【発明の属する技術分野】
本発明は半導体製造過程において用いられる露光装置、特にフォトマスクパタ−ンをウエハ上に投影して転写する投影露光装置に関するものであり、なかでもフォトマスクパタ−ンをウエハ上に投影露光する際、マスクとウエハとを投影光学系に対して同時に走査する投影式走査露光装置に最適なものである。

【従来の技術】
最近の半導体素子の製造技術の進展は目覚ましく、又それに伴う微細加工技術の進展も著しい。特に光加工技術はサブミクロンの解像力を有する縮小投影露光装置、通称ステッパ−が主流であり、更なる解像力向上にむけて光学系の開口数(NA)の拡大や、露光波長の短波長化が計られている。

又、従来の反射投影光学系を用いた等倍の走査露光装置を改良し、投影光学系に屈折素子を組み込んで、反射素子と屈折素子とを組み合わせたもの、あるいは屈折素子のみで構成した縮小投影光学系を用いて、マスクステ−ジと感光基板のステ−ジとの両方を縮小倍率に応じた速度比で相対走査する投影式走査露光装置も注目されている。

IC、LSIの微細化が年々進み、これら半導体素子の集積度を上げていくにつれ、マスクパタ−ンと感光基板パタ−ンとの整合状態の許容範囲も年々厳しくなってきている。感光基板、所謂ウエハの位置情報を得る為のウエハ面上のアライメントマ−クの観察方式としては、従来以下の3通りの方式が用いられている。

(A)オフアクシス方式−露光光とは波長の異なる非露光光を用い、かつ投影光学系を通さない方法
(B)露光光TTL方式−露光光と同じ波長の光を用い、かつ投影光学系を通す方法
(C)非露光光TTL方式−露光光とは波長の異なる非露光光を用い、かつ投影光学系を通す方法
この3種の方式にはいずれも欠点がある。

(A)オフアクシス方式の場合は、アライメント位置と露光位置までの距離(以下ベ−スライン)が、常時安定しない事。

(B)露光光TTL方式では、レジストが露光光を吸収する為、レジスト膜を通してアライメントマ−クを観察する事が困難である事。

(C)非露光光TTL方式は、アライメント光として露光波長以外の波長を用いる為、投影光学系で発生する収差が非常に大きく補正が困難な事、
等である。

特に非露光TTL方式においては、露光波長がKrFエキシマレ−ザ−(248nm) となると、補正光学系を用いても投影光学系で発生した収差を良好に補正するのが難しく十分なNAがとれなくなったり、さらには現実的な補正光学系が構成できなくなる、という問題点があった。

また、非露光光TTL方式では、アライメント光束と露光光束の干渉を避ける為に、アライメント光学系は投影光学系の露光像高のかなり外側を観察するように構成されるのが一般的である。その為、非露光光TTLアライメント光束の為に投影光学系を大きくする必要が生じたり、投影光学系のかなり高い像高の軸外光束を用いる為に、軸上光束に比較して、投影光学系で発生する非露光光に対する収差の悪化も非常に大きなものになってしまうという問題点もあった。

そこで、本出願人は、特願平7−88215において非露光光TTL方式でウエハを観察、位置検出する際にマスク及びマスクを保持しているステ−ジが退避駆動する事により、アライメント光束がマスク及びマスクステ−ジと干渉しない状態をつくり、投影光学系のほぼ軸上を中心とした位置、つまり投影光学系で発生する非露光波長に対する収差が小さい位置でウエハを観察可能とする新しいアライメント系を提案した。

又、本出願人は特願平7−187171において、走査型露光装置における走査露光制御の補正方法として、マスクステ−ジ上のマスクを載置する場所の近傍にマスク基準プレ−トを置き、ウエハステ−ジ上のウエハを載置する場所の近傍にウエハ基準プレ−トを置き、その相対位置を検出する事により、基準マスク、基準ウエハがなくとも、容易に走査露光の位置制御を校正できるシステムも提案している。

【発明が解決しようとする課題】
しかしながら、本出願人が提案した特願平7−187171における投影光学系のほぼ軸上を中心とした位置での非露光光TTL方式においても、長さの大小、変動要因の多少はあっても、オフアクシス方式同様ベ−スライン変動は存在する。

ベ−スラインを正確に計測するためには、マスク毎のパタ−ニング誤差を無くす為に基準マスクを設け、ベ−スライン計測の際には毎回基準マスクを使用する事が望ましい。この基準マスクの使用は、
(1)ロット毎等、定期的にこの基準マスクを装置へロ−ドしなければならず、スル−プットの低下をまねく。
(2)基準マスクの管理が必須で負荷となる。
等の問題点が生じた。特に半導体素子の微細化が進むにつれて、アライメント精度も厳しくなり、ベ−スライン計測による補正頻度もいや増す状況であり、問題点(1)は重視されている。

