【発明の属する技術分野】
本発明は、インク滴を吐出するノズル開口と連通する圧力発生室の一部を振動板で構成し、この振動板の表面に圧電素子を形成して、圧電素子の変位によりインク滴を吐出させるインクジェット式記録ヘッド及びインクジェット式記録装置に関する。

【従来の技術】
インク滴を吐出するノズル開口と連通する圧力発生室の一部を振動板で構成し、この振動板を圧電素子により変形させて圧力発生室のインクを加圧してノズル開口からインク滴を吐出させるインクジェット式記録ヘッドには、圧電素子の軸方向に伸長、収縮する縦振動モードの圧電アクチュエータを使用したものと、たわみ振動モードの圧電アクチュエータを使用したものの2種類が実用化されている。

前者は圧電素子の端面を振動板に当接させることにより圧力発生室の容積を変化させることができて、高密度印刷に適したヘッドの製作が可能である反面、圧電素子をノズル開口の配列ピッチに一致させて櫛歯状に切り分けるという困難な工程や、切り分けられた圧電素子を圧力発生室に位置決めして固定する作業が必要となり、製造工程が複雑であるという問題がある。

これに対して後者は、圧電材料のグリーンシートを圧力発生室の形状に合わせて貼付し、これを焼成するという比較的簡単な工程で振動板に圧電素子を作り付けることができるものの、たわみ振動を利用する関係上、ある程度の面積が必要となり、高密度配列が困難であるという問題がある。

一方、後者の記録ヘッドの不都合を解消すべく、特開平5−286131号公報に見られるように、振動板の表面全体に亙って成膜技術により均一な圧電材料層を形成し、この圧電材料層をリソグラフィ法により圧力発生室に対応する形状に切り分けて各圧力発生室毎に独立するように圧電素子を形成したものが提案されている。

これによれば圧電素子を振動板に貼付ける作業が不要となって、リソグラフィ法という精密で、かつ簡便な手法で圧電素子を作り付けることができるばかりでなく、圧電アクチュエータの厚みを薄くできて高速駆動が可能になるという利点がある。なお、この場合、圧電材料層は振動板の表面全体に設けたままで少なくとも上電極のみを各圧力発生室毎に設けることにより、各圧力発生室に対応する圧電アクチュエータを駆動することができる。

また、このようなインクジェット式記録ヘッドでは、一般に、各圧力発生室の共通のインク室となるリザーバが複数枚の基板を積層することにより形成されており、このリザーバから各圧力発生室にインクが供給される。また、このリザーバにはリザーバの内部圧力を一定値以下に保つために、圧電素子の駆動時の圧力変化を変形により吸収するコンプライアンス部が設けられている。

【発明が解決しようとする課題】
しかしながら、このようなコンプライアンス部を、例えば、リザーバを有するリザーバ基板に成膜した薄膜を用いて形成する方法が用いられるが、この場合、製造工程が増加するため作業効率が悪く、また、コストが高くなってしまうという問題がある。

本発明はこのような事情に鑑み、リザーバへのコンプライアンス付与を高精度且つ容易に行うことのできる構造を有するインクジェット式記録ヘッド及びインクジェット式記録装置を提供することを課題とする。

【課題を解決するための手段】
上記課題を解決する本発明の第1の態様は、ノズル開口に連通する圧力発生室が画成される流路形成基板と、該流路形成基板の一方面に振動板を介して設けられ且つ少なくとも下電極、圧電体層及び上電極を有する圧電素子とを具備するインクジェット式記録ヘッドにおいて、前記流路形成基板の前記圧電素子が形成された側の面には、前記圧力発生室に連通して各圧力発生室にインクを供給するリザーバを前記流路形成基板に形成された連通部と共に構成するリザーバ部を有するリザーバ形成基板が接合され、前記リザーバ部に対応する領域の前記流路形成基板には、前記圧力発生室とは連通することなく貫通した貫通部が設けられ、該貫通部と前記リザーバ部との間には可撓性を有し、前記振動板及び前記圧電体素子を構成する部材からなる可撓性膜を有することを特徴とするインクジェット式記録ヘッドにある。

