【発明の属する技術分野】
本発明は、洗浄ブラシを用いて被処理基板を洗浄する基板洗浄方法および基板洗浄装置に関する。

【従来の技術】
半導体デバイスの製造においては、被処理基板(たとえば半導体ウエハ、LCD基板等)の表面が清浄化された状態にあることを前提として各微細加工が行われる。したがって、各加工処理に先立ちまたは各加工処理の合間に被処理基板表面の洗浄が行われ、たとえばフォトリソグラフィー工程では、レジスト塗布に先立って被処理基板の表面がスクラバと称される洗浄装置でスクラビングまたはブラッシングされる。

従来より、この種の洗浄装置におけるスクラビングブラシの1形態としてロールブラシが知られている。通常、ロールブラシを使用するときは、被処理基板の方をほぼ水平に固定し、基板上でロールブラシを回転させてその円筒状のブラシ面を基板表面に擦り合わせながら所定の方向または経路で移動(走査)させてスクラビングを行う。このスクラビングに際しては、ブラシと基板との間の摩擦を低減するために、ロールブラシと基板表面の間に洗浄液を介在させるのが通例である。

【発明が解決しようとする課題】
上記のようなロールブラシによるスクラビング洗浄では、ロールブラシによって基板表面から擦り取られた異物(塵埃、破片、汚染物等)の一部はロールブラシに付着し、他の一部は基板表面に付着する。ロールブラシに付着した異物については、スクラビング洗浄後に退避位置またはホームポジションでロールブラシを洗浄槽に入れておくことで、洗浄液中に滲み出させるようにしている。また、基板表面に付着した異物については、スクラビング洗浄の終了後に、洗浄ノズル機構を用いたブロー洗浄を行って、基板上から洗い流すようにしている。

しかしながら、ホームポジションでロールブラシを洗浄槽に入れておくだけでは、ロールブラシに染み込んでいる異物が効果的に取り除かれなかった。このため、使用(スクラビング洗浄)を重ねる毎にロールブラシの汚れが蓄積または増大して、ブラシ洗浄力が低下するという問題があった。

また、上記のようにブロー洗浄でフォローするにしても、スクラビング洗浄の終了時点で基板表面に相当量の異物が付着または残存していたのでは、洗浄ノズル機構の負担(洗浄能力、洗浄時間等)が大きく、好ましくない。

本発明は、かかる問題点に鑑みてなされたもので、スクラビング洗浄の洗浄効果を向上させるとともに、スクラビング洗浄で用いるロールブラシの汚れを効果的に取り除いてスクラビング洗浄力を安定に維持する基板洗浄方法および基板洗浄装置を提供することを目的とする。

【課題を解決するための手段】
上記の目的を達成するために、本発明の第1の基板洗浄方法は、被処理基板に対して円筒状のブラシ面を有する回転型のロールブラシを擦り合わせながら前記ロールブラシを前記基板上で所定の方向または経路で相対的に移動させる第1の工程と、前記第1の工程中に前記ロールブラシによってスクラビングされた後の前記基板の表面に洗浄液をかけて前記基板表面を洗う第2の工程と、前記第2の工程の終了後に前記ロールブラシを所定の退避位置へ移動させる第3の工程と、前記退避位置で前記ロールブラシを絞って前記ロールブラシをクリーニングする第4の工程とを有し、前記第4の工程は、前記ロールブラシの直径よりも小さな内径を有する半円形のハンド部を有する一対の絞りアームを開いた状態で前記ロールブラシを迎え、前記ロールブラシの到着後に前記半円形ハンド部が両側からリング状に合わさるように前記一対の絞りアームを閉じて前記ロールブラシの周面に食い込ませ、前記一対の絞りアームを前記ロールブラシの軸方向に移動させて前記ロールブラシに含まれている異物を洗浄水と一緒に前記ロールブラシの端部に押しやって前記ロールブラシから異物を離脱させる。

