【産業上の利用分野】
この発明は、例えば、X線顕微鏡やX線露光装置等の光源として用いるに好適なレーザプラズマ光源に関するものである。

【従来の技術】
従来、X線領域の光源として、X線管やシンクロトロン光源が知られている。しかし、X線管は、特定X線のみしか使用することができず、また、シンクロトロン光源は、大規模な施設が必要になるという欠点がある。

このようなことから、近年、コンパクトに構成されたレーザプラズマ光源と称される白色X線光源が開発されている。このレーザプラズマ光源は、図10に原理的構成を示すように、0.1Pa以下に保たれた真空容器4内に、金属を始めとするターゲット5を配置し、このターゲット5上に、集光レンズ2および入射窓3を経てパルスレーザ光1を集光させ、その集光点6上でのレーザ光の強度を1012W/cm2 以上とすることにより、ターゲット物質をプラズマ状態として、0.5nm以上の波長の高輝度の白色X線を発生させるものである。

ここで、ターゲット5は、例えば、特開平5−101797号公報に開示されているように、平面ターゲット、円筒形ターゲットあるいはテープ状ターゲットが用いられている。これらのターゲットは、レーザ光の集光点でプラズマ化した物質が飛散して痕が残るため、次々と新しい面がレーザ集光点にくるように、ターゲット移動機構によりターゲットを移動させるようにしている。図10では、円柱状のターゲット5を、円柱の軸を中心に回転させると同時に、軸方向に移動させて、螺旋状に新しい面をレーザ光1の集光点6に位置させている。

この種のレーザプラズマ光源は、高輝度の白色X線を発生することから、これをX線光源として用いる軟X線回折装置や光電子分光器等が提案されている。

しかし、従来提案されているレーザプラズマ光源にあっては、プラズマ化した物質が飛散し、その飛散したターゲット物質がレーザ入射窓(図10においては入射窓3)等のレーザ入射光学系、X線レンズ等のX線光学系や検出器等に付着して、レーザ照射パワーの損失、X線の減衰、検出効率の低下を招くという問題がある。特に、レーザ入射窓や集光レンズ等の透過型レーザ入射光学系の光学素子の場合には、表面にターゲット物質が付着すると、それによってレーザ光のエネルギーの一部が吸収され、最悪の場合には、レーザ入射光学系の光学素子が破壊するという問題が生じることになる。

このようなターゲット物質の飛散や付着を防止する方法として、以下のような方法が提案されている。
1.特開昭56−116622号公報に開示されているように、高周波の高電圧を用いてプラズマ物質を光学系外に向かわせる。
2.特開昭58−40757号公報や第55回応用物理学会学術講演会予稿集第25冊21a−ZN−2に開示されているように、ガス等でターゲット物質の飛散を阻害する。
3.特開昭57−130350号公報に開示されているように、Be,Si等の捕獲膜でターゲット物質の飛散を阻害する。

【発明が解決しようとする課題】
しかしながら、上記1の方法では、高周波電源が必要となるため、装置が大型化するという問題がある。また、上記2の方法では、ガス等を真空容器内に導入するための装置が必要になると共に、導入したガス等を排気するための真空ポンプの排気量が増加し、さらには、マイクロチャンネルプレート等の高電圧を要する検出器を用いる場合には、放電を防ぐために検出器近傍を高真空に保つ差動排気機構が必要となり、装置が大型化するという問題がある。

さらに、上記3の方法では、捕獲膜をレーザ入射光学系に設けるには、Beは可視光を透過させないため不適当であり、Si等の可視光を透過させる物質においても、ターゲット物質の付着でレーザ照射パワーの低下が生じるため、捕獲膜を頻繁に交換する必要があり、保守が面倒になるという問題がある。

この発明の第1の目的は、レーザ入射光学系への不所望なターゲット物質の付着を有効に防止し得るよう適切に構成したレーザプラズマ光源を提供しようとするものである。

【課題を解決するための手段】
上記第1の目的を達成するため、この発明は、レーザ入射光学系を介してターゲット上にレーザ光を集光してプラズマを生成し、該プラズマからX線を発生させるようにしたレーザプラズマ光源において、
前記レーザ入射光学系のうち、前記ターゲットに最も近い光学素子を反射鏡をもって構成し、かつ該反射鏡を前記ターゲットとともに真空容器内に配置したことを特徴とするものである。

