本発明は赤外線センサに関する。

【従来の技術】
近年、冷却装置を必要としない熱型赤外線イメージセンサとしてマイクロマシニング技術を用いた酸化バナジウムのボロメータ型や、BST(Barium−Strontium−Tianium)を用いた焦電型のものが製品化されている。

これらの熱型赤外線イメージセンサは、赤外線を吸収して温度を上昇させる感熱素子部と、この感熱素子部を支持すると共にシリコン基板と熱的に分離するための断熱支持脚とからなるセルを具備し、このセルをシリコン基板上に2次元的に複数配列し、これらのセルを選択するための水平アドレス線と垂直信号線によって構成されている。

このような構成によって、被写体から放射される赤外線を感熱素子部で吸収し、その際に生じる感熱素子部の温度上昇にともなう抵抗変化或いは容量変化等をで検知することで被写体を撮像する。このため感熱素子部が被写体以外からの温度変化を受けないようにするために、感熱素子部を支持する断熱支持脚の断熱効果を高める必要がある。このために断熱支持脚は、断面積を小さくし長さを長くする構造になっている。

このような基板からの熱伝導の影響を防ぐほかに、赤外線センサは、空気の対流による熱伝導により感熱素子部の温度変化を少なくする必要がある。

また、赤外線透過窓25の一部でも不良があると素子として不良品となるために、歩留まりが低いという問題がある。さらに赤外線透過窓25は使用中においても破損されやすく、耐久性に問題がある。さらに、従来ワイヤーボンディング後にパッケージを真空に封じきるため、真空封止工程中にワイヤーの短絡や断線といった不良が多くなる問題がある。

従来の熱型赤外線イメージセンサは、赤外線透過窓の一部でも不良があると真空が破られ素子の不良が生じやすく、歩留まりが低いという問題がある。

本発明は、上記問題点に鑑みてなされたもので、真空が破られ難く不良が生じ難い赤外線センサを提供することを目的とする。

【課題を解決するための手段】
上記目的を達成するために、本発明は、基板と、
前記基板上に複数の行および列のマトリクス状に配列され、温度変化を電気信号に変換する感熱素子部をそれぞれ備えた複数のセルと、
前記複数のセルの間に設けられ、前記複数のセルの各々を分離する枠体部と、
前記枠体部の上面に固着され、前記複数のセルを個別に真空封止し且つ赤外線を透過する蓋部と、
前記複数のセルの各行または各列のいずれか一方における前記感熱素子部のそれぞれに対して接続される複数の選択線と、
前記複数のセルの各行または各列の他方における前記感熱素子部のそれぞれに対して接続される複数の信号線とを備え、
前記複数の選択線および前記複数の信号線は前記枠体部中に埋め込まれてなることを特徴とする赤外線センサを提供する。

(実施形態1)
図1は、本発明の実施形態1に係る赤外線センサのチップの断面を示す図である。

この赤外線センサは、断熱支持脚17及びこの断熱支持脚17により支持されている感熱素子部13とを具備するセルがシリコン基板11上に複数個配列され、感熱素子部13の温度変化を信号として順次出力できるようになっている。図1中12は、外部と電気的に接続するためのボンディングパッドである。また、101は埋め込み酸化膜である。

この赤外線センサは、個々のセルを分離する水平アドレス線及び垂直信号線14を埋め込んでいる酸化シリコンからなる枠体部と、この上に形成された赤外線を透過する蓋(赤外線透過窓)15によって、複数のセルが個別に真空封止されている。103は、これらを接着するための接着材である。また、102はひとつのセルを示す領域である。

次に、この赤外線センサの製造方法について簡単に説明する。

先ず、通常のSi−CMOSプロセスによって、トランジスタが形成されたSOIシリコン基板11を準備する。このときボンディングパッド12は、Si−CMOSプロセスにより素子構造を製造した後に、最後に開孔する。その際、平坦化工程によりアルミ配線上の酸化膜を平坦化しておく。

