【発明の属する技術分野】
本発明はエッチング方法及び基板処理装置に係わり、特に3フッ化塩素(ClF3 )ガスを用いて、半導体ウェハなどの種々の基板あるいは処理容器内の堆積物を高速にエッチングするためのエッチング方法及び基板処理装置に関する。

【従来の技術】
ClF3 ガスは強力なフッ化材であり、室温でシリコン(Si)や窒化シリコン(SiNX )、タングステン(W)、モリブデン(Mo)などと反応し、蒸気圧が高い揮発性のフッ素化合物を形成する一方で、薄膜形成装置の処理容器を形成する石英やステンレスとはほとんど反応しない性質を持つことが知られている。これは、例えば、岩谷産業株式会社・セントラル硝子株式会社提供のClF3 技術資料(1995年2月)において開示されている。そのため1990年前後から、ClF3 ガスは半導体デバイスの製造分野において、主にアモルファス・シリコンを対象とした薄膜形成装置の処理容器内クリーニング用ガスとして使用されはじめた。

【発明が解決しようとする課題】
アモルファス・シリコンとは容易に反応し、コスト面でも実用的に充分なエッチング速度を達成できるClF3 であるが、シリコン窒化膜(SixNy)のエッチングに適用した場合の反応速度は遅く、ClF3 ガス単体ではポリシリコンの1/10乃至1/100程度のエッチング速度しか得られないという欠点がある(例えば、ULSI生産技術緊急レポート編集委員会編「半導体メーカのウェーハ洗浄仕様と問題点」(株)サイエンスフォーラム、p125)。

他の化学反応の場合と同様に、ClF3 ガスを用いた場合も、シリコン窒化膜に対するエッチング速度は温度の上昇と共に高速化する。したがって、エッチング対象物を高温にすれば実用上充分なエッチング速度が得られる。

しかし、実際にはあまり高温にすると処理容器内の構成部材もエッチングされてしまうため処理温度の上限が存在する。その上限温度は、処理容器内にSUS(ステンレス)を使用している場合に70℃前後、炭化珪素(SiC)を使用している場合には250℃前後である。この上限温度におけるエッチング速度は、実際の生産装置、特に枚葉式薄膜形成装置の処理容器クリーニング・プロセスに適用するには不充分な速度である。このため、シリコン窒化膜のエッチングの高速化は、実用的な枚葉式シリコン窒化膜形成装置を実現するための極めて重要な技術課題である。

一方で、ClF3 に他のガスを添加して、シリコン窒化膜のエッチング速度を高速化する試みは以前からなされている。例えば、岩谷産業株式会社・セントラル硝子株式会社提供のClF3 技術資料(1995年2月)によれば、ClF3 にHF(弗酸)を1%添加することにより、シリコン窒化膜のエッチング速度が約5倍になったことが報告されている。しかしながら、HFガスはClF3 と比べても、非常に腐食性が大きい上、毒性を有し、取扱いに注意を要するという欠点がある。HFを使用した場合、処理容器あるいはガス配管の大気解放によって付着するわずかな水分で金属配管は腐食し、金属汚染の原因となるばかりでなく、最悪の場合には金属配管に穴があく可能性もある。

シリコン窒化膜のエッチングには、他にもCF4/O2/N2系、あるいはNF3/O2 プラズマによるCDE(Chemical Dry Etching)法も有効な方法として考えられている。さらに、CF4/O2プラズマを用いたプラズマエッチング法において、NOガスが存在するとシリコン窒化膜のエッチング速度が上がることも報告されている(M.G.Blain,T.L.Meisenheimer,and J.E.Stevens,J.Vac.Sci.Technol.A14(4),2151(1996))。しかしながら、プラズマを使うためには、マイクロ波電源あるいはRF電源といった付帯設備が必要となり、さらに、プラズマによって生じるラジカルを効率よくエッチング対象物まで輸送する技術も必要となるため、装置は繁雑化し、装置コストも上昇する結果となっている。

以上詳述したように、従来のエッチング方法及び基板処理装置を用いてシリコン窒化膜をエッチングする場合、プラズマを用いない装置コストの安いエッチング方法では実用上充分なエッチング速度が得られないという問題があった。

本発明はかかる課題の認識に基づいてなされたものである。すなわち、その目的は、前述のような従来のエッチング方法及び基板処理装置における欠点を除去し、所望のガスを用いて安全・高速で低コストのエッチングを実現するためのエッチング方法と基板処理装置を提供するものである。

【課題を解決するための手段】
上記目的を達成するために本発明においては、処理基板、あるいは処理容器内の堆積物をClF3 ガスを用いてエッチングする際に、同時にNOガスを供給することを特徴とするものである。

