[Industrial applications]
The present invention relates to a quantum device, and more particularly to a quantum device using a quantum box (also called a quantum dot).
[0002]
[Prior art]
With the increase in the scale of semiconductor integrated circuits, it is considered that a conventional method of controlling operation by sending a signal through a metal wiring will reach its limit in the near future. To solve this problem, while construction of a completely new device concept is being attempted, cross wiring by light has been considered. It is essentially important to realize a part of information processing with light, not just wiring. Therefore, an optical modulator or an optical switcher that operates at a high speed has been required. In addition, if light can be modulated by light, various applications can be considered. However, since it is difficult, modulation is usually performed by controlling light transmittance by electric operation. . Therefore, there is a need for a device that can modulate light with light.
[0003]
[Problems to be solved by the invention]
Accordingly, an object of the present invention is to provide a quantum device that can modulate light at high speed.
[0004]
Another object of the present invention is to provide a quantum device capable of modulating light with light.
[0005]
[Means for Solving the Problems]
The present inventors have found the following facts through detailed theoretical studies.
1. In a system in which two electrons are packed in a square quantum dot (a compound semiconductor heterojunction is an example) constituted by a well-shaped confinement potential, one direction parallel to the plane of the square quantum dot (z direction) )), There is strong infrared absorption that first appears when an external electric field is applied. This is absorption of light polarized in the same z-direction as the external electric field, and does not exist without electron-electron interaction (electron-Coulomb interaction).
[0006]
2. In a system in which one electron is packed in a quantum dot, there is infrared absorption that appears for the first time when an external electric field is applied, but in a system in which two electrons are packed in a quantum dot, 10 times or more as compared with the absorption intensity of a system packed with one electron.
[0007]
Hereinafter, the content of the theoretical research by the present inventors will be described in more detail.
Now, as an example, consider an electron system confined in a quantum dot composed of an Al 0.45 Ga 0.55 As / GaAs heterojunction. This quantum dot is assumed to be a potential well having a finite depth, and a one-electron Hamiltonian shown in Expression (1) is introduced within the range of the effective mass approximation.
[0008]
(Equation 1)
[0009]
In this case, it is assumed that the shape of the quantum dot is a square and is represented by one electron potential V (x, z). Here, V (x, z) is -0.36 eV when -L / 2≤x, z≤L / 2, and is 0 otherwise. Here, L is one side of the quantum dot, which is 30 nm here. Further, the effective mass m (x, z) of the electrons in the quantum dot has a spatial dependency, and 0.067m 0 (where m 0 is the mass of the electron in a vacuum) inside the quantum dot, and outside the quantum dot. It was 0.104m 0. E z is the applied electric field strength in the z direction, and the function Θ (z) was introduced so that the electric field exists only in the minimum region including the quantum dot. Here, p is the momentum of the electron, A is the vector potential, and e is the elementary charge.
[0010]
The Hamiltonian for two electrons in a quantum dot is
It is. However,
(Equation 3)
It is. As the relative dielectric constant ε r , a value of GaAs of 10.9 was used.
[0011]
First, the energy eigenstate | n> of the Hamiltonian where A = 0 is calculated by the equation (1) or (2), and the square of the oscillator strength proportional to the absorption intensity is calculated as follows.
Is calculated.
[0012]
When there is only one electron in the quantum dot, the absorption of the lowest energy is caused by the transition of the electron from the ground state to the first excited state. Regarding this absorption, the square (Γ) of the oscillator strength, which is proportional to the absorption strength, versus the absorbed energy is indicated by the square in FIG. Here, the intensity of the external electric field is changed from 0 to 4 × 10 6 V / m. As the external electric field intensity increases, the absorption intensity decreases rapidly, because the symmetry of the wave function is broken by the external electric field. This is the Stark effect in well-known quantum structures. Absorption that does not exist when the external electric field is zero is indicated by a circle in FIG. This change is due to the same cause, since the symmetry of the wave function has been broken by the external electric field. The behavior of these two types of absorption can be easily understood.
