【発明の属する技術分野】
本発明は、半導体検査装置の製造方法および半導体検査装置に係り、特にダイシング(ペレタイズ)前の半導体ウェハ上に複数形成された半導体装置について一括で検査を行うのに好適な半導体検査装置の製造方法および半導体検査装置に関する。

【従来の技術】
従来、単結晶シリコンからなる半導体ウェハを複数の工程に投入し、その表面に複数の半導体装置を形成していく製造方法が知られている。
このような製造方法では、製造工程の後段に進めば進むほど半導体装置の付加価値は高くなるので、製造工程終了時に初めて半導体装置の不良が解ると、その損失額は非常に大きいものとなる。このためウェハ中に生じた半導体装置の不良品はできるだけ製造工程の初期の段階で発見しておき、これを積極的に除外していくことが望ましい。また製造途中で半導体装置の検査を行うことは、各工程における良品率の把握という点からみても好ましい。

図7は、従来における第1の半導体検査装置の構造を示す説明図である。同図に示すように従来の半導体検査装置1では、ホルダ2から針状のコンタクトピン3が複数引き出されている。そして当該コンタクトピン3は、その先端が検査対象となる半導体装置4の電極5に接触可能になっており、コンタクトピン3を介してホルダ2の外部に設けられた検査回路(図示せず)と半導体装置4との間で検査信号の送受信を行えるようにしている。なおコンタクトピン3の本数は、一つの半導体装置1に対し複数本であり(ピッチ等によって変動する)、電源とGNDの他に幾本かのポートのON/OFFチェックが行われる。

図8は、従来における第2の半導体検査装置の構造を示す断面図である。同図に示すように、従来の半導体検査装置6は、外部の検査治具(図示せず)に取り付けるためのホルダ2に搭載されている。そして半導体検査装置6は、ベース基板7の上層に配線層8が形成され、当該配線層8の上部に鉛直方向に導通性を有した異方性導電性ゴム9または異方性導電部材(ペーストやフィルム)が設けられている。また当該異方性導電性ゴム9または異方性導電部材(ペーストやフィルム)の上層には、検査用バンプ10が付いた絶縁フィルム11が設けられており、異方性導電性ゴム9または異方性導電部材(ペーストやフィルム)は配線層8と検査用バンプ10との間の導通を図るようにしている。このように構成された半導体検査装置6は、ホルダ7を降下させ検査用バンプ10と半導体装置の電極とを突き合わせるようにすれば、検査信号は配線層8から異方性導電性ゴム9または異方性導電部材(ペーストやフィルム)と、検査用バンプ10を介して半導体装置側へと伝わり、当該半導体装置の検査を行えるようになっている。なお半導体装置における電極の高さのばらつきや検査用バンプ10の高さのばらつきが生じても、異方性導電性ゴム9または異方性導電部材(ペーストやフィルム)の弾性変形によりこれらばらつきを吸収し、電極と検査用バンプ10との間の電気的導通を確保できるようになっている。

図9は、従来における第3の半導体検査装置の接触子の外観を示す説明図である。同図に示すような半導体検査装置12にはクランク状の曲げ部13が形成された接触子14が設けられている。そして曲げ部13の弾性力を利用して、接触子14の先端を半導体装置15の電極16に接触させ、電気的導通を図るようにしている。なお同図に示すような接触子14は、半導体装置の製造などで用いられているワイヤボンディングによって形成するようにしている。

【発明が解決しようとする課題】
しかし上述したいずれの半導体検査装置においても、下記に示すような問題点があった。
すなわち第1の半導体検査装置に示すようなピンコンタクト方式では、コンタクトピンの配置や配置数に制限があり、半導体ウェハに多数形成された半導体装置に対し同時にコンタクトすることができないという問題点があった。またピンを用いての接触のため、制作費もピン数に比例して高騰するという問題点もあった。

また第2の半導体検査装置に示すような導電性ゴムを用いた方式では、第1の半導体検査装置に比べ、半導体装置の複数の電極と接触が容易であるものの、配線層や弾性層を形成しなくてはならず、また導電性ゴムを介して配線層と検査用バンプとを貼り合わせなくてはならないため、検査装置自体の製作が困難であるという問題点があった。

そして第3の検査装置においては、接触子に曲げ部を設けるようにしているため、接触子のピッチを狭めていくと当該接触子同士が干渉するおそれがある。このため検査対象となる電極が増加すると接触子が当てられない電極が生じる問題点があった。

