【産業上の利用分野】
本発明は、露光ショットの投影倍率エラー、ローテーションエラー等を補正する露光方法及びそれに用いるレチクルに関する。

【従来の技術及び発明が解決しようとする課題】
露光精度を高めるためには、露光ショットのローテーションエラー、投影倍率エラー等を測定する必要があり、この一例が特開平3−26211の公報に開示されている。この発明は、露光マスクに形成された計測マークと、ウエハに形成された計測マークとの位置ずれを、TTL(Through The Lens)方式により検出するものである。ウエハ上に形成される計測マークは、1ショットの露光領域内にそれぞれ複数設けられている。またこの計測マークは、複数回のフォトリソグラフィー工程により形成される複数の層毎にそれぞれ設けられている。このため、半導体ウエハ上のスペース効率が悪化すると問題が指摘されていた。

また、1ショットの露光領域内には、測定精度を高めるために複数の測定マークが配置され、この複数の測定マークを、1ショットの露光工程毎に計測し、かつ演算する必要があるため、露光工程のスループットが大きく低下していた。

また、エラーを検出するための基準となるウエハ上の計測マークは、半導体ウエハ自体が製造原因、環境条件などに起因した変動要素を多く含み、各種エラーを検出するための基準マークとして不適当であった。

一方、特開昭60−28613号公報には、露光装置が設置されるクリーンルーム内の環境条件を測定し、この測定結果に基づいて投影倍率エラーを補正する方法が開示されている。この環境条件としては、露光装置周辺の大気圧の変動、温度変動等が挙げられ、特に投影レンズの投影倍率が環境依存性を有するため、投影レンズの温度を測定して投影倍率エラーを補正している。

ところで、近年露光パターンの微細化に伴い、露光波長がより短波調化され、i線からエキシマレーザーに移行している。そして、この短波調の光を露光光とした場合に、レチクルの温度変動に伴う投影倍率エラーの問題が新たに指摘されている。この問題は、1993年に開催された第40回応用物理学会関係連合講演会の講演予行集No.2の第606頁に記載されている。このレチクルは、複数枚の半導体ウエハの露光に繰り返し使用され、遮光膜としてクロム層が用いられる。このため、時間と共にクロム層が熱膨張して投影倍率エラーの原因となることが判明した。このレチクルの温度上昇に伴う投影倍率エラーの問題に対して、特開昭60−28613号公報の発明では単に環境温度あるいは投影レンズの温度を測定しているだけであるから、適切に対応することができなかった。

そこで、本発明の目的とするところは、製造原因又は環境条件等に起因した変動要素の少ない対象物に基準マークを形成し、投影倍率エラー、ショットローテーションエラー等を的確に補正することのできる露光方法及びそれに用いるレチクルを提供することにある。

本発明の他の目的は、被処理基板以外に基準マークを形成することで、スループットを低下させずに投影倍率エラー等を補正することのできる露光方法及びそれに用いるレチクルを提供することにある。

本発明のさらに他の目的は、レチクルの温度依存性に起因した投影倍率エラーを的確に補正することのできる露光方法を提供することにある。

【課題を解決するための手段及びその作用】
本発明は、移動可能なステージ上に支持された被処理体上に、遮光膜が形成されたレチクル上のパターンを投影レンズを介して投影して、前記被処理体を露光する露光方法において、
前記レチクルの前記遮光膜が形成された面側にて、露光時に複数の温度センサと接触する複数の接触部位に、それぞれ等面積にて互いに分離された複数の追加の遮光膜を形成しておき、
レチクルの温度と、投影倍率を変更するパラメータとの相関情報を予め記憶しておき、
多数枚の前記被処理体の露光に繰り返し使用されるレチクルの温度を測定し、
測定された前記レチクル温度情報と前記相関情報とに基づいて、前記投影倍率を補正し、
前記レチクルの温度測定工程は、前記遮光膜が形成された面側にて前記レチクルと複数箇所にて接触して支持するレチクル支持台に、前記複数の追加の遮光膜とそれぞれ個別的に接触する前記複数の温度センサを配置し、各々の温度センサにて検出される測定温度差を小さくして温度測定を行うことを特徴とする。

