本発明は、試料にレーザ光を照射することにより試料を加工するレーザ加工装置に関するものである。

【従来の技術】
従来、半導体ウェハーなどの微小パターン試料の欠陥観察に顕微鏡を使用し、この顕微鏡観察で欠陥部分を見付けると、加工用レーザ光を試料の欠陥部分に照射してマーキングを施すなどのレーザ加工装置が用いられている。

しかして、従来、この種のレーザ加工装置では、特開平2−204746に開示されるように顕微鏡観察用対物レンズとレーザ加工用対物レンズを共用していて、まず、顕微鏡観察として対物レンズを介して試料上の欠陥の有無を観察し、この顕微鏡観察により欠陥部分を見付け出すと、加工用レーザ光を顕微鏡観察に用いたと同様の対物レンズを介して試料の欠陥部分に照射してレーザ加工を実行するようにしている。

【発明が解決しようとする課題】
ところで、このように顕微鏡観察用対物レンズとレーザ加工用対物レンズを共用したレーザ加工装置では、一般に、顕微鏡観察の際に、試料の微細な欠陥をも見付け出すため、光学性能の高い、いわゆる高解像で高コントラストの高価な観察用対物レンズを使用している。

ところが、このように高解像で高コントラストの観察用対物レンズを使用したものでは、レーザ加工の際に出力エネルギーのかなり大きなレーザ光が、観察用対物レンズを通過するようになるため、この時のレーザ光により対物レンズを破損してしまうことが多々あり、このため高価な観察用対物レンズを頻繁に取替えるような必要が生じ、経済的に極めて不利になるという問題点があった。
本発明は、上記事情に鑑みてなされたもので、観察用対物レンズの破損を防止でき、経済的に有利にできるレーザ加工装置を提供することを目的とする。

【課題を解決するための手段】
本発明は、試料の欠陥を顕微鏡で観察し、該試料上の欠陥に高出力エネルギーの加工用レーザ光を照射して該欠陥を加工するレーザ加工装置において、前記試料を高解像度で観察する観察用対物レンズと前記高出力エネルギーの加工用レーザ光により損傷し難いレーザ加工用対物レンズとを同一光軸上に切換え可能に配置する対物レンズ切換え手段と、
この対物レンズ切換え手段により前記光軸上に位置された前記観察用対物レンズを介して前記試料の欠陥を検出する顕微鏡手段と、この顕微鏡手段により検出された前記試料の欠陥に対し、前記対物レンズ切換え手段により前記光軸上の位置された前記レーザ加工用対物レンズを介して高出力エネルギーの加工用レーザ光を照射してレーザ加工を施すレーザ加工手段とにより構成している。

【作用】
この結果、本発明によれば、試料の欠陥検出は、対物レンズ切換え手段により光軸上に観察用対物レンズを位置させ、この観察用対物レンズを介して顕微鏡観察により試料の欠陥を検出し、試料の欠陥を検出すると、今度は光軸上にレーザ加工用対物レンズを位置させ、このレーザ加工用対物レンズを介してレーザ光を照射しレーザ加工を施すようになる。これにより、試料の微細な欠陥に対しては高解像で高コントラストの観察用対物レンズを用いた顕微鏡観察により精度よい検出を実現でき、その後のレーザ加工では、レーザ加工用対物レンズが用いられ、高出力エネルギーのレーザ光が照射されることから、高解像で高コントラストの観察用対物レンズをレーザ光の照射により破損するようなことを回避できる。

【実施例】
以下、本発明の実施例を図面に従い説明する。
(第1実施例)
図1は、本発明を観察用顕微鏡として共焦点レーザ顕微鏡を使用した例の概略構成を示している。

図において、1は顕微鏡本体で、この顕微鏡本体1には、X−Yステージ2を設けていて、このステージ2上に試料3を載置している。この場合、X−Yステージ2は、X−Yステージコントローラ4によりX、Y方向に移動制御されるようにしている。

