本発明は、プラズマを利用してドライエッチング処理、薄膜形成又は表面改質処理等のプラズマ処理を行なうに際し、該プラズマ処理に適した状態のプラズマを供給する技術に関する。

【従来の技術】
近年、プラズマ応用技術は半導体をはじめとする基幹産業において広く使用されている。特に、プラズマを利用して行なう、ドライエッチングによる微細加工、薄膜形成又は表面改質処理等のプロセス技術は、半導体デバイス製造上のキーテクノロジーとなっている。

従来、プラズマを用いるプロセス技術を実現する装置としては、平行平板型のRIE(Reactive Ion Etching) 装置に代表される容量結合型プラズマ(CCP:Capacitively coupled Plasma )装置、平行平板型RIE装置に磁場を加えE×Bドリフトによる電子加速を利用するMERIE(Magnetron Enhanced RIE)装置、及び平行平板型RIE装置の2つの平行平板電極間に第3の電極を設けたトライオードRIE装置等が知られている。

これらの装置は数Pa以上の圧力領域で使用されている。また、数10Pa以下の低圧力領域においてはECR(Electron Cycrotron Resonanc)を利用したECRプラズマ装置が使用されている。また、実際の半導体のプロセス技術には適用されてはいないが、荷電粒子ビーム励起又はレーザ等の光励起を利用したプラズマ装置や、ホロー電極を用いたプラズマ装置等も知られている。さらに、近年では、数Pa以下の定圧領域において容易に高密度且つ高解離なプラズマが生成可能な誘導結合型プラズマ(ICP:Inductively Coupled Plasma) 装置、誘導結合プラズマ生成手段に磁場印加を組み合わせた有磁場誘導結合プラズマ装置、1/4波長アンテナ又は1/2波長アンテナ等のアンテナによる高周波輻射を用いる輻射アンテナプラズマ装置、高周波回転磁界による電子加速を利用するプラズマ装置、ランダウ減衰による電子加速機構を利用したヘリコン波プラズマ(HEW:Helicon Wave Plasma)装置、表面波プラズマやスロットアンテナを利用したECRプラズマ装置等が開発されている。

以下、図面を参照しながら前記従来のプラズマ処理装置及びその動作について説明する。代表例として、プラズマ処理装置の1つである誘導結合型プラズマ装置を用いてドライエッチングを行なう場合について説明する。

図14(a),(b)は、従来の誘導結合型プラズマ処理装置の概略構成を示しており、図14(a)は断面構造を表し、図14(b)は上部電極の平面構造を表している。

図14(a)において、101はプラズマ処理を行なうための反応室であって、該反応室101は安全のために接地電位に固定されている。102は反応室101に気体を導入するための気体導入手段、103は反応室101内の気体等を排出するための排気手段である。また、104は下部電極としての試料台であって、該試料台104と反応室101とは絶縁体105によって互いに絶縁されている。試料台104には第1の高周波電源106が接続されており、該第1の高周波電源106の基準電位は反応室101と同じ接地電位である。第1の高周波電源106の周波数は約100KHz〜数10MHz程度である。試料台104の上には被処理物としての半導体ウェハ107が載置されており、該半導体ウェハ107は、図示していない機械的又は静電的な保持機構により試料台104に保持されている。

図14(a),(b)に示すように、反応室101の上には、絶縁体108を介して誘導結合プラズマ生成用の誘導結合コイル109が設けられており、誘導結合コイル109は、絶縁体108と平行な面内にスパイラル状(渦巻き状)に巻かれたコイルであって、誘導結合コイル109の中心部は第2の高周波電源110が接続され、外周部は接地されている。第2の高周波電源110の基準電位は接地電位に固定されている。

以下、前記のように構成された従来のプラズマ処理装置の動作について説明する。

まず、気体導入手段102により反応室101内に半導体ウェハ107を処理するのに適した気体を導入すると共に、排気手段103により反応室101内の気体等を排気する。反応室101内の圧力が所定の圧力に達し安定すると、第1の高周波電源106及び第2の高周波電源110から、試料台104及び誘導結合コイル109に高周波電力をそれぞれ印加する。誘導結合コイル109に印加される高周波電力は、電磁誘導による電子加速を利用して高密度プラズマを生成する目的で使用される。試料台104に印加される高周波電力はプラズマからイオンを引き出すためのバイアスを得る目的で使用される、いわゆるRFバイアスである。

