本発明は、半導体装置、液晶ディスプレー用基板等の製造工程において、エッチングや成膜、アッシング等の処理に好適なプラズマ処理装置に関するものである。

【従来の技術】
半導体装置の製造工程において、プラズマエッチング装置、プラズマCVD装置、プラズマアッシング装置などのプラズマ処理装置が広く利用されている。半導体装置の量産現場においては、上記プラズマ処理装置に対し生産性の観点から、大きい処理速度、処理速度の均一性、装置設置面積の縮小化、ランニングコストの低減の等の要求がある。

プラズマ処理装置におけるプラズマ源としては、平行平板プラズマ装置に代表される容量結合型プラズマ、電子サイクロトロン共鳴(ECR)を利用した有磁場マイクロ波プラズマ、誘導結合型プラズマ等が存在している。プラズマ処理装置では、数ミリTorr 〜 数Torrの圧力にて処理用のガスを真空排気された反応容器に導入し、上記のようなプラズマ源を用いプラズマを生成し、発生したイオンや活性種を被処理基板に照射することにより処理を行っている。これらのプラズマ源の中で、誘導結合型プラズマ源は、簡易な装置構成で、大口径、高密度のプラズマを生成することが可能であり、近年注目を集めている。以下に、誘導結合型プラズマ源について説明する。

誘導結合型プラズマ源は、特開平2−235332 号公報に見られるように、基板載置用ステージに対向するように誘電体の板を配置し、その上に渦巻状のアンテナを配置した構成や、特開平8−213196号公報に見られるように、誘電体円筒の側面にコイル状のアンテナを配置した構成をしており、アンテナに高周波電流を流すことにより誘導電界を処理室内に発生させ、プラズマの生成、維持を行っている。誘導結合型プラズマ源は、無電極放電であるために金属表面にプラズマが逃げる割合が少なく、高密度のプラズマを生成することが可能であり、また、上記のように装置構成が簡易であるため、低コスト化がしやすいといった利点を持つ。

次に誘導型プラズマ処理装置の一例として、アッシング装置を例に説明を行う。アッシングは比較的大流量(500 sccm 〜)、高圧力下(0.1 Torr 〜 10 Torr)で行われる。大流量で処理を行うために処理室内のガス流速は速くなり、圧力が高いために拡散速度は遅くなるため、処理用ガスのガス流れが処理速度及び均一性に大きく影響する。また、圧力が高いため、プラズマ自身の拡散速度も遅く、アンテナの近傍に強いプラズマが生成する。

【発明が解決しようとする課題】
誘導型プラズマ装置において、特開平8―288266号公報に見られるように、処理室の側面に誘導アンテナを配置し、処理室の天井の中央付近から処理用のガスを導入した場合、処理用のガスは、アンテナ近傍のプラズマの強い領域をあまり通過せずに排気されることになる。これは、処理室に導入する処理用ガスが有効に利用されていないことを意味し、処理速度の観点からは好ましくない。ことに、高圧力下で行われるプロセスでは、アンテナ近傍に強いプラズマが発生し、さらに処理用ガスの流れが処理速度、均一性に大きく影響を与える為、この点を考慮した装置構成が望まれる。

本発明の目的は、処理速度及び処理の均一性を向上させ、スループットの向上、もしくは、ランニングコストの低減を図ることのできるプラズマ処理装置を提供することにある。

【課題を解決するための手段】
上記目的は、処理室内に配置され基板が載置されるステージと、このステージ上方でプラズマが形成される領域を囲む前記処理室の誘電体製の壁と、この壁の外周に巻かれて配置されプラズマを形成するための電力が供給されるコイル状のアンテナと、この壁の下方に配置され前記処理室にガスを導入するガス導入部材とを備え、前記ガス導入部材からのガスが前記プラズマの形成領域に向けて上向きに導入され前記ステージの周囲から排気されるプラズマ処理装置により達成される。または、処理室内に配置され基板が載置されるステージと、このステージ上方でプラズマが形成される領域を囲む前記処理室の誘電体製の壁と、この壁の外周に巻かれて配置されプラズマを形成するための電力が供給されるコイル状のアンテナと、この壁の下方に配置され前記処理室内の前記プラズマの形成領域に向けて上向きにガスを導入するガス導入部材と、前記ステージの周囲から前記ガスが排気される空間とを備えたプラズマ処理装置により達成される。

