【発明の属する技術分野】
本発明は真空成膜装置内の基板の温度を測定するための装置に関するものであり、更に詳しくは非接触で精度高く測定し得て真空成膜装置への着脱容易な基板温度測定ユニットに関するものである。

【従来の技術】
従来、真空成膜装置内で基板に薄膜を形成させる場合の基板温度の測定には熱電対や放射型赤外線温度計が使用されている。周知のように、熱電対は2種の金属線の接点を測定対象に取りつけた時の起電力の大きさから温度を測定する素子であり、放射型赤外線温度計は測定対象から放射される赤外線の強度、すなわち放射エネルギ密度が温度によって変化することから、特定波長の強度変化を捉えて温度を測定する非接触タイプの温度計である。

熱電対はその接点と基板との接触具合によって指示温度が異なり、隙間があると実際の基板の温度よりも低く指示し、場合によっては数十度の誤差を生ずる。更には、基板の1枚、1枚に熱電対の接点を取り付けることは煩雑な作業であり、真空成膜装置の成膜枚数を低下させるという点において生産には向かない。

放射型赤外線温度計は、例えば真空成膜装置内の基板から放射され覗き窓を透過する赤外線を装置外において光学レンズでSiフォトダイオードなどの検出素子に集光してその強度を求め得るが、測定波長の強度が弱いと測定精度が低下するので、非接触タイプではあるが測定端子を基板に近接させる必要がある。しかし、基板の表面への近接は成膜の障害になるので、図6にその取り付けを示すように、基板11を載置する基板ホールダ12’、及びこれと一体的なヒータ13’とからなるヒータ部に穿設した貫通孔に、他端を赤外線強度測定装置45に接続した光ファイバ44の先端の石英ロッド43をプローブとして挿入して赤外線の強度を求めることが行われ、基板11の裏面の温度が測定されている。このプローブとしての石英ロッド43には基板11からの赤外線のほかに、ヒータ13からの赤外線、石英ロッド43自身が高温になることによって放射する赤外線などが混在してくるので、その測定精度は必ずしも満足なものではない。又、ヒータ部に貫通孔を設けることは加熱分布の均一性を低下させるし、ましてや基板面の温度を多点測定することは多くの貫通孔を要するので実際上無理である。

更には、実際の真空成膜装置においては、基板の温度を直接に測定することを行わず、ヒータ部に熱電対の接点を埋め込んで、予めその指示値と基板温度との差を測定しておき、実際の成膜に当たってはヒータ部の温度から基板の温度を求めている装置も少なくない。そのような装置では、予め測定する基板温度が正確であらねばならないが、前述の如く熱電対、放射型赤外線温度計は基板温度の精度の高い測定には難があり、較正機器としての信頼性に欠ける。

【発明が解決しようとする課題】
本発明は上述の問題に鑑みてなされ、真空成膜装置に取り付けて、基板温度を非接触で精度高く測定し得る基板温度測定ユニット、更には真空成膜装置への着脱が容易で測温用の較正機器としても使用し得る基板温度測定ユニットを提供することを課題とする。

【課題を解決するための手段】
上記の課題は、真空成膜装置内の基板へ照射するレーザ、及び該レーザから照射されるレーザ光の照射点から光軸の両側へ等角度で等距離の対称位置に配置され前記レーザ光が前記基板で散乱反射されて生ずるスペックル・パターンを受像するための一対のイメージセンサが真空フランジに対し固定された測定ヘッドと、前記一対のイメージセンサのそれぞれに接続され前記基板の加熱前後における前記スペックル・パターンの移動量を求める相関計と、該相関計に接続され前記スペックル・パターンの移動量の差、前記一対のイメージセンサの配置されている前記角度と前記距離、及び既知である前記基板の熱膨張係数から前記基板の温度を演算するコンピュータとからなり、前記測定ヘッドの前記真空フランジが前記真空成膜装置に対し直接に又は必要な部材を介して取り付けられることを特徴とする基板温度測定ユニット、によって達成される。