上記第2の目的を達成するため、この発明は、レーザ入射光学系を介してターゲット上にレーザ光を集光してプラズマを生成し、該プラズマからX線を発生させるようにしたレーザプラズマ光源において、
前記レーザ入射光学系は、少なくとも、入射光を点状に集光させる集光光学系と、この集光光学系による入射光の集光点近傍に設置したピンホールと、前記ターゲットに最も近い位置に配置した反射型集光光学素子とを有し、かつ前記ピンホールおよび反射型集光光学素子を、前記ターゲットとともに真空容器内に配置したことを特徴とするものである。

前記レーザ入射光学系は、少なくとも、入射光を線状に集光させる集光光学系と、この集光光学系の集光線近傍に設置したスリットと、前記ターゲットに最も近い位置に配置した反射型集光光学素子とを有し、かつ前記スリットおよび反射型集光光学素子を、前記ターゲットとともに真空容器内に配置したことを特徴とするものである。

【作用】
第1の発明においては、ターゲットへのレーザ光の照射により発生するターゲット物質の大部分は、ターゲットに最も近い反射鏡に付着し、この反射鏡よりも前段のレーザ入射光学系には、ターゲット物質がほとんど飛散せず、その不所望な付着を有効に防止することが可能となる。

また、第2の発明においては、レーザ光は、集光光学系、ピンホールおよび反射型集光光学素子を経てターゲットに照射されるので、それによって発生するターゲット物質の大部分は、ターゲットに最も近い反射型集光光学素子に付着したり、一部は該反射型集光光学素子で散乱する。しかし、反射型集光光学素子で散乱するターゲット物質のうち、弾性散乱するターゲット物質は少ないので、その殆どはピンホールを通過することがない。したがって、ピンホールよりも前段のレーザ入射光学系には、ターゲット物質がほとんど飛散せず、その不所望な付着をより有効に防止することが可能となる。

同様に、第3の発明においては、レーザ光は、集光光学系、スリットおよび反射型集光光学素子を経てターゲットに照射されるので、それによって発生するターゲット物質の大部分は、ターゲットに最も近い反射型集光光学素子に付着したり、一部は該反射型集光光学素子で散乱するが、その散乱するターゲット物質のうち、弾性散乱するターゲット物質は少ないので、その殆どはスリットを通過することがない。したがって、スリットよりも前段のレーザ入射光学系には、ターゲット物質がほとんど飛散せず、その不所望な付着をより有効に防止することが可能となる。

【実施例】
図1は、この発明の第1実施例を示すものである。この実施例では、波長532nmの平行光束のNd−YAGレーザ光の2倍高調波のレーザ光101を、真空窓103を経て真空容器104内に入射させる。真空容器104内には、コンスタンタン製の回転放物面形状の反射鏡102、コンスタンタン製の平面ターゲット105および衝立107を配置し、真空窓103を経て入射するレーザ光101を、反射鏡102により平面ターゲット105上に集光させて、その集光点106で発生する軟X線を、図示しない軟X線光学系に導くようにする。また、集光点106から飛散するターゲット物質のうち、真空窓103に向かうターゲット物質は、衝立107で遮蔽するようにする。なお、平面ターゲット105は、一回のレーザ照射毎に新しい面が集光点106上に位置するように、ターゲット面内で二次元移動させる。

上記構成において、集光点106から飛散するターゲット物質のうち、真空窓103に向かうターゲット物質は、衝立107で遮蔽されるので、集光点106から直接真空窓103の内壁に付着することはない。また、反射鏡102に向かうターゲット物質は、一部は該反射鏡102の表面で散乱し、残りは反射鏡102に付着するが、反射鏡102の表面で散乱して真空窓103に向かうターゲット物質は、量的には僅かであるため、真空窓103に付着する量は少ない。また、ターゲット物質は、反射鏡102と同じ材質であるので、反射鏡102にターゲット物質が付着しても、その付着前後において反射鏡102の反射率が変化することはない。