【課題を解決するための手段】
上記問題点を解決する為の本発明の走査型露光装置のある形態は、第1物体を載置して移動する第1可動ステ−ジと、第2物体を載置して移動する第2可動ステ−ジとを有し、所定の波長域の露光光によって前記第1物体を照明する照明光学系と、該照明光学系によって照明された前記第1物体上のパタ−ンを第2物体上に投影する投影光学系とをもって、前記第1、第2可動ステ−ジを前記投影光学系に対して同期走査させつつ、前記投影光学系を介して前記第1物体上のパタ−ンを前記第2物体上に投影する走査型露光装置において、前記第1可動ステ−ジ上に固設された第1基準プレ−トと、前記第2可動ステ−ジ上に固設された第2基準プレ−トのそれぞれに形成された位置合わせマ−クの相対的位置関係を検出する第1検出手段と、前記投影光学系を介して前記第2基準プレ−トの位置を検出する第2検出手段と、前記第1、第2検出手段の検出結果に基づいて、前記投影光学系を介して前記第2物体の位置を前記第2検出手段で検出する際の計測誤差を検出する事を特徴としている。

【発明の実施の形態】
以下、本発明を図に示した実施例に基づいて詳細に説明する。図1は本発明が適用された投影露光装置の概略図である。原画であるマスク1は不図示のレ−ザ−干渉計と駆動制御手段103によって、XY方向に駆動制御されるマスクステ−ジ4によって装置本体に支持されている。一方、感光基板であるウエハ3は、やはり不図示のレ−ザ−干渉計と駆動制御手段103によってXY方向に駆動制御されるウエハステ−ジ5により装置本体に支持されている。このマスク1とウエハ4は投影光学系2を介して光学的に共役な位置に置かれている。投影露光は、不図示の照明系からの露光光束が、マスク1を照明し、投影光学系2の光学倍率に比した大きさで、マスク1の光学結像像をウエハ4に投影する事で行われる。

本実施例は、走査型露光装置であり、図中Y方向に伸びるスリット状露光光がマスク1を照明し、このスリット状露光光に対してマスクステ−ジ4とウエハステ−ジ5の双方を、投影光学系2の光学倍率に応じた速度比でX方向に動かしてマスク1とウエハ3を走査する事によって行なわれ、マスク1上のデバイスパタ−ン21全面を、ウエハ3上の転写領域(パタ−ン領域)22に転写する。

本実施例では、屈折素子のみで構成した投影光学系2を示したが、反射素子と屈折素子とを組み合わせた投影光学系であっても構わないし、本実施例のように縮小投影光学系であれ、等倍であれ、本発明の効果はなんら変わらないものである。

マスクステ−ジ4上には、マスク基準プレ−ト10、11がマスク1に対して走査方向であるX方向側に固設して配置してある。一方ウエハステ−ジ5上にはウエハ基準プレ−ト12が固設して配置してある。

観察顕微鏡9L、9Rは、マスク基準プレ−ト10、11上のマ−ク50、51や、マスク1上のパタ−ン描画面にある物体(マ−ク)の観察と、ウエハ基準プレ−ト12上のマ−ク60、61や、ウエハ3上の物体(マ−ク)の観察が同時に可能である様になっている。光電的に観察された像信号は、マ−ク検出手段101で処理され、各々の相対的位置関係情報を演算処理回路102へ送る。

同時観察の為には、投影露光に使用される露光波長を照明光として用いれば、投影光学系2で発生する色収差を補正する新たな光学系が不要になるので望ましい。

ウエハ3を観察する非露光TTL観察顕微鏡31は、マスク1の上方に配置されている。非露光波長を発する不図示のアライメント光源(又は、アライメント光源から光を導光してきたオプティカルファイバ−でもよい。)から照射されたアライメント光束は、ミラ−80で反射され、マスク基準プレ−ト11へ向かう。マスク基準プレ−ト11の中心付近は非露光波長に対し透明な部材であるガラスでできており、その下のマスクステ−ジ4に開いた穴を含めて、アライメント光束を透過する構造になっている。

マスク基準プレ−ト11を透過したアライメント光束は、投影光学系2を介してウエハ3を照明し、このウエハ3上に構成される位置合わせ用のマ−クで反射、散乱される。この反射、散乱光は再び投影光学系2、マスク基準プレ−ト11を介してから、ミラ−80で反射して、非露光TTL観察顕微鏡31にいたり、CCD等の撮像素子により適当な倍率でウエハ3上の位置合わせ用のマ−ク像が観察される事となる。この撮像素子で検出されるウエハ3上の位置合わせ用のマ−ク像位置と、ウエハステ−ジ5を駆動制御しているレ−ザ−干渉計の計測値で、装置本体に対するウエハ4の位置を計測する事になる。光電的に観察された像信号は、マ−ク検出手段101で処理され、位置関係情報を演算処理回路102へ送られ、駆動制御手段103から演算処理回路102に送られる情報と合わせて有効な位置情報となる。この非露光TTL観察顕微鏡31を用いてウエハ基準プレ−ト12上のマ−ク55を観察する事も、ウエハ3上の位置合わせ用マ−クを観察する工程と全く同じ工程で計測される。

