【発明の属する技術分野】
この発明は、成長ボートを使用する液相エピタキシャル成長装置、および、この液相エピタキシャル成長装置を用いた液相エピタキシャル成長方法に関する。

【従来の技術】
従来より、液相エピタキシャル成長は成長ボートを用いて行われている。図4に示すように、成長ボート1は、メルト室2と成長室3との2槽に仕切られており、炉芯管4に対して出し入れ可能になっている。そして、図5に示すような手順に従って液相エピタキシャル成長を行う。

図5(a)は、待機状態を示し、上記成長ボート1は、メルト室2に成長融液(以下、メルトと言う)5が充填され、成長室3には複数枚のウェハ6が縦に設置されて、炉芯管4の中央部(均熱領域10:図4参照)に配置されている。尚、7はメルト室2内のピストン8を操作するピストン操作棒であり、9は成長ボート1を操作するボート操作棒である。

図5(b)は、液相エピタキシャル成長時の状態を示す。ピストン操作棒7が操作されて、メルト室2内のメルト5がピストン8によって成長室3内に押し出される。そして、メルト5の温度を高温(約900℃)から徐々に冷却させて、温度降下幅に相当する過剰メルトを基板6上に析出させることによって、エピタキシャル成長が行われる。その場合、炉芯管4内は、例えば水素等の高純度ガスで置換されている。ここで、例えばガリウムやガリウム砒素多結晶ポリマ等のメルト5は、総て高純度品が使用される。

図5(c)は、液相エピタキシャル成長終了時の状態を示す。成長ボート1の状態としては、図5(b)に示す液相エピタキシャル成長時の状態と同じである。図5(d)は、エピタキシャル成長ウェハ取り出し時の状態を示す。先ず炉芯管4内をガス置換し、次にピストン操作棒7とピストン8との連結が解除され、ボート操作棒9が操作されて成長ボート1が炉芯管4外に引き出される。この場合、エピタキシャル成長ウェハ6'と共に、メルト5も外部(例えば大気中あるいは純度の劣る不活性ガス中)に引き出される。

以後、上記エピタキシャル成長ウェハ6'が成長室3から取り出され、成長ボート1が清掃される(このとき使用後のメルト5は破壊される)。そして、次回にエピタキシャル成長させるウェハが成長室3にセットされ、新たなメルトがメルト室2に充填される。そうした後、ボート操作棒9が操作されて成長ボート1が炉芯管4内に戻されて、図5(a)に示す待機状態に戻る。

【発明が解決しようとする課題】
しかしながら、上記従来の液相エピタキシャル成長装置には、以下に述べるような問題がある。すなわち、上述のように、液相エピタキシャル成長に使用する材料は、成長時使用するガスを含めて、全て高純度品を使用している。したがって、液相エピタキシャル成長の際に、使用している材料以外のエピタキシャル成長に不都合な物質(以下、不用物質と言う)が周囲に存在すると、エピタキシャル成長中にその不用物質が成長層に取り込まれて目的の特性を有するエピタキシャル成長ウェハを得ることが困難になる。そのために、エピタキシャル成長においては、環境中における不用物質を低減させることが重要である。

ところが、従来の液相エピタキシャル成長装置における成長ボート1は、成長室3とメルト室2とがー体に構成されているために、エピタキシャル成長後に成長室3を炉芯管4外に引き出す際にメルト5も外部に引き出されてしまうことなる。したがって、例えば大気中あるいは純度の劣る不活性ガス中に引き出されたメルト5に上記不用物質が取り込まれてしまい、このメルト5を以後のエピタキシャル成長に使用することは望ましくない。

したがって、上記従来の液相エピタキシャル成長装置においては、成長終了後に外部に取り出された成長ボート1は、不用物質の混入を防止するために、付着したメルト5を拭き取りによって除去し、清掃する必要がある。その場合、成長ボート1はメルト室2と成長室3とが一体に構成されているために、ピストン8等の部品も多く、清掃面積も広く、清掃作業の効率が悪いという問題がある。