次に、このSOIシリコン基板11上に、感熱素子部13となるpn接合ダイオードとトランジスタを形成すべき領域を活性領域として残し、他の部分を酸化シリコン領域にする。この酸化シリコン領域が感熱素子部13を支持する断熱支持部17となる。次に活性領域にイオン注入によってpn接合ダイオードとトランジスタを犠牲層を形成する。犠牲層としては酸化シリコン層等を用いることができる。次に、この犠牲層上に、感熱素子部13及びこれを支持する断熱支持部17となる多結晶或いはアモルファスシリコン層を形成する。次に、信号伝達用のアルミ配線とそれを保護するための酸化膜(酸化シリコン)を形成する。その際平坦化工程によって、この酸化膜表面を平坦化しておく。ボンディングパッド12を開孔した後、断熱支持部と感熱素子部を残すように溝をドライエッチングにより形成する。最後にアルカリ溶液によりSOIシリコン基板のシリコン基板部を異方性エッチングして感熱素子部をシリコン基板と熱的に分離する。ここで、埋め込み絶縁膜をエッチング除去してもよい。
犠牲層をエッチングし、多結晶或いはアモルファスシリコンからなる感熱素子部13及び断熱支持脚17を、中空に分離するようにパターニングすることによって、感熱素子部13をシリコン基板11と熱的に分離する。

シフトレジスタ回路や信号処理回路等を形成したシリコン基板11と感熱素子部13とを、熱的に分離するために断熱支持脚17は、その長さ及び断面積を調整することによって、熱コンダクタンスが約2×10−7W/K以下になっている。また、この工程において、水平アドレス線及び垂直信号線等の配線部14のそれぞれは、各セルに接続されるとともに、各セルを囲むように残される。配線部14は前記酸化膜中に形成されている。

次に、チップを真空装置内に導入し1Pa以下の真空に引いた後、Ge、Si、ZnS、ZnSe、、カルコゲナイド系カルコパイライト系材料等の赤外線透過窓15を、水平アドレス線及び垂直信号線14を含む酸化シリコンの枠体部の上面に静電接着する。こうすることで個々のセルを分離して、個別に真空封止することができる。

このとき赤外線透過窓15を接着する際、真空用接着剤103を塗布し接着することで、個々のセル内の真空度を向上させることも可能である。接着剤を用いれば、赤外線透過窓15として、通常のプラスチック材も用いることができる。

次に、図2に、実施形態1に係る赤外線センサにおける一つのセル102(図1)の拡大図(a)及びこの上面図(b)を示す。図2(b)のA−A'で切り取ったものが図2(a)の断面図である。

図2(a)(b)に示すように、感熱素子部13がセルの中央部に形成され、2本の断熱支持脚17によって、水平アドレス線及び垂直信号線を含む酸化シリコンの枠体部の側壁に支持されている。こうすることで感熱素子部13は、その周囲及び下に中空100に設けることができシリコン基板11と熱的に分離することが可能となっている。ここで感熱素子部13は、シリコン膜20中にpn接合19が形成され、これらが配線18によって直列に接続された構造となっている。

このようにして作製された赤外線センサについて、従来のイメージエリア全てを一括して真空封止したものと比較した。その結果70℃における加速試験においてセル内の圧力が1Paになるまでの平均時間が従来のものは約5000時間であったものが、本実施形態では約12000時間に向上した。

また、チップアセンブリ時に生じる赤外線透過窓62の欠損等による不良率も従来のものが8%であったものが本実施形態では1%以下まで減少した。

従来は、ウエハからダイシングによってチップ化した後、1チップずつ犠牲層をエッチングしるするか或いは異方性エッチングを行って感熱素子部及び断熱支持脚の周囲及び下部を中空化していた。そのため赤外線センサの大量生産は困難であった。

しかしながら、上記実施形態により説明した赤外線センサでは、チップが複数個形成されたウエハ上に上記の如く赤外線透過窓を真空中で位置決めして接着することにより、個々のセルが個別に真空封止されるので、その後、ダイシングによりボンディングパッド部を露出し、さらにチップ化しても真空が破れることがなく歩留まりが落ちることはなかった。これにより、大量生産が可能になる。

以上述べたように本発明により、従来の技術では得られなかった安価で信頼性の高い赤外線センサが可能になる。

A lid that is fixed to the upper surface of the frame body, individually vacuum seals the plurality of cells, and transmits infrared rays;
A plurality of selection lines connected to each of the thermal element portions in either one of each row or each column of the plurality of cells;
A plurality of signal lines connected to each of the thermal element portions in the other of each row or each column of the plurality of cells,
