【発明の属する技術分野】
本発明は、光ファイバ通信、光計測システム等に用いられる光アイソレータに係り、より詳しくは磁気光学体及びこの磁気光学体を用いる光アイソレータに関する。

【従来の技術】
半導体レーザを光源にする光ファイバ通信システム、特に高速ディジタル伝送やアナログ直接変調方式による光システムにおいては、光ファイバ回路中に使用している光コネクタ接続点や光回路部品等からの反射光がレーザに再入射して生じる反射雑音がシステム及びデバイス設計上の大きな問題になる事が多い。この場合、反射再入射光を除去する目的で光アイソレータが使用される。光アイソレータの基本的機能は半導体レーザ(光源)からの出射光を光アイソレータを通して無損失で光ファイバ等の伝送路に伝送する一方、光ファイバ等からの反射光を遮断して半導体レーザ(光源)に戻さないようにするものである。

光ファイバ通信システムに用いられる光アイソレータは、入射光の偏光面を45度回転させるファラデー効果(磁気光学効果)を有し、半導体レーザ等の光源からの出射光を無損失で伝送路に伝送する一方、前記伝送路からの反射光を遮断して前記光源側に戻さないようにしている。

従来の通信用光アイソレータで一般的なものとして、偏光子と、検光子と、ファラデー効果(磁気光学効果)を有し前記偏光子及び検光子の間に設けられる磁気光学体とから構成されるものがある。
図12に通信用光アイソレータの構造を示し、図13にその動作原理を示す。図12の通信用光アイソレータは、偏光子2A及び検光子2Bと、偏光子2A及び検光子2Bの間に設けられ光の偏光面を45度回転させるファラデー回転子(ファラデー素子、磁気光学素子)1と、磁場を印加するために用いるための永久磁石3とから大略構成されている。

図13(I)に示す順方向から入射してくる光101は偏光していない光であるが、偏光子2Aを通過すると偏光子2Aの偏光方向の成分だけの光102になる。次に、ファラデー回転子1を通過すると偏光方向が45度回転した光103となる。この45度回転した光の偏光方向と平行になるように検光子2Bの偏光方向をあわせると光は損失が最小の状態で検光子2Bを通過していく。一方、図13(II)のように、光ファイバなどから反射し逆方向に進んできた光105のうち、検光子2Bの偏光方向の成分106だけがここを通過し、ファラデー回転子1に逆方向から入射する。この光はファラデー効果特有の非相反性により、順方向の場合と同じ向きにさらに45度回転する。その結果、ファラデー回転子1を通過したあとは偏光子の偏光方向と直交した光107となり光は遮断されて光源には戻らない。

このファラデー回転子である磁気光学素子として、イットリウム鉄ガーネット(YIG) やビスマス置換希土類鉄ガーネット(BiYIG)のような比較的大きな固有の磁気光学効果を有する材料を GGG(ガドリニウム・ガリウム・ガーネット)単結晶基板上に液相エピタキシャル(LPE)成長にて厚膜化して得た単結晶厚膜がある。しかしながら、この単結晶厚膜は液相エピタキシャル(LPE)成長にて形成することから、たとえば光アイソレータとして用いる場合、光アイソレータとして機能するのに必要となる45度のファラデー回転角を確保するためには、膜厚が厚くなり、ひいては外形寸法が大きくなり上記要望に適切には応え得るものにはなっていなかった。また、膜厚が厚いことから光吸収損失が大きく(透過率が悪く)なってしまうという問題点があった。

さらに、液相エピタキシャル(LPE)成長では多くの制御パラメータが使用されており、厚膜を成長させるためには、その製造技術が十分なものとなっていないというのが実情であった。さらに、ガーネット厚膜について偏光角が45度回転とするためには、液相エピタキシャル(LPE) により成長させた厚膜を所定の厚さに精密研磨し、さらにARコートした後、光アイソレータのサイズに切断する。ところで、Bi置換ガーネットは膜厚が数百μmであり、きびしい加工精度が要求される。また基板となるGGG 単結晶ウェーハは非常に高価であるという問題も含んでいる。

