【発明に属する技術分野】
本発明は、鋳ぐるみにより、取付モジュールとプレートフィンとの材質を同一又は異種材にて放熱性を優れたものにでき、成形取り出しが容易にでき、溶湯としての取付モジュールの周囲冷却を防止して均一凝固を可能とし、さらに前記取付モジュールへの巣又は気泡発生を防止できるヒートシンク製造装置及びその製造法に関する。

【従来技術】
CPU,MPU等のLSI(高密度集積回路)において、熱的性能が部品の信頼度あるいは寿命に影響し、温度上昇がその寿命,高速性等に大きく影響される。LSIが高密度集積化および高速化されるのに伴い、それから発生する熱量が増大し、強制冷却できるものが必須となっている。また、ヒートパイプにおいても、強制冷却手段が必要とされている。そのような状況下において、ピンフィン付き又はプレートフィン付きのヒートシンクとして、空冷構造のものがあり、LSI箇所を個別的に放熱でき、さらに、液体による冷却構造とは異なり、液漏れ等もなく故障もなく、簡易な構造で、安全性、信頼性の著しく高いものである。このようなピンフィン付き又はプレートフィン付きのヒートシンクでは、放熱性能において低いという問題がある。

これを解決して放熱性能を高めるには、具体的には、多数設けたピンフィンの直径を小さくしたり、或いは多数並列したプレートフィンの肉厚を薄くする程良いと研究されている。そこで、当該出願人は、特願平7−338937号において、プレートフィンの肉厚を1mm以下と薄くしても、ピンホール等が一切存在しない整然としたプレートフィンを製造できる発明を研究・開発した。さらに、鋳ぐるみ製造において、取付モジュール箇所の気泡の除去や密度の維持のために溶湯を加圧することも開発している。

【発明が解決しようとする課題】
しかるに、取付モジュールの製造箇所に種々の問題点が発生している。即ち、加圧パンチで溶融金属を溶湯加工する際、(1)加圧パンチ13とホルダー11のすき間が大きい場合、溶湯がそれらすき間から逃げ、所定の圧力伝達ができず、健全な鋳ぐるみ品が得られなかった。更に、加工パンチ13に抱きついた鋳物の除去には相当な工数を要する問題があった(図10参照)。また、(2)加圧パンチ13とホルダー11のすき間が小さい(湯が入り込まない距離)場合、溶湯C0 が、型,パンチ,ホルダーに各々接触した瞬間、界面部に凝固膜を形成し、型内は、溶湯C0 が巻き込んだ空気又は気泡aが逃げられない閉じられた状態となるため、鋳物中に内圧をもった巣bが多数存在する問題があった(図11参照)。

また、加圧パンチ13とホルダー11のすき間に湯あるいは酸化物が微量でも入り込んだ場合、カジリdとなって加圧パンチ13とホルダー11を損傷させる問題があった(図11参照)。さらに、溶湯C0 はホルダー11の接触部より凝固が始まり、先に固化するため、中央部の未凝固部eを加工することができなくなり、中央部に凝固によるヒケ巣fが発生する問題があった。加圧パンチ13を段付形状にしたり、加圧パンチ13の中央部を可動できる2段パンチ14を形成しても、改善できなかった(図12)。

以上のように、溶湯加圧時に溶湯が型と加圧パンチのすき間に浸入することで成形後のヒートシンクの取りだしを困難にしているため、この状況の改善が第1の目的である。また、溶湯への加圧に対して、型の周囲の壁による冷却での硬化が加圧を阻害するのを防止することが第2の目的である。そして、気泡等を吸収する手段を備えることにより、ベース部なる取付モジュールの気泡混在部分を排除し、混在部分の除去加工を減少させることが第3の目的である。