今、ウエハ基準プレ−ト12上のマ−ク60、61が、投影光学系2の下の観察顕微鏡9L、9Rによる観察位置(露光位置)へくるように、ウエハステ−ジ5を駆動して静止する。同様にマスクステ−ジ4を走査露光時と同じ様に走査しマスク基準プレ−ト11上のマ−ク50、51が、観察顕微鏡9L、9Rによる観察領域内に位置するようにし静止する。

この状態で、観察顕微鏡9L、9Rにより、図2(C)の如くマ−ク50と60、51と61のそれぞれの相対位置ずれが観察される。この相対的位置関係は、今現在投影露光されたマスク像が、ウエハステ−ジ3上の何処に投影されているかを示している。

次に、ウエハ基準プレ−ト12上のマ−ク55が、投影光学系2の下の非露光TTL観察顕微鏡31による観察位置へくるように、ウエハステ−ジ5を駆動して静止する。マスクステ−ジ4は、非露光TTL観察顕微鏡31によるアライメント光束を干渉しない位置(いつもウエハ3を観察する際の位置)にもっていく。ここで検出されるウエハ基準プレ−ト12上のマ−ク55の位置と、ウエハステ−ジ5を駆動制御しているレ−ザ−干渉計の計測値で、装置本体に対するウエハ4の位置を計測する事になる。光電的に観察された像信号は、マ−ク検出手段101で処理され、位置関係情報を演算処理回路102へ送られ、駆動制御手段103から演算処理回路102に送られる情報と合わせて最終的な位置情報となる。この情報は、非露光TTL観察顕微鏡31の検出系位置とウエハステ−ジ5の位置関係を、ウエハ基準プレ−ト12上のマ−ク55の位置を介して補正するものである。

この非露光TTL観察顕微鏡31によるウエハ基準プレ−ト12のマ−ク55の計測値と、先程の観察顕微鏡9L、9Rによるウエハ基準プレ−ト12のマ−ク60、61と、マスク基準プレ−ト11のマ−ク50、51の相対位置計測値に、ウエハ基準プレ−ト12上のマ−ク55とマ−ク60、61との配置座標関係を加味することで、非露光TTL観察顕微鏡31でウエハ3を追い込むべき位置、即ちベ−スラインが計測、補正される。

ちなみに、アライメント位置計測の方法は、明視野画像観察でも、暗視野画像観察でも、ヘテロダイン等のグレ−ティング干渉法でも、FFT位相検知法でもよく、どの方法でも本発明の効果はなんらかわらないものである。

以上のとおり、装置本体に対してマスク1とウエハ4の位置を精度良く計測する為に行なう、非露光TTL観察顕微鏡31のベ−スライン補正計測を、マスク基準プレ−ト11と、ウエハ基準プレ−ト12を使って実施する事により、基準マスクが不要となり、高精度、かつ時間がかからない補正計測が実現できる。

〔その他の実施例(実施例2)〕
本実施例では、前記非露光TTL観察顕微鏡31によるウエハ基準プレ−ト12のマ−ク55の計測と、前記観察顕微鏡9L、9Rによるウエハ基準プレ−ト12のマ−ク60、61と、マスク基準プレ−ト11のマ−ク50、51の相対位置計測を、ウエハ基準プレ−ト12を移動させる事なく、同時に実施する事を特徴とする。

実施例1では、観察顕微鏡9L、9Rで計測してから、次のステップで非露光TTL観察顕微鏡31による計測を行なっていた。その為ウエハステ−ジ5の駆動誤差がベ−スライン計測誤差に含まれてしまい、ウエハステ−ジ5の駆動時間だけスル−プットが低下する。又、ウエハ基準プレ−ト12がウエハステ−ジ5に対して位置ズレを起こすと、ベ−スライン計測誤差となる懸念もあった。

そこで本実施例では、観察顕微鏡9L、9Rでの計測と非露光TTL観察顕微鏡31による計測が、同時に実施可能となるように、ウエハ基準プレ−ト12上のマ−ク55、60、61を配置した。観察顕微鏡9L、9Rと非露光TTL観察顕微鏡31の観察位置のとおりにマ−ク55、60、61を配置すればよく、その際にマ−ク60、61間の中点にマ−ク55を配置すれば、ウエハ基準プレ−ト12の位置ズレに対しても誤差が少なく効果的である。

