しかしながら、ポリアミドイミド樹脂製フィルムを配線板用層間接着フィルムとして用いた場合、260℃以上のはんだ浴の熱に耐える耐熱性が必要となるが、現在知られているポリアミドイミド樹脂製フィルムでは、フィルム内に気泡や剥離が生じるという課題がある。

【課題を解決するための手段】
本発明の耐熱性樹脂組成物は、ポリアミドイミド樹脂と熱硬化性樹脂成分とからなる樹脂組成物であって、硬化物の300℃での弾性率が30MPa以上であることを特徴とする。

この耐熱性樹脂組成物の配合比は、ポリアミドイミド樹脂100重量部に対し、熱硬化性樹脂成分10〜150重量部であることが好ましい。熱硬化性成分が10重量部未満であると、弾性率が低く、150重量部を越えると、相溶性が低下し攪拌時にゲル化してしまったり、フィルムの可とう性が低下してしまう。

このポリアミドイミド樹脂には、芳香族環を3個以上有するジアミンと無水トリメット酸とを反応させて得られる一般式(1)で示される芳香族ジイミドカルボン酸と一般式(2)で示される芳香族ジイソシアネートとを反応させて得られる芳香族ポリアミドイミド樹脂、または、芳香族ジイミドカルボン酸として、2,2−ビス[4−{4−(5−ヒドロキシカルボニル−1,3−ジオン−イソインドリノ)フェノキシ}フェニル]プロパンと、芳香族ジイソシアネートとして、4,4’−ジフェニルメタンジイソシアネートとを反応させて得られる芳香族ポリアミドイミド樹脂を使用することが好ましい。

この耐熱性樹脂組成物を、離形PET等に塗布して接着シートを作製したり、金属箔の片面に塗布して金属箔付き接着シートとすることができ、塗布した後は目的に応じた硬化状態に加熱乾燥して使用することができる。

従来のポリアミドイミド樹脂製フィルムに生じる、フィルム内の気泡や剥離は、その発生状態を観察した結果、スルーホールで囲まれた部分は比較的良好であったのに対し、スルーホールで囲まれた部分の外側に気泡や剥離が発生し易いことが分かった。

この原因を詳しく説明すると、図1(a)に示すように、スルーホールで囲まれた部分は、樹脂層の両端部がスルーホール銅で固定されているため、XY方向へは膨張できない。そのため、樹脂層は、Z方向へ膨張しようとするが、その両端部はスルーホールパッドで固定されているため、その部分はあまり膨張できず、中央部が膨張する。その時、接着剤層に用いているポリアミドイミド樹脂は、熱可塑性であり加熱時に流動し易いため、膨張し易い中央部に流動し、接着剤層の両端部が薄く、中央部が厚くなる。両端部はスルーホールパッドで固定されているため、スルーホールで囲まれた部分全体に圧力がかかり、接着剤層の流動を小さく抑えている。

それに比べ、図1(b)に示す、スルーホールで囲まれた部分の外側は、片方がスルーホールで固定されているものの、もう一方は固定されていない状態である。スルーホールで囲まれた部分と同様に、膨張し易い部分に接着剤層が流動するが、片方が解放状態のため、(a)のスルーホールで囲まれた部分に比べ、樹脂の流動およびZ方向への膨張が大きくなる。その時、基板内部にかかっていた圧力が解放されるのと同時に、気泡および剥離が発生したものと推察する。

そこで、ポリアミドイミド樹脂製フィルムの硬化後の特性を調べたところ、ゴム領域の弾性率が非常に小さいことが分かった。これが、耐熱性を低下させる、すなわち、樹脂の流動を大きくする原因になっていると考えた。
また、配線板構造とした場合に、弾性率がどの程度であれば耐熱性が良好となるのかを実験した結果、300℃での弾性率が30MPa以上であれば、良好となることが分かった。また、ガラス転移点(Tg)での熱膨張率が500ppm以下であればさらに好ましいことが分かった。

本発明における耐熱性樹脂組成物は、ポリアミドイミド樹脂とエポキシ樹脂とその硬化剤を用いることにより、エポキシ樹脂と硬化剤を三次元架橋させることにより、ポリアミドイミド樹脂の流動性を抑制したり、ポリアミドイミドとエポキシ樹脂とその硬化促進剤を用いることにより、挿入反応でポリアミドイミド樹脂を三次元架橋させることにより、ゴム領域の弾性率を大幅に向上させることができるものである。
また、この耐熱性樹脂組成物は、離形PET等の上に塗布して接着シートとしたり、金属箔の片面に設けて金属箔付き接着シートとすることができる。これらは配線板用層間接着フィルム等に使用することができ、ゴム領域での高弾性率により、熱による樹脂の流動性を低減し、耐熱性が向上する。また、200℃以下の低温で硬化させても高いガラス転移点を示すことから、寸法安定性にも優れている。