【課題を解決するための手段】
そこで発明者は、前記課題を解決することを目的とし、鋭意,研究を重ねた結果、その発明を、スリット状の薄形穴部を所定間隔をおいて並列状に多数形成した金型と、該金型の薄形穴部内に、該薄形穴部に対応する薄肉の板厚で、それぞれの上端が露出するように挿入したアルミニウム等の非鉄金属によるプレートフィンと、前記金型が装填されたホルダーと、該ホルダー内壁を塞き、且つ前記金型上に載置された枠状で加圧変形可能な内ホルダーと、該内ホルダー内及び前記プレートフィンのそれぞれの上端を充填するアルミニウム等の非鉄金属の溶湯と、該溶湯及び内ホルダーを押圧する前記内ホルダーの中間径の外径を有する加圧パンチとからなるヒートシンク製造装置としたり、或いはスリット状の薄形穴部を所定間隔をおいて並列状に多数形成した金型の薄形穴部内に、該薄形穴部に対応する薄肉の板厚のアルミニウム等の非鉄金属によるプレートフィンのそれぞれの上端が露出するように挿入し、これらをホルダー内に装填し、且つ該ホルダー内に、該ホルダー内壁を塞ぐようにした枠状で加圧変形可能な内ホルダーを挿入し、該内ホルダー内にアルミニウム等の非鉄金属の溶湯を充填し、前記プレートフィンのそれぞれの上端を溶湯にて埋設させ、前記内ホルダーの中間径の外径を有する加圧パンチにて前記溶湯及び内ホルダーを押圧し、前記溶湯が硬化した非鉄金属は取付モジュールとし、該取付モジュールに前記プレートフィンを多数植設して製造してなるヒートシンクの製造法としたことにより、取付モジュールとプレートフィンとの材質を同一又は異種材にて放熱性を優れたものにでき、成形取り出しが容易にでき、溶湯としての取付モジュールの周囲冷却を防止して均一凝固を可能とし、さらに前記取付モジュールへの巣又は気泡発生を防止でき、前記の課題を解決したものである。

【実施の態様】
本発明の第1の実施の形態の製造装置及び製造法について、図1乃至図7に基づいて説明する。まず、図6に示すように、製造装置により製造される,LSI用又はヒートパイプ用のヒートシンクAは、アルミニウム等で熱伝導率が優れた非鉄金属Cによる板状の取付モジュール1と、この上面に該取付モジュール1の材質と同一(図6参照)の非鉄金属Cによるプレートフィン2,2,…が多数植設されたものとから構成されている。

そのヒートシンクAは、方形状の板片としての取付モジュール1に対して、薄肉の板厚tで,所定の板長さs,所定の板高さhのプレートフィン2,2,…が所定間隔Pをおいて並列状に多数植設されている。

そのプレートフィン2,2間はあまり密に設けてもフィン間流路の流動抵抗が増加し、フィンは有効に働かない。このため、空気流速が小さい場合、過密にするようにプレートフィン2を用いるのは危険である。またフィンの設置間隔が粗に過ぎると伝熱面積が小さく、ヒートシンクとしての放熱性能が低下するため、流動抵抗の増大と伝熱面積の増加率との調和から決定される適正なるプレートフィン2,2相互の間隔を求めることが必要である。

その製造装置について説明する。図7(A)に示すように、その金型Bは、僅かな穴幅Tで,所定の穴長さS,所定の穴深さHをなしたスリット状の薄形穴部10が所定間隔において多数設けられて構成されている。該薄形穴部10の穴幅T,穴長さS,穴深さHに対応するように、薄肉の板厚tで,所定の板長さs,所定の板高さhに前記プレートフィン2は形成されている(図6参照)。即ち、薄形穴部10の穴幅Tで,所定の穴長さS,所定の穴深さHに、隙間が殆どないような寸法の、僅かに小さい形及び大きさとして形成されている。

11は升状のホルダーであって、図3及び図4に示すように、この内部の下半分に、前記金型Bが取り出し可能で且つ密に装填されるように構成されている。前記ホルダー11内壁を塞き、且つ前記金型B上に、枠状で加圧変形可能な内ホルダー12が設けられている。

