【発明に属する技術分野】
本発明は、ドライエッチング方法を用いたゲート電極の形成方法に関するものである。
【0002】
【従来の技術】
従来、半導体集積回路のゲート電極材料として、多結晶シリコンが用いられていた。しかしながら、近年の半導体回路の高性能化、高速化のためにゲート電極の低抵抗化が求められている。特に、0.15μmルール以下の世代では、多結晶シリコンと金属膜(例えばタングステン)の積層膜をゲート電極の材料として用いるポリメタルゲート電極、またはさらに微細なルールにおいては金属膜をゲート電極の材料として用いるメタルゲート電極の採用が提案されている。

メタルゲート電極の材料として広く検討されているものの一つがタングステンである。タングステンはシリコン半導体において配線材料やタングステンポリサイドといった形で利用されており、シリコンプロセスには整合性の良い材料である。

以下、図面を参照しながら、メタルゲート電極の構造とドライエッチング方法によるゲート電極形成方法について説明する。図8はメタルゲート電極形成時の工程断面図である。まず半導体基板1上にゲート絶縁膜2を形成し、ゲート絶縁膜2上にメタルゲート材料としてタングステンを形成するが、タングステンを直接絶縁膜2上に形成するとはがれやすいという問題がある。このためゲート絶縁膜2とタングステンの間に密着層3を形成する。密着層3としては例えば窒化チタンや窒化タングステンが用いられている。

上記のようにゲート絶縁膜2として例えば4nm以下のシリコン酸化膜を形成し、10nmの密着層3を形成する。さらに100nmのタングステン4を形成し、シリコン窒化膜5を形成する。次に図8(a)に示すようにリソグラフィーによってレジストパターン6を形成する。

次に、図8(b)に示すように、シリコン窒化膜5をエッチングする。

次に、図8(c)に示すように、フォトレジスト6を除去した後、シリコン窒化膜5をマスクとして、タングステン膜4のドライエッチングを行なった。ここで、タングステンのエッチングは誘導結合型プラズマ(InductivelyCoupled Plasma、以下ICP)を用いたドライエッチング装置で行なった。

タングステンのエッチングガスとしてはSF6 のようなフッ素系ガスあるいはCl2 のような塩素系ガスが一般的に用いられている。次に上記2種類のエッチングガス及び上記窒化チタン、窒化タングステンの2種類の密着層3を用いた際の、ゲート電極エッチングに関する課題について説明する。

密着層3が窒化タングステンでCl2 ガスを用いた場合、次のような課題が存在する。すなわち、例えば下記エッチング条件でエッチングしたとする。

この条件下では、タングステン膜4および窒化タングステン3のエッチング速度はほぼ同一であり、下地ゲート酸化膜2との選択比は10程度と低い。このため、図8(d)に示すようにゲート酸化膜2に破れ82が生じ、さらに下地シリコン基板1までもエッチングしてしまう。

次に密着層3が窒化タングステンでSF6 ガスを用いた場合には、次のような課題が存在する。すなわち、例えば下記エッチング条件でエッチングしたとする。

次に密着層3が窒化チタンでCl2 ガスを用いた場合、次のような課題が存在する。すなわち、例えば下記エッチング条件でエッチングしたとする。

この条件下においては、タングステン4のエッチング速度は50nm/minであり、窒化チタン3のエッチング速度は25nm/minであるため、図8(e)に示すように窒化チタン3にすそ引きが生じてしまう。また下地ゲート酸化膜2との選択比は10程度と低い。このため、図8(e)に示すようにゲート酸化膜2に破れ82が生じさらに下地シリコン基板1までもエッチングしてしまう。

さらに密着層3が窒化チタンでSF6 ガスを用いた場合、次のような課題が存在する。この場合Cl2 ガスを用いた場合に発生したすそ引きを防止するために、まずタングステンのみをSF6 ガスによりエッチングし、窒化チタンを露出させ、次にCl2 ガスを用いて窒化チタンをエッチングする方法をとる。タングステンのエッチング条件は次の通りである。

