【発明の属する技術分野】
本発明は、電子モジュールと光モジュール及びこれを用いた光電子機器に係わり、ノイズ発生源となる半導体部品とノイズの影響を受け易い半導体部品を基板に混載して実装し、半導体部品に放熱板を接続した電子モジュールと光モジュール及びこれを用いた光電子機器に好適なものである。

【従来の技術】
従来の電子モジュール及び光モジュールとしては、ノイズの発生源になる半導体部品、例えば発信部のレーザダイオードを駆動するために大電流で高速動作する信号増幅用半導体部品と、ノイズの影響を受け易い半導体部品、例えば受信部の受光素子とがプリント配線基板に混載して実装されたものがある。また、半導体部品のプリント配線基板への実装方式としては、近年、高密度実装化のために、プリント配線基板上に半導体部品を直接樹脂を介してその接着強度を利用して貼り付けるフリップチップアタッチ実装方式が採用されつつある。更に、プリント配線基板に実装される半導体部品の熱的信頼性を確保するために、半導体部品に放熱板を熱的に接続して設け、半導体部品の高温化を避ける構成を電子モジュール及び光モジュールに組み込む必要がある。なお、電子モジュールにおいては、特開平7−66335号公報に記載されたのように、プリント配線基板に搭載された半導体部品とプリント配線基板との間にまたがって細長い板状の橋絡部を有する放熱板を設けたものが公知である。

【発明が解決しようとする課題】
しかしながら、上記従来の光モジュールでは、ノイズ発生源になる半導体部品から発生するノイズによって同じプリント配線基板に搭載されたノイズの影響を受け易い半導体部品が誤動作する虞があった。

また、光モジュールの温度変動によるプリント配線基板の微妙な変形に対して、放熱板との間に介在される半導体部品に大きな力が加わり、半導体部品とプリント配線基板との接続不良を生ずる虞があった。特に、フリップチップアタッチ実装方式を採用した場合に接続不良になり易いものであった。

なお、ノイズ発生源になる半導体部品から発生するノイズによって同じプリント配線基板に搭載されたノイズの影響を受け易い半導体部品が誤動作する虞があった。

本発明は、放熱性能が良く、確実な電磁シールド機能を有し、小形で信頼性の優れた電子モジュールと光モジュール及びこれを用いた光電子機器を得ることを目的とする。

【課題を解決するための手段】
上記目的は、ノイズを発生する半導体部品とノイズの影響を受け易い半導体部品とを混在して実装すると共に、前記半導体部品を樹脂を介して貼り付けるフリップチップアタッチ実装方式で実装したプリント配線基板と、該プリント配線基板を収容したケースと、前記半導体部品に熱的に接続された放熱板と隣接して前記プリント配線基板に設けられ、光ファイバに接続される受光素子及びレーザダイオードとを備え、前記半導体部品は、前記受光素子に接続される信号増幅用半導体部品と、該信号増幅用半導体部品に隣接して前記レーザダイオードに接続されるレーザダイオード駆動用半導体部品と、前記信号増幅用半導体部品と前記レーザダイオード駆動用半導体部品との間に接続された信号処理用半導体部品とを有する光モジュールにおいて、前記ケースは、磁気シールド性を有する金属で構成され、複数の面に通風口を有し、前記放熱板は、電磁シールド部と橋絡部とを一枚の板により一体に形成し、少なくとも前記信号増幅用半導体部品と前記レーザダイオード駆動用半導体部品に対して設けられ、前記放熱板の電磁シールド部は、それぞれが接続されている前記信号増幅用半導体部品及び前記レーザダイオード駆動用半導体部品を独立して囲んで前記信号増幅用半導体部品、前記レーザダイオード駆動用半導体部品及び信号処理用半導体部品の間を電磁シールドするように設け、下端部を前記プリント配線基板に熱的に接続し、前記放熱板の橋絡部は、それぞれの電磁シールド部の対向する上端部間にまたがって形成すると共にその中央部をそれぞれの半導体部品の放熱部に熱的接続し、該半導体部品の接続部の両側から上方に延びる部分にオーバハングした部分を設けたことにより達成される。

