【発明の属する技術分野】
本発明は、一般的には複数の光素子どうしをハイブリッドに搭載した光モジュール及びその製造法に関し、更に具体的には、種類が異なる等、複数の光素子どうしの側面を接触させて位置合わせを行うことにより、搭載コストの低減を図った光モジュール及びその製造法に関する。

【従来の技術】
図5に従来の技術として半導体導波路型能動素子とフォトダイオードからなる光モジュールの構造例を示し、図6にその製造法を示す。図5、図6中の符号で、301は半導体レーザ、302は導波路型フォトダイオード、303はPCL(Planer Lightwave Circuit:プレーナ光波回路)である。ここで、半導体レーザ301及びフォトダイオード302は半導体基板側を上にデバイス層側を下にして、ハンダ304を用いてPCL303上に接続されているいわゆるフリップチップボンディングにより、PCL303上に固定されている。また、半導体レーザ301及びフォトダイオード302の光入出射端面(301a、301b、302a)はそれぞれの半導体側面と同一面上にあり、半導体レーザ301及びフォトダイオード302の光入出射端面(301b、302a)の間には少なくとも数μm以上の空間306が存在している(橋本俊和他、「PLCプラットフォーム上へのパッシブアライメントによるLD、モニターPDの搭載」1996年電子情報通信学会総合大会講演論文集エレクトロニクス1 C−206 206頁)。

即ち、半導体レーザ301の光前方出射端面301aから出射された光は、PLC303上に形成された光導波路307に入射され、送信光信号として光導波路307中を導波していく。一方、半導体レーザ301の光後方出射端面301bから出射された光は、半導体レーザ301とフォトダイオード302で挟まれた空間306を伝搬した後、フォトダイオード302の入射端面302aからフォトダイオード302内に入射され、フォトダイオード302内で光電変換されて電気信号となる。

ここで、半導体レーザ301の光前方出射端面301aから出射される光の強度と光後方出射端面301bから出射される光の強度とは比例関係にあるので、フォトダイオード302内で生じる電気信号の強度は光導波路307を伝搬していく送信光信号の強度に比例する。即ち、電気信号の強度の変化を観測することで、送信光信号の強度をモニタすることができる。一般に、このようにレーザの光後方出射端面からの光強度をモニタする役目を持つフォトダイオードを、モニタフォトダイオードと呼んでいる。

次に、上述した従来の光モジュールの製造法を説明する。予め半導体レーザ301と導波路型フォトダイオード302を、光前方出射端面301a、光後方出射端面301b及び光入射端面302aがそれぞれの半導体側面と同一面上になるように作製する。次に、図6(a)に示すように半導体レーザ301を、ハンダ304を用いてPCL303上に接続されているいわゆるフリップチップボンディングにより、PCL303上に固定する。この際、半導体基板側を上にデバイス層側を下にする。次に、図6(b)に示すようにフォトダイオード302をフリップチップボンディングにより、PCL303上に固定する。その際、半導体基板側を上にデバイス層側を下にし、かつ、半導体レーザ301の光後方出射端面301bとフォトダイオード302の光入射端面302aの間に数μmの空間306が存在するように、フォトダイオード302を配置する

【発明が解決しようとする課題】
上記従来の光モジュールにおいては、半導体レーザ301の光後方出射端面301bから出射された光は、半導体レーザ301とフォトダイオード302で挟まれた空間306を伝搬するが、この空間306が長ければ長いほど、伝搬光は大きく広がっていく。一方、フォトダイオード302の光電変換効率は入射する光の広がりが大きいほど低くなり、特に、導波路型フォトダイオードではこの傾向は顕著である。

従って、モニタフォトダイオードの光電変換効率を高くするためには、レーザとモニタフォトダイオードとの間隔を可能な限り小さくすることが望ましい。例えば、両者の間隔が5μmの場合、モニタフォトダイオードの光電変換効率は50パーセントに低下するが、両者の間隔が1μmの場合は、モニタフォトダイオードの光電変換効率は80パーセントと高くなる。

ところが、前述したように半導体レーザ301及びフォトダイオード302はいずれも光入出射端面がそれぞれの半導体側面と同一面上にあるため、光入出射端面を損傷しないようにするためには、半導体レーザ301とフォトダイオード302とを接触させないように、高度な搭載技術を用いて両者をPLC303上に搭載する必要がある。一般的な搭載技術の精度は5μm程度であり、高精度な搭載技術の精度は1μm程度である。

しかし、高精度な搭載技術では、高精度な装置を必要とするため、光モジュールのコストが高くなっていた。従って、レーザ等の能動素子と受光素子とを搭載技術精度以上の間隔を保って搭載するという従来の技術では、搭載コストが高くなり、高性能でかつ低コストな光モジュールを実現できないという問題があった。

そこで、本発明の目的は、高性能な光モジュールのためには高精度な搭載技術が必要であるという従来技術の問題点を解消した、高性能で低コストな光モジュール及びその製造法を提供することにある。

【課題を解決するための手段】
請求項1に係る発明は上記課題を解決する光モジュールであり、基板上に配置された、少なくとも一つの側端面を有する第1及び第2の半導体光素子からなり、前記第1及び第2の半導体光素子の少なくとも一方が、少なくともその一つの側端面の一部でかつ光軸が通過する部分において、前記側端面よりも内側に陥没されてなり、かつ前記第1及び第2の半導体光素子の前記陥没していない側端面部分で接触して配置されて、光軸が通過する部分において両素子間に微少な間隙が形成されたことを特徴とする。