すなわち、本発明のエッチング方法は、基板処理装置の処理容器の内部にClF3 ガスと共にNOガスを供給し、前記処理容器の内部に載置される被処理基板の表面、または前記処理容器の内部に付着する生成物をエッチングすることを特徴とする。

ここで、前記被処理基板、あるいは前記処理容器の内部に付着した前記生成物がシリコン窒化物である場合に、本発明は、特に効果的に作用する。

また、前記被処理基板、あるいは前記処理容器の内部に付着した前記生成物の温度を制御しながらエッチングすることが望ましい。

さらに、前記処理容器の内部を760torr以下の減圧にしてエッチングすることにより、エッチングガスとの反応生成物の気化を促進してエッチングを安定させ、且つ、エッチングガスの装置外部への漏洩も抑制することができる。

一方、本発明の基板処理装置は、処理容器と、前記処理容器の内部にClF3 ガスとNOガスとを供給するガス供給手段と、を備え、前記処理容器の内部に前記ClF3 ガスとともに前記NOガスを供給して前記処理容器の内部に載置される被処理基板の表面、または前記処理室の内部に付着する生成物をエッチングすることを特徴とする。

ここで、前記被処理基板、または前記処理容器の内部に付着する前記生成物の温度を所定の範囲に制御する温度制御手段をさらに備えたことが望ましい。

また、本発明は、前記処理容器内に基板保持手段を有し、前記被処理基板上にシリコン窒化膜を成膜できる装置の前記処理容器内をクリーニングする場合に特に効果的である。

本発明の作用について説明すれば、以下の如くである。すなわち、ClF3 ガスでシリコン窒化物をエッチングする場合、シリコン(Si)原子は蒸気圧の高いSiF4 としてガス化され、残った窒素(N)原子はN2 ガスとして脱離すると考えられる。このとき、エッチング速度を律速するのはN原子の脱離であり、N原子の脱離のし難さのためにシリコン窒化物のエッチング速度は、シリコン単体のエッチング速度に比べ非常に遅くなっていると考えられる。

これに対して、本発明においては、ClF3 と共にNOガスを供給することによって、表面に残留した脱離前のN原子を、N2OあるいはN2+1/2O2 といった形で引き抜くことでN原子の脱離を促進することになり、高いエッチング速度を得ることが可能となる。

【発明の実施の形態】
以下に、図面を参照しつつ本発明の実施の形態について説明する。

図1は、本発明の第1の実施の形態に関わる基板処理装置を概念的に表す要部断面図である。

同図の装置は、半導体ウェハの表面に薄膜を成膜する枚葉式の気相成長装置であり、本発明のエッチング方法を用いることにより、その処理容器内に堆積する付着物を迅速且つ確実にクリーニングすることができる点に特徴を有する。

すなわち、気相成長法で半導体ウェハ表面にシリコン窒化膜を形成する場合、被処理基板である半導体ウェハ面以外の場所、例えば半導体ウェハを保持するホルダ表面や処理容器内壁面にもシリコン窒化物が付着する。付着したシリコン窒化物は、パーティクルとして半導体ウェハ表面を汚染し、製品としての半導体装置の歩留まりを低下させる他、半導体ウェハの放熱条件を変化させて温度分布を悪化させるなど、基板処理上の不都合を生じさせる原因となる。そこで気相成長法による成膜の後に、ClF3 ガスとNOガスの混合ガスを処理容器内に導入することにより、ホルダ表面や処理容器内壁面に付着したシリコン窒化物を素早く取り除くことができ、それによって良好な基板処理が持続される。

処理容器1内には処理室2が形成されている。処理容器1は気密が保てる構造となっており、排気配管3を通じて図示しない排気ポンプに接続されている。処理室2と処理容器1の上部壁との間には、石英などの板に多数の穴をあけた整流板4が処理基板と平行に配置されている。整流板4と処理容器1の上部壁との間に形成される空間5はガス導入口6,7を通して図示されないガス供給装置に接続されている。

処理室2内の中央部位置には、被処理基板である半導体ウェハ8を整流板4と平行位置に保持するホルダ9が回転自在に配置されている。ホルダ9の下端部は、気密を保持するためのシール機構を備えた軸受けで保持され、回転駆動装置11によって回転可能である。ホルダ9の内部には、ホルダ9によって支持される半導体ウェハ8を下面から加熱するための電気ヒータ10が配置されており、電気ヒータ10は気密と絶縁を保持しながら処理容器1の下部壁を貫通する電極を通して給電装置12に接続されている。さらに、給電装置12は電気ヒータ10の近傍に固定された熱電対13、あるいはホルダ9の温度を測定する放射温度計14の出力信号によって制御可能となっており、これによってホルダ9及びホルダ9に保持された半導体ウェハ8は所定の温度に制御されて維持される。