また上記目的は、マザーボードと、該マザーボードに配置された光コネクタと、該光コネクタに光ファイバを介して接続され、前記マザーボードに配置された光モジュールと、ファンユニットとを備え、前記光モジュールは、ファンユニットにて強制的に冷却空気が供給されるように配置され、受光素子及びレーザーダイオード間に接続された複数の半導体部品を実装したプリント配線基板と、該プリント配線基板を収容したケースと、前記半導体部品に熱的に接続された放熱板と、隣接して前記プリント配線基板に設けられ、光ファイバに接続される受光素子及びレーザダイオードとを有し、前記半導体部品は、前記受光素子に接続される信号増幅用半導体部品と前記レーザダイオードに接続されるレーザダイオード駆動用半導体部品とを隣接して配置した光電子機器において、前記マザーボードは、近接して複数枚を並置して該マザーボード間を前記冷却空気の通路となし、前記ケースは、磁気シールド性を有する金属で構成され、複数の通風口を設け、前記放熱板は、電磁シールド部と橋絡部とを一体的に有し、少なくとも前記レーザダイオード駆動用半導体部品に対して設けられ、前記放熱板の電磁シールド部は、前記レーザダイオード駆動用半導体部品を囲んで前記信号増幅用半導体部品との間を電磁シールドするようにプリント配線基板に設け、前記放熱板の橋絡部は前記電磁シールド部と前記半導体部品の放熱部とにまたがって設けたことにより達成される。

【発明の実施の形態】
以下、本発明の実施例を図を用いて説明する。なお、各実施例において、同一符号は同一物または相当物を示すと共に、重複する説明は省略する。

まず、本発明の光モジュールの第1実施例を図1〜図4を用いて説明する。図1は本発明の光モジュールの第1実施例の外観図、図2は図1に示す光モジュールのケース及び放熱板を省略した状態の斜視図、図3は図1の光モジュールの放熱板取付け部の拡大図、図4は図3の放熱板取付け方法を示す部分斜視図である。なお、この図1〜図4では、光モジュールの実施例で説明するが、光モジュール特有でない構成は電子モジュールに適用できるので、電子モジュールの実施例を別の図を用いて説明することは省略する。

光モジュール45は、複数の半導体部品12、14、16、17を実装した基板18と、該基板18を収納したケース1と、半導体部品12に熱的に接続された放熱板21と、光ファイバ4に接続された受光素子11及びレーザーダイオード15を備えている。ケース1は、磁気シールド性を有する金属で構成され、側面及び上面に複数の通風口2、3、この実施例では多数の通風口2、3が形成され、冷却空気を外部から導入できるようになっている。この通風口2、3は、半導体部品12、16の直上を除いて形成され、その半導体部品12、16に対する電磁シールド効果を高めるようになっている。金属ケース1は接地されている。基板18はプリント配線基板で構成されている。光ケーブル4は、入力側が受光素子11に、出力側がレーザダイオード15に接続されている。受光素子11とレーザダイオード15は、プリント配線基板18の一側端部に、隣接して並置され、金属ケース1より外部に突出している。受光素子11は、光ファイバ4から入力された光入力信号を電気信号に変換するものであるが、その電気信号は非常に微弱な信号強度である。半導体部品12は、この微弱な電気信号を増幅し、識別する増幅器、識別器としての機能を有するがこの受光素子11の直後に接続されている。半導体部品14は、信号分離回路(デマルチプレクサ)として機能し、電気信号を出力する。一方、入力電気信号は信号多重化回路(マルチプレクサ)として機能する半導体部品17を経て、レーザダイオード駆動用半導体部品16で電流パルスに変換され、レーザーダイオード15で光信号変換され光ファイバ4に出力される。半導体部品12、14、16、17が作動すると、各々発熱し、金属ケース1に設けられた通風口2、3より出入りする冷却空気により冷却される。

また、半導体部品12、16は、電気特性上の理由から隣接した受光素子11、レーザダイオード15のできるだけ近くに搭載しなければならい。このため、大きなノイズを発生する半導体部品16とノイズの影響を受けやすい半導体部品12とは高密度実装する必要があり、具体的には、プリント配線基板18に樹脂を介して直接接続して高密度な実装が可能なフリップチップアタッチ実装方式を採用して、半導体部品14、17及びその他の電子部品と共に混載されている。