次に、半導体ウェハ107にプラズマを照射してプラズマ処理を行なった後、第1及び第2の高周波電源106,110からの高周波電力の供給を終了し、その後、気体導入手段102からの気体の導入を終了する。

次に、反応室101内の残留気体等を排気手段103により排出してプラズマ処理を終了する。

【発明が解決しようとする課題】
しかしながら、前記従来のプラズマ処理装置及び処理方法においては、プラズマ処理に用いられるプラズマの解離度は、プラズマ生成手段におけるプラズマ源(結合方式:ICP、ECR、HWP等)により略決まってしまい自由に変えることは困難である。特に最近の高密度プラズマを発生するプラズマ源により生成されるプラズマは解離度が高く、プラズマ処理に適しない場合があるという問題がある。

そこで、プラズマの解離度を低下させるために、プラズマ源に印加する高周波電力を小さくすることが考えられるが、高密度プラズマを発生するプラズマ源においては、印加電力を小さくするとプラズマ密度が急激に低下してしまい、所望密度のプラズマを得ることは困難である。従って、プラズマ源に印加する高周波電力を小さくする方法は、生成されるプラズマの解離度を制御性良く安定に低下させる目的には適しない。

プラズマの解離度が適切でないと、プラズマの組成、例えば、プラズマ中に生成されるラジカル(活性種)及びイオンの種類と量、各種ラジカルの生成比、各種イオンの生成比、ラジカルとイオンとの生成比、並びにラジカル、イオン及び電子の生成密度又は生成密度比等を適切にすることができない。

もっとも、導入するガスの種類又は導入流量比を制御することにより、プラズマの組成を変える方法は従来より行なわれてきたが、これらの方法は、あくまでもプラズマの解離度が決定された上でプラズマ組成を制御することを目的とするものであって、プラズマの解離度が制御できないときに、導入するガスの種類又は導入流量比を制御しても、プラズマ組成を制御できる範囲は狭いものになってしまう。

以上説明したように、プラズマの解離度が制御できない場合、被処理物に供給される、ラジカル及びイオンの種類、並びにラジカル、イオン、電子の量及び比率を制御することは極めて困難である。このため、プラズマエッチング、プラズマCVD、プラズマ表面処理等のプラズマ処理の制御は非常に難しいという第1の問題がある。

従来のプラズマ処理装置によるプラズマ処理において、プロセス条件の安定領域又は適用可能範囲は極めて狭い。特に、ドライエッチングの場合、イオンアシストエッチングという反応機構を主に利用して異方性形状の微細パターンの形成を行なっている。イオンアシストエッチングとは、被処理物の被エッチング表面にプラズマ等により生成されたラジカルを吸着させた後、ラジカルが吸着した被エッチング表面に、プラズマシース領域で加速され運動エネルギー(以下、イオンエネルギーと略す。)を得たイオンを飛来させて非弾性衝突を行なわせ、この非弾性衝突により失われた熱エネルギーにより、被エッチング表面に吸着していたラジカル、飛来したイオン又はこれらが分解した原子若しくは分子が被エッチング表面の原子と反応し、反応生成物が脱離して除去されることにより進行する反応を利用したエッチング技術である。このイオンアシストエッチングを制御するためには、被エッチング表面にプラズマから供給されるラジカルやイオンの種類若しくは量、ラジカルとイオンとのバランス及びイオンエネルギーを制御する必要がある。

被エッチング表面にプラズマから供給されるラジカルやイオンの種類、量及びバランスは、プラズマ密度、プラズマの解離度及び導入ガスの種類若しくは量等により概ね決定され、イオンエネルギーは、被処理物が保持される試料台(下部電極)に印加されるRFバイアスとしての高周波電力の供給電力により決定される。

しかしながら、従来のプラズマ処理装置においては、プラズマ源に供給される高周波電力とRFバイアスとして供給される高周波電力とが相互作用するので、プラズマの解離度とイオンエネルギーとを互いに独立して制御できないという第2の問題がある。