【発明実施の形態】
図1に本発明の第1の実施例を示す。本発明に係わるプラズマ処理装置は、略円筒型をした誘電体製放電管2と、ベースチャンバ1と、蓋部3と、放電管2の側面に巻き付けた2ターン以上のコイル状アンテナ4と、被処理基板7を載置するステージ5と、ステージを加熱するヒータ6と、温調装置8と、上部アンテナと下部アンテナの間に配置されたガス導入用部材9と、ガス供給システム10と、アンテナに電力を投入する高周波電源11と、整合器12と、から構成される。ただし、処理室を構成する放電管2と蓋部4は、両者が一体化された、なべ底形状をしたものであっても差し支えない。

本一実施例において、アンテナ4に高周波電源11から整合器12を介して電力を投入することによりプラズマ13が発生する。この際、先にも述べたように、0.1〜10Torrといった高圧力の条件では、プラズマの拡散が遅い為に、プラズマはアンテナのごく近傍にリング場に発生する。この時、ガス導入部材9からガス穴16を介して処理室内に導入された処理用ガスは、図中14に示すような流れパターンを描くことになる。処理室内に導入されたガスは、プラズマ領域13を通過することにより十分に解離され、処理に寄与する活性種を十分に発生させることができるため、処理速度が向上する。さらに、プラズマ領域13で生成された活性種は、ガス流れにより処理室の中央部にまで輸送される為、処理の均一性も向上する。

図2には、ガス導入用部材9の詳細の一例を示す。ガス導入部材9は、処理用ガスを周方向に均一に行き渡らせるためのバッファ室15を備えたバッファリング101と、バッファ室及び処理室を大気からシールする為のOリング103と、バッファリング、Oリングを冷却する為の冷媒用流路104と、Oリングによるシールを補助する為の補助リング102と、バッファリングと補助リングを締結する為のネジ105と、からなり、処理用ガスは、放電管に存在する複数個のガス穴16より、処理室中心に向かって導入される。

図3には、図2中A−A 面での処理室の断面図を示す。放電管2には、ガス穴16が開けられており、放電管の外側にはバッファリング101が備えてある。バッファリングにはガス導入口110と、冷却用の冷媒入り口108と、冷媒出口109とが具備されている。バッファリングは、加工性、冷却性の観点からアルミニウム等の金属で制作されるが、完全に円環状にすると、誘導アンテナにより誘起される誘導磁場を打ち消すような渦電流が本リングに流れてしまい、アンテナに投入する電力をロスすることになる。したがって、これを防止する為にアルミナセラミックス等の絶縁材料で形成された絶縁部材107をバッファリングに挿入することにより渦電流が流れることを阻止する。同様の理由にて、補助リング102も、その一部を絶縁性の材料で構成するか、もしくは、補助リングすべてをアルミナのような絶縁体で構成する必要がある。

また、バッファリング101を金属部材で構成する理由の一つに、バッファ室内でプラズマが発生することを防止することもある。バッファリングを金属で構成し、バッファリング自体を接地することによりバッファ室内でプラズマが発生することを防止できる。

以上、本発明によるプラズマ処理装置の概要と、バッファリング、補助リング等から構成されるガス導入部材について説明してきたが、本発明によると、プラズマの最も強い領域に処理用ガスを効率よく投入できる為、所定のガス流量、投入電力に対し、処理用ガスを有効に利用することができ、処理速度を向上させることができ、均一性も向上できる。これにより、スループットの向上、もしくは、ランニングコストの低減が期待できる。

整流板17は渦電流によるパワーロスを防止する観点から、周方向の一部もしくは、すべてを絶縁体で構成することが望ましい。また、ガス穴16での処理用ガス流速がおおむね50m/s以上であれば、処理用ガスの慣性により整流板を設けずとも処理用ガスがプラズマ領域13まで到達できる為、整流板17を設けたのと同様な効果が得られ、所定のガス流量、投入電力に対し、処理用ガスを有効に利用することができ、処理速度を向上させることができ、均一性も向上できる。