一方において、同時に多数枚のウェハをエピタキシャル成長するためには、炉芯管4内の均熱領域10(図4参照)を効率よく使用する必要がある。そして、均熱領域10を効率よく使用するためには、成長ボート1内における成長室3とメルト室2との位置関係は、水平方向に位置させるよりも垂直方向に位置させる方が望ましい。

そこで、この発明の目的は、メルトへの不用物質混入を防止して、目的の特性のエピタキシャル成長ウェハを安定して得ることができる液相エピタキシャル成長装置を提供することにある。さらに、エピタキシャル成長の準備および後処理作業を低減させ、均熱領域を高効率で使用でき、作業効率向上を含む生産効率の向上を図ることができる液相エピタキシャル成長装置、および、液相エピタキシャル成長方法を提供することにある。

【課題を解決するための手段】
上記目的を達成するため、請求項1に係る発明は、エピタキシャル成長が行われる成長室とこの成長室にメルトを供給するメルト室とを有する成長ボートと,この成長ボートが入れられて上記メルトを加熱するエピタキシャル成長炉を備えた液相エピタキシャル成長装置において、上記成長室とメルト室とは分離合体可能になっており, 且つ , 上記成長室が上記メルト室上に載置されて合体するようになっており、上記エピタキシャル成長炉は,炉芯部と,この炉芯部および外部に選択的に連通可能なガス置換室を有しており、上記メルト室の上部全体を覆って形成されると共に , 上記メルト室上に載置された上記成長室に上記成長融液を導くスロープ通路を備えたことを特徴としている。

上記構成によれば、エピタキシャル成長ウェハを上記エピタキシャル成長炉から取り出す場合に、上記成長室は上記メルト室から分離されてガス置換室を経由して上記エピタキシャル成長炉外に搬出することが可能になる。したがって、上記メルト室は上記エピタキシャル成長炉内のエピタキシャル成長時と同じ雰囲気中に在り、外気接触による上記メルトへの不用物質の混入が防止される。

また、請求項4に係る発明は、請求項1に係る発明の液相エピタキシャル成長装置を用いた液相エピタキシャル成長方法であって、上記メルト室には , エピタキシャル成長に必要な量に対して過剰な量のメルトを入れておき、次に、ウェハがセットされた上記成長室をエピタキシャル成長炉の炉芯部内に搬入して,メルトが充填された上記メルト室に上記成長室を合体させ、次に、上記メルト室内のメルトを上記成長室内に供給してエピタキシャル成長を行い、次に、上記成長室内のメルトを上記メルト室に戻し、次に、上記成長室を上記メルト室から分離させて上記ガス置換室に移動して上記ガス置換室内をガス置換し、次に、上記成長室を上記ガス置換室から上記エピタキシャル成長炉の外部に搬出して,後処理および次のエピタキシャル成長の準備を行うようにし、上記次のエピタキシャル成長の準備は , 上記エピタキシャル成長炉の外部に搬出された成長室に , 不足するメルトの組成成分を追加することを含むことを特徴としている。

【発明の実施の形態】
以下、この発明を図示の実施の形態により詳細に説明する。図1は、本実施の形態の液相エピタキシャル成長装置における成長ボートの構造を示す図である。この成長ボート11においては、成長室12とメルト室13とは積層構造を呈しており、且つ、成長室12はメルト室13上を水平方向に移動して分離合体可能になっている。また、メルト室13の上部には、メルト14を図中右側から左側上部に設けられた吐出口13aに向かって導くスロープ通路15が設けられている。そして、メルト室13内のメルト14を成長室12に導入する場合には、メルト室13内のピストン16を図中右側に移動させる。そうすることによって、ピストン16に押されたメルト14は、スロープ通路15を通って吐出口13aから成長室12の図中左側に設けられた追加メルト室17に導かれるのである。このような構造の成長ボート11を有する液相エピタキシャル成長装置は、図2および図3に示すような手順に従って液相エピタキシャル成長を行う。