また、ガス導入口6、7を介して導入されるNOガスなどの各種のガスは、処理室2において、薄膜の堆積やエッチングなどに作用した後に、排気配管3を介して排気され、図示しない排ガス処理装置において除害処理される。

以下に、上記のように構成された基板処理装置で処理室2の内部をクリーニングする手順の一例を説明する。

図2は、本実施形態において処理室内をクリーニングする手順を含んだ一連の気相成長工程を例示するフローチャート図である。同図に表したフローチャート図は、大きく分けてウェハ上に薄膜を堆積する工程200と、処理室をクリーニングする工程300とからなる。

まず、図2においてステップ202として示したように、図示しない排気ポンプを用いて処理室2を100Pa以下に排気する。この作業によって処理室2内の酸素(O2 )を排気し、電気ヒータ10を使った加熱時にも半導体ウェハ8及びホルダ9が酸化されることを抑制することができる。
次に、ステップ204においてガス導入口6を通して一定量の不活性ガス、例えばアルゴン(Ar)ガスを導入しながら排気量を制御して、処理室2を所定の圧力、例えば6666Paに保持する。
次に、ステップ206において給電装置12を用いて制御しながら電気ヒータ10に給電し、半導体ウェハ8を所定の温度、例えば1000℃に保持する。さらに、ステップ210において前記の圧力関係が保たれるように、ガス導入口6から空間5を介して処理室2内にシリコン及び窒素原子を含んだ原料ガスとキャリアガスとの混合ガス、例えばジクロルシラン(SiH2Cl2)とアンモニア(NH3)、アルゴン(Ar)を供給することでシリコン窒化膜の成膜を行う。

成膜が終了したら、全ての原料ガス供給を止め、ステップ212においてウェハ8を処理室2から搬出する。そして、必要に応じて、ステップ208において次のウェハ8を処理室2に搬入し、ホルダ9に載置する。そして、再びステップ210において所定の薄膜を成膜し、ステップ212においてウェハ8を処理室2から搬出する。

以上のようにして、1枚以上の規定枚数の半導体ウェハ8に窒化シリコン膜などの薄膜の形成が終了すると、ステップ214に示したように成膜工程が終了する。

次に、処理室のクリーニング工程300を開始する。

まず、ステップ302において、図示しない排気ポンプを用いて再び処理室2を100Pa以下に排気する。この操作によって処理室2内に残留する原料ガスを取り除き、次に供給するClF3 ガスと原料ガスとが反応することを抑制することができる。

次に、ステップ304において、再びガス導入口6を通して一定量の不活性ガス、例えばアルゴンガスを処理室2内に導入しながら排気量を制御して、処理室2を所定の圧力、例えば2666Paに保持する。

さらに、ステップ306において、ホルダ9を電気ヒータ10とそれに連結される給電装置12によって加熱し、100℃乃至400℃の範囲内の所定の温度、例えば250℃になるよう制御される。

次に、ステップ308においてクリーニングを実施する。具体的には、前記の圧力関係が保たれるようにガス導入口7から空間5を介して処理室2内にClF3 ガスとNOガスを所定の流量に制御しながら供給することで、ホルダ9および処理室2の内壁を高速にクリーニングすることができる。ここで、図2においては、ステップ308aにおいてClF3 ガスを導入し、ステップ308bにおいてNOガスを導入する場合を例示した。しかし、本発明は、これに限定されるものではない。すなわち、これらのガスの供給の順序は、この逆でも良く、または同時に供給しても良い。

所定の時間が経過し、処理室2の内部の堆積物が除去されたら、ステップ310においてクリーニングを終了する。

図3は、上述の基板処理装置を用い、NOガスを供給しない条件でシリコンおよびシリコン窒化物のエッチング速度を測定し、アレニウス型プロットした実験結果を表すグラフ図である。

同図からわかるように、実験範囲の全てにおいて、シリコン窒化物のエッチング速度はシリコンのエッチング速度より2桁近くも小さい結果が得られている。ClF3 ガスでシリコン及びシリコン窒化物をエッチングする場合、Si原子が蒸気圧の高いSiF4 としてガス化されることでエッチングが進行する。さらに、シリコン窒化物の場合、残ったN原子はN2 として脱離すると考えられるが、このとき、エッチング速度を律速するのはN原子の脱離であり、N原子の脱離のし難さのためにシリコン窒化物のエッチング速度は、シリコン単体のエッチング速度に比べ非常に遅くなっていると考えられる。