一方、本出願の発明者は上記のLPE で作製する磁気光学素子の問題点を考慮し、磁気光学効果の向上のために磁気光学膜の光学的なエンハンスメント効果を利用するように構成した磁気光学体を用い、この磁気光学体と、偏光子及び検光子とを組み合わせて構成した光アイソレータを提案している。
この磁気光学体の構成としては磁性体と誘電体との各層の厚さを不規則にして薄膜状に形成したものや、磁性体及び誘電体がその厚さに規則性をもって交互に積層された2つの誘電体多層膜と不規則積層部とを備えたものがある。このとき、偏光子及び検光子としては、方解石のローションプリズムやくさび型のルチル単結晶あるいは偏光ビームスプリッタ(PBS) 等が用いられている。

図14に本発明者らが提案した光アイソレータに用いる光学的なエンハンスメント効果を利用するように構成した磁気光学体を示す。この磁気光学体200は、中央部にビスマス置換希土類ガーネット(BiYIG) 〔磁気光学薄膜207〕を用い、その両側にそれぞれ、反射層210,211として、たとえば、低屈折薄膜としてSiO2(Mt=1.415) 、高屈折膜として赤外光領域で透光性のよいSi(Ms=3.11)を用いて大略構成されている。

より具体的には、この磁気光学体200は、中央部にビスマス置換希土類鉄ガーネットBiYIG((BiY)3Fe5O12) 、BiTbIG((BiTb)3Fe5O12) 、あるいはセリウム置換希土類鉄ガーネット(CeRIG) 〔磁気光学薄膜207〕を用い(ここではBiYIG を用い)、その両側にそれぞれ、反射層として、(SiO2/Si) の積層膜〔誘電体多層膜210〕及び(Si/SiO2) の積層膜〔誘電体多層膜211〕を設けて形成され、(SiO2/Si)n/BiYIG/(Si/SiO2)n 構造の多層膜の磁気光学体となっている。ここでBiYIG 薄膜はスパッタ等により作製される。

【発明が解決しようとする課題】
図15に(SiO2 / Si)n/BiYIG/(Si/SiO2)n 構造の多層膜の磁気光学体の光透過率とファラデー回転角を示す。この図に示すように大きなファラデー回転角を得るためには(Si/SiO2) の積層数を多くしなければならないが、その場合、光透過率が悪くなる。換言すれば、上述した多層膜ひいては積層膜タイプの磁気光学体については、これまで、大きなファラデー回転角と高い光透過率とは互いに逆の関係にあった。

本発明は、上記事情に鑑みてなされたもので、光透過率を減少させないでファラデー回転角を大きくできる磁気光学体及びこの磁気光学体を用いた光アイソレータを提供することを目的とする。

【課題を解決するための手段】
請求項1記載の発明は、異なる光学特性を有する2種類の誘電体薄膜がその厚さに規則性をもって交互に積層された2つの誘電体多層膜と、該2つの誘電体多層膜の間に設けたビスマス置換希土類鉄ガーネットからなる磁性体薄膜とを有する磁気光学体において、前記2種類の誘電体薄膜の交互の積層の回数はnであるように2つの誘電体多層膜のそれぞれが構成されるとともに、前記誘電体多層膜と前記磁性体薄膜との間に光学的厚さが使用波長λに対してλ/8の第3の誘電体薄膜を設け、前記第3の誘電体薄膜は、前記誘電体多層膜を構成する2種類の誘電体薄膜のうち光屈折率が大きい方の誘電体薄膜と同一材料からなり、前記誘電体多層膜は、前記誘電体多層膜を構成する2種類の誘電体薄膜のうち光屈折率が小さい方の誘電体薄膜が前記第3の誘電体薄膜と接するように構成され、前記磁性体薄膜の光屈折率は、前記2種類の誘電体薄膜の各光屈折率の間の値であることを特徴とする。