【発明の実施の形態】
以下、本発明の実施の形態例を図1〜図4に基づいて説明する。

(第1実施例)
図1は本発明の第1実施例に係る光モジュールの構造を説明する図であり、図2はその製造方法を説明する図である。図1、図2中の符号で、101は半導体導波路型光アンプ、102は端面入射屈折型フォトダイオード、103は誘電体からなるサブマウント(基板)である。また、101aは半導体導波路型光アンプ101の光入射端面(半導体側端面)、101bは半導体導波路型光アンプ101の光出射端面(半導体側端面)、102aは端面入射屈折型フォトダイオード102の光入射端面(半導体側端面)、102bは端面入射屈折型フォトダイオード102の半導体側端面における陥没部分、103aはサブマウント103における段差部分、104はハンダ、105は光路である。

図1に示した光モジュールの機能は以下の通りである。即ち、光入射端面101aから半導体導波路型光アンプ101に入射された光信号は半導体導波路型光アンプ101内で導波されながらその強度が増幅され、光出射端面101bから出射される。光出射端面101bから出射された光信号は端面入射屈折型フォトダイオード102の光入射端面102aの陥没部分102bから端面入射屈折型フォトダイオード102内に入射され、端面入射屈折型フォトダイオード102内で光電変換されて電気信号となる。即ち、この光モジュールは光信号を半導体導波路型光アンプ101で増幅してから、端面入射屈折型フォトダイオード102で光電変換を行うという、増幅機能を有する光受信装置である。

次に、図2を参照して、図1に示した光モジュールの製造法を説明する。図2に示す光モジュールの製造法は、以下の工程(1)〜(2)で行う。
(1)下準備として、光軸が通過する部分が半導体側端面よりも内側に陥没してなる陥没部分102bを有する端面入射屈折型フォトダイオード102を作製する。また、半導体導波路型光アンプ101と端面入射屈折型フォトダイオード102間の光軸段差を補完するような段差部分103aをサブマント103に設ける。
(2)次に、半導体導波路型光アンプ101と端面入射屈折型フォトダイオード102を、半導体導波路型光アンプ101の光出射端面101bに端面入射屈折型フォトダイオード102の陥没していない光入射端面(半導体側端面)102aが接するようにして、サブマウント103の段差部分103aに搭載する。この例では、まず、図2(a)に示すように、半導体導波路型光アンプ101の半導体基板側を上に、デバイス層側を下にして、ハンダ104を用いてフリップチップボンディングにより、半導体導波路型光アンプ101をサブマウント103に搭載する。この際、光軸合わせのため、半導体導波路型光アンプ101は段差部分103aの上側に配置してある。次に、図2(b)に示すように、半導体導波路型光アンプ101の光出射端面101b(半導体側端面)に端面入射屈折型フォトダイオード102の陥没していない光入射端面102a(半導体側端面)が接するようにして、端面入射屈折型フォトダイオード102の半導体基板側を上に、デバイス層側を下にして、ハンダ104を用いてフリップチップボンディングにより、端面入射屈折型フォトダイオード102をサブマウント103に搭載する。この際、光軸合わせのため、端面入射屈折型フォトダイオード102は段差部分103aの下側に配置してある。

図1、図2に示した光モジュールにおいては、半導体導波路型光アンプ101及び端面入射屈折型フォトダイオード102は互いの半導体側端面が接するようにして配置されており、かつ端面入射屈折型フォトダイオード102の光入射端面102aにおける陥没部分102bは端面入射屈折型フォトダイオード102の半導体側端面(光入射端面102a)よりも1μmないしは5μm内側に位置している。従って、半導体導波路型光アンプ101の光出射端面101bと端面入射屈折型フォトダイオード102の光入射端面102aにおける陥没部分102bとの距離は1μmないしは5μmと極めて近接するため、80パーセントないしは50パーセントの高い光電変換効率が得られ、かつ、半導体導波路型光アンプ101の光出射端面101bと端面入射屈折型フォトダイオード102の光入射端面102aにおける陥没部分102bとが互いに接触していないため、半導体導波路型光アンプ101の光出射端面101bと端面入射屈折型フォトダイオード102の光入射端面102aにおける陥没部分102bの損傷は生じない。また、半導体導波路型光アンプ101及び端面入射屈折型フォトダイオード102は互いの半導体側端面が接触するようにして搭載されるため、半導体導波路型光アンプ101と端面入射屈折型フォトダイオード102との間隔を高精度に保つような高精度な搭載技術を必要としない。

図3、図4に示した光モジュールにおいては、半導体導波路型光アンプ201及び端面入射屈折型フォトダイオード202は互いの半導体側端面が接するようにして配置されており、かつ端面入射屈折型フォトダイオード202の光入射端面202aにおける陥没部分202bは端面入射屈折型フォトダイオード202の半導体側端面(光入射端面202a)よりも1μmないしは5μm内側に位置している。従って、半導体導波路型光アンプ201の光出射端面201bと端面入射屈折型フォトダイオード202の光入射端面202aにおける陥没部分202bとの距離は1μmないしは5μmと極めて近接するため、80パーセントないしは50パーセントの高い光電変換効率が得られ、かつ、半導体導波路型光アンプ201の光出射端面201bと端面入射屈折型フォトダイオード202の光入射端面202aにおける陥没部分202bとが互いに接触していないため、半導体導波路型光アンプ201の光出射端面201bと端面入射屈折型フォトダイオード202の光入射端面202aにおける陥没部分202bの損傷は生じない。また、半導体導波路型光アンプ201及び端面入射屈折型フォトダイオード202は互いの半導体側端面が接触するようにして搭載されるため、半導体導波路型光アンプ201と端面入射屈折型フォトダイオード202との間隔を高精度に保つような高精度な搭載技術を必要としない。