この時のタングステン膜4のエッチング速度は、50nm/minであり、下地窒化チタン3のエッチング速度は30nm/minである。すなわち、対窒化チタン選択比(タングステンのエッチング速度/窒化チタンのエッチング速度)は1.7である。続けて次のエッチング条件で窒化チタン3をドライエッチングにより除去する。

この時の窒化チタンのエッチング速度は、100nm/minであり、下地ゲート酸化膜のエッチング速度は5nm/minである。すなわち、対酸化膜選択比(窒化チタンのエッチング速度/ゲート酸化膜のエッチング速度)は20である。

しかしながらこの場合、SF6 ガスを用いたタングステン4のエッチングにおいて対窒化チタン選択比は、1.7しかなく、タングステン4がエッチングされ窒化チタン3が露出した際には、図8(c)に示すように、窒化チタン3の一部が欠損(窒化チタン破れ)81した状態になることがある。そして、窒化チタン3のエッチングが行なわれた場合、ゲート酸化膜厚Toxは4nm以下と非常に薄く、しかも窒化チタンエッチング中の対酸化膜選択比は20程度であるために、窒化チタンエッチング中のゲート酸化膜破れ82(図8(d))が発生してしまう。このようにタングステンエッチング時に窒化チタン3に対して高い選択比が得られない原因は次の通りである。

タングステン4のドライエッチングにおいて、エッチングガスとして主にSF6 を用いている。SF6 は、プラズマ中で電子衝突により、次のような多段階の解離をし、
SF6 + e- →SF5 -+F
SF5 -+ e- →SF4 2-+F
SF4 2-+ e- →SF3 3-+F
・ ・ ・ ・ ・
多量のフッ素ラジカルを放出する。このF(フッ素)ラジカルがタングステン表面に付着し、SFxイオンのイオン支援によりタングステン4と反応し、
W + 6F →WF6
というようにエッチングが進行する。

一方、TiNはFラジカルとは化学的に容易に反応し、
TiN + 4F → TiF4
となる。Fラジカルがプラズマ中に多量に存在する状態では、タングステン4、窒化チタン3との反応が進行するため、選択比(タングステンのエッチング速度/窒化チタンのエッチング速度)を確保するのが非常に困難である。

上記のような問題は例えばゲート酸化膜2が5〜10nm程度と厚い場合には問題にはならず、実際Cl2 ガスを用いたゲート電極の加工例が報告されている(例えば、H.Noda et al., Jpn.J.Appl.Phys. Vol.35(1996) pp.807-811 )。しかし、実施にメタルゲートが適用される世代では、ゲート酸化膜2は3〜4nm以下と非常に薄くなるため、上記のような酸化膜破れ82のような問題を生じる。

このようにタングステン4を用いたメタルゲートのエッチングは下地との選択比が低いために非常に困難であり、特にゲート絶縁膜2が薄膜化された際に実用上有効なエッチング手段は見出されていない。そのため、エッチングによらずにメタルゲートを形成する方法(例えばダマシンゲート形成方法、応用物理学会分科会シリコンテクノロジーNo.10(1999) もしくは日経マイクロデバイス7月号(1999)、pp46-51 )が開発されるまでに至っている。しかしこの方法は工程が複雑であり実用上有効な手法ではない。

さてエッチング時の下地との選択比を向上させる方法として、プラズマに印加する高周波電力を時間変調したパルスプラズマを用いる方法がある。

例えば特開平6−267900号公報には電子サイクロトロン共鳴プラズマを10kHz以上の周波数でパルス変調する方法が開示されている。このパルスプラズマをポリシリコンを用いたゲート電極形成に適用し、ポリシリコンと下地酸化膜との選択比を向上させている。また特開平11−26433号公報では誘導結合式プラズマにおいてパルス変調を行い、BPSGとポリシリコンの選択比を向上させる方法が開示されている。これらはいずれも、酸化膜やポリシリコンといったシリコン系材料へのパルスプラズマの適用例であり、メタルゲートへの適用例ではない。

