)に対し試験を行なう際に用いる半導体試験装置に関する。
近年、球状電極端子(バンプ)を有した半導体装置についても更なる高集積化・高密度化が進んでおり、これに伴い半導体装置のバンプサイズ、ピッチも微細化が進んでいる。このため、半導体装置の微細化された端子に対してコンタクト可能な高精度なコンタクタの実現と、微細端子への安定した電気的接触を維持することが非常に重要な課題となっている。

また、半導体装置の狭ピッチ化が進むにつれて、半導体装置の端子からの配線の多層化が必要となり、これらの課題が微細ピッチコンタクタの高コスト化を引き起こしている。

【従来の技術】
一般に、半導体装置試験装置は半導体装置との電気的接続に用いるコンタクタを有している。従来の半導体装置試験装置に設けられているコンタクタは、大略するとバネの力によって半導体装置の電極とコンタクトする、いわゆるポゴピンタイプのものと、例えばメッキ等により球状接続端子(バンプ)と接続させる球面電極を薄い絶縁膜に形成したメンブレンタイプのものとに分類される。

図1(A)は、ポゴピンタイプの半導体試験装置1Aを示している。この半導体試験装置1Aは、一対の基板2a,2bの間にコイルスプリング3が配設されており、このコイルスプリング3の弾性力を利用してポゴピン4を上下させ、半導体装置に設けられたバンプ(図示せず)とコンタクトする構成とされている。しかるに、ポゴピンタイプの半導体試験装置1Aは、コイルスプリング3を配設するため、高密度化に対応することができない。そこで、図1(B)に示すメンブレンタイプの半導体試験装置1Bが開発された。

このメンブレンタイプの半導体試験装置1Bは、薄い絶縁基板5Aに球面電極6A(以下、メンブレン電極という)をメッキ形成した構成のコンタクタを有しており、このメンブレン電極を半導体装置のバンプ(図示せず)に接続して試験を行なう構成とされている。
また、絶縁基板5Aの上面にはメンブレン電極6Aと接続する配線8Aが形成されており、この配線8Aによりメンブレン電極6Aは絶縁基板5Aの外周位置まで電気的に引き出される構成とされている。更に、コンタクタの下部には弾性板9Aが配設されており、半導体装置のバンプに高さバラツキが存在しても、弾性板9Aが弾性変形することにより確実に電気的接続を図ることができるよう構成されている。

しかるに、メンブレンタイプの半導体試験装置1Bでは、配線8Aの引き廻しを絶縁基板5Aの上面のみで行なう構成とされていたため、電極ピッチの微細化が進むにつれ配線8Aの引き廻しエリアが確保できないという問題点が新たに発生じた。
即ち、配線8Aの引き廻しを絶縁基板5Aの上面のみで行なう構成では、高密度を実施しようとした場合、隣接するメンブレン電極6A間のピッチは狭くなり、かつ配線8Aの本数は増大するため、図2に示すように、隣接するメンブレン電極6Aの間に多数の配線8Aを配設する必要が生じる。同図に示す例では、メンブレン電極6A-1とメンブレン電極6A-2との間に3本の配線が配設された構成を示している。しかるに、狭ピッチ化された一対のメンブレン電極6A-1,6A-2との間に配設できる配線8Aの本数には自ずから限界がある。

そこで、図3に示す半導体試験装置1Cのように、コンタクタを多層化することが考えられる。同図に示す半導体試験装置1Cは、3層の絶縁基板5Bを積層した構造とされており、各絶縁基板5Bには配線8Bが形成されている。また、コンタクタの下部にはバンプ高さのバラツキを吸収する弾性板9Bが配設されている。

この構成によれば、各絶縁基板5Bの夫々に配線8Aが形成された構成であるめため配線8Bの引き廻しの自由度を向上でき、よって配線間ピッチを広めることができる。よって、メンブレン電極6Bを狭ピッチ化しても、各配線8B間の距離を広く設定することができるため、半導体装置の高密度化に対応させることが可能となる。

【発明が解決しようとする課題】
しかるに、複数の絶縁基板5B及びメンブレン電極6Bを積層してコンタクタを製造する技術は大変難しい技術であり開発が困難となってしまい、また仮に製作できても大変高価となるという問題点があった。
また、通常メンブレンタイプの半導体試験装置1Cでは、メンブレン電極6Bがバンプとの接続により劣化(半田転移、異物付着等)したり、或いは損傷した時はコンタクタの交換を行なっているが、上記のようにコンタクタが高価であると、試験コストが大変高いものになってしまう。