本発明によれば、予めレチクル温度と、投影倍率を変更するパラメータとの相関情報が記憶され、多数枚の被処理体の露光に繰り返し使用されるレチクルの温度を測定することで、この測定結果と前記相関情報とに基づいて、レチクルの温度依存性に起因した投影倍率エラーを的確に補正できる。

このレチクルの温度依存性に起因した投影倍率の補正工程も、ステージ上の被処理体を交換するときに、毎回あるいは複数回毎に行うことができる。

このレチクルの温度依存性は、レチクルの光透過部における開口率に依存し、開口率が小さいものほど温度上昇速度が著しい。従って、予め記憶されるレチクル温度及び投影倍率変更用パラメータとの相関情報は、開口率の異なるレチクル固有の情報となる。各種レチクル毎に相関情報を測定して記憶するものに代えて、下記の発明を適用することもできる。

その一つでは、予め記憶される相関情報は、開口率の異なる複数種のレチクル毎に記憶され、所定開口率のレチクルが装着された際には、その所定開口率に最も近い開口率のレチクルに関して記憶された相関情報が共用される。

【実施例】
以下、本発明を適用した一実施例について、図面を参照して説明する。

第一実施例
図1に、本発明方法が適用される露光装置の一例が示されている。同図において、被処理基板例えば半導体ウエハ10は、X、Yの二次元方向と、このX、Y軸に直交するZ軸の回りに回転可能なウエハステージ12に支持されている。このウエハステージ12の上方には、露光源例えばエキシマレーザー源14が配置されている。このエキシマレーザー源14と、半導体ウエハ10との間には、レチクル16及び投影レンズ18が配置されている。このレチクル16もウエハステージ12と同様に、X、Yの二次元方向と、Z軸の回りに回転可能なレチクル支持台17に支持されている。さらに、このレチクル支持台17はZ軸方向にも移動可能である。このレチクル支持台をX,Y方向に移動することで、露光光軸2とレチクルとの光軸合わせが行われる。また、レチクル支持台17をZ軸の回りに回転移動することでショットローテションエラーの補正が行われる。さらに、レチクル支持台17をZ軸方向に移動させることで、投影倍率エラーの補正を行えるようになっている。

レチクル16に形成された露光パターンは、投影レンズ18を介することで、例えば1/5に縮小投影されて半導体ウエハ10に結像する。ウエハステージ12をステップ駆動することで、半導体ウエハ10に形成された各チップ内にレチクル16の露光パターンを投影することが可能となる。

図2に示すように、レチクル16の露光パターン領域16aの周囲の4カ所には、それぞれ位置計測マーク16bが形成されている。一方、ウエハステージ12上であって、ウエハ10の載置領域の周囲では、マーク形成部12aが形成され、このマーク形成部12a上の4カ所に基準位置マーク12bが形成されている。このマーク形成部12aの厚さは、半導体ウエハ10の厚さとほぼ同一となっている。また、ウエハステージ12を所定位置に設定することで、図2に示す通り、投影レンズ18を通過する光路4上にて、基準位置マーク12bと位置計測マーク16bとが、4カ所にてそれぞれ対応するようになっている。

この基準位置マーク12bと位置計測マーク16bとは、上述の投影倍率エラー及びショットローテーションエラーをそれぞれ検出するために用いられる。このために、図1に示す露光装置には、エキシマレーザー源14とレチクル16との間に配置されるハーフミラー22を備えたマーク検出光学系20が設けられている。このハーフミラー22は、レチクル16からの反射光及びマーク形成部12aからの反射光を測定部32に導くものである。

図2に示す位置にウエハステージ12を移動させた後に、エキシマレーザー源14より光照射すると、レチクル16上の位置計測マーク16bからの反射光と、マーク形成部12a上の基準位置マーク12bからの反射光とが、ハーフミラー22を介して測定部32に導かれる。

