本発明は、半導体ウェハやガラス基板等の基板に対するパーティクル(微細粒子)による汚染を防止する技術に関する。

【従来の技術】
近年の半導体デバイスや液晶パネル等のマイクロデバイスの微細化、高集積化に伴い、基板表面のパーティクル汚染が重大な問題となっている。かかる問題に対しては、従来においては、極めて清浄な空間を作り、その空間内にて基板を搬送や保管等を行うこととしている。

【発明が解決しようとする課題】
しかしながら、現状では、空間の清浄度を上げるには限界があり、完全にパーティクルが除去された空間を形成することは実質的に不可能である。

このため、例えば清浄な基板保管空間内で基板を水平に支持し保管していると、その空間内に浮遊しているパーティクルは、極めて微量であっても、やがて基板の表面に沈着してしまうことがある。

また、基板の枚葉式搬送はクリーントンネルを通して行うことが従来から提案されているが、搬送装置の機械的部分の摩擦により発生するパーティクルがクリーントンネル内に侵入することもあり、基板のパーティクル汚染の可能性が高くなっている。

そこで、本発明の目的は、基板の保管時や搬送時等におけるパーティクル汚染を防止するための方法及び構造を提供することにある。

【課題を解決するための手段】
上記目的を達成するために、本発明は、所定の清浄度の環境に水平に配置された基板の表面に沿って清浄ガスを、当該基板の表面に対して所定の相対速度にて流すことにより、当該基板の表面上の全域にわたり、層流境界層、遷移層及び乱流境界層を形成することとしたパーティクル汚染防止方法を特徴としている。

この方法によれば、基板の表面に形成された層流境界層、遷移層及び乱流境界層における流体は、微細なパーティクルに対して粘性流体とみなせる。従って、基板が配置されている環境にパーティクルが浮遊しており、基板に向かって降下したとしても、粘性流体の層によってその粒子の降下は阻止され、当該層が保護膜となって基板のパーティクル汚染は防止される。なお、清浄ガスは、典型的には、所定の清浄度に調整された空気が用いられることとなろう。

また、本発明は、前記方法を実施するためのパーティクル汚染防止構造にも係るものである。本発明によるパーティクル汚染防止構造は、内部が所定の清浄度に保たれるハウジングと、このハウジング内にて基板を水平に支持するための支持手段と、支持手段により支持された基板の表面に沿って清浄ガスを、当該基板の表面に対して所定の相対速度にて流すための送風手段とを備え、当該基板の表面上の全域にわたり、層流境界層、遷移層及び乱流境界層を形成することを特徴としている。

この構成は基板搬送設備に適用することができる。すなわち、ハウジング内を基板搬送経路とし、そこに支持手段が移動可能に配設されることで、支持手段により支持された基板を搬送することが可能となる。この際、支持手段が移動するが、清浄ガスの流速は、支持手段と共に移動する基板に対する相対速度が層流境界層ないしは乱流境界層を形成する値となるよう、調整される。

勿論、支持手段がハウジング内で移動不可能とされている場合は、当該構造は基板保管用とされることになる。

また、送風手段としては、空気をハウジング内で循環させるファンと、このファンによる空気の循環経路中に配置されたフィルタとを備えたものが考えられる。空気を循環させることで清浄な環境を作ることが、効率的にも、コスト的にも有効である。

なお、清浄ガスとしての空気は乾燥状態で使用されるため、空気流の摩擦によりパーティクルや基板が静電気を帯びる可能性がある。そこで、このような静電気を中和するためのイオンをハウジング内に供給するイオン供給手段を設けることが好ましい。これにより、静電力によるパーティクルの基板への吸着が防止される。

【発明の実施の形態】
以下、本発明の好適な実施形態について詳細に説明する。

図1及び図2は本発明によるパーティクル汚染防止構造を基板搬送設備に適用した実施形態を示すものである。図示の基板搬送設備10は、基板である半導体ウェハWを一方向(図1及び図2の左側から右側への方向)に搬送するためのものであり、基板搬送ロボット12を主構成要素として備えている。