該内ホルダー12は、枠状をなし、圧力にて変形可能な材質で、しかも断熱性能に優れたものとして構成されている。このような内ホルダー12の実施の形態は複数存在する。まず、第1の実施の形態としては、図3(A)及び(B)に示すように、角形升状をなし、アルミ箔にて空隙12aが多数形成するように,ハニカム状等に多数枚のアルミ箔積層成形品として形成されることもある。この場合には、その多数の空隙12a,12a,…が断熱層になると共に、加圧により適宜変形するように構成されている。さらに具体的には、その外径をL1 とし、厚みを除いた内径L2 とすると、その外径L1 は、前記ホルダー11の内壁内径と略同一である。

また、内ホルダー12の第2の実施の形態としては、図4に示すように、角形升状をなし、アルミ繊維にによるワイヤーたわし状のものとしてこれが圧縮されて形成され、即ち、アルミ繊維圧縮成形品として形成されたものである。この場合も、加圧変形性を有し、さらに、そのアルミ繊維間に多くの空気層又は通気性を有し、且つ空気層又は通気性ゆえに断熱性をも有している。

さらに、内ホルダー12の第3の実施の形態としては、図示しないが、通常の砂型鋳造の鋳型材とし、水ガラスを砂に混練し成形し、CO2 ガスを吹きかけて固化させたものであり、CO2 型6号砂造型品とすることもある。この場合の6号砂は粗く安く、コストも低くできる。このCO2 型6号砂造型品なる内ホルダー12でも、加圧変形性を有し、また、その材質内部に空気層又は通気性を有し、且つ空気層又は通気性ゆえに断熱性をも有している。

また、内ホルダー12の第4の実施の形態としては、図示しないが、石膏に水を加えて発泡させて造型する発泡石膏造形品とすることもある。この場合でも、加圧変形性を有し、石膏ゆえに断熱性も有している。また、合成樹脂を発泡成形品として、射出成形にて成形することもある。具体的には、ウレタン発泡成形品,フェノール発泡成形品,アクリル発泡成形品として構成されることもある。いずれの発泡成形品も加圧変形性を有し、断熱性も有してしている。

前記ホルダー11の上方には、油圧装置による加圧パンチ13が加圧可能に設けられている。該加圧パンチ13の直径Dは、前記内ホルダー12の外径L1 よりも小さく、内径L2 よりも大きく形成されている。即ち、内ホルダー12の中間径となるように形成されている。具体的には、内ホルダー12の外径L1 よりも数mm乃至1,2cm程度小さくなるように形成される。

また、前記取付モジュール1となる部材は、アルミニウム等の非鉄金属Cの溶湯C0 が、前記内ホルダー12内及び薄形穴部10に挿入されたプレートフィンのそれぞれの上端を充填されて、その後に加圧パンチ13にて加圧されて、冷却されて構成されるものである。

次に、本発明の第1の製造方法の実施の形態について説明すると、まず、前記金型B内の多数の薄形穴部10,10,…内に、前記プレートフィン2,2をそれぞれ挿入する〔図7(B)参照〕。このとき、プレートフィン2のそれぞれの上端が前記薄形穴部10の上部より僅かの高さ2aだけ露出するようにセットする〔図1,図7(C)参照〕。このようにして全体の前記薄形穴部10,10,…にプレートフィン2,2,…を挿入する。

そして、このようなプレートフィン2を設けた金型Bを、ホルダー11の内部に装填し、次いで、アルミニウム等の非鉄金属Cの溶湯C0 を充填し、前記プレートフィン2,2,…の上端が埋設するように充填する(図1参照)。このとき、溶湯C0 の中は、空気等を巻きこみ、プレートフィン2の上端は、鋳ぐるみが不完全な状態になっている。そして、油圧装置による加圧パンチ13にて溶湯C0 及び前記加圧パンチ13の上辺箇所を加圧する(図2参照)。