これらの問題点に対応するため、コンタクタを1層〜2層(両面)にすると共に、その下部に異方性導電ゴムを配設しコンタクタと接続させる方法も考えられるが、異方性導電ゴムは大変高価であると同時に微細ピッチには限界があり、耐久性にも乏しい等の問題があった。
本発明は上記の点に鑑みてなされたものであり、高密度化及び低コスト化を共に実現できる半導体試験装置を提供することを目的とする。

【課題を解決するための手段】
上記の課題を解決するために本発明では、次に述べる各手段を講じたことを特徴とするものである。
請求項1記載の発明は、
球状接続端子を有する半導体装置に対して試験を行う半導体試験装置において、
前記球状接続端子と対応する位置に開口部が形成された単層の絶縁基板と、該絶縁基板の上部に固定されており前記開口部に延出する舌片状のコンタクト部とを具備するコンタクタと、
前記半導体装置の装着側面となる上面に前記コンタクタが着脱可能に搭載される構成とされており、前記上面に形成されて前記コンタクト部と電気的に接続される第1の接続電極と、下面に形成され外部接続される第2の接続電極と、前記第1及び第2の接続電極を電気的に接続するインターポーザとを具備する配線基板と、を設けたことを特徴とするものである。

上記した各手段は、次のように作用する。
請求項1記載の発明によれば、
絶縁基板の球状接続端子と対向する位置にコンタクト部と開口部が配置され、更にその下に半導体装置からの電気信号を通すための配線基板が設けられた構成となる。このため、半導体装置がコンタクタに装着されると、球状接続端子はコンタクト部に接続し、この球状接続端子はコンタクト部を介して配線基板に形成された第1の接続電極と電気的に接続される。

また、第1の接続電極は配線基板に設けられたインターポーザを介して外部接続端子となる第2の接続電極に引き出されるため、インターポーザを適宜構成することにより、第1の接続電極を第2の接続電極へ引き出す配線経路を任意に設定することができる。
このように、コンタクト部から第2の接続電極に至る配線の経路をコンタクタではなく配線基板側で行なう構成とすることにより、コンタクタを多層化する必要はなくなり、よってコンタクタの単層化を実現することができる。これにより、コンタクタのコスト低減を図ることができ、従って繰り返し試験を行なうことによりコンタクト部に劣化が発生し、これに伴いコンタクタの交換か必要となっても、低コストで交換を行なうことが可能となり、メンテナンスに要する費用の削減を図ることができる。

また、コンタクタに設けられたコンタクト部は、そのまま半導体装置からの電気信号を絶縁基板下の配線基板に流すため、球状接続端子の狭ピッチ化が進んでも線長を短くでき、かつ配線引回しの単純化を図ることができるため、高速な電気的試験に対応することができる。
また、請求項2記載の発明によれば、
コンタクト部を、球状接続端子が接続する際に球状接続端子の表面に形成されている酸化膜を破ることができる厚さ或いは硬度を有するよう構成したことにより、半導体装置がコンタクタに装着され球状接続端子がコンタクト部上を水平方向にスライド動作する際、コンタクト部は球状接続端子をワイピングして球状接続端子表面に形成された酸化膜を破る。この酸化膜は絶縁性を有してるため、上記のワイピング処理が行なわれる構成とすることにより、試験中に安定したコンタクト状態を保持することが可能となる。

開口部内にコンタクト部と接する突起部を形成したことにより、接続時にコンタクト部が球状接続端子に押圧され変位する際、コンタクト部はある程度の高さで突起部と当接し、これを支点として変位する。よって、突起部の高さ及び配設位置を調整することにより、球状接続端子との適正な接続に必要とされる接触圧力をコンタクト部に発生させることができ、安定した電気的接続を実現することができる。

また、球状接続端子が圧接された際、コンタクト部が有する弾性力により発生する反力に加え、突起部が弾性変形することによっても反力が発生するため、球状接続端子との適正な接続に必要とされる接触圧力を確実に発生させることができ、安定した電気的接続を実現することができる。

【発明の実施の形態】
次に、本発明の実施の形態について図面と共に説明する。
図4及び図5は、本発明の第1実施例である半導体試験装置10Aを示している。図4は半導体試験装置10Aの構成及び動作を説明するための図であり、また図5はコンタクタ11と配線基板15Aとを分離した状態を示す図である。

各図に示されるように、半導体試験装置10Aは、大略するとコンタクタ11と配線基板15Aとにより構成されている。この半導体試験装置10Aは、半導体装置20が装着され、半導体装置20に設けられている球状接続端子21(以下、バンプという)と電気的に接続して所定の試験を行うのに用いられるものである。

コンタクタ11は、大略するとコンタクト部12Aと絶縁基板13とにより構成されている。コンタクト部12Aは舌片状の部材であり、例えば銅(Cu)或いは銅合金等の弾性変形可能な導電性金属膜により構成されている。また、その形成位置は、半導体装置20に配設されたバンプ21の位置と対向する位置に設定されている。

