本発明は、たとえば、微細形状測定機や表面粗さ測定機などによって被測定物の微細な表面形状を測定する場合、あるいは、***測定機で穴の内面形状を測定する場合などに用いられるプローブ用のタッチセンサに関する。

【背景技術】
微細形状測定機や***測定機には各種プローブが使用される。
たとえば、***測定機用の接触式タッチトリガプローブの1つに、特願平10−220474号(本出願人が出願したもの)で開示される超音波式のタッチ信号プローブがある。図6に、そのプローブ用センサの概略を示す。
このプローブ用センサ100は、図6に示すように、スタイラスホルダ101と、このスタイラスホルダ101に2個所の支持部102,103で支持されるとともに、先端に被測定物と接触する接触部104を有するスタイラス105と、このスタイラス105の2個所の支持部102,103の中央部を振動の節として、スタイラス105の軸方向の固有振動数に等しい振動数でスタイラス105を加振する加振手段106と、スタイラス105の接触部104が被測定物に接触する際に発生する振動状態の変化から、その接触を検知する検出手段107とを含む構造であって、スタイラス105の2個所の支持部102,103の中央部が、スタイラス105の重心と一致するように、しかも、スタイラス105の軸方向振動の節となるようしたことを特徴としている。なお、図中に示す108はカウンタバランス、109は支持部102,103を形成する支持部材である。

ここで、スタイラス105は形状的には軸方向に略対称の構造を有し、加振手段106と検出手段107とを支持部102,103の近傍に配置している。加振手段106により、スタイラス105自身は非接触時には共振状態にあり、スタイラス105の先端にある接触部104が被測定物に接触する際の共振状態の変化を検出手段107により検出し、その接触状態を知る。
これが、スタイラス105が振動子と呼ばれる所以であり、また、スタイラス105自身が接触状態を検知できる機能を有しているのでセンサとも呼ばれる所以である。加振手段106と検出手段107とは、たとえば、圧電素子で実装される。

このプローブ用センサ200は、図7に示すように、1枚の金属板をエッチングなどでくり抜き、水熱合成法で加振手段201および検出手段202をスタイラス203の表面に形成(加振手段201の裏側に検出手段202が形成される)した構造である。
ここで、201Aは加振手段201を構成する圧電材料膜、201Bは加振手段201を構成する導電材料層、204はスタイラス203の先端にある接触部、205はスタイラスホルダ、206,207はスタイラス203の軸方向と直交する方向に設けられてスタイラス203を支持する支持部、208は取り付け用の孔である。

【発明が解決しようとする課題】
ところで、上述した2つのプローブ用センサ100,200の大きな違いの1つは、スタイラスの支持法である。すなわち、図6に示すプローブ用センサ100では、スタイラス105の支持部102,103は、スタイラス105の軸方向に沿った2個所であるが、図7に示すプローブ用センサ200では、スタイラス203の支持部206,207は、スタイラス203の軸に対して直角方向に位置する2個所である。この違いにより、それぞれ長所、短所が生ずる。

図6で示すプローブ用センサ100は、高感度でありながら、外乱振動に強い特徴を有し、小型化に適した構造である。
しかしながら、スタイラス105は片側で支持され、支持部102,103を形成する支持部材109の重心がスタイラス105の軸上にないため、スタイラス105の曲げ剛性は方向によって異なる結果となる。すなわち、スタイラス105の先端において、スタイラス軸に対して直角方向に様々な方向から力を加える場合、その方向により曲げの量が異なることになる。このため、スタイラス105の軸方向に共振振動をさせる場合、軸方向ばかりでなく、曲げ振動が重畳されることになる。

この状態のスタイラス105を表面形状測定機のプローブ用センサとして用いる場合を図8に示す。同図に示すように、スタイラス105の触針部(先端)は理想的には実線で示すように垂直方向のみの振動であるが、曲げ振動が重畳されると、点線で示すように、斜めの姿勢で被測定物の表面に接することになる。従って、被測定物表面との接触点がスタイラス軸の延長上より外れるため、本来の形状を忠実に表現できない欠点が生ずる。

図7で示すプローブ用センサ200は、同様に高感度であることに加えて、図6で示すプローブ用センサ100の欠点であった、スタイラス軸に直角方向から接触する場合の方向による感度の差が顕著に現れないという長所がある。
しかし、スタイラス203を支持する支持部206,207がスタイラス203の軸方向に関しては1個所しかないため、本来はスタイラスホルダ205の作る面と振動子(スタイラス203)の作る面とは一致する筈であるが、僅かな加工誤差や加工歪みにより両者の面がねじれるという欠点がある。この欠点は、振動子(スタイラス203)の大きさが小さいほど顕著となり、所望の振動を阻害する要因となる。つまり、センサとしての感度を鈍化させる原因となる。

また、仮に、このような問題が解決された場合でも、この支持法では測定の誤差を発生しかねないという問題が残る。なぜならば、支持部206,207がスタイラス203の軸方向に関して1個所であるため、被測定物の外力によりスタイラス203が支持部206,207を支点として図中の矢印の方向に回転運動を起こし易く、これがために、図8に示すように、走査方向に依存してスタイラス先端に作用する摩擦力により、スタイラス203の先端があるべき位置から位置ずれを起こしてしまうからである。

本発明の目的は、かかる事情に鑑みてなされたものであって、スタイラスの軸方向共振振動を完全に軸方向成分のみとすることで、微細な表面形状の測定を実現可能とするタッチセンサを提供することにある。

【課題を解決するための手段】
この目的を達成するために、本発明のタッチセンサは、スタイラスホルダと、このスタイラスホルダに支持されるスタイラスと、前記スタイラスを軸方向に共振状態で振動させるための加振手段と、前記スタイラスの先端部が被測定物に接触する際に生ずる前記共振状態の変化から前記接触を検出する検出手段とを含むタッチセンサにおいて、前記スタイラスは、その軸方向に略対称の構造であり、前記スタイラスと前記スタイラスホルダとを連結する支持部材のスタイラス側の支持部は、前記スタイラスの重心に対して前記スタイラスの軸方向に対称となる2個所で、更に、その各個所において前記スタイラスの軸に対称な2個所であり、前記スタイラスの軸方向同一個所における各組の支持部材の重心が略前記軸上に有り、前記加振手段および前記検出手段は一体の素子に形成され、この素子は、前記重心を境に前記スタイラスの軸方向に前記加振手段、前記検出手段となるようにして、前記スタイラスの軸に沿った平面の表裏もしくは前記平面と直交する2個所に配置されていることを特徴とする。

このようにすれば、スタイラスホルダに対する取付強度が強固なものとなることから、多少の外力が加わっても変形の心配がなく、安定した測定が可能になるうえ、ワイヤーカットや精密ロストワックスや電着メッキ等の手段により一体化した製作が可能となることから、安価で安定した特性のものを提供できる。

【発明の実施の形態】
以下、本発明の好適な実施の形態について、添付図面を参照して詳細に説明する。
図2に、本実施形態にかかるタッチセンサを示す。同図に示すように、スタイラスホルダ5は取付部50と固定部51とを持つ。取付部50には、スタイラス1との連結を実現するための4つのスタイラス支持部材6,7,8,9が設けられ、一方、固定部51には、図示しない測定器本体等に固定するためのねじ穴等(図示せず)が設けられている。