本発明は、上記従来の問題点に着目し、検査用の電極が増加しても容易に対応することができ、また製作も容易であり、さらに隣接する電極の高低が大きくても、この高低差を吸収することができる半導体検査装置の製造方法および半導体検査装置を提供することを目的とする。

【課題を解決するための手段】
本発明は、半導体装置の表面に形成された電極と、配線層との間の電気的経路を、導電性を有した弾性体と、この弾性体に貫通するコンタクト針とで構成すれば、前記電極への接触に対する耐摩耗性は前記コンタクト針で確保し、隣接する電極の高さ方向のばらつきは前記弾性体によって吸収することができるという知見に基づいてなされたものである。

すなわち本発明に係る半導体検査装置の製造方法は、半導体装置の表面に形成された電極にコンタクト針を接触させ、前記半導体装置の電気的検査をなす半導体検査装置の製造方法であって、前記半導体装置への押し付けをなすベース基板にスルーホールと、このスルーホールの内壁面から前記ベース基板の上層側に至るよう検査用信号の伝達をなす配線層を形成し、前記スルーホール内に導電部材からなる弾性体を形成した後、この弾性体に前記コンタクト針を貫通させ、当該コンタクト針を前記弾性体によって保持するようにした。

そして前記コンタクト針の後端側に、当該コンタクト針の保持をなす変形可能な支持部材を設け、この支持部材の変形により前記コンタクト針の移動量を調整するようにしたり、あるいは前記弾性体は、導電ゴム部材をすることが好ましい。

このように半導体検査装置の製造方法および半導体検査装置を構成すれば、ベース基板を半導体装置に接触させようとする際、前記半導体装置の電極の間に高さのばらつきがあったり、あるいはコンタクト針の間に高さのばらつきがあっても、スルーホール内にある弾性体が変形することでこれら寸法のばらつきを吸収し、全ての電極とコンタクト針とを密着させることができ、電気的導通を図ることが可能になる。また高さ方向のばらつきを弾性体で吸収することができるので、コンタクト針の硬度を向上させることができ、前記コンタクト針の耐摩耗性を向上させることが可能になる。さらにコンタクト針の後端側に支持部材を配置すれば、当該支持部材の変形が抵抗となり、スルーホール内に設けられた弾性体の変形力に比べ、より幅の広い設定を行うことが可能になる。

また弾性体を導電ゴム部材で形成すれば、スキージにてスルーホール内に導電ゴム部材を収めることができ、前記導電ゴム部材の量や硬度を変更することで弾性体の特性を変更することが可能になる。一方、コンタクト針の後端に配線層を接続すれば、スルーホール内に位置する弾性体に導電性を持たせる必要が無くなり、前記弾性体の選定範囲を拡大させることができる。

そして前記弾性体は、個々のコンタクト針に対して変形するので、半導体装置における隣接する電極の高さが大きく異なっていても、この寸法差に何ら影響されることもなく、コンタクト針を前記電極に接触させることが可能になる。またコンタクト針はベース基板を貫通した状態にあるのでベース基板の厚みに左右されることなくコンタクト針の長さを自由に調整することができる。

そしてコンタクト針の形成にキャピラリを用い、ボンディングワイヤをコンタクト針とすれば、当該コンタクト針の先端をキャピラリの先端によって揃えることが可能になる。

【発明の実施の形態】
以下に、本発明に係る半導体検査装置の製造方法および半導体検査装置に好適な具体的実施の形態を図面を参照して詳細に説明する。
図1は、本実施の形態に係る半導体計測装置の断面構造図である。同図に示すように、本実施の形態に係る半導体検査装置20は、ベース基板22を基材としており、当該ベース基板22の両面に種々の部材が形成された形態となっている。

前記ベース基板22は、半導体ウェハ25の基材として使用されるシリコンやガラスあるいはセラミックといった熱膨張係数が比較的近い(あるいは同一)材料で構成されている。これは半導体装置21と本検査装置20の熱膨張係数の違いから接点が離反するのを防止する為であり、これにより半導体装置21の電気的検査を高温環境下で行う際(ウェハバーイン)でも接点間の確実な電気的導通を可能にしている。なお本実施の形態で用いられるベース基板22は、半導体装置21の材質と同様の単結晶シリコンからなり、その大きさは、半導体ウェハ25に形成された複数の半導体装置21に相当するだけの大きさに設定される。そして半導体検査装置20を半導体ウェハ25に押し当てることで、複数の半導体装置について一斉に検査を行えるようにしている(図2を参照)。