実施例
還流冷却器を連結したコック付き25mlの水分定量受器、温度計、攪拌機を備えた1リットルのセパラブルフラスコに、芳香族還を3個以上有するジアミンとして、2,2−ビス−[4−(4−アミノフェノキシ)フェニル]プロパン123.2g(0.3mol)、無水トリメリット酸115.3g(0.6mol)を、溶媒としてNMP(N−メチル−2−ピロリドン)716gを仕込み、80℃で30分間攪拌した。
そして水と共沸可能な芳香族炭化水素としてトルエン143gを投入してから温度を上げ約160℃で2時間還流させた。
水分定量受器に水が約10.8ml以上たまっていること、水の留出が見られなくなっていることを確認し、水分定量受器にたまっている留出液を除去しながら、約190℃まで温度を上げて、トルエンを除去した。
その後、溶液を室温に戻し、芳香族ジイソシアネートとして4,4’−ジフェニルメタンジイソシアネート75.1g(0.3mol)を投入し、190℃で2時間反応させた。反応終了後、芳香族ポリアミドイミド樹脂のNMP溶液樹脂を得た。

ポリアミドイミド樹脂100重量部に対し、各種エポキシ樹脂とフェノール樹脂または硬化促進剤を表1に示す配合量で配合し、樹脂が均一になるまで攪拌し樹脂組成物とした。
その樹脂組成物を、離形フィルム上に乾燥後の膜厚が約50μmとなるように塗布し、120℃−20分乾燥させた。
その後、テフロン製の枠に固定し、180℃−60分乾燥させた硬化物フィルムの特性を測定した。
その結果、ポリアミドイミド樹脂単体に比べ、熱膨張率が大幅に改善され、また、300℃以下の最低弾性率が30MPa以上であり、高い耐熱性を示した。

その結果、比較例3及び4は熱硬化性成分が150重量部以上含有しているため、攪拌時にゲル化してしまい、フィルム形成が不可能であった。その他の比較例は、熱硬化性成分が10重量部以下のものや、300℃以下の最低弾性率が30MPa以下であり、低い耐熱性を示した。

【発明の効果】
以上に説明したように、本発明による耐熱性樹脂組成物の硬化物の300℃での弾性率が30MPa以上と高く、また、この耐熱性樹脂組成物をシート状にして、配線板用層間接着フィルム等に使用することもでき、従来にない高い耐熱性を示す耐熱性樹脂組成物およびそれを用いた接着シートを提供することができる。また、200℃以下の低温で硬化しても高いガラス転移点を示すことから、寸法安定性にも優れている。

Comparative Example 1
The property of the cured film of the polyamideimide resin alone was evaluated.
As a result, although Tg was high, the thermal expansion coefficient was greater than Tg and the minimum elastic modulus was 300 ° C. or less, and thus low heat resistance was exhibited.

Comparative Examples 2-9
Various epoxy resins and phenolic resins or curing accelerators were blended in the blending amounts shown in Table 1 with respect to 100 parts by weight of the polyamideimide resin, and stirred until the resin became uniform to obtain a resin composition. The resin composition was applied on a release film so that the film thickness after drying was about 50 μm, and dried at 120 ° C. for 20 minutes. Thereafter, the properties of the cured film fixed to a Teflon frame and dried at 180 ° C. for 60 minutes were measured.
As a result, since Comparative Examples 3 and 4 contained 150 parts by weight or more of the thermosetting component, gelation occurred during stirring, and film formation was impossible. In other comparative examples, the thermosetting component was 10 parts by weight or less, and the minimum elastic modulus at 300 ° C. or less was 30 MPa or less, indicating low heat resistance.

Measurement temperature: r. t ~ 300 ° C
・ Raising rate: 10 ° C / min
・ Tensile load: 5g
Sample size: Measured at 5 mm width × 30 mm length.
(3) Using elastic modulus DVE-V4 type (Rheology, trade name)
・ Jig: Pull ・ Distance between chucks: 20 mm
Measurement temperature: r. t ~ 350 ° C
・ Raising rate: 5 ° C / min

【The invention's effect】
As described above, the cured product of the heat resistant resin composition according to the present invention has a high elastic modulus at 300 ° C. of 30 MPa or more. It can also be used for a film etc., and can provide a heat-resistant resin composition exhibiting unprecedented high heat resistance and an adhesive sheet using the same. Moreover, even if it hardens | cures at the low temperature of 200 degrees C or less, since a high glass transition point is shown, it is excellent also in dimensional stability.