【発明の実施の形態】
本発明者は、異なる光学特性を有する2種類の誘電体薄膜がその厚さに規則性をもって交互に積層された誘電体多層膜と、該2つの誘電体多層膜の間に設けた磁性体薄膜とを有する磁気光学体において、前記2種類の誘電体薄膜のうち、一方の誘電体薄膜はその光屈折率を大きくし、かつ、他方の誘電体薄膜はその光屈折率を小さくして、2種類の誘電体薄膜の屈折率の差を大きくとることにより、この磁気光学体の中心部により強い光の局在化を示すことを見出した。

以下に、本発明の実施の形態を図1ないし図11に基づいて説明する。本発明の第1実施の形態に係る磁気光学体の構成は、図1に大略示されるが、この説明に先だって、磁気光学体を構成する磁性体薄膜及び誘電体多層膜について図5ないし図6に基づいて説明する。

例えば、低屈折薄膜としてSiO2(屈折率Mt=1.415) 、高屈折膜として赤外光領域で透光性のよいSi(Ms=3.11)を用いた場合の磁気光学体を以下に示す。なお、高屈折膜として赤外光領域で透光性の良いGeを用いてもかまわない。

磁気光学体は、この光アイソレータを構成するが、この一例として、中央部にビスマス置換希土類鉄ガーネットBiYIG((BiY)3Fe5O12) 、BiTbIG((BiTb)3Fe5O12) 、あるいはセリウム置換希土類鉄ガーネット(CeRIG) 磁気光学薄膜(例えばここではBiYIG 磁気光学薄膜)を用い、その両側にそれぞれ、反射層として、(SiO2/Si) の積層膜〔誘電体多層膜〕及び(Si/SiO2) の積層膜〔誘電体多層膜〕を設けて形成された(SiO2/Si)n/BiYIG/(Si/SiO2)n 構造(nは誘電体多層膜の積層数を示す。以下、同様である。)の多層膜の磁気光学体がある。ここでBiYIG 薄膜はスパッタ等により作製される。
なお、スパッタ法以外〔蒸着法、CVD(化学的気相成長法)など〕でも、(SiO2/Si)n多層膜の作製は可能である。

前記(SiO2/Si) の積層膜及び(Si/SiO2) の積層膜のSiO2の屈折率Mtは、Siの屈折率Msよりも小さく、それぞれの厚さDt、Dsは、Ms・Ds=Mt ・Dt=λ/4(光学的厚さ)〔λは、入射光の波長を示す。〕を満たしている。また、BiTbIG薄膜は、Nm・Dm=λまたはλ/2(Nm:BiTbIG の薄膜の屈折率、Dm:BiTbIG 薄膜の膜厚)としている。

上記構成の磁気光学体は、特定の波長の光を入射すると強い光の局在化が生じ大きな磁気光学効果と高い透過率を示す。なお、この磁気光学体では、固有の光学特性を有する光学薄膜を所定の厚さに積層して、中心部に光が局在化する干渉膜を形成しているため、より強い光の局在化を示すためには(SiO2/Si)n及び(Si/SiO2)n〔多層膜〕の層構造の乱れがないことが求められる。

なお、光結晶の特性は一般的な電子結晶の電子状態と対比して説明される。光結晶では、電子結晶のエネルギー準位にバンドギャップが存在するように、ある方向に対し光が伝播できない波長域が現れる。この特定波長域はフォトニックバンドギャップと呼ばれ、結晶構造に依存し変化する。電子状態(a)と対比したフォトニックバンドギャップ(b)を図5に示す。

また、結晶の周期的な構造の一部に乱れがあることは、電子結晶の欠陥に相当し、フォトニックバンドギャップ中の特定波長の光が透過するようになる。磁気光学体の定在波の分布の様子を図6に示す。図6に示す磁気光学体では、中心部分に光が強く局在化しており、この局在化がユニークな透光性と大きな磁気光学効果とをもたらすと言える。また、図6に示すように強い局在化が生じた波長で大きな高い透過率を示す(段落「0024」参照)ことが判った。

