従来より、測定圧力を受けて変位するダイアフラムと、このダイアフラムの変位を静電容量に変換するための電極を有し、これにより、測定圧力の検出を可能とした静電容量式の圧力センサが利用されている。
この静電容量式の圧力センサの一例としては、特開平7−286925号公報に示されるものが知られている。
この圧力センサは、全体の小型化を図るために、比較的底の深い容器状のベースの内部に、ダイアフラム、電極、および、信号処理回路等の材質の異なる各種の構成要素を積み重ねて形成されている。
一方、特開平2−290524号公報に示されるように、ダイアフラムおよび電極の両方を小型の半導体チップに組み込んだ圧力センサチップが、半導体製造プロセスを利用して製造されている。
このような圧力センサチップは、写真製版技術の応用等により、微細加工においても優れた精度が得られるうえ、部品点数が低減されるので、圧力センサの小型化に大いに貢献できる。

【発明が解決しようとする課題】
特開平7−286925号公報に示されるような圧力センサでは、多数の構成要素を下から積み重ねる構造となっており、組立手順が限られることから、組立作業が煩雑となるうえ、組立工数の削減が困難であるという問題がある。
また、各構成要素は、材質が同一でなく、その線膨張計数が異なっているので、温度変化により、互いの間隔等が変動する。
このため、静電容量式とした場合には、電極の間隔も変動するので、温度変化により出力値が変動し、圧力測定が不安定となるという問題がある。

本発明の目的は、部品点数が少なく生産性が向上するうえ、周囲温度の変化に対して影響を受けにくく、安定した測定が行える静電容量式の気体用圧力センサを提供することにある。

本発明は、半導体および金属のいずれか一方からなるダイアフラムの中央部分が変位可能となるように空隙を形成した状態で、当該ダイアフラムの周縁部分を両側から狭持する一対の絶縁物が設けられ、前記一対の絶縁物の一方には、測定圧を導入する測定圧導入孔が形成され、前記一対の絶縁物の他方には、基準圧を導入する基準圧導入孔が形成され、かつ、これらの一対の絶縁物の少なくとも一方の絶縁物には、前記ダイアフラムとの対向面に電極が形成され、前記測定圧による前記ダイアフラムの変位を、当該ダイアフラムと前記電極との間の静電容量の変化から検出するための圧力センサチップと、この圧力センサチップを収納するとともに、当該ケースの内部に前記測定圧を導入するための圧力導入孔が設けられたケースと、前記圧力センサチップの静電容量を所定の電気信号に変換する信号処理回路とを備えた静電容量式の気体用圧力センサであって、前記ケースには、前記圧力センサチップが配置された面に形成された溝と、この溝を覆うとともに、前記圧力センサチップの電極と平行に配置された面状の蓋部とが設けられ、これら溝および蓋部が前記圧力導入孔から前記圧力センサチップにまで延びる圧力導入路を形成し、かつ、前記蓋部との間に前記圧力センサチップを挟み込む位置に面状のシールド材が設けられていることを特徴とする。

さらに、圧力センサチップとほぼ同程度の熱膨張温度特性を有する材質、例えば、コバールまたはガラスで蓋部を形成すれば、蓋部との熱膨張差による圧力センサチップの歪みが防止され、温度の変化に影響を受けない良好な出力特性が確保されるようになる。
また、金属のメッキや蒸着等により、蓋部に導電性を付与すれば、圧力センサチップの両側にシールド材を配置することにより、簡単な構造で圧力センサチップが静電遮蔽されるようになり、外部ノイズに対して影響を受けにくく、安定した測定が行える。

【発明の実施の形態】
以下、本発明の実施の一形態を図面に基づいて説明する。
図1および図2には、本発明の一実施形態に係る静電容量式の気体用圧力センサ1が示されている。圧力センサ1は、ケース10の内部に信号処理回路を構成する回路部品であるICチップ20と、静電容量式の圧力センサチップ30とを設けたものである。
ケース10は、合成樹脂製のボトムケース10A と、合成樹脂製のアッパーケース10B とに分割されたものである。