さらに高融点金属へのパルスプラズマの適用例としては特開平9−260359号公報に示されている。これはパルス励起されたプラズマにより高融点金属をエッチングしようというものであるが、開示されている高融点金属としてはNb、Ta、Moであり、タングステンに関する開示は無い。

したがって、本発明の目的は、密着層の種類やエッチングガス種との組み合わせで生じる上記のような酸化膜破れや密着層のすそ引きなどの問題点に鑑み、エッチング時の選択性が高く、良好な形状が得られるゲート電極の形成方法を提供するものである。

【課題を解決するための手段】
請求項1記載のゲート電極の形成方法は、基板上にゲート絶縁膜を形成する工程と、
前記ゲート絶縁膜上に窒化チタンとタングステンを順に形成する工程と、
前記タングステンと前記窒化チタンに対して、変調周期が10〜500μsecの時間変調された高周波励起プラズマによるエッチングを行い、ゲート電極を形成する工程とを含み、
前記ゲート電極を形成する工程において、前記タングステンのエッチングを行い前記窒化チタンを露出させた後、エッチングガスを切り替えて前記窒化チタンをエッチングし、
前記タングステンのエッチングに用いられるガスはSF 6 、NF 3 、CF 4 、CHF 3 、C 2 F 6 、C 3 F 8 、C 4 F 8 の内少なくともいずれか1種を含み、
前記窒化チタンのエッチングに用いられるガスはBCl 3 、Cl 2 、HCl、HBrの内少なくともいずれか1種を含み、
前記窒化チタンと前記ゲート絶縁膜との選択比が100程度あり、
前記ゲート電極の幅は0.15μm以下であり、
前記ゲート絶縁膜のシリコン酸化膜換算膜厚が4nm以下であることを特徴とするものである。

請求項1記載のゲート電極の形成方法によれば、時間変調された高周波励起プラズマを用いてエッチングすることで、半導体基板上の極薄ゲート絶縁膜上に形成された高融点金属膜を含む積層膜をエッチングしてゲート電極を形成する場合でも、下地との選択比を高め、良好なエッチング形状を得ることができる。

ここで以下、時間変調プラズマ(以下パルスプラズマと記す)について説明する。

図7は、パルス変調プラズマを発生させるICP型ドライエッチング装置の断面図である。図7において、70はチャンバ、71は下部電極、72は排気口、73は石英板、74はバイアス高周波電力を印加する高周波電源(0.4〜13.76MHz)、75はICPコイル、76はICP高周波電源(0.4〜13.76MHz)、77はガス導入口、78は半導体基板、79はパルス変調回路である。本ICPエッチング装置において、パルス変調回路79を用いて、高周波電源76をON/OFF変調し、ICPコイル75に時間変調された高周波電力を印加することによって、パルスプラズマをチャンバー70内で発生させる。そして、バイアス高周波電源74より下部電極71に高周波電力を供給し、下部電極71上に設置された半導体基板78に、上記ICPコイル75により発生したパルスプラズマ中からイオン、電子を下部電極71の方向に引き込むとともに、プラズマから等方的にラジカルが供給され、反応性イオンエッチングによって半導体基板78上のエッチングが進行する。

次にパルスプラズマの効果について説明する。図6に連続高周波(以後CWと記す)電力にON/OFF変調を行なった場合に、プラズマ中の電子密度Neがどのように変化するかを示した概念図である。図6(a)に示す13.56MHzの高周波電力に、図6(b)に示すON/OFF変調を行なうと、図6(c)に示すような波形の高周波電力(以後パルス高周波と記す)が得られる。このパルス高周波を、図7に示したICPエッチング装置のICPコイルに印加する。このようなパルス高周波を印加した時、ON時にはCWと同様に、ガス分子の解離及び励起が進行し、電子密度Neは1×1012cm-3程度になる。しかし、OFF時には、電子は急激にその運動エネルギーを失い、電子密度Neは減少する(図6(d))。すなわち、パルス的に高周波電力を印加することにより、CW放電と比較し、平均的な電子密度を小さくすることが可能となる。