すると、溶湯C0 は加圧されると同時に、前記内ホルダー12も加圧されて変形する。このときの変形は、溶湯C0 が加圧されると、その力が内ホルダー12を変形させ、力を吸収するようになる。具体的には、加圧パンチ13は、最初に内ホルダー12に接触するが、該内ホルダー12は、加圧変形性のため、加圧パンチ13の加圧力で押し潰され圧縮されていく。加圧パンチ13と接触した溶湯C0 も同時に圧縮されていき、該溶湯C0 は、加圧パンチ13とホルダー11のすき間に逃げ込もうとするが、内ホルダー12は、加圧とともに密度が上がってくるため、溶湯中の空気は逃げても、溶湯は閉じ込められ加圧されていく。このような溶湯加圧では、その溶湯C0 は、粘性が多い状態が好適である。この溶湯加圧では、溶湯C0 の金属組織がより密となり、硬度が増加するようになる。

その後、前記ホルダー11を冷却させて、その溶湯C0 を養生する。その養生している状態で、プレートフィン2と、非鉄金属Cの溶湯C0 とが非鉄金属Cで同一材質であるために、その金型Bからプレートフィン2の上端が露出している箇所なる露出部2aは、その溶湯C0 の溶融温度にて溶解して一体化する。また、ホルダー11を冷却しても、内ホルダー12の存在にて取付モジュール1となる周縁箇所は早期に凝固しないで、全体の取付モジュール1が除々に凝固する。

即ち、断熱性の良い内ホルダー12の存在により、溶湯C0 の凝固は、内ホルダー12に接触している部分と中央部とほぼ同程度の凝固速度となるため、プレートフィン2全体に均等な圧力を伝えることが可能になり、結果としてプレートフィン2の良好なる鋳ぐるみができるものである。このようにして溶湯C0 が硬化した後に、硬化した所定厚さの非鉄金属Cとプレートフィン2,2,…と変形した内ホルダー12とを前記ホルダー11から取り出し、且つその金型Bから非鉄金属Cとプレートフィン2,2,…と変形した内ホルダー12とを取り出す(図5参照)。

その後に、該内ホルダー12は廃棄して、非鉄金属Cは取付モジュール1として成形でき、該取付モジュール1には前記プレートフィン2,2,…が一体化して多数植設することができる(図5の上側参照)。また、必要に応じて取付モジュール1の外周を整然と加工することもある。これによって、プレートフィン2と取付モジュール1とがそれぞれ同一の金属材によるヒートシンクAを製造できる(図6参照)。

次に、別の実施の形態の製造装置又は製造法では、アルミニウム等の非鉄金属Cによる板状の取付モジュール1と、この上面に該取付モジュール1の異なる材質の銅等の金属製のプレートフィン2,2,…が多数植設されたものとから構成されているヒートシンクAの製造装置又は製造法である。この場合は、前記第2の製造法と略同一であるが、そのプレートフィン2の上端は、溶湯C0 に溶解せず、プレートフィン2と取付モジュール1とが別部材として構成されるものである(図8及び図9参照)。この場合には、特に、プレートフィン2の材質を放熱性能を増加できるようにできる。

また、前記ヒートシンクAは、方形状の板片の取付モジュール1を使用したが、図示しないが、円形状の取付モジュール1とすることもある。この場合のプレートフィン2の板長さは、直径付近で最大となるように個々のものが相違するように所定間隔をおいて並列状に多数植設されている。この場合の金型B,ホルダー11,内ホルダー12等は平面的に見て円形をなすように構成されている。