また本実施の形態では、ベース基板22の材料にシリコンやガラス、あるいはセラミックなどを用いたが、この形態に限定されることもなく、例えば、ベース基板22の材料に汎用性の高いガラスエポキシ樹脂などを適用してもよい。当該ガラスエポキシ樹脂は、基板の材料として多く用いられているので汎用の製造工程が適用でき、容易にベース基板22の表面に配線層28を形成することができる。

ところでベース基板22の表面には、半導体装置21の電極24の位置に対応するように複数のスルーホール26が形成されており、さらに当該スルーホール26の内壁面およびベース基板22における上表面には、図示しない絶縁膜が形成されており、後述する配線層等とベース基板22とが短絡するのを防止するようにしている。

ベース基板22における上表面には配線層28が形成される。そして当該配線層28は、その一端側が前記スルーホール26の開口縁部へと差し掛かっており、他方端部側はベース基板22の端部側へと延長され図示しないコネクタを介して外部機器へと接続されている。なおスルーホール26の内側にはメッキ層29が形成されており、このメッキ層29と配線層28を接続させることで、配線層28における前記コネクタ側と、後述する導電ゴム部材32との電気的導通を行うようにしている。

さらにベース基板22の上表面には、当該ベース基板22の保持をなすためのガイド板30が取り付けられており、ベース基板22を半導体装置21に接離させたり、あるいは前記接離の際に、前記ベース基板22にたわみが生じるのを防止するようにしている。なお前記ガイド板30は、後述するコンタクト針が上下移動しても当該コンタクト針の後端が接触しないだけの空隙を有するようになっている。

スルーホール26の内側には弾性体となる導電ゴム部材32が設けられている。当該導電ゴム部材32は、導電部材となる銀が混入されたゴム部材(例えばシリコンゴム等)からなり、配線層28との間で導通性を保つとともに、外力によって変形が可能になっている。

また導電ゴム部材32には、コンタクト針34が貫通されている。当該コンタクト針34は、ベアチップにおけるバンプ接続用のボンディングワイヤを一定の長さに切断したものであり、ベース基板22の両面側から、コンタクト針34の先端および後端が突出するよう保持されている。
このような半導体検査装置20を用いて半導体ウェハ25に複数形成された半導体装置21に検査を行う手順を説明する。

図2は、半導体検査装置が取り付けられた昇降可能なガイド板と、当該ガイド板の下方に設置される半導体ウェハとの位置関係を示す状態図であり、図3は、半導体検査装置のコンタクト針を半導体装置の電極に接触させた際の要部拡大図である。これらの図に示すように、半導体装置21の検査を行う際には、まず半導体ウェハ25をガイド板30の下方に設置されたXYテーブル(図示せず)に搭載する。そしてXYテーブル上に半導体ウェハ25を搭載させた後は、前記XYテーブルを動かし、検査対象となる半導体装置21の電極24と、半導体検査装置20のコンタクト針34との位置合わせを行う。このように電極24とコンタクト針34の水平方向の位置決めが終了した後は、ガイド板30を稼働させ、半導体検査装置20を下降させる。

ところで図3(1)に示すように、半導体装置21の電極24は、当該電極24の間で高さ方向にばらつきが生じる場合がある(図中寸法Aを参照)。このため半導体検査装置20をそのまま下降させても、これら高さ方向のばらつきによって電極24とコンタクト針34とが接触しないおそれがあるが、同図(2)に示すように、本半導体検査装置20にはスルーホール26の内部に導電ゴム部材32が設けられている。このため一定の負荷で半導体検査装置20を半導体ウェハ25に押し付けると、既に電極24とコンタクト針34とが密着している箇所の導電ゴム部材32が変形し、この変形によって未接触の電極24とコンタクト針34とが接触する。このようにスルーホール26の内部に導電ゴム部材32を設け、当該導電ゴム部材32の変形によって電極24およびコンタクト針34の高さ方向の段差を吸収するようにすれば、高さ方向の異なる複数の電極24が存在しても確実に両者の電気的導通を図ることができる。そして高さ方向の吸収は全て導電ゴム部材32によって行われるので、コンタクト針34においては一定以上の硬度をもたせ、耐摩耗性を向上させることが可能になる。このため半導体検査装置20の長寿命化を図ることが可能になる。