なお、反射鏡102を構成するコンスタンタンは、その反射率が斜入射角3度で約70%であるので、反射鏡102の表面でレーザエネルギーの約30%が吸収されて熱に変わるが、コンスタンタンの熱伝導率は、0.22〔W/cm・deg〕で、パイレックスガラスの0.0110〔W/cm・deg〕に比べて十分高いので、素子全体に熱が速く伝わる。したがって、反射鏡102の表面で温度が極端に上昇することはない。

以上のように、この実施例によれば、反射鏡102よりも前段の真空窓103へのターゲット物質の付着を有効に防止することができるので、真空窓103がレーザ光101によって破壊されることはない。また、反射鏡102を、ターゲット105と同一材質で、かつ熱伝導率の高いコンスタンタンをもって構成しているので、その表面での極端な温度上昇を有効に防止でき、したがって反射鏡102の破壊を有効に防止することができる。さらに、レーザ入射光学系を、真空窓103および反射鏡102をもって構成しているので、全体を簡単かつ小型にできる。

なお、上記の実施例では、反射鏡102として、平行光束を最も収差なく集光させるために回転放物面を用いたが、この反射鏡102は、プラズマを発生させるのに必要なパワー以上に集光できれば、いかなる集光形状、例えば、収差的には劣る球面鏡や回転楕円面鏡を用いることもできる。

また、反射鏡102とターゲット105とを同じコンスタンタンとして、両者の複素屈折率の差の絶対値を0としたが、これらは僅かに成分が異なっても、複素屈折率の差の絶対値が0.2以下であれば何ら問題はない。さらに、ターゲット105および反射鏡102は、コンスタンタンに限らず、それよりも熱伝導率が高いもの、例えば、熱伝導率が4.01〔W/cm・deg〕の銅や、熱伝導率が4.28〔W/cm・deg〕の銀等をもって構成することもできる。

図2は、この発明の第2実施例を示すものである。この実施例では、レーザ光201を、大気中に配置した集光レンズ202で集光して、真空窓203を経て真空容器204内に入射させる。真空容器204内には、ガラス基板上にNiを蒸着してなる平面鏡205、円柱状のNiターゲット206および衝立207を配置し、真空窓203を経て入射するレーザ光201を平面鏡205で反射させてターゲット206上に集光させ、その集光点208で発生する軟X線を、図示しない軟X線光学系に導くようにする。また、集光点208から飛散するターゲット物質のうち、真空窓203に向かうターゲット物質は、衝立207で遮蔽するようにする。なお、円柱状のターゲット206は、その円柱の軸を中心に回転させると同時に、軸方向に移動させて、一回のレーザ照射毎に新しい面が集光点208上に位置させる。

この実施例においては、第1実施例におけると同様に、集光点208から飛散するターゲット物質のうち、真空窓203に向かうターゲット物質は、衝立207で遮蔽されるので、集光点208から直接真空窓203の内壁に付着することはない。また、平面鏡205に向かうターゲット物質は、一部は該平面鏡205の表面で散乱し、残りは平面鏡205に付着するが、平面鏡205の表面で、真空窓203の方向に散乱するターゲット物質は、量的には僅かであるため、真空窓203に付着する量は少ない。また、ターゲット物質は平面鏡205と同じ材質であるので、平面鏡205にターゲット物質が付着しても、その付着前後において平面鏡102の反射率が変化することはない。

したがって、この実施例においても、第1実施例におけると同様に、平面鏡205よりも前段の真空窓203へのターゲット物質の付着を有効に防止することができるので、真空窓203がレーザ光201によって破壊されることはない。また、反射鏡として平面鏡205を用いているので、容易に製作できる利点がある。

図3は、この発明の第3実施例を示すものである。この実施例では、レーザ光301を、真空窓303を経て真空容器304に入射させる。真空容器304内には、集光レンズ302、凸面鏡305およびテープ状ターゲット306を配置し、真空窓303を経て入射するレーザ光301を、集光レンズ302を経て凸面鏡305で反射させてターゲット306上に集光させ、その集光点307で発生する軟X線を、図示しない軟X線光学系に導くようにする。なお、テープ状ターゲット306は、一回のレーザ照射毎に巻き上げて、常に新しい面を集光点307上に供給するようにする。