図3は、測定部32にて受光された投影面上における基準位置マーク12b及び位置計測マーク16bを示している。図3(A)において、各マーク12b、16bの縦軸間の距離は、設計上L1に設定されている。同様に、各マーク12b、16bの横軸間の距離は、設計上L3に設定されている。ここで、図3(A)に示すように、両マーク12b、16bに、X方向に沿ってスキャンされた光6を照射すると、同図(B)に示す出力波形を得ることができる。この出力波形より、ピーク間距離L2を測定することができる。従って、両マーク12b、16bのX軸方向の位置ずれΔXは、下記の式(1)により求まる。

この基準位置マーク12b、位置検出マーク16bの直交軸に関する位置ずれΔX、ΔYを検出することで、上述の投影倍率エラー及びショットローテーションエラーを検出できる原理について、図4から図7を参照して説明する。

図4(A)は投影レンズ18の環境依存性により、投影レンズ18自体の縮小倍率が変更され、異なる光路4a、4bが生ずる状態を示している。一方、同図(B)にはレチクル16の温度依存性により、レチクル16上のある透過部が熱膨張により移動した場合、それぞれの透過部を通過する異なる光路4c、4dを示している。

いずれの場合も、ウエハ10上に結像される位置が異なっていることが分かる。この現象を、上述の基準位置マーク12bと位置計測マーク16bとの反射光が投影される面上で表した状態が、図5に示されている。同図は、レチクル16の温度依存性あるいは投影レンズ18の環境依存性により、投影面上の例えばX軸方向で、基準位置マーク12bと位置計測マーク16bとがずれた状態を示している。即ち、設計時上では、投影面上のある基準位置Oから距離Aを隔てた位置に位置計測マーク16bが本来あるべきところ、これがΔAだけずれた状態に投影される。投影倍率が変化した場合のこの現象は、X軸上だけに限らず、Y軸の他、投影面上のある基準点Oからあらゆる放射方向にて生ずることが理解できる。従って、投影倍率エラーは、投影面上の基準位置Oから所定放射方向に離れた位置での該放射方向に沿った両マーク12b、16bの位置ずれ量として反映されることが分かる。

一方、図6はショットローテーションエラーを説明するための原理図である。同図は、レチクル16が角度θだけ回転ずれを起こしている状態を示している。この回転ずれは、レチクル16の中心からX軸方向に距離Aを隔てた位置に本来あるべきP点が、Y軸方向にΔBだけずれた状態として検出できる。

本実施例では、図2に示すように、投影レンズ18を通過する光路4上でそれぞれ対応する4カ所の基準位置マーク12b、計測位置マーク16bを検出することで、上述の投影倍率エラー及びショットローテーションエラーを検出している。この投影倍率エラーを、図2に示すようにX軸上の異なる2点B、CにおけるX軸方向の両マーク12b、16bの位置ずれ量ΔXB、ΔXCの平均として求めると、(ΔXC−ΔXB)/2となる。

この投影倍率エラー及びショットローテーションエラーを求めるために、図1に示す通り、測定部32の他に、エラー検出動作及びそれに基づく補正動作の制御を司る制御部30が設けられ、この制御部30には記憶部34及び演算部36が接続されている。

測定部32からは、図3に示すL2、L4の情報が、図2に示すA〜Dの4点について出力され、制御部30を介して演算部36に入力される。一方、記憶部34には、図3に示すL1、L3の情報が予め記憶されている。これらの情報は、制御部30を介して演算部36に出力され。演算部36では、上述の(1)、(2)の各演算を行うことで、A〜DにおけるX、Y方向の量マーク12b、16bのずれ量を演算することができる。その後演算部36は、上述の式(3)、(4)の演算を行うことで、投影倍率エラー及びショットローテーションエラーを算出することができる。

制御部30には、さらにレチクル駆動部38及びステージ駆動部40が接続されている。レチクル駆動部38は、レチクル支持台17を、XY及びZ軸方向にそれぞれ移動させると共に、Z軸の回りに回転移動させるものである。制御部30は、演算部36にて算出された投影倍率エラー及びショットローテーションエラーに基づいて、レチクル駆動部38を駆動制御することになる。即ち、投影倍率エラーに基づいてレチクル支持台17がZ軸方向に移動され、投影倍率の補正が行われる。さらに、ショットローテーションエラーに基づいてレチクル支持台17がZ軸回りに回転されて、ショットローテーションエラーの補正が行われる。