例えば、異なる光学特性を有する複数種類の誘電体素材がその厚さに規則性をもって交互に積層された反射層としての2つの誘電体多層膜(例えばSiO2/Si の積層膜。この場合、例えばSiO2の屈折率MtはSiの屈折率Msよりも小さく、それぞれの厚さDt 、Dsは、Ms ・Ds=Mt ・Dt=λ/4(光学的厚さ)を満たす。)と、該2つの誘電体多層膜の間に設ける磁性体膜(例えばその光学的厚さをλまたはλ/2とする)とを有する磁気光学体においては、特定の波長の光を入射すると強い光の局在化が生じ大きな磁気光学効果と高い透過率を示し、特に前記磁性体膜としてファラデー回転角が大きい希土類鉄ガーネットを用いることにより前記磁気光学効果をより大きくできることを本発明者は実験により検証している。

ここで、図1に基づいて、本発明の第1実施の形態に係る磁気光学体300について、以下に説明する。この磁気光学体300は、屈折率が異なる2種の誘電体を反射層に用いて構成されている。そして、この磁気光学体300は、1.31μmの共鳴波長を有し、中央層として(BiY)3Fe5O12ガーネット膜〔以下、適宜、単にBiYIG膜(磁性体薄膜307)という〕が用いられ、その両側にそれぞれ、反射層〔2つの誘電体多層膜310,311〕として、Si膜320(2種類の誘電体薄膜のうちの1つ)とSiO2膜321(2種類の誘電体薄膜のうちの1つ)とのn層の積層膜(誘電体多層膜310,311)がそれぞれ用いられている。すなわち、図1にも示されるように、誘電体多層膜310は、 Si 膜320及び SiO 2 膜321が交互に積層され、かつ当該2種類の誘電体薄膜( Si 膜320及び SiO 2 膜321)の交互積層が複数回(n回)なされて構成されている。また、誘電体多層膜311も、誘電体多層膜310と同様に、2種類の誘電体薄膜( Si 膜320及び SiO 2 膜321)の交互積層が複数回(n回)なされて構成されている。

さらに、誘電体多層膜310と磁性体薄膜307との間及び誘電体多層膜311と磁性体薄膜307との間には、それぞれ、所定厚さの第3の誘電体薄膜330,331が介装されている。そして、この磁気光学体300は、上述したように誘電体多層膜310,311と磁性体薄膜307との間に,所定厚さの第3の誘電体薄膜330,331を設け、 (Si/SiO2)n/Si/BiYIG/Si/(SiO2/Si)n の構造になっており、光透過率が向上したものになっている。

このような磁気光学体300の反射層(誘電体多層膜310,311)は、中央層(磁性体薄膜307)を中心に対称の膜構成を有しており、各誘電体膜は〔入射光の波長λ/(4×誘電体の屈折率M)〕の膜厚〔換言すれば、(誘電体の膜厚)×(誘電体の屈折率M)で算出される光学的厚さ(JIS工業用語大辞典第4版((財)日本規格協会1995年11月20日発行)第581頁の光路長(屈折率nの媒質において、光の進む道筋の長さLと、その道筋に沿った媒質の屈折率nとの積。光学距離ともいう。)に相当する。)λ/4〕を有して交互に積層されている。即ち、厚さに規則性を有して積層されている。SiO2膜321の膜厚は〔1310/(4×1.415)〕=231nmであり、Si膜320の膜厚は〔1310/(4×3.11)〕=105nmである。そして、BiYIG 膜307からなる中央層は反射層(310,311)の規則性から外れた膜厚を有しており、その膜厚は298nmである。
また、第3の誘電体薄膜330,331は、Si膜とされており、その光学的厚さは、λ/8、すなわち、膜厚(厚さ)は〔1310/(8×3.11)〕=53nmとされている。ここで、入射光の波長λ=1310nm、Si膜320及び第3の誘電体薄膜330,331(Si膜)の屈折率Ms=3.11、SiO2膜321の屈折率Mt=1.415である。本実施の形態ではk=1としているが、kを他の整数としてもよい。

