本発明は,処理装置に関する。

【従来の技術】
ドライエッチング技術においては,プラズマ放電などによりフッ素を含む反応活性種を生成させるため,エッチングガスとしてフッ素原子を多く含むガス類が用いられている。ところで,近年,地球環境を保全しようという取り組みが国際的に進められており,特に地球の温暖化防止策は大きな課題になっている。こうした状況下において,従来ドライエッチング技術に利用されてきたフッ素化合物も,その長い大気寿命と大きな地球温暖化係数のため地球温暖化防止の観点から,その排気量を低減させることが急務となっている。

ドライエッチング技術においてフッ素化合物を含む処理ガスの排気量を低減させる一つの方法として,処理装置内において処理ガスを循環させることにより,処理ガスを再利用することが提案されている(以下,この循環させる処理ガスを,「循環ガス」と称する。)。すなわち,排気機構により処理室内から排気された排気ガスの少なくとも一部を処理室内に戻すガス循環機構を備えた処理装置が提案されている。かかるガス循環機構を備えてガスを再利用することにより,ガスの排気量及び使用量を低減させることができ,上述の地球温暖化防止に役立つだけでなく,処理ガスのコスト削減にも効果を奏する。

また,処理室内に処理ガスを均一に供給するために,シャワーヘッド状のガス供給機構が提案されている。そしてかかるガス供給機構を上述のガス循環機構と組み合わせて用いることが行われている。すなわち,排気機構により処理室内から排気された排気ガスの少なくとも一部をシャワーヘッド状のガス供給機構に循環させ,循環ガスをシャワー化して処理室内の被処理体に供給することでさらに処理ガスの使用効率を高めることができる。

【発明が解決しようとする課題】
ところで,上述のガス循環機構とガス供給機構とを設けた処理装置において,処理ガスを効率的に循環させるためには,排気機構の下流側の圧力(背圧)を,ガス供給機構の上流側の圧力より常に高く設定しておく必要がある。排気機構として通常用いられるターボポンプの定格背圧は,標準的には2〜3Torrであり,特殊なもので約10Torr程度となっている。ターボポンプの背圧がこの定格背圧を超えてしまうと,排気能力が極端に低下してしまう。また,ガス供給機構は,装置外部から直接処理室に供給される処理ガス(以下,「一次ガス」と称する。)を供給するための処理ガス源に接続されているが,この一次ガス用配管の圧力は通常1気圧(760Torr)以上であり,流量制御装置(マスフローコントローラ)により一次ガスの流量を低下させ,一次ガス用配管の圧力を低下させた場合であっても,数Torr〜数十Torr程度までが限界である。

上述のように,従来の処理装置は,処理ガスを再循環させることにより処理ガスの排気量・使用量を低減させるという観点からは有用であると言えるが,ガスの循環機構が十分であるとは言えない。すなわち,従来の処理装置のように,排気機構の下流側とガス供給機構の上流側との間に循環ガス用配管を設けた場合においては,排気機構の背圧は10Torr程度であり,ガス供給機構の上流側の圧力は数Torr〜数十Torr程度までに低下させるのが限界であるので,効率的なガスの循環を行えないという問題点があった。

本発明は,従来の処理装置が有する上記問題点に鑑みてなされたものであり,本発明の目的は,循環ガスを容易に制御することの可能な,新規かつ改良された処理装置を提供することである。

【課題を解決するための手段】
上記課題を解決するため,本発明によれば,処理ガスを複数のガス供給孔を介して処理室内に供給するガス供給機構と,前記処理室内から処理ガスを排気する排気機構と,前記排気機構により前記処理室内から排気された排気ガスの少なくとも一部を前記ガス供給機構に戻すガス循環機構とを備えた処理装置において,前記ガス供給機構は,処理ガス源から供給される一次ガスを複数の一次ガス供給孔を介して処理室内に供給する一次ガス供給系統と,前記排気ガスの少なくとも一部を複数の循環ガス供給孔を介して処理室内に供給する循環ガス供給系統とを備え,前記一次ガス供給系統と前記循環ガス供給系統は相互に独立系統として構成され,前記一次ガス供給孔と前記循環ガス供給孔の供給孔の面積比は,前記ガス供給機構の全面で一定であることを特徴とする処理装置が提供される。

かかる構成によれば,ガス供給機構に,一次ガス供給系統と循環ガス供給系統とを備え,一次ガス供給系統と循環ガス供給系統は相互に独立系統として構成したので,処理室内で初めて一次ガスと排気ガスの少なくとも一部(循環ガス)とを混合させることができる。このため,一次ガス供給機構の上流側の圧力を減少させたり,排気機構の背圧を上昇させたりという圧力制御を行わなくても,循環ガスを容易に制御することができる。また,一次ガス供給系統と循環ガス供給系統は相互に独立系統として構成したので,互いのガス供給系統の影響を受けずに圧力あるいは流量を独立制御することができる。