次に、パルス変調が負イオン密度に与える影響について説明する。CWプラズマにおいては、高エネルギー電子が母ガスへ電子衝突することによって正イオン、負イオンが生成される。一方、パルスプラズマ中では、ON時間中には電子衝突によって正イオン、負イオンが生成されるが、OFF時間中では、電子は急速にそのエネルギーを失い、分子もしくは原子に付着して負イオンを生成する。このような負イオンは正イオンよりも反応性が大きい。そして、パルス周期、オンオフ周期に対するオン時間の割合(以下、デューティ比)を制御することによってプラズマ中の負イオン密度を制御するとともに、プラズマから供給されるイオン及びラジカルと半導体基板との反応性を制御することが可能となる。

次に、パルス変調がラジカル密度に与える影響について説明する。一般にプラズマ中では、ガス分子への電子衝突によって母ガスの解離が起こり、イオンやラジカルが生成される。すなわち、イオン、ラジカル量は電子密度に比例すると考えられるから、パルス変調により上記のように平均的な電子密度が減少すると、母ガスより生成するラジカル量自体も減少すると考えられる。

このパルス変調プラズマの効果を、SF6ガスを例にとって具体的に説明する。

というような多段階の解離が起こり、Fラジカルが生成される。CWプラズマを用いた時、上記した解離が進行し、Fラジカルが多量に発生する。一方、パルスプラズマを用いた場合、ON時間中に解離は進行するが、OFF時間には解離は進行しない。そこで、上記したような多段階の解離が妨げられ、Fラジカルの生成量がCWプラズマと比べ抑制される。

次に、Cl2 ガスを用いたプラズマにパルス変調を適用した場合について説明する。Cl2 ガスの場合でも、上記したSF6 ガスの場合と同様、電子衝突により、
Cl2 +e- → Cl- +Cl*
というような解離が進行するが、パルス変調を行なうことにより、解離が抑制されClラジカルの生成が妨げられ、プラズマ中のClラジカル密度は、CW放電の場合と比較して、小さくなるのである。
また、パルス変調を行なった場合、イオンの生成においても、SF6 の場合と同様にOFF時間に電子の付着が起こり、CW放電と比較して負イオンがより多く生成される。

以上の述べたように、ICPプラズマにおいてパルスプラズマを適用することにより、プラズマ中のラジカル密度およびラジカル組成を制御することが可能なのである。

本発明では、以上述べたパルスプラズマの特徴を用いて、以下に示す構成により、パルスプラズマをメタルゲート電極エッチングに適用し、被エッチング物(例えばタングステン)と下地膜(例えば、TiNもしくはゲート酸化膜)との選択性を向上させようとするものである。

【発明の実施の形態】
以下本発明の実施の形態について、図1から図4を参照しながら説明する。

(実施の形態1)
図1は、本発明の第1の実施の形態におけるゲート電極を形成する高融点金属膜を含む積層膜として、タングステンと窒化チタンによる密着層で構成されたメタルゲート電極をドライエッチングを用いて形成する方法を示す工程断面図である。図1において、1は半導体基板、2はゲート酸化膜、3は窒化チタン(TiN)、4はタングステン(W)、5はシリコン窒化膜、6はフォトレジストである。

まず、図1(a)に示すように、半導体基板1上にゲート酸化膜2を形成し、順次窒化チタン3、タングステン4、シリコン窒化膜5を堆積し、リソグラフィによってレジストパターン6を形成する。