受信側の半導体部品12は、微弱な信号を取り扱うために周囲の半導体部品から発生するノイズの影響を受けやすい。また、レーザダイオード駆動用半導体部品16は、大電流パルスを出力するために、大きなノイズ発生源になっている。さらに、信号多重用半導体部品17、信号分離用半導体部品14は、デジタル信号処理が行われるためにノイズを発生すると共に、ノイズの影響もある程度受け易いものである。このため、半導体部品12は周囲のノイズから隔離するために、半導体部品16はノイズを周囲に漏らさないために、電磁シールド機能を兼ねた放熱板21を接続している。

放熱板21は、図3、図4に示すように、電磁シールド部25と橋絡部23とを一枚の金属平板より折り曲げられて一体に形成され、高熱伝導性の部材、例えばアルミニウム、マグネシウム、銅などの金属、あるいは窒化アルミニウムなどで構成されている。放熱板21は電磁シールド部を兼用しているので、別途電磁シールド部を独立して設けるものに比較して、構成が簡単となり安価なものとすることができると共に、スペース的にも有利である。また、放熱板21は、一枚の金属板で一体に形成されているので、別体のものを接続するものに比較して、製作が容易であり、更には、平板状の一枚の金属板をプレス加工することにより形成されているので、生産性が良く、安価に製作できる。

図3、図4において、放熱板21の電磁シールド部25は、半導体部品16を囲むようにコ字状に形成され、プリント配線基板18上に半田付けなどで熱的に接続されて立設して固定され、接地されている。電磁シールド部25のコ字状の開放面は、光ファイバ4に接続された光素子11又は15がある金属ケース1の側面に近接されているので、半導体部品16はこの電磁シールド部25と金属ケース1の側面とで囲まれて電磁シールドされる。放熱板21の橋絡部23は、電磁シールド部25の対向する壁面の上端部をまたぐように設けられ、突出部24、オーバハング部62及び半導体部品への接続部26を備えている。橋絡部23の突出部24は、電磁シールド部25の対向する壁面の上端部よりそれぞれ高く突出するように山形に屈曲して形成され、中央部側がオーバハング部62に連続している。突出部24は、電磁シールド部25の上端部より高く突出しているので、金属ケース1の流入口2、3から流入する冷却空気と熱交換し易くなっている。放熱板21の接続部26は、橋絡部23の中央部に位置し、半導体部品16の上面に熱的及び電気的に接続されている。この具体的な接続構造は、接続部26の底面に半導体部品16の上面放熱部が接着剤21を介して固着されているものである。橋絡部23のオーバハング部62は、接続部26の両側と突出部24の中央部側との間に位置し、接続部26の両側から上方に接続部中央側にオーバハングするように形成されている。

この放熱板21は、図3及び図4において半導体部品16に適用した例で説明したが、半導体部品12にも同様な構成で適用されている。なお、周囲からのノイズの影響を受け易い半導体部品12又はノイズを発生する半導体部品16に適用されるが、必要あれば全ての半導体部品に適用しても良い。

かかる光モジュール45を動作させると、半導体部品12、14、16、17及びその他の電子部品は発熱すると共に、半導体部品14、16、17はノイズを発生する。

半導体部品12、16で発熱した熱は、半導体部品上面から放熱板21に伝わり、放熱板21からプリント配線基板18に伝わると共に、半導体部品16のプリント配線基板18への接続部からも伝わる。このとき、金属ケース1の通風口2、3から流入した冷却空気により、放熱板21の橋絡部23及び電磁シールド部25の表面、プリント配線基板18の表面から放熱される。この放熱において、放熱板21に電磁シールド部25を設けたことにより、放熱面積が増大し、放熱性能を向上することができる。特に、電磁シールド部25を設けたことにより冷却空気の流れは電磁シールド部25の上端部より上方において流速がく速くるなるが、電磁シールド部25の上端部より上方に突出する突出部24を設けたので、この突出部24の前縁効果により境界層が薄くなることと相俟って、突出部24が特に効率よく冷却空気と熱交換して放熱性能を一層向上することができる。