図2(b)に本発明の(Si/SiO2)n/Si/BiYIG/Si/(SiO2/Si)n の多層膜の磁気光学体について、第3の誘電体薄膜330,331(Si膜)の光学的厚さをλ/8としたときの、n=3、4、5の場合においての磁気光学体300について、入射光の波長λに対する透過率の変化を示す。また、比較として図2(a)に(Si/SiO2)n/BiYIG/(SiO2/Si)n 構造の入射光の波長に対する透過率の変化を示す。図2(a)及び(b)は、いずれも縦軸が透過率を示し、横軸は入射光の波長λを示している。図2から明らかなように、波長λが1310nmの近傍で、透過率ピークを有しており、かつ、第3の誘電体薄膜330,331(Si膜)を挿入することで光の透過率の向上が図られている。
また図3はn=5のとき、つまり、(Si/SiO2)5/Si/BiYIG/Si/(SiO2/Si)5 の時の光透過率とファラデー回転角を示したものであり、本発明によって高い光透過率(すなわち、光透過率を減少させない。)と大きなファラデー回転角が得られることが示されている。

図4(b)は、第1実施の形態に係る第3の誘電体薄膜330,331(Si膜)の光学的厚さをλ/4とし、n=3のときの光透過率とファラデー回転角を示したものである。従来技術(第3の誘電体薄膜を用いない例)における光透過率とファラデー回転角を求めると、図4(a)に示すようになる。そして、図4(a)及び図4(b)を比較して明らかなように、第3の誘電体薄膜330,331を用いる第1実施の形態〔図4(b)〕は、第3の誘電体薄膜を用いない従来技術〔図4(a)〕に比べ、同等の光透過で大きなファラデー回転角を得ることができる。

次に、本発明の実施の形態の磁気光学体及びその製造法を図7に基づいて説明する。ガラス等の使用波長で透光性の良好な基板の上に高屈折率を持つλ/4の光学的厚さの薄膜(例えばSi薄膜)を形成し(ステップS1)、次に低屈折率を持つλ/4の光学的厚さの薄膜(例えばSiO2薄膜)を形成する(ステップS2)。この工程(ステップS1及びステップS2)をn回繰返し、さらに、高屈折率を持つ所定厚さの第3の誘電体薄膜(例えばSi薄膜)を形成し(ステップS3)、次に、希土類鉄ガーネット膜(BiYIG 薄膜)を形成する(ステップS4)。

希土類鉄ガーネット膜はスパッタ直後にはアモルファス層で磁性を持たないため、高温熱処理してガーネットを結晶化させる必要があるためアニール処理を行う(ステップS5)。さらに、高屈折率を持つ所定厚さの第3の誘電体薄膜(例えばSi薄膜)を形成する(ステップS6)。さらに、低屈折率を持つλ/4の光学的厚さの薄膜(例えばSiO2薄膜)を形成し(ステップS7)、次に高屈折率を持つλ/4の光学的厚さの薄膜(例えばSi薄膜)を形成する(ステップS8)。この工程(ステップS7及びステップS8)をn回繰返すことにより本発明の(Si/SiO2)n/Si/BiYIG/Si/(SiO2/Si)n 構造の磁気光学体を形成する。

また、基板側から低屈折率を持つλ/4の光学的厚さの薄膜(たとえばSiO2薄膜)を形成し、次に高屈折率を持つλ/4の光学的厚さの薄膜(例えばSi薄膜)を形成する、(SiO2/Si)n/ SiO2/BiYIG/SiO2/(Si/SiO2)n構造の磁気光学体も上述したものと同様にして製造される。