顕微鏡本体1のX−Yステージ2に対向してレボルバ5を設け、このレボルバ5に対物レンズとして顕微鏡観察用対物レンズ6とレーザ加工用対物レンズ7を設けていて、これら観察用対物レンズ6とレーザ加工用対物レンズ7をCPU20の指示による外部操作により光軸上に切換えられるようになっている。図示例では、観察用対物レンズ6が光軸上に位置している状態を示している。また、観察用対物レンズ6は、高解像で高コントラストの高価なものが用いられ、且つ観察倍率を変えるため高倍率から低倍率までの数種類の異なる倍率のものを備え、また、レーザ加工用対物レンズ7は、試料3上の加工する大きさに合わせたものを少なくとも1個以上備えている。

そして、レーザ光源ユニット22の照明光源24から出射された可視照明光は、ミラー27で反射され、ハーフミラー28、29を介して結像レンズ30に入射され、1/4波長板12と結像レンズ13の間に配置されるミラー31に入射される。この場合、ミラー31は、CPU20の指示により1/4波長板12と結像レンズ13を結ぶ光軸14上に対して挿脱できる構成になっていて、対物レンズ6が光軸14上に位置する(図示の状態)、共焦点レーザ顕微鏡観察の場合は、ミラー31は、光軸14から外れ、対物レンズ7が光軸14上に位置するレーザ加工の場合は光軸14上に挿入されるようになっている。

まず、試料3をX−Yステージ2上に載置し、ステージ2をX、Y方向に動かしながら任意の観察位置に試料3を移動させる。

この状態で、まず、レーザ光源ユニット22の照明光源24より可視照明光を出射する。すると、この可視照明光は、ミラー27で反射され、ハーフミラー28、29、結像レンズ30を介してミラー31で反射され、光軸14に入射され、1/4波長板12、対物レンズ7を通して試料3表面に照射され、後述のレーザ加工部分の確認を行う。この場合、その後の加工用レーザ光の照射により試料3の欠陥部分を加工してしまわないようにX−Yステージ2を僅かに動かして、試料3をレーザ加工に支障ない位置まで移動させる。また、試料3の欠陥位置は、X−Yステージ2の座標データとしてX−Yステージコントローラ4を介してCPU20に送り、図示しないフロッピーディスクなどの記憶媒体に記憶しておく。

従って、このような第1実施例によれば、試料3の欠陥検出では、レボルバ5の操作により光軸14上に観察用対物レンズ6を位置させ、この観察用対物レンズ6を介して共焦点レーザ顕微鏡により試料3の欠陥を検出し、試料3の欠陥を検出すると、レボルバ5の操作により、今度は光軸14上にレーザ加工用対物レンズ7を位置させ、このレーザ加工用対物レンズ7を介してレーザ光源ユニット22からのレーザ光を試料3に照射してマーキングを施すようにしている。これにより、試料3の微細な欠陥に対しては高解像で高コントラストの観察用対物レンズ6を用いた共焦点レーザ顕微鏡観察により精度よい検出を実現でき、その後のレーザ加工では、レーザ加工用対物レンズ7が用いられ、高出力エネルギーのレーザ光が照射されることから、高解像で高コントラストの観察用対物レンズ6をレーザ光の照射により破損するようなことを確実に防止することができるようになり、従来の観察用対物レンズとレーザ加工用対物レンズを共用したもののように、高解像で高コントラストの観察用対物レンズを使用した場合に、その後のレーザ光により対物レンズを破損してしまう恐れがあるものと比べ、高価な観察用対物レンズを頻繁に取替えるようなことがなくなり、経済的に極めて有利にできる。
(第2実施例)
図2は、本発明の第2実施例の概略構成を示すもので、図1と同一部分には同符号を付している。

図3は、本発明の第3実施例を示すもので、ここでは観察用顕微鏡として光学顕微鏡を使用した例の概略構成を示している。なお、図3では、図1と同一部分には同符号を付している。