[0013]
Next, light absorption in a system in which two electrons are present in a quantum dot will be described. Regarding the absorption of this two-electron system, the square of the oscillator strength (Γ) versus the absorbed energy is shown in FIG. As can be seen from FIG. 4, in addition to the absorption exhibiting a behavior similar to the absorption observed in the case of the one-electron system, absorption excited by the external electric field indicated by ▲ is observed. This new type of absorption becomes very strong with increasing external electric field strength, increasing above the minimum energy absorption above 3.6 × 10 6 V / m. This absorption exists only when the interacting electronic system is under an external electric field.
[0014]
In summary, the absorption caused by the external electric field indicated by ● in FIGS. 3 and 4 exists, and only when the external electric field indicated by ▲ in FIG. 4 and the electron-electron interaction coexist. There is absorption. The above result is the absorption of the component of the light polarized in the z direction. Then, the new absorption that exists only when the external electric field and the electron-electron interaction coexist becomes a strong absorption far beyond a simple expectation. This strong absorption is caused by strong mixing between quantum states, which is caused by perturbations by an external electric field.
[0015]
In the above calculation, one side L of the quantum dot is set to 30 nm. However, by making L smaller, the wavelength of light to be absorbed can be made shorter. Also, by forming a different type of compound semiconductor heterojunction quantum dots and Al 0.45 Ga 0.55 As / GaAs heterojunction, it is possible to shorten the wavelength of the absorbed light.
[0016]
The present invention has been devised based on the above-mentioned theoretical study of the present inventors.
[0017]
That is, in order to achieve the above object, a quantum device according to the present invention
A plurality of quantum boxes (QDs) arranged adjacent to each other on one surface,
By applying an external electric field to the plurality of quantum boxes (QDs) in a direction parallel to the one surface, light incident on a region where the plurality of quantum boxes (QDs) are arranged from a direction not coinciding with the direction parallel to the one surface. Is characterized by modulating the light transmittance with respect to.
[0018]
In one embodiment of the quantum device according to the present invention, a pair of electrodes (4, 5) are provided on both sides of a region where a plurality of quantum boxes (QDs) are arranged, facing each other. An external electric field is applied by applying a voltage during ()).
[0019]
In another embodiment of the quantum device according to the present invention, a region where a plurality of quantum boxes (QDs) are arranged is irradiated with the first light (L1), and the frequency is higher than that of the first light (L1). Is irradiated from a direction not orthogonal to the traveling direction of the first light (L1) to a region where a plurality of quantum boxes (QD) are arranged, and the light amount of the second light (L2) Is changed, the light transmittance of the region where the plurality of quantum boxes (QD) are arranged with respect to the first light (L1) is modulated. Here, the switching of the first light (L1) can be performed by controlling the light amount of the second light (L2).
[0020]
In the quantum device according to the present invention, preferably, two or more electrons exist in the quantum box. At this time, strong light absorption occurs due to the interaction between electrons.
[0021]
In the quantum device according to the present invention, the quantum box is preferably formed by a compound semiconductor heterojunction. As this compound semiconductor hetero junction, for example, an AlGaAs / GaAs hetero junction, an AlAs / GaAs hetero junction, or the like can be used.
[0022]
In the quantum device according to the present invention, the quantum box may be formed by joining a semiconductor and an insulator. In the bonding between the semiconductor and the insulator, typically, the semiconductor is made of one or more group IV elements, and the insulator is made of a compound of a group IV element and oxygen. As an example, the semiconductor is Si and the insulator is SiO 2 . An example of a semiconductor composed of two kinds of Group IV elements is SiC.
[0023]
[Action]
According to the quantum device of the present invention configured as described above, the light transmittance of the region where the plurality of quantum boxes are arranged is modulated by applying an external electric field to the plurality of quantum boxes. Light can be modulated at high speed. Further, since the light transmittance of the region where the plurality of quantum boxes are arranged with respect to the first light is modulated by changing the amount of the second light, the light can be modulated by the light.
