本発明は、冷陰極アレイと蛍光面を組み合わせたフラットパネル表示装置に関する。

【従来の技術】
冷陰極と蛍光面を組み合わせたフラットパネル表示装置としては、例えば電界放射陰極アレイを用いたフィールドエミッションディスプレイ(Field−Emission Display、以下FED)、表面伝導型電子源を用いた表面伝導型ディスプレイ(Surface−Conduction−Electron−Emitter−Display、以下SED)、金属―絶縁体―金属(Metal−Insulator−Metal、以下MIM)や金属―絶縁体―半導体(Metal−Insulator−Semiconductor、以下MIS)等の薄膜型電子源を用いたものや、ダイヤモンド膜、ダイヤモンド状炭素膜等の電子放出膜とグリット電極等を組み合わせたものが研究開発されている。

これらのフラットパネル表示装置は、表示原理がブラウン管と同様で、加速された電子線による蛍光体の発光に基づいているので、高輝度、高コントラスト、高速応答等の優れた画質が得られる特徴がある。

【発明が解決しようとする課題】
冷陰極と蛍光面を組み合わせたフラットパネル表示装置では、冷陰極から放出される電子線を加速して蛍光面に入射させるため、その間を真空に保つ必要がある。その真空は高い真空度が要求される。真空度が低い場合、冷陰極と蛍光面間に印加される高電圧により放電が生じたり、イオン化した残留ガスにより冷陰極がスパッタされたりする。また、冷陰極表面が残留ガスで汚染されると表面の仕事関数が上昇したり、表面汚染層で電子が散乱されたりして、電子放出量の減少や、不規則な電流変動が生じてしまう。特に電界放射陰極アレイを用いたFEDは表面汚染に敏感で、最悪でも10−7Torr台以下の高い真空度が要求されている。

しかしながら、冷陰極と蛍光面を組み合わせたフラットパネル表示装置では、冷陰極アレイ基板10と蛍光面基板110間の距離が図2に示すように200mm〜3mm程度と狭く、さらにパネル内部には大気圧を支持するためのスペーサ30が配置されているため、排気のコンダクタンスが低い。排気管118を用いる場合はさらに排気コンダクタンスが低下する。したがって、フラットパネル表示装置で高い真空度を得ることが難しい。

さらに、真空封止した後の真空度維持には、フラットパネル表示装置内に搭載する蒸発型のBaゲッター等、あるいは非蒸発型のZrゲッター等を用いるが、フラットパネル表示装置においてこれらのゲッター120は画像表示を妨げないよう通常図3に示すように表示領域周辺部にのみ配置せざる得ない。したがって、表示領域の中心部でガス放出等による真空劣化が生じた場合、排気コンダクタンスが低いため排気に時間がかかる。その間に、冷陰極表面が汚染されたり、放電が起き冷陰極が破壊されたりする。

本発明の目的は、冷陰極アレイと蛍光面を組み合わせたフラットパネル表示装置において、フラットパネル表示装置内の高い真空度を達成するとともに、表示装置内のどの場所に於いても素早く放出ガスを排気し、フラットパネル表示装置内全体を高い真空度に維持し、信頼性の高いフラットパネル表示装置を実現することにある。

【課題を解決するための手段】
上記の目的は、冷陰極の電子放出部以外の表面の少なくとも一部、または、冷陰極と蛍光面の間の電極の表面の少なくとも一部に、Ti、ZrおよびHfからなる群の中から選ばれた少なくとも1種またはそれを主成分とする合金の膜を形成し、それらの膜がガスを排気するゲッターとして使用することにより達成できる。

すなわち、フラットパネル表示装置内のほぼ全面に形成される冷陰極アレイ自身、または冷陰極アレイと蛍光面間に挟まれる電極などの構造物自身がゲッター作用を有することにより、フラットパネル表示装置内のどの場所に於いても素早い排気が可能となる。したがって排気が行いやすくフラットパネル表示装置内部全体の高真空化が達成できる。さらに、局所的なガス放出の素早い排気が可能となり、冷陰極汚染の防止、放電の防止が可能となる。

実施例3
冷陰極に薄膜型電子源を用いた場合の本発明の実施例を図9〜11に示す。ここではMIM型の電子源を例に説明するがMIS型も同様の手法が応用できる。

まず、下部電極11用の金属膜を成膜する。下部電極11の材料としてはAlやAl合金を用いる。ここでは、Ndを2原子量%ドープしたAl−Nd合金を用いた。成膜には例えば、スパッタリング法を用いる。膜厚は300 nmとした。成膜後はホト工程、エッチング工程により図9(a)に示すようなストライプ形状の下部電極11を形成する。エッチングは例えば燐酸、酢酸、硝酸の混合水溶液でのウェットエッチングを用いる。