尚、図2及び図3においては、GaAs系エピタキシャル成長を例に説明する。エピタキシャル成長を行なうに際して、n型ドープのGaAs基板ウェハ、Gaメルト(Ga,GaAs多結晶ポリマ,Si等)を準備する。

本実施の形態における成長ボート11は、上述したように、成長室12とメルト室13とは積層されて分離合体可能になっている。また、成長室12を移動する際に使用される台車18が配置されている。エピタキシャル成長炉21は、炉芯管22とガス置換室23とを有しており、炉芯管22とガス置換室23とはシャッタ24の開放によって連通可能になっている。また、エピタキシャル成長炉21には、メルト室13を外部から操作するためのメルト室操作棒25、メルト室13内のピストン16用のピストン操作棒26、成長室12用の成長室操作棒27、および、台車18用の台車操作棒28が設けられている。尚、炉芯管22内は水素雰囲気下である。また、上述以外のエピタキシャル成長条件は上記従来の液相エピタキシャル成長装置の動作説明時における成長条件と同じである。

図2(a)は、待機状態を示し、上記成長ボート11は、メルト室13にGaメルト(以下、単にメルトと言う)31が充填され、成長室12には複数枚のn型ドープGaAs基板ウェハ(以下、単にウェハと言う)32が縦に設置されて、炉芯管22の中央部(均熱領域20:図1参照)に配置されている。尚、台車18は、メルト室13に隣接して位置している。

図2(b)は、液相エピタキシャル成長時の状態を示す。上記ピストン操作棒26が操作されて、ピストン16によって、メルト室13内のメルト31がスロープ通路15および追加メルト室17を介して成長室12内に押し出される。そして、メルト31の温度を高温(約900℃)から徐々に冷却させてエピタキシャル成長が行われる。

図2(c)は、液相エピタキシャル成長終了時の状態を示す。ピストン操作棒26が操作されてピストン16が元の位置に戻されることによって、成長室12内の使用メルト31'がメルト室13に戻される。このように、本実施の形態においては、メルト室13を下方に成長室12を上方積層して設置している。したがって、均熱領域20の長さを換えることなく、成長室とメルト室とを併設する場合に比して成長室12の長さを長くして、一度に収納できるウェハ枚数を増やすことができ、均熱領域20を高効率に使用することができるのである。

図3(d)は、エピタキシャル成長ウェハ取り出し時の状態を示す。先ず、成長室操作棒27が操作されて成長室12が台車18上まで移動されて、台車18上に成長室12を搭載する。次に、図3(e)に示すように、台車操作棒28と成長室操作棒27とが操作されて、成長室12が台車18と共に、ガス置換室23内に移動されてシャッタ24が閉じられる。そして、ガス置換室23内がガス置換される。

そうした後、図3(f)に示すように、上記台車操作棒28と成長室操作棒27とが操作されて、成長室12が台車18と共にガス置換室23外(つまり、エピタキシャル成長炉21外)に搬出される。この場合、メルト室13は、図2(a)の待機状態における炉芯管22内における上記均熱領域20の位置から移動していない。したがって、本実施の形態によれば、エピタキシャル成長ウェハ取り出し時に大気中や純度の劣る不活性ガス中等に触れるのは成長室12を構成する部分のみとなり、メルト室13の外部接触が防止される。したがって、外気接触による上記不用物質のエピタキシャル成長系(特に使用メルト31')への混入を防止して、目的の特性を有するエピタキシャル成長ウェハ32'を安定して得ることができるのである。