レーザ光の発振源から照射されるレーザ光が基板で散乱反射されて生じ、所定の位置に対象的に配置された一対のイメージセンサーに受像されるスペックル・パターンは基板の加熱によって移動するが、その移動量が相関計で求められ、相関計に接続されたコンピュータがスペックル・パターンの移動量の差、イメージセンサの位置、既知である基板の熱膨張係数から基板の温度を演算するので、真空成膜装置内の基板の温度を非接触で精度高く測定し得る。又、レーザ光の発振源と一対のイメージセンサとを真空フランジに固定して測定ヘッドとしているので、直接に又は必要部材を介しての真空成膜装置への着脱が極めて容易である。

【発明の実施の形態】
以下、本発明の実施の形態につき、図面を参照して説明する。

(実施の形態1)図1は基板温度測定ユニット10の基本的な構成図であり、レーザ光の透過材で成る覗き窓4付きのコンフラット・フランジ5に取り付けられた固定枠6にレーザ光の発振源1(以下、レーザ1と略す)と一対のイメージセンサ2、イメージセンサ3がレーザ光の照射点Pを含む同一面内に固定されて測定ヘッド7が形成されており、イメージセンサ2、3にはそれぞれ相関計8、9が接続され、これら相関計8、9にはコンピュータ51が接続されている。因みに、コンフラット・フランジは金属ガスケットをナイフエッジで挟持してシールするフランジである。温度が測定される基板11は真空成膜装置の真空チャンバ14内において、ヒータ13と一体的な基板ホールダ12上に載置されており、基板11の温度の測定に当たっては、真空チャンバ14に設けられているフランジポート16のコンフラット・フランジ15に、測定ヘッド7のコンフラット・フランジ5が金属ガスケット17を介しボルト18で接合される。なお、覗き窓4は熱膨張係数が金属に近いコバール用ガラスが使用され、コンフラット・フランジ5に対してコバール封じされている。

測定ヘッド7が真空チャンバ14に取り付けられた状態において、レーザ1からのレーザ光は覗き窓4を通して基板11へ照射され、レーザ光が基板11の表面の微細な凹凸によって散乱反射されて生ずる干渉模様、すなわちスペックル・パターンは同じく覗き窓4を通してイメージセンサ2、3に受像される。レーザ1に対してイメージセンサ2、3はレーザ光の照射点Pから光軸Zの両側へ角度±θ、距離L0 の対称位置に配置される。なお、レーザ1は基板11へ照射角度を調整し得るように、又イメージセンサ2、3はその位置する角度±θと距離L0 を調整し得るように固定されている。そして、これらはICF203のコンフラット・フランジに余裕をもって固定し得る程にコンパクトである。

基板11が加熱され伸びることによってスペックル・パターンは移動するが、イメージセンサ2、3が並ぶX方向への基板11の伸びによるスペックル・パターンの移動はイメージセンサ2、3で捉えられる。2基のイメージセンサ2、3を使用するのは伸び以外の要因によるスペックル・パターンの移動を排除するためである。加熱前後における上記スペックル・パターンの移動量はイメージセンサ2、3のそれぞれに接続されている相関計8、9によって求められ、相関計8、9が接続されているコンピュータ51によって基板11の加熱前後におけるスペックル・パターンの移動量の差、イメージセンサ2、3の位置する角度±θと距離L0 、及び既知である基板11の熱膨張係数αから基板11の加熱後の温度が演算されるようになっている。

レーザ光のように干渉性の大きい光が粗面で散乱反射した時に生ずるスペックル・パターンは物体の微小な変位、変形量、移動速度、その他の測定に利用されており(岩波理化学辞典、第4版、1987年)、特開平4−132944号公報に係る「熱膨張係数測定装置」には、図7に示すような測定原理図に基いて、加熱前後におけるサンプルの長さ変化、すなわち熱膨張係数をスペックル相関法で求める装置が開示されている。しかし、レーザを温度測定に使用した装置機器は未だ知られていない。

図2は基板温度測定ユニット10を分子線エピタキシャル装置(MBE装置)30に取り付けた場合の概略構成図である。このMBE装置30は全圧5×10−6Torrの真空下において、GaAs(001)基板19に対しAl、Ga、Asから成る薄膜を形成させる装置である。

MBE装置30の真空チャンバ34のフランジポート35におけるコンフラット・フランジ36には基板温度測定ユニット10の測定ヘッド7における覗き窓4付きのコンフラット・フランジ5が金属ガスケット17を介しボルト18で取り付けられる。測定ヘッド7のイメージセンサ2、3にそれぞれ相関計8、9が接続され、これらにコンピュータ52が接続されていることに変わりはない。