例えば、図14に示す従来のプラズマ処理装置の場合、プラズマから供給されるラジカルやイオンの種類、量、及びラジカルとイオンとのバランスを制御するべく、第2の高周波電源110から供給される電力によりプラズマの生成条件を制御すると、他のプラズマパラメータが大きく影響を受け、イオンの運動エネルギーも変化してしまう。逆に、イオンの運動エネルギーを制御するべく、第1の高周波電源106からRFバイアスとして供給される高周波電力によりプラズマの生成条件を制御すると、やはり他のプラズマパラメータが大きく影響を受け、プラズマから供給されるラジカルやイオンの種類、量及びラジカルとイオンとのバランスが変化してしまう。

前記に鑑み、本発明は、プラズマ処理に用いられるプラズマの解離度を制御することを第1の目的とし、プラズマの解離度とイオンエネルギーとを独立して制御できるようにすることを第2の目的とする。

【課題を解決するための手段】
前記第1の目的を達成するため、本発明は、生成されたプラズマを該プラズマの解離度を低下させつつ輸送するものである。また、前記第2の目的を達成するため、本発明は、プラズマを生成するプラズマ生成室とプラズマ処理を行なうプラズマ処理室とを分離すると共に、プラズマ生成室で生成されたプラズマをプラズマ処理室にプラズマの解離度を低下させつつ輸送するものである。

本発明に係るプラズマ処理装置は、気体を導入する気体導入手段を有し該気体導入手段により導入された気体からプラズマを生成するプラズマ生成室と、被処理物を保持する被処理物保持手段を有し該被処理物保持手段に保持された被処理物に対してプラズマにより所定の処理を行なうプラズマ処理室と、前記プラズマ生成室において生成されたプラズマをプラズマの解離度を低下させつつ前記プラズマ処理室に輸送するプラズマ輸送路とを備えている。

本発明に係るプラズマ処理装置によると、プラズマを生成するプラズマ生成室とプラズマ処理を行なうプラズマ処理室とが互いに独立して設けられているため、プラズマ源に供給される高周波電力と被処理物にバイアス電圧として供給される高周波電力との相互作用を回避できる。

以下、プラズマの解離度の低下度合いについて詳細に説明する。

まず、プラズマ生成室においてプラズマ状の気体が生成される。プラズマ状の気体とは、プラズマ状の電離気体、プラズマにより解離分解、励起若しくはイオン化された原子若しくは分子を含む気体、又は両者を含む気体のことを指し、以下においては、単にプラズマと称する。また、プラズマに含まれる電子の量はプラズマの状態により異なる。

プラズマ生成室で生成されたプラズマは、プラズマ源及びプラズマ生成条件により決定される解離状態にまで解離が進むと共に、プラズマの解離度に応じて生成されるプラズマ組成が決定される。ところが、プラズマ輸送路を輸送されるプラズマは励起されないため、輸送されるプラズマはいわゆるアフターグロー放電状態となるので、イオン又はラジカル等の中性粒子と電子とが反応し、正イオンが減少すると共に負イオンが生成される。また、分子−分子間、電子−原子間、電子−分子間又は原子−分子間の衝突による再結合等が生じる。従って、プラズマ輸送路の距離又は断面積を変化させることにより、プラズマの解離度を制御することができる。

本発明に係るプラズマ処理装置は、前記プラズマ処理室に設けられ、前記被処理物保持手段に保持された被処理物に電圧を印加する電圧印加手段をさらに備えていることが好ましい。

このようにすると、被処理物に高周波電力を印加する手段を備えているため、プラズマ処理室はRIE(Reactive Ion Etching:反応性イオンエッチング)装置としての機能を持つ。すなわち、RFバイアスが被処理物に発生するだけでなく、プラズマ処理室はプラズマ源としての機能も兼ね備えることになる。

印加される高周波電力の周波数及び大きさに応じて、被処理物はプラズマ電位よりも負にバイアスされ、プラズマ電位と被処理物の電位との電位差分(以下、直流イオン加速電圧と称する。)のエネルギーがイオンに与えられ、エネルギーを与えられたイオンが被処理物に照射される。この場合、印加される高周波電力の大きさによりイオンエネルギーを変えることができる。しかしながら、被処理物に高周波電力が印加されているため、被処理物に定電圧が印加されている場合とはその動作が異なり、プラズマ処理室に輸送されたプラズマはプラズマ処理室において再励起される。従って、RIE装置(プラズマ処理室)には、プラズマ生成室で励起された後、ある程度まで解離されたプラズマが導入されるため、RIE装置に非励起のガスを導入し、非励起のガスを励起する場合に比べて、解離度の高いプラズマが生成される。