本実施例では、図2に示すように、レチクル16上の露光パターン領域16aの周囲の例えば2カ所に、レチクルアライメントマーク16cを形成している。このレチクルアライメントマーク16cは、レチクル16を露光光軸2と光軸合わせするために用いられる。このために、この2つのレチクルアライメントマーク16cと対応させて、マーク検出光学系20のいずれかの光路途中、あるいは測定部32に、光軸合わせのための基準位置マークが設けられている。このレチクルアライメントマーク16cの検出に基づくレチクルアライメント動作は公知であるのでその詳細は省略するが、レチクルアライメントマーク16cと、基準位置マーク(図示せず)とのX、Y方向のそれぞれのずれ量が測定部32で測定され、制御部30、レチクル駆動部38を介して、レチクル支持台17をX、Y方向に移動させることで、レチクルアライメント動作が実施される。

なお、ステージ駆動部40は、半導体ウエハ10に多数形成された各々のチップに対する露光を実施するために、ウエハステージ12をX、Y方向にステップ駆動するためのものである。

次に、上述の投影倍率エラーの補正工程、ショットローテーションエラーの補正工程及びレチクルアライメント動作について、図8のフローチャートを参照して説明する。

ステップ1でレチクル16がレチクル支持台17にセットされた後に、マーク形成部12aがマーク検出光学系20の直下の位置となるように、ウエハステージ12が移動される(ステップ2)。この段階ではレチクルの光軸ずれ補正動作が終了していないため、ステップ3の判断がNOとなり、ステップ4に移行する。

ステップ4では、エキシマレーザー源14よりレーザー光が出射され、レチクルマスク16及びウエハステージ12上のマーク形成部12aからの反射光が、ハーフミラー22を介して測定部32に導かれる。この測定部32にて、基準位置マーク12bと位置計測マーク16bとのXY方向の各位置が測定される。さらに、レチクルアライメントマーク16cと、そのための基準位置マーク(図示せず)とが検出される。

ステップ4が終了すると、まず、レチクルの光軸ずれの検出(ステップ5)が行われる。その後、ステップ6にて、検出されたそれぞれのエラー値が、予め設定された許容置の範囲以内であるか否かが判断される。この各許容値は、記憶部34に予め記憶されており、ステップ6の判断は制御部30にて実施される。ステップ6での判断がNOである場合に限り、ステップ7にて、レチクルの光軸ずれの補正工程が実施される。

ここで、ステップ6での判断がYESである場合には、先に行われたステップ4にて予め計測された基準位置マーク12b、位置計測マーク16bの情報に基づいて、ショットローテーションエラーの検出が行われる(ステップ10)。

ステップ7においてレチクルの光軸ずれ補正が実施された場合には、ステップ2に戻って、光軸ずれ補正が終了後の状態にて、基準位置マーク12b、位置計測マーク16bに向け光照射を行う。この後、ステップ3の判断がYESとなるため、ステップ8にて、基準位置マーク12b、位置計測マーク16bの位置検出が行われる。この時には、レチクルアライメントマーク16cの位置検出は不要である。

その後、ステップ9の判断がNOとなるので、ステップ10にてショットローテーションエラーが検出される。ステップ11にて、検出されたそれぞれのエラー値が、予め設定された許容置の範囲以内であるか否かが判断される。この各許容値は、記憶部34に予め記憶されており、ステップ11の判断は制御部30にて実施される。ステップ11での判断がNOである場合に限り、ステップ12にて、ショットローテーションエラーの補正工程が実施される。なお、ショットローテーションエラーの補正後に、再度レチクルの光軸ずれの測定又は補正を行うこともできる。

ステップ11の判断がYESであれば、ステップ8で収集したデータに基づいて、投影倍率エラーが直ちに検出される(ステップ13)。逆に、ステップ12で補正された場合には、再度ステップ2に戻って、ステップ8にて再度基準位置マーク及び位置計測マークが計測され、ステップ9を経てステップ13に移行することになる。