以下に本発明を実施形態に基づいて詳細に説明する。

(実施形態1)
図1は、本発明の実施形態1に係るインクジェット式記録ヘッドを示す分解視図であり、図2は、図1の平面図及び断面図である。

図示するように、流路形成基板10は、本実施形態では面方位(110)のシリコン単結晶基板からなる。流路形成基板10としては、通常、150〜300μm程度の厚さのものが用いられ、望ましくは180〜280μm程度、より望ましくは220μm程度の厚さのものが好適である。これは、隣接する圧力発生室間の隔壁の剛性を保ちつつ、配列密度を高くできるからである。

流路形成基板10の一方の面は開口面となり、他方の面には予め熱酸化により形成した二酸化シリコンからなる、厚さ1〜2μmの弾性膜50が形成されている。

一方、流路形成基板10の開口面には、シリコン単結晶基板を異方性エッチングすることにより、複数の隔壁11により区画された圧力発生室12が幅方向に並設され、その長手方向外側には、後述するリザーバ形成基板のリザーバ部に連通して各圧力発生室12の共通のインク室となるリザーバ100の一部を構成する連通部13が形成され、各圧力発生室12の長手方向一端部とそれぞれインク供給路14を介して連通されている。また、流路形成基板10の連通部13の圧力発生室12とは逆側には、圧力発生室12等と共に異方性エッチングすることにより、流路形成基板10を弾性膜50に達するまで除去した貫通部18が並設された圧力発生室12の幅方向に亘って形成されている。

ここで、異方性エッチングは、シリコン単結晶基板をKOH等のアルカリ溶液に浸漬すると、徐々に侵食されて(110)面に垂直な第1の(111)面と、この第1の(111)面と約70度の角度をなし且つ上記(110)面と約35度の角度をなす第2の(111)面とが出現し、(110)面のエッチングレートと比較して(111)面のエッチングレートが約1/180であるという性質を利用して行われるものである。かかる異方性エッチングにより、二つの第1の(111)面と斜めの二つの第2の(111)面とで形成される平行四辺形状の深さ加工を基本として精密加工を行うことができ、圧力発生室12を高密度に配列することができる。

本実施形態では、各圧力発生室12の長辺を第1の(111)面で、短辺を第2の(111)面で形成している。この圧力発生室12は、流路形成基板10をほぼ貫通して弾性膜50に達するまでエッチングすることにより形成されている。ここで、弾性膜50は、シリコン単結晶基板をエッチングするアルカリ溶液に侵される量がきわめて小さい。また各圧力発生室12の一端に連通する各インク供給路14は、圧力発生室12より浅く形成されており、圧力発生室12に流入するインクの流路抵抗を一定に保持している。すなわち、インク供給路14は、シリコン単結晶基板を厚さ方向に途中までエッチング(ハーフエッチング)することにより形成されている。なお、ハーフエッチングは、エッチング時間の調整により行われる。

また、流路形成基板10の開口面側には、各圧力発生室12のインク供給路14とは反対側で連通するノズル開口15が穿設されたノズルプレート16が接着剤や熱溶着フィルム等を介して固着されている。なお、ノズルプレート16は、厚さが例えば、0.1mmのステンレス鋼からなる。ノズルプレート16は、一方の面で流路形成基板10の一面を全面的に覆い、シリコン単結晶基板を衝撃や外力から保護する補強板の役目も果たす。また、ノズルプレート16は、流路形成基板10と熱膨張係数が略同一の材料で形成するとより好ましい。この場合には、流路形成基板10とノズルプレート16との熱による変形が略同一となるため、熱硬化性の接着剤等を用いて容易に接合することができる。