真空チャンバ34内のヒータ13と基板ホールダ12とからなるヒータ部に基板19が載置され、基板19に対向してAl、Ga、Asのそれぞれに対応する3個の“るつぼ”31、32、33が配置され、それぞれのシャッタ31’、32’、33’はコンピュータ52の指令で独立して開閉されるようになっている。

又、真空チャンバ34のフランジポート37のコンフラット・フランジ38に金属ガスケット17を介しボルト18で固定されているコンフラットフランジ41にセラミック製の導入端子47、48が取り付けられており、ヒータ13は外部の温度制御器41から導入端子47を経由する加熱ケーブル49によって加熱され、ヒータ部に接点を埋め込んだ熱電対42は導入端子48を経由して温度制御器41へ温度信号を入力し、その温度は温度制御器41に表示される。又、温度制御器41から温度信号がコンピュータ52へ入力され、コンピュータ52は各“るつぼ”のシャッタ31’、32’、33’を開閉する。なお、温度制御器41は基板19の温度をプログラム制御し得るようになっている。

次に基板温度測定ユニット10の作用を説明する。真空チャンバ34内で室温放置した基板19の加熱前の温度T0 はヒータ部における熱電対42の指示温度で求められる。基板19の温度とヒータ部の熱電対42の指示温度との較正は次のように行なう。真空チャンバ34を真空排気した後に温度制御器41を作動させ約700℃の温度までの間の何点かにおいて、熱電対42の指示温度と基板温度測定モータ10で測定される基板19の温度との差を記録する。この間、加熱によってGaAs(001)基板19からAsが脱離することを防ぐためにAsの“るつぼ”33のシャッタ33’を開とし基板19の表面に十分なAs蒸気を照射充満させる。

上記のようにして室温から約700℃までの間の熱電対42の指示温度と基板温度測定ユニット10で測定される基板19の温度との差の較正曲線が得られる。そしてこの温度差を温度制御器41のプログラムに取り込んでおくことによって基板19の温度の正確なプログラム制御が可能となる。較正曲線作成後は基板温度測定ユニット10を真空チャンバ34から取りはずし、盲コンフラット・フランジでフランジポート35を密閉シールするようにしてもよい。

GaAs(001)基板19にAlGaAs薄膜を形成させるに当たっては、予め熱電対42の指示温度と基板温度測定ユニット10による基板19の温度との差を取り込んでプログラムされている温度曲線に従い、温度制御器41によって基板19の加熱が行われる。基板クリーニングの温度を630℃、成膜温度を600℃として、熱電対42の較正指示温度で基板19の温度が630℃になった時点でコンピュータ52がAsの“るつぼ”33のシャッタ33’を開とし1分間保持することによりGaAs(001)基板19の清浄な表面が得られる。その後、温度制御器41はプログラムに従ってヒータ電力を調整し、熱電対42の較正指示温度で基板19の温度が600℃になった時点で、その温度を保持するように働く。そしてコンピュータ52はAl、Ga、Asの“るつぼ”31、32、33のシャッタ31’、32’、33’を開とし、基板19上にAlGaAs薄膜を成長させる。このようにして、基板19の温度が正確に制御され、作業者の意図した通りの条件でAlGaAs薄膜を形成させることができる。

図3は一般的なスパッタリング成膜装置40の概略図であり、図4はこのスパッタリング成膜装置40に基板温度測定ユニット10を取り付けた場合の概略図である。

図3において、スパッタリング装置40の真空チャンバ24内にはヒータ13と一体的な基板ホールダ12上に基板11が載置される。真空チャンバ24内のメンテナンスのために真空チャンバ24は上蓋23をあけて上部が開放されるようになっており、かつ上蓋23に取付部材22を介してカソードとしてのターゲット21が取り付けられている。そして上蓋23を閉めた時に、ターゲット21が基板11の直上方に位置するようになっている。

真空チャンバ24内の基板11はヒータ13と一体的な基板ホールダ12上に載置される。又、ヒータ13が外部の温度制御器41から導入端子47を経由する加熱ケーブル49と接続されており、ヒータ部に固定した熱電対42からの温度信号が導入端子48を経由して温度制御器41に入力されていることは図2に示したと同様である。図3に見られるように、スパッタリング装置の真空チャンバ24内の基板11の直上にはターゲット21が存在するのが一般であり、基板温度測定ユニット10を取り付け得るようなフランジポートは存在しないことが多い。類似の形態はCVD成膜装置においても見られる。