ここで、凸面鏡305は、高精度NC旋盤で回転楕円面形状に研削したAu基板の上に、Nbを蒸着して形成する。また、テープ状ターゲット306は、有機薄膜上にNbを厚さ10μmに蒸着して形成する。

この実施例において、集光レンズ302や真空窓303は、集光点307からは死角になるので、これらに直接ターゲット物質が付着することはない。また、集光点307から飛散するターゲット物質のうち、凸面鏡305に向かうターゲット物質は、一部は該凸面鏡305の表面で反射し、残りは凸面鏡305に付着するが、ターゲット物質は、凸面鏡305と同じ材質であるので、凸面鏡305にターゲット物質が付着しても、反射率が変化することはない。また、凸面鏡305の表面で反射するターゲット物質は、その一部が弾性散乱とほぼ同じ軌道で反射して集光レンズ302に付着するが、ほとんどのターゲット物質は、凸面鏡305での反射のため拡散されることになる。

このように、この実施例によれば、ターゲット物質が拡散して集光レンズ302に向かうので、凸面鏡305よりも前段の集光レンズ302および真空窓303にターゲット物質が付着するのをより有効に防止することができる。また、凸面鏡305は、Au基板を高精度NC旋盤で二次曲面に研削して形成しているので、研削データの入力が容易にでき、したがって簡単に製作できると共に、Auは、その融点が1063℃で、ガラスが軟化あるいは変化する温度(700℃〜800℃)に比べて高いので、耐熱性の点でも優れている。

なお、この実施例では、反射鏡を発散光学素子である凸面鏡305として回転楕円形に形成したが、球面鏡や回転放物面鏡を用いても、集光点307の形状が変化するだけで何ら問題ない。また、凸面鏡305にAu基板を用いることにより、耐熱性を向上させるようにしたが、さらに高融点物質であるNi(融点:1453℃)、Pt(融点:1769℃)、W(融点:3410℃)、SiC(融点:2827℃)等を用いることもでき、これにより耐熱性を一層向上させることができる。

図4は、この発明の第4実施例を示すものである。この実施例では、レーザ光401を、大気中に配置した集光レンズ402により集光して、真空窓403を経て真空容器404に入射させる。真空容器404内には、ピンホール405、反射鏡406および平面ターゲット407を配置し、真空窓403を経て入射するレーザ光401を、ピンホール405および反射鏡406を経て平面ターゲット407上に集光させ、その集光点408で発生する軟X線を、図示しない軟X線光学系に導くようにする。

ここで、ピンホール405は、その直径を50μm程度として、集光レンズ402によるレーザ光401の集光点近傍に配置する。また、反射鏡406は、無酸素銅を、高精度NC旋盤で回転楕円面形状の凹面に研削して形成する。さらに、平面ターゲット407は、銅をもって構成し、一回のレーザ照射毎に新しい面が集光点408上に位置するように、ターゲット面内で二次元移動させる。

この実施例において、真空窓403は、集光点408からは死角になるので、真空窓403に直接ターゲット物質が付着することはない。また、集光点408から飛散するターゲット物質のうち、反射鏡406に向かうターゲット物質は、一部は該反射鏡406の表面で反射し、残りは反射鏡406に付着するが、ターゲット物質は、反射鏡406と同じ材質であるので、反射鏡406にターゲット物質が付着しても、その反射率が変化することはない。また、反射鏡406の表面で反射するターゲット物質は、弾性散乱しない限りピンホール405を通過せず、しかも弾性散乱するターゲットはきわめて少ないので、ピンホール405を通過してピンホール405の前段の真空窓403に到達するターゲット物質はきわめて少なくなる。

このように、この実施例によれば、ターゲット407にレーザ光401が集光することによって発生するターゲット物質は、反射鏡406で弾性散乱しない限り、ピンホール405を通過することはないので、反射鏡406よりも前段の真空窓403にターゲット物質が付着するのをより有効に防止することができる。また、反射鏡406として、回転楕円面形状の凹面を用いているので、高精度NC旋盤で容易に製作できると共に、その材質を銅としたので、耐熱性を向上させることができる。

なお、この実施例では、反射鏡406を回転楕円面形状にしたが、球面や回転放物形状とすることもできる。この場合、集光点408の形状が変化するが、同様の効果を得ることができる。