このコンタクト部12Aの一端部は、後述する絶縁基板13に固定されると共に、他端部は絶縁基板13に形成されている開口部14内に延出した構成となっている。このため、コンタクト部12は開口部14内において片持ち梁状に支持された構成となっており、その略中央部分がバンプ21が接続される接続部24Aとなっている。

絶縁基板13は単層の基板であり、例えばポリイミド(PI)等の絶縁性樹脂よりなるシート状の樹脂基板である。前記のコンタクト部12Aはこの絶縁基板13の上部に形成されており、従ってコンタクト部12Aは絶縁基板13に支持された構成となっている。また、絶縁基板13のコンタクト部12と対向する位置には、前記のように開口部14が形成されている。尚、絶縁基板13上へのコンタクト部12Aの形成は、フレキシブル基板の製造技術等を応用することが可能であるため、容易かつ低コストで行うことができる。

一方、配線基板15Aは多層配線基板構造とされており、複数層(本実施例では2層)の絶縁層16A,16Bと、この絶縁層16A,16Bに形成された内部接続電極17(第1の接続電極),外部接続電極18(第2の接続電極),及びインターポーザ19等により構成されている。
絶縁層16A,16Bは、例えばガラス・エポキシ等の絶縁材料により形成されている。また、内部接続電極17,外部接続電極18,及びインターポーザ19は、例えばメッキ技術を用いて絶縁層16A,16Bに形成されており、その材質としては例えば銅(Cu)を用いている。

内部接続電極17は、配線基板15Aのコンタクタ11が装着される面(以下、上面という)に形成されており、その形成位置は前記したコンタクタ11に設けられたコンタクト部12Aと対向する位置に設定されている。従って、コンタクタ11が配線基板15Aに装着された状態において、内部接続電極17は開口部14を介してコンタクト部12Aと対向した状態となる。

外部接続電極18は、配線基板15Aのコンタクタ11が装着される上面に対し反対側の面(以下、下面という)に形成されている。この外部接続電極18は、半導体試験装置10Aを半導体装置20に対し動作試験を行なう半導体テスター等に接続するための電極である。
インターポーザ19は、前記した内部接続電極17と外部接続電極18とを電気的に接続する機能を奏するものである。このインターポーザ19は、複数の内部配線19A〜19Cにより構成されている。このように、内部接続電極17と外部接続電極18をインターポーザ19を用いて接続することにより、内部接続電極17の形成位置と外部接続電極18をの形成位置を夫々自由度を持って任意に設定することができる。

次に、上記構成とされた半導体試験装置10Aの試験時における動作について説明する。図4(A)は、半導体試験装置10Aに半導体装置20が装着される前の状態を示している。本実施例では、コンタクト部12Aは片持ち梁状の構成とされているため、半導体装置20の装着前状態では、コンタクト部12Aは開口部14の上部に略直線状に延出した状態となっている(以下、図4(A)に示す状態を装着前状態という)。

この装着前状態にある半導体試験装置10Aに半導体装置20が装着されると、この装着動作に伴いバンプ21は開口部14内に挿入される。これに伴い、弾性材料によりなり片持ち梁状とされたコンタクト部12Aは、図4(B)に示すように弾性変形し、コンタクト部12Aの先端部25は配線基板15Aの内部接続電極17に当接する。これにより、バンプ21はコンタクト部12A,内部接続電極17,インターポーザ19を介して外部接続電極18と電気的に接続された構成となる。

また、複数設けられる各コンタクト部12Aは夫々独立した構成とされているため、バンプ21が挿入された際、各コンタクト部12Aは夫々独立して上下動作する。このため、半導体装置20に設けられたバンプ21の高さにバラツキが存在しても、各コンタクト部12Aは個々のバンプ21の高さに追従して変形するため、コンタクト部12Aと内部接続電極17とを安定して接続させることができる。

上記のように本実施例では、コンタクト部12Aが接続される内部接続電極17が、配線基板15Aに設けられたインターポーザ19を介して外部接続端子18に引き出されるため、インターポーザ19を適宜構成することにより、内部接続電極17を外部接続端子18へ引き出す配線経路を任意に設定することが可能となる。

このように、コンタクト部12Aから外部接続端子18に至る配線の経路をコンタクタ11ではなく配線基板15A側で行なう構成とすることにより、コンタクタ11を多層化する必要はなくなり、よってコンタクタ11の単層化を実現することができ、コンタクタ11のコスト低減を図ることができる。
また、配線基板15Aは電子機器の配線基板として一般に用いられているガラス・エポキシ基板を用いることができるため、配線基板15Aのコストも低く抑えることができる。これにより、半導体試験装置10Aのコスト低減を図ることができる。