基板搬送ロボット12は、基本的には周知のアーム型ロボットであり、回転可能な円板状のベース14と、このベース14に偏心して回転可能に取り付けられたアームアセンブリ16とから構成されている。アームアセンブリ16は、ベース14側のアーム18と、アーム18の先端部に屈曲可能に接続されたアーム、いわゆるエンドエフェクタ20とを有している。エンドエフェクタ20の先端部には半導体ウェハWを支持する支持手段が設けられている。支持手段としては種々の型式のものが考えられるが、本実施形態における支持手段は、図3から理解される通り、半導体ウェハWが嵌合されるようエンドエフェクタ20の表面に形成された凹部22となっている。この凹部は、半導体ウェハWの厚さと同一の深さを有し、その内壁面は半導体ウェハWの水平方向の位置ずれが防止されるよう半導体ウェハの外形と同一形状となっている。また、エンドエフェクタ20の先端部23は二叉状となっており、更にその上面は流線形となっている。かかる形状は、半導体ウェハWの表面(上面)に沿って空気を可能な限り円滑に流すためである。

ベース14、アーム18及びエンドエフェクタ20の内部にはリンク機構ないしは駆動機構(図示しない)が設けられており、図2の矢印Aに示すようにベース14を回転させることにより、エンドエフェクタ20の凹部22にて支持された半導体ウェハWを矢印Bに沿って直進させることが可能となっている。このような基板搬送ロボット12を複数台、直線的に並設することで、半導体ウェハWを間欠的に移送することが可能となる。

また、上記の基板搬送ロボット12では、半導体ウェハWを直接受け渡すことができないので、本実施形態の基板搬送設備10は、隣り合う1対の基板搬送ロボット12間に基板受渡し装置24が配置されている。基板受渡し装置24は、駆動機構(図示しない)により上下動可能となっている複数本、好ましく4本のリフトピン(支持手段)26から構成されている。半導体ウェハWはその裏面がリフトピン26によって支持され、リフトピン26を上下させることによって、リフトピン26間に挿入、配置される基板搬送ロボット12のエンドエフェクタ20との間で半導体ウェハWを受け渡すことが可能となる。リフトピン26は、本実施形態ではエンドエフェクタ20と同様な理由から、半導体ウェハWの裏面のみに接する構成となっている。

1台の基板搬送ロボット12と、これに隣接する1台の基板受渡し装置24とは対をなし、各対の基板搬送ロボット12及び基板受渡し装置24は管状ないしはトンネル状のハウジング28内に収容されている。ハウジング28は、半導体ウェハWの搬送方向と同一方向に延び、その両端は開口されている。基板搬送ロボット12は一方の開口端部(搬送方向下流側の端部)の近傍に配置され、基板受渡し装置24は他方の開口端部の近傍に配置される。基板搬送ロボット12のベース14はハウジング28の下部部分に設けられた穴30に配置され、その上面がハウジング28の底面と同一面とされている。これも、ハウジング28内での障害物を減らして、半導体ウェハWの表面を流れる空気流に渦や乱れを生じさせない工夫となっている。また、基板受渡し装置24のリフトピン26は、ハウジング28の下部部分に形成された小孔32に通されている。

なお、基板搬送ロボット12のベース14とハウジング28の穴30との間、及び、リフトピン26と小孔32との間には間隙が形成されており、機械的接触による摩耗を防止している。また、図1の点線の矢印で示すように、これらの間隙を通してハウジング28内の空気が緩やかに吸引されるようになっており、基板搬送ロボット12や基板受渡し装置24自体の機械的摩耗によるパーティクルがハウジング28内に侵入するのを防止ないしは抑制している。

ハウジング28の内部空間は、ハウジング28内に水平に配置された仕切り板34により上部空間36と下部空間38に分割されている。搬送方向下流側となる仕切り板34の端部には開口が設けられ、そこにハウジング28の下部空間38から空気を吸引し上部空間36に流すファン40が取り付けられている。また、仕切り板34の他方の端部にも開口が設けられており、そこにはHEPA(High Efficiency Particulate Air)フィルタやULPA(Ultra Low Penetration Air)フィルタ等のフィルタ42が配置されている。従って、ファン40を駆動すると、図1の実線の矢印で示すように空気が循環し、フィルタ42を通過した空気は清浄空気(清浄ガス)としてハウジング28の下部空間38内を一方の開口端部から他方の開口端部へと流れる。また、これによって、ハウジング28の下部空間38は所定の清浄度の環境に維持される。なお、符号44は整流板であり、下部空間38内での清浄空気の流れを水平に整流するためのものである。

更に、ハウジング28内の仕切り板34には、フィルタ42の下流側近傍に、イオン供給ノズル(イオン供給手段)46が配置されている。このイオン供給ノズル46は、空気が流れることにより下部空間38内の浮遊パーティクルが帯電して半導体ウェハWに静電力により付着する事態を防止すべく、パーティクルの静電気を中和するために設けられている。

