本発明は、例えばCVD装置等の半導体製造装置にガスを供給するガス供給装置及び方法に関する。

【従来技術】
半導体素子の製造過程においては通常、ポリシリコン膜及びドープトガラス膜(例えばPSG)等の成膜工程が含まれており、かかる成膜工程においては、PH3又はAsH3などのドーピングガスが使用される。そして、各成膜工程は通常、別個の半導体製造装置(例えばCVD装置)で行われ、各半導体製造装置ごとにドーピングガスの供給装置が設置されている。

図3は、従来のガス供給装置を示す概略構成図である。図3に示すように、ガス供給装置は、半導体製造装置104a〜104cごとに別個に設置されており、ガス供給装置は一般に、ドーピングガスとバランスガスとを混合してなる混合ガスを貯留したガスシリンダ100と、ガスシリンダ100に配管101を介して接続される流量調整装置102とで構成されている。ガスシリンダ100は毒性の強いドーピングガスを含むため、シリンダーキャビネット103に収納されるのが通常である。そして、上記ガス供給装置においては、ガスシリンダ100内の特定のドーピングガス濃度を有する混合ガスが、シリンダーキャビネット103から配管101及び流量調整装置102を経てそのままの濃度で半導体製造装置104に供給される。

【発明が解決しようとする課題】
しかしながら、前述した従来のガス供給装置は、以下に示す課題を有する。

即ち半導体工場において多数の半導体製造装置104が設置される場合には、各半導体製造装置104ごとに、必要とするドーピングガス濃度やドーピングガスの種類も異なるのが通常である。このため、各ガス供給装置ごとにドーピングガス濃度やドーピングガスの種類の異なるガスシリンダを用意する必要があり、これに応じた数のシリンダーキャビネット103を設置する必要がある。ここで、シリンダーキャビネット103は、毒性の強いドーピングガスを安全且つ安定して供給する機能を有するため、一般に極めて高価である。従って、上記のようにシリンダキャビネット103を多数設置すると、多大な設備コストがかかる。

本発明は、上記事情に鑑みてなされたものであり、複数の半導体製造装置にドーピングガスを供給する場合に、設備コストを十分に低減することができるガス供給装置及び方法を提供することを目的とする。

【課題を解決するための手段】
上記課題を解決するため、本発明は、複数の半導体製造装置にドーピングガスを供給するガス供給装置であって、前記複数の半導体製造装置内において使用する最大のドーピングガス濃度よりも大きい濃度を有する少なくとも1種類のドーピングガスを貯留する少なくとも1つの第1ガスシリンダと、少なくとも1種類の希釈ガスを貯留する少なくとも1つの第2ガスシリンダと、前記第1ガスシリンダからの前記ドーピングガスと前記第2ガスシリンダからの前記希釈ガスの流量比を調整して混合し、個々の半導体製造装置ごとに異なる濃度又は種類のドーピングガスを供給することが可能な流量調整手段とを備え、前記少なくとも1つの第1ガスシリンダは前記複数の半導体製造装置に接続されていることを特徴とする。

以下、本発明の実施形態について詳細に説明する。

図1は、本発明のガス供給装置の一実施形態を示す概略構成図である。本実施形態では、3台の半導体製造装置(CVD装置等の成膜装置)1a〜1cにドーピングガスを供給する場合を例にして説明する。

図1に示すように、ガス供給装置2は、第1ガスシリンダ3aを収納するシリンダーキャビネット3を備えており、第1ガスシリンダ3aには、例えばドーピングガスとしてのホスフィン(PH3)が貯留されている。

ドーピングガスの濃度は、半導体製造装置1内で使用する最大のドーピングガス濃度よりも大きい濃度である。つまり、半導体製造装置1a〜1cのそれぞれにおいては通常、使用するドーピングガス濃度が予め決まっており、その濃度は半導体製造装置1a〜1c同士でそれぞれ異なっている。例えばドーピングガス濃度が半導体製造装置1aでは1%であり、半導体製造装置1bでは3%であり、半導体製造装置1cでは5%である場合のごとくである。この場合、最大のドーピングガス濃度は5%であるから、ドーピングガスシリンダ3a内に貯留するドーピングガスの濃度は5%よりも大きい濃度にすることとなる。第1ガスシリンダ3a内のドーピングガス濃度をこのような濃度にすることで、当該濃度よりも低い濃度の範囲内で、任意の濃度のドーピングガスを半導体製造装置1a〜1cに供給することが可能となる。

半導体製造装置1a〜1c内で使用されるドーピングガス濃度は一般に低いため(通常は大きくても5%)、第1ガスシリンダ3a内のドーピングガス濃度は10%あれば十分であり、50%あればより十分であるが、第1ガスシリンダ3a内のドーピングガス濃度は100%であることが好適である。この場合、第1ガスシリンダ3a内にドーピングガスとバランスガス(例えば水素ガス又は窒素ガスなど)との混合ガスを貯留する場合と異なり、ドーピングガスを特定の濃度に安定化させるためにドーピングガスとバランスガスを混合した後しばらく時間を置く必要が無く、また、濃度分析を行う必要も無い。このため、ガスメーカに発注しても、ドーピングガスシリンダ3aを直ちに且つより安価に入手することが可能となる。