ここで、インク滴吐出圧力をインクに与える圧力発生室12の大きさと、インク滴を吐出するノズル開口15の大きさとは、吐出するインク滴の量、吐出スピード、吐出周波数に応じて最適化される。例えば、1インチ当たり360個のインク滴を記録する場合、ノズル開口15は数十μmの直径で精度よく形成する必要がある。

一方、流路形成基板10の開口面とは反対側の弾性膜50の上には、厚さが例えば、約0.5μmの下電極膜60と、厚さが例えば、約1μmの圧電体膜70と、厚さが例えば、約0.1μmの上電極膜80とが、後述するプロセスで積層形成されて、圧電素子300を構成している。ここで、圧電素子300は、下電極膜60、圧電体膜70、及び上電極膜80を含む部分をいう。一般的には、圧電素子300の何れか一方の電極を共通電極とし、他方の電極及び圧電体膜70を各圧力発生室12毎にパターニングして構成する。そして、ここではパターニングされた何れか一方の電極及び圧電体膜70から構成され、両電極への電圧の印加により圧電歪みが生じる部分を圧電体能動部320という。本実施形態では、下電極膜60は圧電素子300の共通電極とし、上電極膜80を圧電素子300の個別電極としているが、駆動回路や配線の都合でこれを逆にしても支障はない。何れの場合においても、各圧力発生室毎に圧電体能動部が形成されていることになる。また、ここでは、圧電素子300と当該圧電素子300の駆動により変位が生じる振動板とを合わせて圧電アクチュエータと称する。なお、上述した例では、弾性膜50及び下電極膜60が振動板として作用するが、下電極膜が弾性膜を兼ねるようにしてもよい。

また、流路形成基板10の圧電素子300側には、リザーバ100の少なくとも一部を構成するリザーバ部21を有するリザーバ形成基板20が、例えば、下電極膜60と接合されている。リザーバ形成基板20の材質としては、例えば、ガラス、セラミック材料等の流路形成基板10の熱膨張率と略同一の材料であることが好ましく、本実施形態では、流路形成基板10と同一材料のシリコン単結晶基板を用いてリザーバ形成基板20を形成した。これにより、上述のノズルプレート16の場合と同様に、両者を熱硬化性の接着剤を用いた高温での接着であっても両者を確実に接着することができる。したがって、製造工程を簡略化することができる。

また、リザーバ形成基板20に形成されたリザーバ部21は、本実施形態では、リザーバ形成基板20を厚さ方向に貫通して形成され、並設された複数の圧力発生室12の幅方向に亘って設けられている。そして、流路形成基板10の連通部13と連通されて各圧力発生室12の共通のインク室となるリザーバ100を構成している。

また、このリザーバ部21に対応する領域の流路形成基板10には、上述のように貫通部18が設けられており、少なくもこの貫通部18とリザーバ部22との間は、その厚さ方向に弾性変形可能な可撓性膜110で塞がれている。

この可撓性膜110は、圧電素子300の駆動等によってリザーバ100内で圧力変化が生じた場合に、弾性変形することによって圧力変化を吸収する。これにより、リザーバ100の内部圧力が常に一定値以下に抑えられ、インク吐出特性が良好に維持される。

本実施形態では、リザーバ部21に対応する領域の流路形成基板10上には、弾性膜50及び圧電素子300を構成する下電極膜60、圧電体膜70及び上電極膜80が設けられており、貫通部18に対向する領域で、これらの膜が可撓性膜110となる。なお、このような膜構成の可撓性膜110の厚さは、約3μm程度であり、十分にコンプライアンス部として機能する。

また、可撓性膜110としては、全平面方向の引張応力を有する膜を含むことが好ましい。特に、可撓性膜110を構成する膜全体の応力が引張方向に強く、可撓性膜110が挫屈しない状態であることが好ましい。これにより、可撓性膜110の過度の変形が抑えられ、可撓性膜110の破壊を防止できる。