また,循環ガス供給系統のコンダクタンスは,排気機構の排気能力を低減させないように調整する必要がある。排気機構の排気能力は排気機構の背圧により左右されるが,通常の処理装置に用いられている標準的な排気機構の場合であれば,その背圧が3Torr以下となるように,循環ガス供給系統のコンダクタンスが調整される必要がある。あるいは,特殊な排気機構が用いられている場合であれば,背圧が10Torr以下となるように調整されることが必要である。

前記ガス供給孔の孔径及び孔数密度については,以下のように構成することができる。

さらに,前記一次ガスを前記循環ガス供給孔から供給するための第2の一次ガス供給系統を備え,前記第2の一次ガス供給系統には,前記一次ガスの流量調節手段が備えられることが好ましい。かかる構成によれば,循環ガスを使用しない処理を行う場合には,循環ガス供給孔を一次ガスの供給孔としても利用することができる。この際,第2の一次ガス用配管に流量調節手段を備えることで,一次ガスを循環ガス供給孔から供給する際の流量制御性を向上させることができる。また,最初に一次ガスのみを用いた処理を行い,次いで,一次ガスと処理ガスを用いた処理を行うといったシーケンス処理を行う際の,流量制御性を向上させることができる。

さらに,ガス循環機構及び/または循環ガス供給系統には,バッファ空間が設けられることが好ましい。かかる構成によれば,処理を終えた後に,ガス循環機構及び/または循環ガス供給系統に残留している循環ガスをこのバッファ空間に一時的に貯留しておき,次処理時に用いることができる。このため,循環ガス供給系統に残留しているガスを排気する必要がないため,ガスの排気量を減らすことができる。また,次処理時において,ガスの使用量を低減し,また処理の初期設定に要する時間を短縮することが可能である。

さらに,ガス循環機構及び/または循環ガス供給系統には,循環ガスの濾過手段が設けられていることが好ましい。かかる構成によれば,循環ガスに含まれる副生成物やパーティクルを除去することができるので,ガスを循環させることにより生ずる被処理体への悪影響やメンテナンスの手間等を軽減させることが可能である。

前記一次ガス供給孔から前記処理室への前記一次ガスの供給速度や前記循環ガス供給孔から前記処理室への前記循環ガスの供給速度は早い方が好ましい。例えば,前記一次ガス供給孔から前記処理室への前記一次ガスの供給速度及び/または前記循環ガス供給孔から前記処理室への前記循環ガスの供給速度は,500m/秒以上であることが好ましい。かかる構成によれば,処理室内で発生した副生成物やパーティクルが循環ガス供給孔に付着するのを防止することができるので,被処理体への悪影響やメンテナンスの手間を軽減させることができる。

【発明の実施の形態】
以下に添付図面を参照しながら,本発明にかかる処理装置の好適な実施の形態について詳細に説明する。なお,本明細書及び図面において,実質的に同一の機能構成を有する構成要素については,同一の符号を付することにより重複説明を省略する。

(第1の実施の形態)
本発明の第1の実施の形態について説明する。
本実施の形態にかかる処理装置100を,図1を参照しながら説明する。なお,図1は処理装置100の内部構造の概略を示す説明図である。

(処理装置100)
処理装置100は,図1に示したように,処理室110と,処理室110の上部に設けられ,処理ガスを複数のガス供給孔を介して処理室110内に供給するガス供給機構の一例たるシャワーヘッド200と,処理室110内から処理ガスを排気する排気機構の一例たるターボポンプ120と,ターボポンプ120の下流側をさらに排気して減圧するドライポンプ130と,ガス源140から供給される処理ガス(一次ガス)Q1をシャワーヘッド200に供給するための一次ガス用配管145と,ターボポンプ120によって排気された排気ガスの少なくとも一部(循環ガス)Q2をシャワーヘッド200に戻すガス循環機構の一例たる循環ガス用配管150とにより主に構成されている。

処理装置100の内部構成について,図1を参照しながら説明する。
ガス源140に接続される一次ガス用配管145には,ガス源140からの一次ガスの流量を制御するバルブV0及び流量制御装置(マスフローコントローラ)MFCと,配管内の圧力を測定する真空計P0とが介挿されている。一次ガス用配管145は処理室110上部に設けられたシャワーヘッド200に接続されている。