このような場合には図4に見られるように、図3の上蓋23に代え得るコンフラット・フランジ25’付きの交換上蓋23’を別途作成し、このコンフラット・フランジ25’と基板温度測定ユニット10における測定ヘッド7のコンフラット・フランジ5とを金属ガスケット17と共にボルト18で接合しておく。

ヒータ部に取り付けた熱電対42の指示温度と基板11の温度との較正を行なう際には、真空チャンバ24から本来の上蓋23を取りはずし、図4に示すように基板温度測定ユニット10の測定ヘッド7を接合した交換上蓋23’を取り付ける。その後は上述のMBE装置30において行なったと同様な手順で熱電対42の指示温度と基板温度測定ユニット10で測定される基板11の温度との較正曲線を作成する。実際に成膜する場合には基板温度測定ユニット10付きの交換上蓋23’を取りはずし、本来の上蓋23を取り付けて行なう。このようにして基板温度測定ユニット10は真空成膜装置に形状的制約がある場合でも、交換可能な部材を利用し、これに取り付けての較正曲線の作成が可能である。

(実施の形態2)実施の形態1の基板温度測定ユニット10では、図1を参照して、測定ヘッド7においてレーザ1、及び一対のイメージセンサ2、3が真空チャンバ14の外部にあるように、覗き窓4付きのコンフラット・フランジ5の大気面側の固定枠6に固定したが、実施の形態2の基板温度測定ユニット20の測定ヘッド7’は図1に対応する図5に示すように、レーザ1、及びイメージセンサ2、3を真空チャンバ14の内部に配置するべく、セラミック製の導入端子27、28、29を取り付けた盲のコンフラット・フランジ5’の真空面側において固定枠6’に固定している。従って基板温度の測定では、レーザ1から照射されるレーザ光、及びイメージセンサ2、3に受像されるスペックル・パターンは覗き窓を透過しないので、測定精度を低下させる要因としての光学的変動を回避し得る。なお、図5の基板温度測定ユニット20の測定ヘッド7’以外の構成要素は図1の基板温度測定ユニット10の構成要素と全く同様であるので対応する要素には同じ符号を付してそれらの説明は省略する。

以上、本発明の各実施の形態について説明したが、勿論、本発明はこれらに限定されることなく、本発明の技術的思想に基いて種々の変形が可能である。

例えば、使用するレーザ光の波長は限定されないが、発振波長が可視領域にあるHe−Neレーザが好適に使用されるし、小型化のためには半導体レーザを使用し得る。発振波長が非可視領域、例えば赤外線領域にある場合には、照射の光軸を決めるために可視領域のガイドビームを設けることが望ましい。

又、使用するイメージセンサは一次元または二次元の光電変換素子であり、スペックル・パターンの移動を捉え得るものであればその種類は問わないが、小型軽量の観点からは電荷転送方式のCCDイメージセンサが好ましく使用される。

又、使用する覗き窓はレーザ光を透過させるものであれば、必ずしもコバール用ガラスでなくてもよい。更には、高温の基板から放射される赤外線がイメージセンサに入射しノイズとなることを防ぐために、使用するレーザの波長のみを選択的に透過させるフィルタを覗き窓4に取り付けることは好ましい処置である。なお、この選択透過フィルタはイメージセンサ2、3に取り付けてもよい。

【発明の効果】
以上述べたように、本発明の基板温度測定ユニットによれば、その測定はレーザ光が基板で散乱反射されて生ずるスペックル・パターンの加熱前後の移動から求めるものである。すなわち、その測定は直接的な測定でありながら非接触で基板に何らの変化損傷を与えず、かつ他の要因による誤差を含みにくいので測定精度が極めて高い。従って、成膜プロセス中に基板毎の温度測定が可能であるし、基板の温度をそれに接するヒータ部の温度から求める間接的な測温方式の真空成膜装置に対しても、基板温度とヒータ部の温度との差を正確に求める際の較正機器として使用し得る。

更には、レーザ光の発振源と一対のイメージセンサとを真空フランジに固定し測定ヘッドとしてまとめているので、真空成膜装置へ直接に、又は必要な部材を介して簡便に着脱し得る。