その場合、上記エピタキシャル成長炉21には、シャッタ24によって炉芯管22と仕切られたガス置換室23を設けている。したがって、炉芯管22内は、常時、エピタキシャル成長時に使用しているガス雰囲気下に在る。すなわち、本実施の形態においては、炉芯管22内に残されたメルト室13は、外部との接触が完全に遮断されており、メルト室13への不用物質の混入は完全に防止されるのである。

尚、上述した如く、上記エピタキシャル成長ウェハ取り出し時において、メルト室13は移動することなく炉芯管22内に在る。そして、炉芯管22内はエピタキシャル成長時以外であっても約400℃以上の高温状態に在る。そこで、使用メルト13'の蒸発が危惧される。しかしながら、メルト室13の上方にはメルト31を成長室12に導くためのスロープ通路15が形成されている。したがって、このスロープ通路15がメルト室13の簡易な蓋の役割を果たし、使用メルト31'の余分な蒸発を防止することができるのである。

以後、上記エピタキシャル成長ウェハ32'が成長室12から取り出され、成長室12が清掃される。そうした後、次回にエピタキシャル成長させるウェハが成長室12にセットされ、追加メルトが成長室12の追加メルト室17に補給される。そうした後、成長室12が台車18上に載置され、成長室操作棒27および台車操作棒28が操作されて成長室12が台車18と共にガス置換室23に移動されてガス置換される。そして、シャッタ24が開放され、成長室操作棒27および台車操作棒28が操作されて、成長室12が台車18と共に炉芯管22内に戻される。さらに、成長室操作棒27が操作されて成長室12がメルト室13上に載置されて、図2(a)に示す待機状態に戻るのである。

このように、本実施の形態における液相エピタキシャル成長装置においては、成長ボート11を、成長室12とメルト室13とに分離合体可能にすると共に、合体時には成長室12をメルト室13上に載置可能にしている。したがって、成長室をメルト室と併設する場合に比して、成長室12の長さを長くして収納ウェハ枚数を多くすることができ、均熱領域20を効率良く使用することができる。

また、上記エピタキシャル成長炉21内をシャッタ24によって炉芯管22とガス置換室23とに分割し、シャッタ24を開放することによって連通可能にしている。したがって、エピタキシャル成長終了後の成長室12を台車18に乗せて一旦ガス置換室23に入れ、シャッタ24を閉鎖してガス置換した後に成長室12を台車18と共にエピタキシャル成長炉21外に搬出することができる。こうして、エピタキシャル成長ウェハ32'を取り出す際に、メルト室13を炉芯管22内に残して外気と接触しないようにできる。すなわち、本実施の形態によれば、外気接触による使用メルト31'への上記不用物質の混入を完全に防止して、目的の特性を有するエピタキシャル成長ウェハを安定して得ることができるのである。

また、外気接触による上記不用物質の混入が無い使用メルト31'は再使用が可能である。したがって、予めメルト室13に過剰のメルト31を充填しておけば、各エピタキシャル成長毎には、不足する分のメルト(又は、その組成成分)を成長室12の追加メルト室17に補充するだけでよい。したがって、各エピタキシャル成長毎のメルト材料準備作業を削減または低減できるのである。さらに、メルト31の大部分を繰り返し使用することが可能であるために、メルト31の使用量を低減してランニングコストの低減を図ることができる。

【発明の効果】
以上より明らかなように、請求項1に係る発明の液相エピタキシャル成長装置は、成長ボートのメルト室と成長室とを分離合体可能にし、エピタキシャル成長炉には炉芯部とこの炉芯部および外部に選択的に連通可能なガス置換室を設けたので、エピタキシャル成長ウェハ取り出し時に、上記成長室をメルト室から分離して、ガス置換室を経由して上記エピタキシャル成長炉外に搬出することが可能になる。したがって、常時上記メルト室をエピタキシャル成長時と同じ雰囲気中に置くことができ、外気接触によるメルトへの不用物質の混入を防止できる。すなわち、この発明によれば、目的とする特性のエピタキシャル成長ウェハを安定して得ることができる。