次に、図1(b)に示すように、シリコン窒化膜5をエッチングする。

タングステン4のドライエッチングにパルス変調を適用した効果を示すために、図2(a)にタングステン4(Wを黒丸で示す)、窒化チタン3(TiNを白丸で示す)のエッチング速度のパルス周期依存性を、図2(b)に選択比(タングステンのエッチング速度/窒化チタンのエッチング速度)のパルス周期依存性を示す。パルス周期以外のエッチング条件は第1の実施の形態の実施例中に上記した通りである。なお図2には平均投入パワー(ピークパワー×デューティ比)を一定とした場合のCWプラズマのデータも示している。図2(a)からわかるようにCWからパルス周期が短くなるにつれてタングステン4のエッチング速度は増加するが、TiNのエッチング速度は、CWプラズマよりパルスプラズマの方が小さく、パルス周期50〜500μsの間では、エッチング速度はほぼ一定である。その結果、図2(b)に示すように、選択比はCWプラズマにおいて2以下であるが、パルスプラズマを用いることにより選択比が6以上に向上する。

これは、パルス変調を行なうことにより、プラズマ中でタングステン4のエッチングに寄与する負イオンが増大するために、CW放電と比較し、エッチング速度が増大するためである。上記したパルスプラズマをタングステン4のドライエッチングに適用することにより、図1(c)に示すように、窒化チタン3(TiN)上でタングステン4のエッチングをストップさせることが可能となる。

次に図1(d)に示すように、エッチングガス並びにエッチング条件を変えたパルス変調プラズマを用いて窒化チタン3のドライエッチングを行なう。
エッチング条件は次の通りである。

図3に窒化チタン3のドライエッチング時の選択比(窒化チタンのエッチング速度/ゲート酸化膜2のエッチング速度)のパルス周期依存性を示す。パルス周期以外のエッチング条件は上記した通りである。なお図3には平均投入パワー(ピークパワー×デューティ比)を一定とした場合のCWプラズマのデータも示している。図3からわかるように、CW時では、選択比は20程度であるが、パルス変調により選択比は増大し、パルス周期が短くなるにつれ選択比は向上していき、パルス周期50μsで選択比100まで向上することがわかった。

これは、パルス変調により塩素ラジカルの生成が抑制されたことによるゲート酸化膜のエッチング阻害および負イオン生成による窒化チタンエッチ反応の促進がなされたためと考えられる。つまり、Cl2 ガスを用いたパルス変調プラズマでは、窒化チタンのエッチング速度が増大し、ゲート酸化膜のエッチング速度が低下する。そのため、パルスプラズマを用いることにより、選択比(窒化チタンのエッチング速度/ゲート酸化膜のエッチング速度)の増大が図られるのである。

このようにゲート酸化膜2との選択比が100程度まで向上すると、窒化チタン3のエッチング時には下地酸化膜と十分な選択比を確保することができ、図1(d)に示すように酸化膜破れのないメタルゲート電極を形成することができる。

なお、本実施の形態では、エッチングガスとしてSF6 、Cl2 を用いたが、SF6 に代えてフッ素を含むガスとしてNF3 、CF4 、CHF3 、C2 F6 、C3 F8 、C4 F8 のうち少なくとも一種以上のガスを用いることで、またCl2 に代えて塩素を含むガスあるいはハロゲンを含むガスとしてBCl3 、Cl2 、HCl、HBrのうち少なくとも一種以上のガスを用いることで同様の効果が得られる。

(実施の形態2)
図4は、本発明の第2の実施の形態におけるタングステンと窒化タングステンによる密着層で構成されたメタルゲート電極をドライエッチングを用いて形成する方法を示す工程断面図である。図4において、1は半導体基板、2はゲート酸化膜、7は窒化タングステン(WNx)、4はタングステン(W)、5はシリコン窒化膜、6はフォトレジストである。

図5に窒化タングステン7のドライエッチング時の選択比(タングステンのエッチング速度/窒化タングステンのエッチング速度)のパルス周期依存性を示す。パルス周期以外のエッチング条件は上記した通りである。なお図5は平均投入パワー(ピークパワー×デューティ比)を一定とした場合のCWプラズマのデータも示している。図5からわかるように、CW時では、選択比は10程度であるが、パルス変調により選択比は増大し、パルス周期が短くなるにつれ選択比は向上していき、パルス周期50μsで選択比100まで向上することがわかった。
