本発明は、塩化水素ガス、高温水蒸気等の腐食流体に使用される制御弁の技術分野に属する。

半導体制御装置等の真空装置のチャンバーの排気路には、圧力制御用の制御弁と真空排気ポンプからなる排気装置が設けられており、チャンバー内を所定の真空度にするため、前記制御弁の開度を調整する必要がある。
従来、この種の制御弁として、特開平4−150938号公報に記載のものがある。この制御弁10は、図2に示すように、円板状の弁板11を具えた蝶型制御弁である。弁板11の回転制御は制御回路(図示省略)によって行なわれる。制御回路は、圧力センサーによって検知された制御弁の排気口側の圧力値と、予め記憶された設定圧値との差を求めて、その差がなくなるようにモータ16を制御して制御弁の開き角度を調節する回路である。

【発明が解決しようとする課題】
ところが、このような制御弁は、次の問題点を有している。
(1) 腐食流体に使用することができない。
制御弁本体14と制御弁軸13との間をシールするOリング15が、回転する制御弁軸13に接触している。このため、制御弁を長期間すると、Oリング15が摩耗し、Oリング15と制御弁軸13との間から流体が漏れる恐れがあり、腐食流体に使用することができない。
(2) 小流量制御が困難である。
蝶型制御弁であるため、弁板11を密閉状態から開く方向へ回転させるとき、円滑に始動できるように、弁板11と流体通路12との間に多少の隙間を設けなければならない。このため、流体が漏れ易く、弁板11の開き角度の小さいときの流量調節が困難である。

本発明の腐食流体用制御弁は、流体通路と、弁座と、主弁体の少なくとも流体通路内に位置する部分と、主弁ダイヤフラムとに耐食性材料を使用しているので、腐食流体の流量調節を行うことができる。