なお半導体検査装置20の半導体ウェハ25に対する押付力は、検査対象となる全ての電極24に対しコンタクト針34が、前記電極24の酸化膜を破るよう接触し、半導体装置21の電気的特性を検査するのに必要な接触抵抗値が少なくとも得られるように設定すればよい。なお検査時における環境は、不良を検出し易くする目的から高温(100℃)の環境下で行われる場合があるが、前述の通りベース基板22は、半導体ウェハ25と同材料で構成されているので、熱膨張率が同じになり電極24間ピッチとコンタクト針34間ピッチとが変動することがない。このため常温や高温下の環境においても電極24とコンタクト針34とは確実に接触することができ、電気的導通を図ることができる。

このように電極24とコンタクト針34との電気的導通を行った後は、前記コンタクト針34に流れる電流の度合いをコネクタを介した外部機器で検知して、規定範囲外の電流値を示すようであれば、異常を示すコンタクト針34を含む半導体装置21を不良品とみなして、外部機器側にて記録させておけばよく、そして検査が終了した後は、ガイド板30を上昇させて、半導体ウェハ25から半導体検査装置20を離反させるとともにXYステージを移動させ新たな半導体装置21について検査を行うようにしていけばよい。

ここで上述した半導体検査装置20の製造方法を以下に説明する。
図4は、本実施の形態に係る半導体検査装置の製造過程を示した製造工程図である。同図(1)に示すように、本実施の形態に係る半導体検査装置20は、半導体ウェハ25と同材質となる単結晶シリコンからなるベース基板22を基材としている。そしてベース基板22の片側表面に配線層28が形成されており、さらにその上層とスルーホール26の内壁面にメッキ層29が形成されている。ないメッキ層29は、前記ベース基板29をメッキ液に浸し、無電解メッキによって薄いメッキ層を形成した後、電解メッキにてメッキ層29の厚みを増加させればよい。

スルーホール26の内壁面と配線層28との間の電気的導通をメッキ層29で行うようにした後は、同図(2)に示すように、ペースト状の導電ゴム部材32を非金属性からなるスキージ36(ベース基板22への損傷防止)によってスルーホール26へと埋め込む。このようにスルーホール26に導電ゴム部材32を埋め込んだ後は、同図(3)に示すようにワイヤボンディングに用いられるキャピラリ38をスルーホール26の中心に向かって下降させ、前記キャピラリ38の先端から突出するボンディングワイヤを導電ゴム部材32に差し込む。

そしてキャピラリ38の先端から突出するボンディングワイヤを導電ゴム部材32に差し込み、キャピラリ38を一定量だけ下降させた後は、キャピラリ38側にて、ボンディングワイヤを切断し、導電ゴム部材32にボンディングワイヤが貫通した状態を保てばよい。このようにボンディングワイヤを導電ゴム部材32に貫通させた後、当該導電ゴム部材32を加熱等によって硬化させれば、導電ゴム部材32に保持されたコンタクト針34を形成することができる。

図5は、本実施の形態に係る半導体検査装置の応用例を示す断面構造図である。なお同半導体検査装置は、本実施の形態に係る半導体検査装置に特定の部材を追加しただけの形態であるので、同一の部材については同一の番号を付与し、その説明を行うものとする。

同図に示すように、コンタクト針34の後端側に変形可能な支持部材40を配置し、この支持部材40の変形にてコンタクト針34の上下移動を調整するようにしてもよい。このように導電ゴム部材32の他に支持部材40を用いれば、コンタクト針34の上下移動における抵抗力を幅広く設定することができ、種々の半導体装置に適用することが可能になる。なお支持部材40には、例えば温度変化があっても硬度の変化をおさえられるシリコン系のゴムなどを用いればよい。

図6は、本実施の形態に係る半導体検査装置の変形例を示す断面構造図である。また同半導体検査装置においても、本実施の形態に係る半導体検査装置と同様、弾性体でコンタクト針を保持した形態であるので、同一の部材については同一の番号を付与し、その説明を行うものとする。

同図においては、コンタクト針34の後端部に配線層を接続し、この配線層によって外部機器へのコンタクトを行うものである。すなわち配線層は、ポリイミドからなるフィルム42をベースとしており、そのフィルム42の表面に形成された配線パターン44によって形成される。なお前記配線パターン44は、あらかじめフィルム42の表面に銅箔を貼り付けておき、この銅箔を所定の配線パターン44となるようエッチングにて形成すればよい。