なお、前記希土類鉄ガーネットを用いた磁気光学体の製造に関し、希土類鉄ガーネット膜はスパッタ直後にはアモルファス層で磁性を持たないため、高温熱処理してガーネットを結晶化させる必要がある。一方、誘電体多層膜は、高温熱処理によりその周期構造が乱れて(壊れて)しまう。このため、大きな磁気光学効果を得るために、希土類鉄ガーネットを用いた上記磁気光学体を製造することは、非常に面倒であるというのが実情であった。
この実施の形態では、図8に示すように、水冷された基板ホルダ201上にインジウムシート202をセットし、インジウムシート202の上に基板203〔例えば石英ガラス〕を載置し、基板203の上に集光板としてのグラッシーカーボン204をセットする。

基板203には、図1に示す異なる光学特性を有するSi膜(誘電体素材)及びSiO2膜(誘電体素材)をその厚さに規則性をもって交互に積層してなる(Si/SiO2)n /Si層340(誘電体多層膜310及び第3の誘電体薄膜330。n:積層数)が積層される。Si膜(誘電体素材)及びSiO2膜(誘電体素材)は赤外光域で透明で、環境安定性が高い材料で形成されている。基板203としては、赤外線導入加熱装置220によるBiYIG 薄膜307の結晶化熱処理の際には溶けることがない特性を有するものが望ましい。

そして、この(Si/SiO2)n/Si 層340の上に、BiYIG 薄膜307〔希土類鉄ガーネット〕が成膜され、この状態で後述するように赤外線導入加熱装置220によりBiYIG 薄膜307の結晶化熱処理が施され、この後、結晶化されたBiYIG 薄膜307を含む(Si/SiO2)n/Si/BiYIG の上にSi/(SiO2/Si)n 層341(誘電体多層膜311及び第3の誘電体薄膜331。)が成膜されて、図1に示す(Si/SiO2)n/Si/BiYIG/Si/(SiO2/Si)n 構造の磁気光学体300が作製される。磁気光学体300の作製はマルチターゲットRFマグネトロンスパッタ装置により行った。

前記赤外線導入加熱装置220は、図8に示すように、赤外線ビームを発生する赤外線発生部221と、赤外線ビームを集光させるグラッシーカーボン204と、基板ホルダー201を冷却する冷却機構222と、加熱中にグラッシーカーボン204の表面に接触して配置され、温度モニターに用いられる熱電対223と、を備えている。

そして、赤外線導入加熱装置220によるBiYIG薄膜307の結晶化熱処理の際には、基板ホルダ201は冷却され、これにより基板203を通して
(Si/SiO2)n/Si層340が冷却される。
一方、前記熱処理時に、赤外線により温度上昇したグラッシーカーボン204によりBiYIG 薄膜307のみが加熱され、結晶化される。この場合、赤外線ビームは間欠的に照射する(パルス加熱する)ようにしている。

上述したように(Si/SiO2)n/Si層340が冷却されていることにより、
(Si/SiO2)n/Si層340のSiとSiO2の相互拡散が防止される。このため、
(Si/SiO2)n/Si層340の周期構造が乱されることがなくなると共に、前記熱処理によりBiYIG 薄膜307が結晶化され、有効な磁性を有し、かつ優れた磁気光学特性を有する磁気光学体300が作製されることになる。

この実施の形態では基板203を通して(Si/SiO2)n/Si層340を冷却する場合を例にしたが、(Si/SiO2)n/Si層340を直接に冷却するように構成してもよい。
赤外線加熱装置220による熱処理中はグラッシーカーボン204表面に熱電対223を接触させ温度モニターを行った。図9に熱処理パターンを示す。また、このような加熱方法で結晶化熱処理したとき、成膜直後はアモルファス構造であったBiYIG 薄膜307は、熱処理温度850℃で結晶化が進み、また、ファラデー回転角も従来の電気炉で加熱し結晶化させた場合と同様の値を示した。また、BiYIG 薄膜307に面荒れやクラックは全く見られなかった。