処理室110内には,被処理体たる半導体ウェハ(以下,単に「ウェハ」という)Wが載置されるサセプタ115が配設されている。このサセプタ115には,マッチングボックス160を介して高周波電源170が接続されている。さらに,処理室110内の圧力を測定する真空計P2が設けられている。

処理室110の排気側には,バルブV1を介してターボポンプ120が設けられており,ターボポンプ120の下流側には,ターボポンプ120の背圧を制御するためのバルブV2と,ターボポンプ120の背圧を測定する真空計P3が設けられている。バルブV2の下流側には,ターボポンプ120の下流側をさらに排気して減圧するドライポンプ130が設けられている。循環ガスQ2を循環させるための循環ガス用配管150の一端はターボポンプ120とバルブV2との間に接続され,他端はシャワーヘッド200に接続されている。

循環ガス用配管150内には,上流側にバルブV3が設けられ,下流側にバルブV4が設けられている。このバルブV3とバルブV4とにより囲まれる循環ガス用配管150の一部分は循環ガスQ2を一時的に貯留するバッファ空間としての役割を有する。この点についてはさらに後述する。

以上,本実施の形態にかかる処理装置100の構成について説明したが,かかる構成は一例に過ぎない。例えば,上記4つの真空計P0,P1,P2,P3は必ずしも個別に設ける必要はなく,実質的に上記4箇所の圧力を測定できるように構成されていればよい。また,バルブからのガスのリークを防ぐため,必要に応じて複数のバルブを直列に配設することも可能である。

以下に,本実施の形態にかかる処理装置100において特徴的な構成要素であるガス供給機構について説明する。本実施の形態では,ガス供給機構の構成例として,シャワーヘッド200及びシャワーヘッド300について説明する。

ガス供給機構の一例たるシャワーヘッド200について,図2〜図4を参照しながら説明する。なお,図2はシャワーヘッド200の外観の概略を示す斜視図であり,図3は図2のA−A’断面図である。また,図4は,ガス供給孔の配置を示す説明図である。

ガス供給機構の一例たるシャワーヘッド200は,ガス源140から供給される一次ガスQ1を複数の一次ガス供給孔を介して処理室110内に供給する一次ガス供給系統と,循環ガスQ2を複数の循環ガス供給孔を介して処理室110内に供給する循環ガス供給系統を備え,一次ガス供給系統と循環ガス供給系統は相互に独立系統として構成されている。以下に,かかるシャワーヘッド200の構成の一例を詳細に説明する。

シャワーヘッド200は,図2に示したように,例えばアルマイトからなる3枚の電極板210(第1電極板210a,第2電極板210b,第3電極板210c)により構成されている。最上部の第1電極板210aには,一次ガス用配管145と循環ガス用配管150とが連通されている。図示の例では,循環ガス用配管150は,コンダクタンスの低下を防止し,シャワーヘッド200内での拡散を容易にするために,4つの配管150a,150b,150c,150dに分割されている。4つの配管150a,150b,150c,150dの配管径rは,循環ガス用配管150の配管径Rの約2分の1であり,4つの配管150a,150b,150c,150dの断面積の合計は,循環ガス用配管150の断面積に実質的に等しくなっている。例えば,循環ガス用配管150の配管径Rは40ミリメートル程度であり,配管150a,150b,150c,150dの配管径rは20ミリメートル程度とすることができる。

また,シャワーヘッド200は,処理中にヘッド表面や内部のガス経路等に発生する副生成物やパーティクルを容易に除去するために,単純形状のパーツに分解される構成とすることが好ましいが,図2に示した構成によれば,3つの電極板を分解して容易にメンテナンスすることが可能である。

シャワーヘッド200の内部構成について,図3を参照しながら説明する。
まず,一次ガス供給系統について説明する。
第1電極板210aと第2電極板210bとの間の空間は,一次ガス用配管145に連通され一次ガスQ1を拡散させるための一次ガス拡散空間220として設けられている。一次ガス拡散空間220は,第2電極板210bと第3電極板210cとの間の空間においてスペーサs1によって区画された通路を介して,複数の一次ガス供給孔h1に連通されている。このスペーサs1と第2電極板210b及び第3電極板210cとの接触部には,一次ガスQ1と循環ガスQ2との混合を防止するため,Oリング(封止部材)Oが設けられている。一次ガス用配管145より供給された一次ガスは,一次ガス拡散空間220により拡散された後,複数の一次ガス供給孔h1によりシャワー化されて処理室110に供給される。