図2は、ガスパネル5aの内部構成図である。図2に示すように、ガスパネル5aの内部においては、ドーピングガス導入ライン4、水素ガス導入ライン9及び窒素ガス導入ライン8は、1つの混合ガス供給ライン10aに接続されており、ドーピングガス導入ライン4、水素ガス導入ライン9及び窒素ガス導入ライン8には、それぞれマスフローコントローラ11a〜11cが接続されている。従って、ドーピングガスと、水素ガス又は窒素ガスとの流量比を調整して混合し、混合ガス供給ライン11aを経て半導体製造装置1aに混合ガスを供給することが可能となっている。

ここで、マスフロコントローラ11a〜11cは制御装置14に接続されており、制御装置14は、半導体製造装置1aから出力される制御信号に基づいて、マスフローコントローラ11a〜11cを通るガスの流量及びマスフローコントローラ11a〜11c同士のガス流量の比を制御するようになっている。

また、ドーピングガス導入ライン4、水素ガス導入ライン9及び窒素ガス導入ライン8には、マスフローコントローラ11a〜11cの上流側および下流側にそれぞれ、ライン中のごみを除去するフィルタ12a〜12c、開閉弁13a〜13cが設置されている。

なお、図2は、ガスパネル5aの内部構成について示したものであるが、ガスパネル5b,5cも同様の内部構成を有し、こうしたガスパネル5a〜5cによって本発明のガス供給装置に用いる流量調整手段が構成されている。

次に、前述したガス供給装置2を用いたガス供給方法について説明する。

ここでは、半導体製造装置1a〜1cごとに濃度の異なるドーピングガスを供給する場合について説明する。このとき、希釈ガスとしては、水素ガスを用いることとする。

まず、図1に示すように、第1ガスシリンダ3aからドーピングガス導入ライン4を経てホスフィン(PH3)をガスパネル5a〜5cのそれぞれに導入する。一方、第2ガスシリンダ7から水素ガス導入ライン7を経て水素ガスをガスパネル5a〜5cのそれぞれに導入する。

そして、例えばガスパネル5aにおいては、図2に示すように、開閉弁13cを閉じ、開閉弁13a,13bを開いておき、マスフローコントローラ11a、11bによりホスフィンと水素ガスの流量比を調整する。このとき、半導体製造装置1aからホスフィンと水素ガスとの流量比に関する制御信号が制御装置14に出力され、制御装置14によりマスフローコントローラ11a、11bが制御される。

この結果、半導体製造装置1aが必要とするホスフィン濃度を持つ混合ガスが混合ガス供給ライン10aを通して半導体製造装置1aに供給される。

一方、上記と同様にして、半導体製造装置1bには、半導体製造装置1aに供給するホスフィン濃度と異なるホスフィン濃度の混合ガスがガスパネル5bから混合ガス供給ライン10bを経て供給され、半導体製造装置1cには、上記半導体製造装置1a,1bに供給するホスフィン濃度と異なるホスフィン濃度の混合ガスがガスパネル5cから混合ガス供給ライン10cを経て供給される。

このように、本実施形態のガス供給方法によれば、第1ガスシリンダ3aから排出されたドーピングガスを、第2ガスシリンダ7からの希釈ガスで希釈することにより任意のドーピングガス濃度の混合ガスを得ることができる。このため、半導体製造装置1a〜1cごとに異なる濃度のドーピングガスを供給する場合に、従来のようにドーピングガスシリンダ3aの設置数を半導体製造装置1a〜1cの設置数と同じくする必要は無く、第1ガスシリンダ3aの設置数を半導体製造装置1a〜1cの設置数よりも少なくすることができ、これに伴って、第1ガスシリンダ3aを収納するシリンダーキャビネット3の設置数を少なくすることができる。ここで、シリンダーキャビネット3は、毒性の強いドーピングガスを安全且つ安定して供給する機能を有するため、一般に極めて高価である。このため、複数の半導体製造装置1a〜1を設置する場合に、上記のごとくシリンダーキャビネット3の設置数を少なくすることで設備コストを十分に低減することができる。

本発明は、前述した実施形態に限定されるものではない。例えば上記ガス供給方法では、ホスフィンを水素ガスで希釈しているが、水素ガスに代えて窒素ガスで希釈してもよく、水素と窒素ガスとの混合ガスで希釈してもよい。また、上記実施形態では、ホスフィンを使用しているが、ホスフィンに代えてアルシン(AsH3)、ジボラン(B2H6)、セレン化水素(H2Se)、三フッ化ホウ素(BF3)又はゲルマン(GeH4)等を使用してもよく、また、これらの2種以上を併用することもできる。この場合、第1ガスシリンダ3aは、ドーピングガスの種類に応じた数だけ設置される。

また、上記実施形態では、ドーピングガスを3台の半導体製造装置1a〜1cに供給する場合について説明しているが、これに限定されるものではない。要するに、半導体製造装置は複数であればよい。但し、半導体製造装置の設置数が多いほど本発明は効果的である。

【発明の効果】
以上説明したように本発明のガス供給装置及びガス供給方法によれば、ドーピングガスと希釈ガスが流量比を調整されて混合され、個々の半導体製造装置ごとに異なる濃度又は異なる種類のドーピングガスを供給する場合に、ドーピングガスを貯留するガスシリンダの設置数を半導体製造装置の設置数よりも少なくすることが可能となり、ひいてはこれを収納するシリンダーキャビネットの設置数を少なくすることができる。よって、設備コストを十分に低減することができる。