次に、保護絶縁層14、絶縁層12の形成方法を図9(b)を用いて説明する。まず下部電極11上の電子放出部となる部分をレジスト膜でマスクし、その他の部分を選択的に厚く陽極酸化し,保護絶縁層14とする。化成電圧を100Vとすれば、厚さ約136 nmの保護絶縁層14が形成される。つぎにレジスト膜を除去し残りの下部電極11の表面を陽極酸化する。例えば化成電圧を6Vとすれば、下部電極11上に厚さ約10
nmの絶縁層12が形成される。

次に図9(c)に示すように上部電極13への給電線となる上部バス電極膜をスパッタリング法で成膜し、加工する。ここでは多層膜を用い上部バス電極下層15の材料としてWを、上部バス電極中間層として16の材料としてAl−Nd合金、上部バス電極上層として17の材料として表面をTiNの保護膜18で被覆したTi、表面をZrNの保護膜18で被覆したZrで、あるいは表面をHfNの保護膜18で被覆したHfで形成した。 その膜厚は、上部バス電極下層15は後で形成する上部電極13が上部バス電極下層15の段差で断線しないように数nm〜数10nm程度と薄くし、上部バス電極中間層16は給電を十分にするため、数100nm程度と厚く成膜する。加工は、ホト工程、エッチング工程により上部バス電極の積層膜を下部電極11とは直交する方向にストライプ状にエッチングする。エッチングは、上部バス電極上層17のTi等 とその保護膜18のTiN等の積層膜、上部バス電極中間層16のAl−Ndを連続してエッチングする。さらに上部バス電極下層15のWを上層、中間層より外側に延在するようにエッチングし、上部電極13への給電パッドとする。

最後に図9(d)に示すように上部電極13のスパッタ成膜、加工を行う。上部電極13の膜厚は数nmである。ここでは3nmとした。また、上部電極13は電子放出部と上部バス電極との給電をとる部分以外は除去する。これにより、上部バス電極表面に表面をTiN等の保護膜18で被覆したTi等を露出させることができる。
また、上部電極13としては TiN、ZrN、HfNの積層膜を用いることができる。この場合は電子放出部以外の上部バス電極上に上部電極13の膜を残しても、上部バス電極表面の構造がTiNの保護膜18で被覆したTi、表面をZrNで被覆したZr膜、表面をHfNで被覆したHf膜となる。

次に、図11に示すように上記の薄膜型電子源アレイを形成した基板10を別途作製した蛍光面の面板110とスペーサ30と枠部材116を介し、表示部の周辺にゲッター120を配してフリットガラス115を用いて封着、排気する。ゲッター120は非蒸発型ゲッターをパネル内に配置するか、ゲッター室を設け蒸発型Baゲッターを配置する。フリットガラス封着は大気中でも可能であるが、TiN膜等の保護膜18のダメージを防止するため、窒素やAr等のガス中あるいは真空中で行うのが望ましい。ガス中で封着した場合は、排気管118を用いて加熱排気を行って脱ガスし排気管118をチップオフし封止する。真空中で封着した場合は排気管118を用いず、封着過程で脱ガスを兼ねることも可能である。

本実施例の薄膜型電子源アレイ基板を用いた場合、排気管118を用い加熱排気を行う際、あるいは真空封着の際、真空中で薄膜型電子源アレイが加熱されることによりTiN、ZrN等のNがTi膜、あるいはZr膜等の内部に拡散し、保護膜18が除去されて活性なTi膜、Zr膜等が露出する。この膜は表示装置内の残留ガスと反応するようになり、ゲッター作用を発揮する。

このように本発明によれば、冷陰極を用いたフラットパネル表示装置の表示部周囲のみならず、表示部全体にわたりゲッターを備えることができる。したがって、従来問題であった排気コンダクタンスの低さに起因するフラットパネル表示装置の低真空、局所的なガス放出に対する排気の遅さが解消される。

本発明によれば、ゲッターを冷陰極アレイ基板内、あるいはグリット電極等に内蔵するフラットパネル表示装置を作成できる。そのため、フラットパネル表示装置の低真空、局所的なガス放出に対する排気の遅さが解消される。したがって、放電や冷陰極アレイの表面汚染等の劣化が起きない信頼性の高いフラットパネル表示装置を作成できる。