かかるハウジング28を複数、直線状に並べ、隣り合う開口端部を接続することにより、基板搬送経路として1本のクリーントンネルが形成される。そして、各ハウジング28に設けられた基板搬送ロボット12及び基板受渡し装置24をそれぞれ制御することで、クリーントンネル内に沿って半導体ウェハWを搬送することができる

次に、このような構成の基板搬送設備10において本発明のパーティクル汚染防止方法を実施した場合を説明する。

まず、ファン40を駆動して各ハウジング28内で空気を循環させると、各ハウジング28の下部空間38内で基板搬送方向と同方向に、清浄空気が略水平に流れる。また、複数のハウジング28が接続され、その内部が互いに連通しているため、全ハウジング28を通して清浄空気が水平に流れることになる。この清浄空気の流速は100〜300mm/sec程度とすることが好適である。

かかる微流速の空気流が発生している状態において、300mm径の半導体ウェハWがリフトピン26上にて支持されているとすると(図1の右側のハウジング28内での状態)、20℃の環境で空気の動粘性係数が0.15cm2/secとなることから、半導体ウェハWの前縁部(空気流に向かう側の縁部)での空気流のレイノルズ数は数十というレベルとなる。また、半導体ウェハWの後縁部(前縁部から300mm下流側の地点)での空気流のレイノルズ数は300mm/secの流速でも6000程度である。この数値範囲の下では、図4に示すように、半導体ウェハWの表面には前縁部から後縁部にかけて順に、約20mm〜約30mm程度の層流境界層(図4の一点鎖線)、遷移層及び乱流境界層(図3の二点鎖線)が形成され、これらの層は微細なパーティクルPに対して粘性流体である。また、現状の半導体ウェハWは、その外周縁の断面形状が略円形となっており且つ空気流も微流速であるため、空気流が半導体ウェハWの前縁に接した場合にも渦流が生ずることもない。また、エンドエフェクタ20の先端部23が存在する箇所(図3参照)も、そこが流線形となっているので、渦流等の乱れの発生は抑制される。

従って、半導体ウェハWの上方に微細なパーティクルPが浮遊しており、そのパーティクルPが空気流に流されつつ降下しても、パーティクルPに対しては粘性流体である層流境界層、遷移層及び乱流境界層が形成されてそれ以上の降下速度が与えられることなく、空気流の主流(層流境界層、遷移層及び乱流境界層よりも上方の空気流)に随伴して半導体ウェハWよりも下流へと流される。この浮遊パーティクルPは、空気と共にファン40により吸引され、ハウジング28の上部空間36を流れるが、空気が再度フィルタ42を通する際に、フィルタ42により除去される。

ここで、日本における清浄度のJIS規格(JIS B9920)の基準パーティクル(径0.1μm)よりも大きな1.0μmの石英パーティクルがハウジングが浮遊していると仮定し、考察してみると、このパーティクルの重量は1.3pg程度と極めて軽いため、粘性流体である層流境界層ないしは乱流境界層によって確実に遮られ、半導体ウェハWの表面に到達して汚染することはない。勿論、本実施形態においては、ハウジング28の下部空間38内を流れる空気はHEPAフィルタないしはULPAフィルタ42によってパーティクルが除去された極めて清浄なものであり、且つ、ハウジング28の下部部分の穴30及び小孔32からは空気が吸引され基板搬送ロボット12や基板受渡し装置24自体からのパーティクルがハウジング28内に侵入することはないので、1μmもの大径のパーティクルが存在することは極めて希である。

基板搬送ロボット12により半導体ウェハWを搬送する場合、リフトピン26上の半導体ウェハWを基板搬送ロボット12のエンドエフェクタ20上に移載する必要がある。すなわち、基板受渡し装置24と基板搬送ロボット12を制御して、リフトピン26を上昇させ、リフトピン26上の半導体ウェハWの下側に基板搬送ロボット12のエンドエフェクタ20の凹部22を配置した後、リフトピン26を下降させることで、半導体ウェハWを基板搬送ロボット12のエンドエフェクタ20の凹部22内に移載するのである。

次いで、基板搬送ロボット12を制御して、ベース14を回転させると共にアームアセンブリ16を屈曲させ、エンドエフェクタ20、従って半導体ウェハWを水平に直進させる(図2参照)。この際、半導体ウェハWの移動速度の最高値が100mm/sec〜200mm/secとなるようにすることが好適である。なお、この最高移動速度は、半導体ウェハWに対する空気流の相対速度が、100mm/sec〜200mm/secの範囲内となるように設定される。