〔実施例3〕
本実施例では、前記マスク基準プレ−ト11上に、非露光TTL観察顕微鏡31へ導光するミラ−部材81を構成した事を特徴とする。

実施例1では、非露光TTL観察顕微鏡への導光手段として、ミラ−80を構成していた。このミラ−80は、走査投影露光の照明系と走査投影露光スリットの間に配置されている為、走査投影露光の妨げとなる。その為、ミラ−80は露光時には退避し、アライメント時には挿入される切換ミラ−となるか、露光波長は透過し、アライメント波長を反射する特殊な特性をもつミラ−にせねばならなかった。

そこで、本実施例では図3のミラ−80に代わって、ミラ−81をマスク基準プレ−ト11上に組み込む事とした。このミラ−81は、プリズム型ミラーであって、マスク基準プレ−ト11と共にマスクステ−ジ4に構成されている。よって、マスク1を実際に走査投影露光する際には、走査投影露光スリットを干渉する事はない。また、ミラ−81の導光経路は、次に固定されるミラ−82が走査投影露光スリットを干渉しない様配置されるべく構成されている。

ちなみに、本実施例ではミラ−81をマスク基準プレ−ト11上に構成したが必ずしもこれに限定される訳ではない。ミラ−81がマスクステ−ジ4に構成されて、走査投影露光する際に、走査投影露光スリットを干渉しないならば、例えばマスク基準プレ−ト11の下で投影光学系2との間にミラ−81を配置してもよい。その際、非露光TTL観察顕微鏡31もミラ−81に準じた構成となり、図の様にマスク1の上に構成せず、マスク1と投影光学系2との間に構成する事になろうとも本発明の本質をなんら損なうものではない。

次に上記説明した露光装置を利用したデバイスの生産方法の実施例を説明する。

図4は微小デバイス(ICやLSI等の半導体チップ、液晶パネル、CCD、薄膜磁気ヘッド、マイクロマシン等)の製造のフローを示す。ステップ1(回路設計)では半導体デバイスの回路設計を行なう。ステップ2(マスク製作)では設計した回路パターンを形成したマスクを製作する。一方、ステップ3(ウエハ製造)ではシリコン等の材料を用いてウエハを製造する。ステップ4(ウエハプロセス)は前工程と呼ばれ、上記用意したマスクとウエハを用いて、リソグラフィ技術によってウエハ上に実際の回路を形成する。次のステップ5(組み立て)は後工程と呼ばれ、ステップ4によって作製されたウエハを用いて半導体チップ化する工程であり、アッセンブリ工程(ダイシング、ボンディング)、パッケージング工程(チップ封入)等の工程を含む。ステップ6(検査)ではステップ5で作製された半導体デバイスの動作確認テスト、耐久性テスト等の検査を行なう。こうした工程を経て半導体デバイスが完成し、これが出荷(ステップ7)される。

図5は上記ウエハプロセスの詳細なフローを示す。ステップ11(酸化)ではウエハの表面を酸化させる。ステップ12(CVD)ではウエハ表面に絶縁膜を形成する。ステップ13(電極形成)ではウエハ上に電極を蒸着によって形成する。ステップ14(イオン打込み)ではウエハにイオンを打ち込む。ステップ15(レジスト処理)ではウエハに感光剤を塗布する。ステップ16(露光)では上記説明した露光装置によってマスクの回路パターンをウエハに焼付露光する。ステップ17(現像)では露光したウエハを現像する。ステップ18(エッチング)では現像したレジスト像以外の部分を削り取る。ステップ19(レジスト剥離)ではエッチングが済んで不要となったレジストを取り除く。これらのステップを繰り返し行なうことによって、ウエハ上に多重に回路パターンが形成される。

本実施例の製造方法を用いれば、従来は製造が難しかった高集積度の半導体デバイスを低コストに製造することができる。

【発明の効果】
以上述べたとおり、本発明は、非露光光TTL方式でウエハを観察、位置検出する検出系のベ−スライン補正をする為に、マスクステ−ジ上に固設されたマスク基準プレ−トと、ウエハステ−ジ上に固設されたウエハ基準プレ−トを構成し、それぞれに形成された位置合わせマ−クの相対的位置関係を検出する検出系を構成した事により、非露光光TTL方式のベ−スライン補正を、マスクステ−ジ上に固設されたマスク基準プレ−ト基準で実施することが可能となり、その結果基準マスク不要で、スル−プットへの影響が少ない高速かつ高精度なベ−スライン補正を達成する事ができ、ひいては高精度なマスクとウエハの位置合わせを達成するものである。

One embodiment of the scanning exposure apparatus according to the present invention for solving the above problems is a first movable stage on which a first object is mounted and moved, and a second movable stage on which a second object is mounted and moved.