図5は、この発明の第5実施例を示すものである。この実施例では、レーザ光501を、真空窓503を経て真空容器504内に入射させる。真空容器504内には、集光レンズ502、ピンホール505、球面鏡506および細線ターゲット507を配置し、真空窓503を経て入射するレーザ光501を、集光レンズ502、ピンホール505および球面鏡506を経て細線ターゲット507に集光させ、これにより発生する軟X線を、図示しない軟X線光学系に導くようにする。

この実施例においても、真空窓503は、細線ターゲット507へのレーザ光501の集光点からは死角になるので、真空窓503に直接ターゲット物質が付着することはない。また、集光点から飛散するターゲット物質のうち、球面鏡506に向かうターゲット物質は、一部は該球面鏡506の表面で反射し、残りは球面鏡506に付着するが、ターゲット物質は、球面鏡506と同じ材質であるので、球面鏡506にターゲット物質が付着しても、その反射率が変化することはない。また、球面鏡506の表面で反射するターゲット物質は、弾性散乱しない限りピンホール505を通過せず、しかも弾性散乱するターゲットはきわめて少ないので、真空窓503に到達するターゲット物質はきわめて少なくなる。

したがって、この実施例においても、真空窓503へのターゲット物質の付着をより有効に防止することができる。また、球面鏡506を用いているので、これを容易に製作できると共に、その材質をPtとしたので、耐熱性を向上させることができる。

この実施例において、レーザ光601は、シリンドリカルレンズ602によって線状に集光され、真空窓603およびスリット605を通り、さらに非球面鏡606で反射されてターゲット607上に集光される。ここで、真空窓603は、集光点608からは死角になるので、ターゲット物質は、真空窓603に直接付着しない。また、集光点608から飛散するターゲット物質のうち、非球面鏡606に向かうターゲット物質は、一部は該非球面鏡606の表面で反射し、残りは非球面鏡606に付着するが、ターゲット物質は、非球面鏡606と同じ材質であるので、非球面鏡606にターゲット物質が付着しても、その反射率が変化することはない。また、非球面鏡606の表面で反射するターゲット物質は、弾性散乱しない限りスリット605を通過せず、しかも弾性散乱するターゲットはきわめて少ないので、真空窓603に到達するターゲット物質はきわめて少なくなる。

図7は、この発明の第7実施例を示すものである。この実施例では、レーザ光701を、大気中に配置した発散レンズ702で発散させて、真空窓703を経て真空容器704内に入射させる。真空容器704内には、ガラス基板上にNbを蒸着してなる回転楕円面鏡705、Nbよりなる平面ターゲット706および衝立707を配置し、真空窓703を経て入射する発散レーザ光701を回転楕円面鏡705で反射させてターゲット706上に集光させ、その集光点708で発生する軟X線を、図示しない軟X線光学系に導くようにする。また、集光点708から飛散するターゲット物質のうち、真空窓703に向かうターゲット物質は、衝立707で遮蔽するようにする。なお、ターゲット706は、一回のレーザ照射毎に新しい面が集光点708上に位置するように、ターゲット面内で二次元移動させる。

この実施例において、レーザ光701は、発散レンズ702により発散されて真空窓703に入射するので、真空窓703における単位面積あたりのレーザパワーが、上記の実施例に比べて小さくなる。また、集光点708から飛散するターゲット物質のうち、真空窓203に向かうターゲット物質は、衝立707で遮蔽されるので、集光点708から直接真空窓703に付着することはない。さらに、回転楕円面鏡705に向かうターゲット物質は、一部はその表面で散乱し、残りはその表面に付着するが、回転楕円面鏡705で真空窓203の方向に散乱するターゲット物質は、量的には僅かであるため、真空窓203に付着する量は少ない。また、ターゲット物質は、回転楕円面鏡705と同じ材質であるので、回転楕円面鏡705にターゲット物質が付着しても、その反射率が変化することはない。

このように、この実施例によれば、真空窓703における単位面積あたりのレーザパワーを小さくできると共に、該真空窓703へのターゲット物質の付着を有効に防止することができるので、レーザ光による真空窓703の損傷をより有効に防止でき、メンテナンスを容易にできる。