図4は、ClF3 ガスにNOガスを添加して、シリコン窒化膜をエッチングしたときに得られたエッチング速度の実験値を表すグラフ図である。

ここでは、エッチング雰囲気の全圧を6666Pa、ClF3 ガスの分圧を3333Pa、またエッチング温度を250℃にそれぞれ維持した。図4から、NOガスの添加量を増加するにつれてシリコン窒化物のエッチング速度は増加し、NOガスの分圧が約1000Paにおいて、エッチング速度は、約4倍近くまで上昇することが分かる。

すなわち、本発明によれば、ClF3 と同時にNOガスを供給することによって、表面に残留した脱離前のN原子をN2O あるいはN2+1/2O2といった形で引き抜き、N原子の脱離を促進することで、高速エッチングが可能となる。

また、本発明によれば、プラズマが不要であるので、複雑且つ高価なプラズマ発生装置が不要であり、プラズマを用いない従来の気相成長装置に広く適用してクリーニングを確実に行うことができるという効果も得られる。

さらに、本発明によれば、装置コストが安くなる。すなわち、従来の方法によって、プラズマ・エッチングを行うためには、通常の装置に加え、マイクロ波電源、マイクロ波マッチング装置、マイクロ波反応炉、ラジカル輸送管といった高価な付帯設備が新たに必要になる。さらに、エッチング用(あるいはSiN成膜用)反応炉にはSUS等の金属が使えなくなり、高価なアルミチャンバーにするか、内面にテフロンコートをかけるといった表面処理が必要になる。そのため、装置にかかる余分なコストは装置全体のコストに比べてもかなり大きくならざるを得ない。これに対して本発明によれば、装置の構成が簡略であり、コストを大幅に下げることができる。

また、本発明によれば、装置の自由度が増える。すなわち、成膜装置のクリーニングを目的とした場合、装置の形状(あるいは材質)の最適化は成膜に対して行うべきものであるが、プラズマクリーニングを使う場合、同時にラジカル輸送に対する最適化も行わなければならなくなる。そのため、成膜に対する最適化は大きな制約を受けることとなり、装置設計上の自由度も大きく制限される。

例えば、成膜用の原料ガスを均一に供給するための整流板を設けた場合、ラジカル供給の観点から言えば、整流板の材質はテフロン、アルミナ、あるいは石英といった材質に限られてしまう。テフロンを使った場合、テフロンの耐熱温度の制限によって、成膜時に基板の温度を充分に高温にすることが困難になるかもしれない。また、アルミナや石英を使った場合、成膜中に整流板が汚れることを防ぐために整流板の冷却が必要になった時、その冷却が非常に難しくなる可能性がある。これに対して、本発明によれば、これらの制約が必要とされず、装置の自由度が改善される。

また、本発明によれば、圧力変化が小さくて済む。すなわち、プラズマを使ったエッチングの場合、気相の圧力(全圧)は100Pa以下程度の低圧に保つ必要がある。これは、プラズマ生成時の電離を効率的に行わせることと、生成したラジカルの寿命を確保するためである。

一方、熱CVD等の方法で成膜を行う場合、成膜速度は原料ガスの圧力によって決まる場合が多い。従って、枚葉式の成膜装置等で、高速な成膜が必要な場合、気相の全圧は1000〜10000Pa程度の圧力に設定される。

これは、成膜の時の圧力とクリーニングの時の圧力で大きな違いがあり、圧力調整の過程で大量のパーティクルが巻き上げられる可能性があることを示す。下流の配管などに残ったパーティクルがクリーニング後の圧力上昇時に巻き上げられ、基板に到達すると成膜時の異常成長や、デバイスの導通不良を起こす大きな原因となり得る。

これに対して、本発明のClF3/NO によるクリーニングでは、成膜圧力とクリーニング圧力を同じに保つことは非常に容易である。

さらに、本発明によれば、金属配管内のクリーニングもできる。すなわち、SiH4/NH3を原料ガスとした熱CVDでSi3N4の成膜を行うと、冷却したチャンバー内壁や下流の配管等の低温部にSiの粉がたまることがある。プラズマクリーニングの場合、通常SUS等の金属で作られる配管表面でラジカルは全て失活する。そのため、下流配管のクリーニングをすることは、事実上不可能である。

しかしながら、ClF3を使った場合、下流の金属配管までClF3は到達し、堆積したSiの粉と容易に反応する。そのため、下流配管などの低温部にシリコンの粉が堆積するような場合には、下流配管まで含めたクリーニングを行うことができる。