また、光モジュールの温度変動によりプリント配線基板18が微妙に変形するが、放熱板21にオーバハング部62が設けられているので、この変形を確実に吸収することができる。即ち、プリント配線基板18が半導体部品16を橋絡部23から離れるように変形する場合には、オーバハング部62がより垂直になるように変形し、一方、プリント配線基板18が半導体部品16を橋絡部23に押付けるように変形する場合には、オーバハング部62がより傾斜するように変形し、これによりプリント配線基板18の変形が確実に吸収される。従って、半導体部品16とプリント配線基板18及び橋絡部23との接続部を保護することができ、信頼性の高いものとすることができる。特に、半導体部品12、16をフリップアタッチ実装方式で実装した場合に有効である。

また、基板18に混載された半導体部品12、16との間に電磁シールド部25が設けられているので、半導体部品16で発生したノイズをノイズの影響を受け易い半導体部品12に対して電磁シールドすることができる。特に、電磁シールド部25は、半導体部品12及び16のそれぞれを囲むように設けられているので、半導体部品12、16間の電磁シールド性をより向上することができる。更には、電磁シールド部2は、コ字状に形成され、金属ケース1と共に半導体部品16を囲んでいるので、他の半導体部品14、17に対しても確実に電磁シールドすることができる。また、電磁シールド部25はプリント配線基板18に接地しているので、ノイズによって電磁シール部25に誘起される電流は、橋絡部23に流れることなく、プリント配線基板18に流れ込む。送信側の半導体部品16に用いる電磁シールド部25の内壁に例えばフェライト系の電波吸収体の層を形成しておけば、放熱性能に影響を与えることなく、更に電磁シールド性を向上することができる。なお、図示していないが、ノイズの影響を受け易い半導体部品12に用いる放熱板を21も単独に分離して接地すれば、より効果的である。また、金属ケース1も接地しているので、半導体部品12の上方からノイズの影響を防ぐことができる。

図5において、光電子機器41は、光インタフェース部のマザーボード44と、このマザーボード44に配置された光コネクタ46と、この光コネクタ46に光ファイバ4を介して接続され、前記マザーボード44に配置された光モジュール45と、ファンユニット42、43と、論理演算処理部のマザーボード47と、電気インタフェース部のマザーボード48と、このマザーボード48に配置された電気コネクタ49を備えている。光インタフェース部のマザーボード44は、近接して複数枚並置されている。この光インタフェース部のマザーボード44の下方には、同じ間隔で電気インタフェース部のマザーボード48が複数枚配置されており、これらのマザーボード44、48に隣接して論理演算処理部47のマザーボード47が配置されている。これらのマザーボード44、47、48の下方及び上方に吐出側ファンユニット42、吸入側ファンユニット43が配置され、各マザーボード44、47、48間に冷却空気を送り込み、各マザーボード44、47、48の間が冷却空気の通風路となるよう構成されている。光モジュール45は、図1〜図4に示されたものであり、冷却空気の通風路内に位置するように、マザーボード44に複数個取付けられている。光コネクタ46は、外部の幹線系光通信網等に接続されている。論理演算処理部のマザーボード47は、光インタフェース部から送られてきた電気信号のうち、関係するものだけを引っ張り出して電気インタフェース部のマザーボード48側にデータを送り込むものである。電気インタフェース部のマザーボード48は、前記電気インタフェース部のマザーボード47側からのデータを電気コネクタ49で受けて、下位の電子機器に向けに仕分けしてさらに低速信号にして送り出すものである。

この放熱板35は、複数の半導体部品を囲む共通の電磁シールド部32と、半導体部品毎に対応する複数の橋絡部34とを有している。相互のノイズの影響を無視できる半導体部品であれば、半導体部品毎に独立して電磁シールド部を設けるよりも、複数の半導体部品を共通した一つ電磁シールド部34で囲む方が構成を簡単にできる。橋絡部34は、半導体部品接続部31と、この接続部から放射状に延びる多数の突出部33とを有している。このように突出部33の数を増やすことにより、突出部33の放熱面積を増加することができるだけでなく、冷却空気との前縁効果による放熱性能の向上を図ることができる。また、突出部33を放射状に設けることにより、流れ込む冷却空気の任意の流れ方向に対しても安定した放熱性能が得られる。