また、プラズマ生成室又はプラズマ処理室において印加する高周波電力を変化させる場合、プラズマ生成室とプラズマ処理室とが互いに独立して設けられているため、高周波電力同士が相互に影響し合うことはない。プラズマ処理室の高周波電力を変化させた場合、被処理物に印加される高周波電力により励起されるプラズマの解離度は、直流イオン加速電圧の変化に比べて小さいので、被処理物に印加される高周波電力は直流イオン加速電圧の制御パラメータとして独立した状態で使用可能である。

本発明に係るプラズマ処理方法が電圧印加手段を備えている場合、前記電圧印加手段としては、前記被処理物保持手段に保持された被処理物に高周波電力及び定電圧を印加する手段を用いることができる。

【発明の実施の形態】
以下、本発明の各実施形態に係るプラズマ発生装置及びその方法、並びにプラズマ処理装置及びその方法について、図面を参照しながら説明する。

(第1の実施形態)
図1は、本発明の第1の実施形態に係るプラズマ処理装置の概略構成を示しており、図1において、11はプラズマを生成するプラズマ生成室、12はプラズマによって試料に所定の処理を行なうプラズマ処理室であって、プラズマ生成室11及びプラズマ処理室は安全のためにアース電位に固定されている。プラズマ生成室11及びプラズマ処理室12は、通常、ステンレススチール、アルミニウム等により形成されている。アルミニウムにより形成される場合には、表面が鏡面処理されているときや、アルマイト処理等が施されて表面が絶縁されているときがある。

プラズマ生成室11とプラズマ処理室12とは、互いに独立していると共に、図2(a),(b)に示すような複数の開口部よりなるプラズマ輸送路13を有する板状の連結部材14によって互いに連結されており、プラズマ生成室11で生成された解離度の高いプラズマは、プラズマ輸送路13により解離度を低下されつつプラズマ処理室12に輸送される。連結部材14を構成する材料としては、ステンレススチール、アルミニウム等の金属板、これらの金属板に絶縁性薄膜をコーテイング若しくは溶射したもの、又はこれらの金属板の表面に陽極酸化によりアルマイト処理を施したもの等が用いられる。また、連結部材14を構成する材料として、半導体シリコンに不純物がドープされてなるシリコン等の半導体材料、パイロリックカーボン又は導電性のセラミックを用いてもよい。このように連結部材14が導電性材料により形成される場合には、プラズマ生成室11とプラズマ処理室12とは電気的に接続されて同電位に保たれる。また、連結部材14を構成する材料として、アルマイト等のセラミック材料、石英等の無機系材料、又はフッ素炭化水素化合物等の有機系材料を用いてもよい。このように連結部材14が絶縁性材料よりなる場合には、連結部材14は電気的に浮遊状態で使用される。

プラズマ生成室11には、気体を導入するための気体導入手段15が設けられており、該気体導入手段15には、図示しないコンピュータ制御されたマスフローコントローラによるガス供給手段を備えている。また、プラズマ処理室12には、気体等を排出するための排気手段16が設けられており、該排気手段16は、図示しないターボ分子ポンプ、該ターボ分子ポンプの後段に設けられたドライポンプ又はロータリーポンプ、及びコンピュータと連動可能な排気制御装置から構成されているが、排気手段16としては、これらに限らない。

プラズマ処理室12の下部には、下部電極となる試料台17が設けられている。試料台17とプラズマ処理室12とは絶縁体18により互いに絶縁されていると共に、試料台17の表面は薄い絶縁膜によって覆われている。また、試料台17には第1の高周波電源19が接続されており、該第1の高周波電源19の基準電位は、プラズマ処理室12と同じく接地電位である。第1の高周波電源19の周波数は、約100KHz〜数10MHz程度であるが、実用的な周波数であれば必ずしもこの限りではない。試料台17の上には、被処理物としての半導体ウェハ(基板)20が載置されており、該半導体ウェハ20は、図示しない機械的又は静電的な保持機構により試料台17に保持されている。