また、本発明の第1の基板洗浄装置は、被処理基板に対して円筒状のブラシ面を有する回転型のロールブラシを擦り合わせながら前記ロールブラシを前記基板上で所定の方向または経路で相対的に移動させてスクラビング洗浄を行うスクラビング洗浄手段と、前記ロールブラシの移動と連動して前記ロールブラシによってスクラビング洗浄された後の前記基板の表面に洗浄液を吹き付けて前記基板表面を洗うスプレー洗浄手段と、前記スクラビング洗浄の終了後に、前記ロールブラシをクリーニングするために、所定の退避位置で前記ロールブラシの側部より上の部位に上方から洗浄液を吹き付けるノズルと、前記ロールブラシの直径よりも小さな内径を有する半円形のハンド部を有する一対の絞りアームと、前記絞りアームを前記ロールブラシの直径方向に開閉駆動するアーム駆動部と、前記ロールブラシに対して前記絞りアームを前記ロールブラシの軸方向に相対的に移動させる送り手段とを備え、前記スクラビング洗浄の終了後に、所定の退避位置で前記ロールブラシを絞って前記ロールブラシをクリーニングするブラシ絞り機構とを有し、前記ブラシ絞り機構が、前記一対の絞りアームが開いた状態で前記ロールブラシを迎え、前記ロールブラシの到着後に前記アーム駆動部により前記半円形のハンド部を両側からリング状に合わさるように閉じて前記ロールブラシの周面に食い込ませ、前記送り手段により前記一対の絞りアームを前記ロールブラシの軸方向に相対的に移動させて、前記ロールブラシに含まれている異物を洗浄水と一緒に前記ロールブラシの端部に押しやり、前記ロールブラシから異物を離脱させる。

上記第1の基板洗浄方法および基板洗浄装置において、スクラビング洗浄中は、ロールブラシによって基板表面から擦り取られた異物(塵埃、破片、汚染物等)のうち基板表面に再付着したものは、基板上でしばらく漂遊している。そこに、洗浄水を吹き付けることで、それらの異物は迅速かつ効果的に洗い落とされる。そして、スクラビング洗浄の終了後は、所定の退避位置で回転手段がロールブラシを回転させながら、ノズルがロールブラシの側部より上の部位に洗浄液を上方から吹き付けることにより、先のスクラビング洗浄によって基板よりロールブラシに転移している異物が洗浄液の流勢または衝撃でロールブラシから取り除かれる。好ましい一態様によれば、ロールブラシの側部付近を擦るように洗浄液がブレード状の層流で吹き付けられ、それによってロールブラシから異物が削ぎ落とされるようにして除去される。

図1に、本発明の基板洗浄方法または装置が適用可能な構成例として塗布現像処理システムを示す。この塗布現像処理システムは、クリーンルーム内に設置され、たとえばLCD基板を被処理基板とし、LCD製造プロセスにおいてフォトリソグラフィー工程の中の洗浄、レジスト塗布、プリベーク、現像およびポストベークの各処理を行うものである。露光処理は、このシステムに隣接して設置される外部の露光装置(図示せず)で行われる。

この塗布現像処理システムは、大きく分けて、カセットステーション(C/S)10と、プロセスステーション(P/S)12と、インタフェース部(I/F)14とで構成される。

上記塗布処理の後、基板Gは、塗布プロセス部24の主搬送装置54と現像プロセス部26の主搬送装置60とによってインタフェース部(I/F)54へ搬送され、そこから露光装置に渡される(ステップS11)。露光装置では基板G上のレジストに所定の回路パターンを露光される。そして、パターン露光を終えた基板Gは、露光装置からインタフェース部(I/F)54に戻される。インタフェース部(I/F)54の搬送機構58は、露光装置から受け取った基板Gをイクステンション54を介してプロセスステーション(P/S)24の現像プロセス部26に渡す(ステップS11)。