図5には本発明の第3の実施例を示す。基本的な構成は第2の実施例に類似しているが、ガス導入部材9のバッファ室15により周方向に均一に行き渡った処理用ガスが、ガス導入管18によりプラズマ領域13に直接導かれている点が特長である。その効果については、実施例1、2の場合に等しい。

図6には本発明の第4の実施例を示す。基本的な構成は第2の実施例に等しいが、ガスどう入部材9が処理室のより内側に入り込んでおり、整流板17が上部アンテナ付近まで高くなっている点が異なっている。整流板17は渦電流によるパワーロスを防止する観点から、周方向の一部もしくは、すべてを絶縁体で構成することが望ましい。このような構成にすることにより、整流板17と放電管2との間でプラズマが形成されることになるが、処理用ガスすべてがプラズマ領域を通過する点にかわりはなく、これまでの実施例と同様に、処理用ガスはプラズマにより効率よく解離され、処理に寄与する活性種を効率よく生成する事ができる。このため、所定のガス流量、投入電力に対し、処理用ガスを有効に利用することができ、処理速度を向上させることができ、均一性も向上できる。

図7には本発明第5の実施例を示す。本一実施例によるプラズマ処理装置は、略円筒型をした誘電体製放電管2と、ベースチャンバ1と、蓋部3と、蓋部3の上面に巻き付けた2ターン以上の渦巻き状アンテナ4と、被処理基板7を載置するステージ5と、ステージを加熱するヒータ6と、温調装置8と、上部アンテナと下部アンテナの間に配置されたガス導入用部材9と、ガス供給システム10と、アンテナに電力を投入する高周波電源11と、整合器12と、から構成される。ただし、処理室を構成する放電管2と蓋部4は、両者が一体化された、なべ底形状をしたものであっても差し支えない。

以上、本発明における一実施例について説明してきたが、これらはいずれも一例にすぎず、請求項の記載事項を何ら制限するものではない。たとえば、実施例に関しては誘電体製の円筒型放電管と蓋部により処理室上部を形成したが、これは、両者が一体型となったような、鍋底型形状や、半休型ベルジャ型のような形状にも適用可能である。さらに、プラズマ源として誘導型プラズマを例に説明を行ったが、他のプラズマ源、すなわち、マイクロ波プラズマ源、容量結合型プラズマ源にも適用可能である。さらに、アッシング装置を例に説明を行ったが、他のプラズマ処理装置、即ち、エッチング装置、CVD装置等にも適用可能である。上記のような実施例によれば、処理用のガスをプラズマの強い領域を通過させることができ、処理用ガスは強いプラズマにより効率よく解離され、処理に寄与する活性種を効率よく生成する事ができる。このため、所定のガス流量、投入電力に対し、処理用ガスを有効に利用することができ、処理速度、均一性を向上させることができる。これにより、スループットの向上、もしくは、ランニングコストの低減が期待できる。

As a plasma source in the plasma processing apparatus, there are a capacitively coupled plasma typified by a parallel plate plasma apparatus, a magnetic field microwave plasma using electron cyclotron resonance (ECR), an inductively coupled plasma, and the like. In a plasma processing apparatus, a processing gas is introduced into a vacuum-evacuated reaction vessel at a pressure of several milliTorr to several Torr, plasma is generated using the above-described plasma source, and generated ions and active species are generated. Processing is performed by irradiating the substrate to be processed. Among these plasma sources, an inductively coupled plasma source is capable of generating large-diameter, high-density plasma with a simple device configuration, and has recently attracted attention. The inductively coupled plasma source has a configuration in which a dielectric plate is arranged so as to face a stage for mounting a substrate, and a spiral antenna is arranged thereon, as disclosed in JP-A-2-235332. As disclosed in JP-A-8-213196, a coiled antenna is arranged on the side surface of a dielectric cylinder, and an induced electric field is generated in a processing chamber by flowing a high-frequency current through the antenna.