次に、本発明の第2の実施の形態について説明する。

本実施形態においては、半導体ウェハなどの上に形成されたシリコン窒化物などを高速でエッチングすることができるエッチング方法及びその装置について説明する。

図5は、本発明の第2の実施形態に関わる基板処理装置を表す要部断面図である。すなわち、同図に例示した装置は、半導体ウェハの表面をエッチングする枚葉式のエッチング装置である。なお、図5においては、図1と同一部分を同一符号で表し、重複する部分の詳細な説明は省略する。

この例に係わる装置では、ガス導入口6から不活性ガス、例えばアルゴンガスのみが供給され、薄膜堆積のための原料ガスを供給するガス供給系は設けられていない。すなわち、第1の実施形態にあるような気相成長手段を持たない枚葉式のエッチング装置として構成されている。

放射温度計14は半導体ウェハ8を直接測温し、半導体ウェハが所定の温度に保持されるように制御する。そこに、ガス導入口7から空間5を介して処理室2内にClF3 ガスとNOガスを所定の流量に制御しながら供給することで、半導体ウェハ8上にあらかじめ成膜されていたシリコン窒化物などの層を高速にエッチングすることができる。

このエッチングの手順は、図2において工程300として例示したものと概略同様とすることができる。本実施形態においても、ClF3 ガスとNOガスとを供給することにより、従来よりも高速でシリコン窒化物をエッチングすることができる。しかも、プラズマを用いないので、半導体ウェハがプラズマにより損傷されるという問題を解消することができる。また、プラズマが不要であるので、エッチング時の圧力などのエッチング条件の自由度が大幅に拡大される。さらに、プラズマが不要であるので、装置の構成が簡素となり、コストも大幅に低減することができる。

次に、本発明の第3の実施の形態について説明する。

すなわち、同図に例示した装置は、半導体ウェハの表面にシリコン窒化物などの各種の薄膜を成膜するバッチ式の気相成長装置である。このようなバッチ式の装置においても、枚葉式の装置と同様に半導体ウェハを保持するサセプタ表面や処理容器の内壁面にシリコン窒化物は付着し、パーティクルとして半導体装置の歩留まりを低下させる他、半導体ウェハの放熱条件を変化させて温度分布を悪化させるなど、基板処理上の不都合を生じさせる原因となる。そのため、前述した第1実施形態と同様に、バッチ式の装置に対しても本発明は有効である。

図中21は赤外光を透過する透明な材質、例えば石英で構成された処理容器を示し、処理容器21内には処理室22が形成されている。処理容器21は気密が保てる構造とされ、排気配管23を通じて図示しない排気ポンプに接続されている。処理室22内には被処理基板である半導体ウェハ26が、赤外光を透過する材質、例えば石英で構成されたサセプタ27の上に平行して多数枚並べられて導入されている。処理容器21の外部には、半導体ウェハ26を加熱するための赤外線ランプ28が配置されており、半導体ウェハ26は所定の温度に昇温されて維持される。多数枚の半導体ウェハ26の温度を制御するため、赤外線ランプ28はそれぞれ独立して出力を制御できる複数のランプ群であっても良い。原料ガス、例えばジクロルシランとアンモニアガスを、図示されないガス供給装置からガス導入口24を通して流量を制御しながら供給することで半導体ウェハ26上にシリコン窒化物を形成することができる。

本実施形態においても、図2に例示した手順と概略同様にして処理室22をクリーニングすることができる。すなわち、所定の成膜プロセス終了後に半導体ウェハ26を全て取り除き、再び加熱、温度制御しながら導入口25を通してClF3 ガスとNOガスを供給するだけで、サセプタ27表面および処理容器21の内壁についたシリコン窒化物をすばやくクリーニングすることができる。

本発明によれば、図6のようなバッチ式の気相成長装置についてもプラズマ発生装置を付加する必要がなく、効率良く且つ容易に処理室22の隅々までクリーニングすることができる。

しかし、本発明は、これらの具体例に限定されるものではない。すなわち、本発明のクリーニング方法は、従来のあらゆる気相成長装置やエッチング装置などに対して同様に適用して同様の効果を得ることができる。また、その際の雰囲気の圧力やガスの流量、温度などの条件は、適宜最適化することができる。さらに、ClF3 ガスとNOガスに加えてその他のガスを混入しても良い。

【発明の効果】
本発明は、以上説明した形態で実施され、以下に説明する効果を奏する。

まず、本発明によれば、NOガスを添加することにより、プラズマレス・低コストで高速なシリコン窒化物のエッチングおよびクリーニングを行うことができ、特に気相成長法によってシリコン窒化膜を成膜する薄膜形成装置のin−situ(その場)クリーニングに有効である。