半導体ウェハWが移動し、半導体ウェハWに対する空気流の相対速度が100mm/sec〜200mm/secの範囲内にある場合、半導体ウェハWの表面での清浄空気の挙動は、半導体ウェハWが静止状態にあるときと同様であり、半導体ウェハWの表面上には空気の層流境界層、遷移層そして乱流境界層が形成され、パーティクルの付着が防止される。

なお、空気が流れることにより生ずる静電気もイオン供給ノズル46からのイオンによって中和されるため、静電力による半導体ウェハWへのパーティクルの吸着も防止される。

半導体製造プロセスにおいては、インライン型枚葉式搬送は従来から提案されてきたが、実際には、半導体ウェハWの受渡しや移送のための機構からの発塵による汚染が原因で未だ実現されていなかった。しかしながら、上記実施形態の如く基板搬送設備10を構成することで、半導体ウェハW上へのパーティクルの付着が防止ないしは大幅に抑制されることから、インライン型枚葉式搬送が可能となる。特に、枚葉式搬送が可能となることにより、半導体ウェハWの大径化に伴うバッチ式搬送の困難性を解決することができ、生産性の向上に大いに寄与することになる。

なお、半導体ウェハWを基板搬送ロボット12により搬送することとしているが、半導体ウェハWの搬送手段はロボットに限定されないことは勿論である。

更に、上記実施形態では、半導体ウェハW上では層流境界層、遷移層及び乱流境界層が形成されているが、空気流の速度や半導体ウェハの直径等によっては層流境界層のみ又は層流境界層及び遷移層のみが半導体ウェハW上に形成される場合もある。或いはまた、半導体ウェハW上では遷移層と乱流境界層、又は、乱流境界層のみが形成されることもあり得る。本明細書中における「層流境界層ないしは乱流境界層」なる表現はかかる状態を含むものである。

図5は、本発明を適用したFOUP(Front Opening Unified Pod)システムの実施形態を示している。次世代半導体製造プロセスにおける半導体ウェハの搬送システムでは、FOUP(Front Opening Unified Pod)が採用される傾向にある。FOUPは前面開放型のウェハカセットであり、内部が小さな密閉空間となるハウジングに収容され、必要に応じてハウジングの前面を開放して半導体ウェハの出し入れが行われる。FOUPは、高清浄度を達成できる小空間に配置されることから、パーティクル汚染に耐え得るものと考えられている。しかしながら、小空間であっても、パーティクルを完全に除去することは困難である。

図5に示す実施形態に係るFOUPシステム100は、半導体ウェハWの支持手段たるFOUP102を収容するハウジング104を備えている。このハウジング104内にはサブハウジング106が配置され、内部が2重の空間に仕切られている。FOUP102はサブハウジング106内に収容される。また、サブハウジング106の一方の側壁108には、サブハウジング106の内部空間から空気を吸引するファン110が取り付けられ、他方の側壁112にHEPAフィルタ又はULPAフィルタ等のフィルタ114が取り付けられている。従って、ファン110を駆動すると、図5の矢印で示すように空気が循環し、サブハウジング106の内部にはフィルタ114を通過した清浄空気が水平方向に流通し、所定の清浄度の空間が形成される。更に、本実施形態のFOUP102は、その両側壁116に貫通孔118が形成され、清浄空気がFOUP102内を通過できるよう構成されている。FOUP102の側壁116に形成される貫通孔118は、FOUP102内を通過する清浄空気がFOUP102の支持棚120で支持されている半導体ウェハWの表面に沿って水平に流れ、且つ、層流境界層ないしは乱流境界層を形成するよう、位置や数、形状が定められている。これによって、清浄空気を100mm/sec〜300mm/secで流通させることにより、各半導体ウェハWの上方の空気流は図4と同様な挙動を示し、パーティクルの付着が防止されることになる。

以上述べたように、本発明によれば、基板の表面にそって層流境界層ないしは乱流境界層を形成することで、基板の上方から落下してくるパーティクルが基板の表面に沈着することを防止することができる。従って、本発明は、基板に対するパーティクル汚染が防止され、或いは大幅に低減されるので、基板の最終製品である半導体デバイスや液晶パネルの性能、歩留まり等の向上に寄与することになる。

また、本発明の技術思想は、上述したように、基板の搬送設備や保管設備に適用可能であり、更に処理装置等にも適宜応用することも可能である。すなわち、本発明は、極めて応用範囲が広いという特徴があり、今後のマイクロデバイスの微細化や高集積化にも大いに寄与することとなろう。