このように、再度投影倍率エラーのためのデータ収集を行う理由は、レチクルアライメント、ショットローテーションエラー補正を実施した後は、補正前と比較して投影倍率エラーのための情報が変化しているからである。

次に、ステップ13にて検出されたエラー値が許容値以内であるか否かが判断される(ステップ14)。この許容値も、予め記憶部34に記憶され、ステップ14での判断工程は、制御部30にて行われる。そして、検出されたエラー値が許容値を超えた場合にのみ、ステップ15にて投影倍率エラーの補正が行われる。

以上の動作が終了した後に、ウエハ10に対する露光が可能となる。まず、ステップ16にて、ウエハステージ12上にウエハ10が供給される。この後、ステップ17にてウエハアライメントが実施された後に、ウエハステージ12をステップ移動しながら、各停止位置にてエキシマレーザー源14からの光照射を行うことで、半導体ウエハ10の全チップの露光工程が行われることになる(ステップ18,19)。ステップ19にて、半導体ウエハ10の全チップに対する露光が終了した場合には、ステップ20にて、ウエハステージ12より処理済みのウエハ10が除去される。

その後、ステップ21にて、多数枚の半導体ウエハ10から成る一ロットについての露光工程がすべて終了したか否かが判断される。他に露光すべき半導体ウエハ10が存在する場合には、ステップ2に戻り、ステップ2、3、8、9、13〜15の各工程を実施することで、投影倍率エラーの補正が再度実施されることになる。これにより、投影レンズ18の環境条件が変更された場合にも、あるいはレチクル16の温度上昇があった場合にも、ウエハ10を交換するタイミングで投影倍率エラーの補正が行われ、精度の高い露光工程を実施することが可能となる。なお、ウエハ10をの交換するときに行われる投影倍率エラーの補正工程は、必ずしもウエハ交換時に毎回行うものに限らず、複数回に一回行うものでも良い。また、上述の各マーク12b、16b、16cを検出する際には、レチクル16の上方に、位置計測マーク16b、レチクルアライメントマーク16cと対応する各所に、位置計測顕微鏡を配置するようにしても良い。

また、電子ビーム描画法によるレチクル16の作成時に生じた描画ずれが予め分かれば、そのずれを記憶部72に記憶しておき、例えばステップ7または12のいずれかにて、描画ずれに基づくエラーを併せて補正することもできる。

第二実施例
この第二実施例は、レチクル16の温度依存性に鑑み、レチクル16の温度を測定し、これに基づいて投影倍率エラーの補正を行うものである。このために図9及び図10に示すように、レチクル16を支持するレチクル支持台17には、レチクル16の例えば四隅の温度を測定する温度センサー50が設けられている。この温度センサー50は、レチクル16の裏面と接触する熱電対として構成することができる。レチクル16の裏面には、図11に示すように、光の非透過部を形成するためのクロム膜が各所に設けられている。露光パターン形成領域16aのクロム膜は省略してあるが、この領域16aの周囲を囲むように、四角枠状にクロム膜による遮光部16dが形成されている。さらに、熱電対50が接触されるレチクル16の裏面の四隅にも、コンタクト部16eとしてのクロム膜が形成されている。この4カ所のコンタクト部16eにおけるクロム膜の面積はほぼ等しく設定されている。これにより、熱電対50にてそれぞれ検出されるレチクル16の四隅の温度差をより小さくすることができる。このコンタクト部16eとしては、各所でのクロム膜の面積が等しければ良く、それぞれクロム膜の面積を0とすることもできる。さらに好ましくは、このコンタクト部16eにおける周辺のクロム膜の面積も、4カ所にてそれぞれほぼ等しく設定しておくことが好ましい。

図9に示す露光装置では、投影レンズ18として図12に示す構造を採用している。同図に示すように、投影レンズ18の中央部にはエアレンズ18aが設けられている。このエアレンズ18aには給気部60及び排気部62が接続されている。そして、給気部60及び排気部62のそれぞれに、エアバルブ64a、64bが設けられている。この投影レンズ18は、エアレンズ18aにおける空気圧を調整することで投影倍率を変更できることが知られている。