なお、可撓性膜110は、本実施形態では、弾性膜50、下電極膜60、圧電体膜70及び上電極膜80からなるが、これに限定されず、例えば、弾性膜50と圧電素子300を構成する少なくとも一層とで構成するようにしてもよく、何れにしても、可撓性を有し、且つ所定の強度を有する膜であればよい。ただし、本実施形態のように、弾性膜を二酸化シリコンで形成した場合、弾性膜のみとすると強度が低いために好ましくない。また、勿論、可撓性膜110として、他の材質からなる膜を別途設けるようにしてもよいことは言うまでもない。

このような可撓性膜110は、何れの方法で形成してもよいが、例えば、弾性膜50上全面に、下電極膜60、圧電体膜70及び上電極膜80を成膜後、これらの膜をパターニングして圧電素子300を形成する際、リザーバ部22に対応する部分の膜を除去せずに残しておけばよく、容易に形成することができる。

このようなリザーバ形成基板20の流路形成基板10とは反対側の面には、封止板30が接合され、リザーバ100の一方面が封止されている。この封止板は、金属等の硬質材料、例えば、ステンレス鋼(SUS)等で形成される。

また、リザーバ100の長手方向略中央部外側の封止板30には、リザーバ100にインクを供給するためのインク導入口25が形成されている。さらに、リザーバ形成基板20には、インク導入口25とリザーバ100の側壁とを連通するインク導入路26が設けられている。なお、本実施形態では、一つのインク導入口25及びインク導入路26によって、リザーバ100にインクを供給するようにしているが、これに限定されず、例えば、所望のインク供給量に応じて、複数のインク導入口及びインク導入路を設けるようにしてもよいし、あるいはインク導入口の開口面積を大きくしてインク流路を拡大するようにようにしてもよい。

通常、インク導入口25からリザーバ100にインクが供給されると、例えば、圧電素子300の駆動時のインクの流れ、あるいは、周囲の熱などによってリザーバ100内に圧力変化が生じる。しかしながら、上述のように、リザーバ100の一方面側の可撓性膜110が撓み変形してその圧力変化を吸収する。したがって、リザーバ100内は常に一定以下の圧力に保持される。

このように本実施形態では、リザーバ形成基板20に形成されたリザーバ部21と、このリザーバ部21に対応する領域の流路形成基板10に設けられた貫通部18とを可撓性を有する可撓性膜110で塞ぐようにした。これにより、リザーバ100の内部圧力変化を可撓性膜110が弾性変形することにより吸収し、リザーバ100内の内部圧力を常に一定値以下に保持することができる。また、可撓性膜110は、弾性膜50と圧電素子300を構成する膜とからなり、圧電素子300の形成と共に形成することができ、貫通部18も圧力発生室12と共にエッチングにより形成することができるため、製造工程を増やすことなく容易に形成することができる。

なお、本実施形態では、可撓性膜110をリザーバ形成基板20のリザーバ部21と流路形成基板10の貫通部18との間に設けてコンプライアンス部としたが、例えば、リザーバ形成基板20の流路形成基板10とは逆側にフィルム等を貼り付けてコンプライアンス部とする方法もある。しかしながら、部品点数の低減及びコストの低下の点から本実施形態の方が好ましい。

【発明の効果】
以上説明したように本発明によれば、流路形成基板の一方面にリザーバの一部を構成するリザーバ部を有するリザーバ形成基板を設け、このリザーバ部と、リザーバ部に対応する領域の流路形成基板に設けられた貫通部との間に可撓性を有する可撓性膜を設けるようにしたので、リザーバ内に圧力変化が生じた場合、可撓性膜が弾性変形することにより吸収されるため、リザーバ内の圧力を常に一定値以下に保持することができる。また、可撓性膜を、弾性膜及び圧電素子を構成する膜で形成すれば、可撓性膜を製造工程を増やすことなく容易に形成することができる。さらに、可撓性膜の強度は、表面に梁部を設けることによって増加させることができる。すなわち、梁部の面積を変更することにより、可撓性膜の強度及びコンプライアンスを容易且つ高精度に調整することができるという効果を奏する。

TECHNICAL FIELD OF THE INVENTION