プラズマ生成室11の上には、石英やアルミアルマイト等のセラミック等よりなる絶縁体21を介してプラズマ生成用の誘導結合コイル22が設けられている。第1の実施形態においては、誘導結合コイル22としては、例えば、絶縁体21と平行な面内にスパイラル状(渦巻き状)に巻かれたコイルが用いられる。誘導結合コイル22としては、その形状は限定されず、誘導結合コイルとして働くものを適宜用いることができる。誘導結合コイル22の一端(コイル中心端)には第2の高周波電源23に接続されていると共に、誘導結合コイル22の他端(コイル最外周端)は接地されており、第2の高周波電源23の基準電位は接地電位に固定されている。第2の高周波電源23の周波数としては、第1の高周波電源19の周波数と同等又は大きい周波数が用いられる。

図2(a),(b)は、連結部材14の詳細を示しており、(a)は(b)におけるII−II線の断面図であり、(b)は平面図である。図2(a),(b)に示すように、連結部材14には、複数の開口部が同心円状且つ放射状に設けられており、複数の開口部によりプラズマ輸送路13が構成されている。プラズマ輸送路13を構成する開口部の数及び配置については、被処理物の表面に一様且つ均一なプラズマが照射されるように最適化されている。開口部の数、径及び長さ(連結部材14の厚さ)については、プラズマ生成室11とプラズマ処理室12との設定圧力差によって決定される排気コンダクタンスを満足するように設計することが好ましい。従って、開口部の数が少ない場合には開口部の径を大きく設定し、開口部の数が多い場合には開口部の径を小さく設定する。

尚、プラズマ輸送路13を構成する開口部の径としては、プラズマ生成室11で生成されたプラズマがプラズマ輸送路13を通過する際に開口部の周壁に付着しても、プラズマ輸送路13の機能が損なわれない程度の大きさにすることが好ましい。また、開口部においてホロー効果による局部放電が生じ、該開口部から汚染物質が放出される恐れがある場合には、開口部の径をホロー効果による局部放電が生じない程度にするか、又は連結部材14の材質をホロー効果による局部放電が生じないものにすることが好ましい。

以下、前記第1の実施形態に係るプラズマ処理装置の基本動作について説明する。

図3に示したように、プラズマ生成室11に導入された気体は、プラズマ放電により、プラズマ中で、電子の衝突により、解離、イオン化及びラジカル化を繰り返す。特に、誘導結合コイル22により生成される誘導結合プラズマの場合、前記の反応は何度も繰り返し行われるため、高密度で高解離なプラズマが生成される。このため、CFやCF2 が多い状態、又はCF+ やCF2 +が多い状態となる。また、電子はCFx (x=1〜4)と非弾性衝突を行なうため、中性粒子の多くはラジカルとなる。尚、図3には示されていないが、F(ラジカル)及びF+ (イオン)が生成されることは言うまでもない。

イオンエネルギーの大きさは、第1の高周波電源19の周波数が数十MHz以上の場合には、イオンが高周波電力に追従できないため、直流イオン加速電圧の大きさにより略決定される。また、RIE放電の場合には、プラズマの解離度は、第2の高周波電源23の印加電電力を変化させてもそれほど大きく変化せず、その大部分は直流イオン加速電圧の変化に寄与する。ところが、一般によく使われる13.56MHz又はそれ以下の周波数の場合には、プラズマは、直流イオン加速電圧と、直流イオン加速電圧を中心に正弦波で供給される第1の高周波電源19の交流印加電圧の振幅:Vpp(peak to peak電圧)とが合成された電圧によりプラズマシース領域に形成される電界によって加速され、周波数に応じて高周波電力の1周期又は2周期分程度で加速される。このようにRIEのプラズマ装置においては、いずれにしても、イオンエネルギーは第1の高周波電源19の印加電力により制御することができる。この場合、プラズマ生成室11とプラズマ反応室13とは互いに独立して設けられているため、プラズマ生成室11のプラズマは第1の高周波電源19の影響を殆ど受けないと共に、プラズマ処理室12のプラズマも第2の高周波電源23の影響を殆ど受けない。