【発明の効果】
請求項1の発明では、スリット状の薄形穴部10を所定間隔をおいて並列状に多数形成した金型Bと、該金型Bの薄形穴部10内に、該薄形穴部10に対応する薄肉の板厚で、それぞれの上端が露出するように挿入したアルミニウム等の非鉄金属Cによるプレートフィン2と、前記金型Bが装填されたホルダー11と、該ホルダー11内壁を塞き、且つ前記金型B上に載置された枠状で加圧変形可能な内ホルダー12と、該内ホルダー12内及び前記プレートフィン2のそれぞれの上端を充填するアルミニウム等の非鉄金属Cの溶湯C0 と、該溶湯C0 及び内ホルダー12を押圧する該内ホルダー12の中間径の外径を有する加圧パンチ13とからなるヒートシンク製造装置としたことにより、本装置によれば、プレートフィン2は溶湯C0 にて製造時において成形するものではないため、予め、ピンホール等の一切存在しない整然としたものにできる。

また、請求項1の発明では、使用後に廃棄するもので、しかも加圧変形性を有しているため、加圧時に変形して、金型Bと加圧パンチ13とのすき間を塞ぎ、溶湯C0 が外部側に流出しているのを防止でき、これによって型から製品の取り出しが容易となるし、また、内ホルダー12は加圧変形可能なため、該内ホルダー12が変形するために、溶湯C0 を加圧したときに、該溶湯C0 が内ホルダー12側に押し出すようになり、溶湯C0 の加圧が確実となり、取付モジュール1箇所の気泡混在部分が生ぜず、良好なるヒートシンクの加工ができる。

また、請求項5の発明では、スリット状の薄形穴部10を所定間隔をおいて並列状に多数形成した金型Bの薄形穴部10内に、該薄形穴部10に対応する薄肉の板厚のアルミニウム等の非鉄金属Cによるプレートフィン2のそれぞれの上端が露出するように挿入し、これらをホルダー11内に装填し、且つ該ホルダー11内に、該ホルダー11内壁を塞ぐようにした枠状で加圧変形可能な内ホルダー12を挿入し、該内ホルダー12内にアルミニウム等の非鉄金属Cの溶湯C0 を充填し、前記プレートフィン2のそれぞれの上端を溶湯C0 にて埋設させ、前記内ホルダー12の中間径の外径を有する加圧パンチ13にて前記溶湯C0 及び内ホルダー12を押圧し、前記溶湯C0 が硬化した非鉄金属Cは取付モジュール1とし、該取付モジュール1に前記プレートフィン2を多数植設して製造してなるヒートシンクの製造法としたことにより、取付モジュール1とプレートフィン2とが同質又は異質であっても、プレートフィン2は予め製造されたものであり、該プレートフィン2は製造時において成形するものではないため、従来のダイキャストによって圧力を加えて行うものとは大きく相違し、完成したときには、プレートフィン2は、ピンホール等の一切存在しない整然としたものにできる。さらに、プレートフィン2は、特に、予め成形するために、薄肉材であっても十分なる成形ができる。

特に、請求項5の発明では、ホルダー11内に、該ホルダー11内壁を塞ぐようにした枠状で加圧変形可能な内ホルダー12を挿入し、該内ホルダー12内にアルミニウム等の非鉄金属Cの溶湯C0 を充填し、前記プレートフィン2のそれぞれの上端を溶湯C0 にて埋設させ、前記内ホルダー12の中間径の外径を有する加圧パンチ13にて前記溶湯C0 及び内ホルダー12を押圧したことにより、加圧パンチ13は、最初に内ホルダー12に接触するが、該内ホルダー12は、加圧変形性のため、加圧パンチ13の加圧力で押し潰され圧縮され、加圧パンチ13と接触した溶湯C0 も同時に圧縮されていき、該溶湯C0 は、加圧パンチ13とホルダー11のすき間に逃げ込もうとするが、内ホルダー12が変形してここに逃げ、溶湯中の空気は逃げても、溶湯C0 は閉じ込められ加圧され、該溶湯C0 内の巣や空気はなくなり、巣のない熱伝導率が優れた放熱効果の極めて高いヒートシンクの製造ができる。