次いで,循環ガス供給系統について説明する。
第2電極板210bと第3電極板210cとの間の空間は,循環ガス用配管150(150a,150b,150c,150d)に連通され循環ガスQ2を拡散させるための循環ガス拡散空間230として設けられている。循環ガス用配管150は,第1電極板210aと第2電極板210bとの間の空間においてスペーサs2によって区画された通路を介して,循環ガス拡散空間230に連通されている。このスペーサs2と第1電極板210a及び第2電極板210bとの接触部には,一次ガスQ1と循環ガスQ2との混合を防止するため,Oリング(封止部材)Oが設けられている。循環ガス拡散空間230は,複数の循環ガス供給孔h2に連通されている。そして,循環ガス用配管150により供給された循環ガスQ2は,循環ガス拡散空間230により拡散された後,複数の循環ガス供給孔h2によりシャワー化されて処理室110に供給される。

一次ガス供給孔h1及び循環ガス供給孔h2は,シャワーヘッド200から処理室110内に導入されるガスがウェハW面上に均一に到達するよう,経験あるいはシミュレーション等により決定される最適な配置となっている。図4は,一次ガス供給孔h1及び循環ガス供給孔h2の配置の一例であり,通常のターボポンプ(背圧2〜3mTorr程度)用のパターンである。

図4では,一次ガス供給孔h1は40個程度穿設されており,各孔径は1mm程度である。循環ガス供給孔h2は,一次ガス供給孔h1を囲むように300個程度穿設されており,各孔径は1mm程度である。このように,図4では,ガス供給孔の孔径及び孔数密度は全面で一定であり,一次ガス供給孔h1と循環ガス供給孔h2との孔数比率を,一次ガスQ1と循環ガスQ2の目標流量の比と同じに構成している。そして,循環ガス供給孔h2の孔数密度は,循環ガスQ2を目標流量供給した場合に,背圧がターボポンプ120の定格背圧以下になるように規定している。

混合ガス供給孔h3は,シャワーヘッド300から処理室110内に導入されるガスがウェハW面上に均一に到達するよう,経験あるいはシミュレーション等により決定される最適な配置となっている。図7は,一次ガス供給孔h1及び循環ガス供給孔h2の配置の一例であり,高背圧ターボポンプ(背圧10Torr程度)用のパターンである。

図7では,混合ガス供給孔h3は,150個程度穿設されており,各孔径は1mm程度である。このように,図7では,混合ガス供給孔h3の孔径及び孔数密度は全面で一定である。そして,混合ガス供給孔h3の孔数密度は,一次ガスQ1及び循環ガスQ2を目標流量供給した場合に,背圧がターボポンプ120の定格背圧以下になるように規定している。

以上説明したように,シャワーヘッド300では,循環ガス用配管150の配管径R(=配管150a,150b,150c,150dの配管径r)を10mm程度とし,ターボポンプ120の背圧を7.7Torr程度とすることにより,循環率80%程度の運転が可能となる。また,シャワーヘッド200と異なり,スペーサS1,S2などを含まない分,簡単な構成とすることができる。

次いで,循環ガス供給配管150のコンダクタンスについて説明する。循環ガスQ2がターボポンプ120の下流側からシャワーヘッド200の上流側に容易に供給されるためには,循環ガス用供給系統のコンダクタンスの設定が重要である。かかるコンダクタンスの設定は,ターボポンプの性能を考慮しつつ十分大きく設定できることが好ましい。上述のシャワーヘッド200あるいはシャワーヘッド300のガス供給孔の数及び径は,後述する循環ガス用配管150のコンダクタンスに影響を与えるものである。

循環ガス供給系統のコンダクタンスは,一次ガス供給系統のコンダクタンスよりも大きいことが好ましい。その一方,ターボポンプ120の性能を考慮して,その排気能力を低下させないように調整する必要がある。例えば,ドライエッチング装置に用いられるターボポンプの一例をあげると,循環ガス供給系統のコンダクタンスは,標準的なターボポンプを用いた場合,その背圧が3Torr以下となるように調整される必要がある。さらには,特殊なターボポンプを用いた場合においても,その背圧が10Torr以下となるように調整されることが好ましい。ただし,この特性は一例に過ぎず,循環ガス供給系統のコンダクタンスは,用いられるターボポンプの特性に応じた所定の背圧以下となるように調整されることが好ましい。

本実施の形態では,循環ガス供給系統のコンダクタンスを,循環ガス供給配管150の長さを3メートル,内径Rを10ミリメートル(シャワーヘッド300の場合)あるいは40ミリメートル(シャワーヘッド200の場合)とし,粘性流領域(1Torr以上)であるとして計算した。また,循環ガス吹出孔h2の径を1ミリメートル,長さ(第3電極板210cの幅)を10ミリメートル,孔数を100個あるいは300個とし,分子流領域(40mTorr〜1Torr)としてコンダクタンスを計算した。なお,処理室110内の圧力は40mTorrで一定としている。
