本発明は低温流体用バイヨネット継ぎ手にかかるもので、とくに半導体の製造にあたってシリコンウェハーなどに各種のイオンを注入するイオン注入装置におけるシリコンウェハーの冷却操作、あるいはプラズマ表面処理装置などにおけるコーティング時の冷却操作などにあたって液体窒素や液体ヘリウムなどの低温流体移送用として用いられる冷却媒体移送用配管、さらに、その他の配管において低温流体の移送用として応用することができる低温流体用バイヨネット継ぎ手に関するものである。

【従来の技術】
従来のバイヨネット継ぎ手は、一対のパイプを互いに差し込んで構成するというその構造上、外部からの侵入熱を低く押さえることができるため、たとえば液体窒素や液体ヘリウムなどの低温流体を移送する配管継ぎ手としてよく使われている。
しかしながら、従来の低温流体用バイヨネット継ぎ手は、固定式の配管であり、低温流体移送用としてこれを接続しても、相対的に運動することはほとんどできない。しかも、バイヨネット継ぎ手を組み込んだリンク配管は、長期間にわたって使用され、耐久性が要求されている。

低温流体を冷却媒体として採用し、被冷却物にこれを移送して冷却する冷却媒体移送用配管などにおいては、一対のパイプがそれぞれの軸心のまわりに互いに回転可能であるなど可動式のバイヨネット継ぎ手が要請されており、少しでも動かすことができる低温流体用バイヨネット継ぎ手として提案されているものを図3にもとづき概説する。

図3は、提案されている低温流体用バイヨネット継ぎ手1の断面図であって、低温流体用バイヨネット継ぎ手1は、第1の断熱パイプ2および第2の断熱パイプ3を組み合わせたもので、さらにOリング4(シール部材)および袋ナット5を有する。
第1の断熱パイプ2は、二重管構造であって、その内部を第1の断熱真空部6としてある。第2の断熱パイプ3も、二重管構造であって、その内部を第2の断熱真空部7としてある。
第1の断熱パイプ2の端部は、これを凹部として、この内部に第2の断熱パイプ3の凸部とした端部を所定長さ(差込み部8)にわたって挿入し、回転継ぎ手部9とするとともに、この嵌合部分のわずかな間隙部を付属断熱部10としてある。

なお、付属断熱部10の部分から窒素ガスGNが外方に漏れ出る可能性はあるが、Oリング4によりシールしてあるとともに、付属断熱部10はわずかな隙間しかないので、この間に進入した窒素ガスGNは多少の温度差があっても対流することはほとんどできず、低温の窒素ガスGNの存在により、断熱作用を呈することができる。また、Oリング4部分は、室温程度となっているので、Oリング4が凍ることはないし、上述のようにグリース13などで潤滑することができる。
さらに、第1の断熱パイプ2および第2の断熱パイプ3は、薄肉のステンレス鋼材料によりこれを構成すれば、この部分を伝わって低温部に入る侵入熱はこれを非常に少なくすることができる。

凍ったグリース13は、第1の断熱パイプ2および第2の断熱パイプ3を傷つけたり、甚だしい場合には、第1の断熱パイプ2および第2の断熱パイプ3のふたつの管を固着させてしまうという問題がある。

上述の諸問題を解消するために、潤滑に使用するグリース13の量を極力少なくするようにすることもできるが、あまり量を少なくするとOリング4の潤滑がうまく行かず、油切れを起こし、低温流体の漏れを生じたり、駆動力の増大をもたらすという別の問題がある。さらに、Oリング4の摩耗量も増大して、シール性能の低下とともに短寿命のもととなるという問題がある。

本発明は以上のような諸問題にかんがみなされたもので、回転継ぎ手部部分において低温側に流れるグリースの量を極力少なくすることができる低温流体用バイヨネット継ぎ手を提供することを課題とする。

【課題を解決するための手段】
すなわち本発明は、第1の断熱パイプおよび第2の断熱パイプの間のシール部材部分にグリース溜まり空間を設けることに着目したもので、低温流体を移送するための低温流体用バイヨネット継ぎ手であって、上記低温流体を移送可能である、第1の断熱パイプおよびこの第1の断熱パイプに対して嵌合した第2の断熱パイプと、これら第1の断熱パイプおよび第2の断熱パイプの間をシールするシール部材と、このシール部材に塗布した潤滑用のグリースと、このシール部材の部分に設けたグリース溜まり空間と、を有することを特徴とする低温流体用バイヨネット継ぎ手である。

つぎに本発明の第1の実施の形態による低温流体用バイヨネット継ぎ手20を図1にもとづき説明する。ただし、図3と同様の部分には同一符号を付し、その詳述はこれを省略する。
図1は、低温流体用バイヨネット継ぎ手20の断面図であって、低温流体用バイヨネット継ぎ手20においては、前記第1の断熱パイプ2と前記第2の断熱パイプ3との間のOリング4の低温側(第1の断熱パイプ2の入口側より前記付属断熱部10に沿った低温側)に環状のグリース溜まり空間21を形成してある。

したがって、比較的多量のグリース13を使用しても、既述のような不具合を回避可能である結果、Oリング4部分の油切れを防止し、シール性能の向上、Oリング4の摩耗防止、さらに駆動力の低減化が可能となり、高い信頼性と耐久性を有することができる。

つまり、図1に示した低温流体用バイヨネット継ぎ手20の場合には、グリース溜まり空間21の分だけ、低温流体用バイヨネット継ぎ手20の全長が長くなり、したがって長さの制限が大きく、低温流体用バイヨネット継ぎ手20の長さを短く作らなければならない場合には、外部からの侵入熱が大きくなる問題があるが、Oリング4の内周側にグリース溜まり空間31を形成すれば、こうした問題を回避可能である。
