この発明は、半導体製造装置に係わり、特に洗浄処理の終点時を判定することにより、安定したパーティクル除去性能を発揮できるスクラバー洗浄機に関するものである。

【従来の技術】
従来の半導体製造装置(スクラバー洗浄機)は、ウエハーの洗浄面を洗浄するためのブラシと、このブラシを駆動制御する制御手段とから構成されている。これは、回転するブラシに洗浄液をかけながら、ウエハーの洗浄面に押し当て移動させて、表面付着物をこすり洗浄する装置である。この装置は、レジスト塗布前の除塵に使われるほか、ウエハーの裏面汚れをとることなどにも使われる。

【発明が解決しようとする課題】
ところで、上記従来のスクラバー洗浄機では、上述したように各工程において被洗浄膜毎の最適条件を検討するために、特にウエハーの洗浄処理時間を設定するためだけに、多数のウエハーを用いる必要がある。つまり、再現データに裏付けられた最適なウエハーの洗浄処理時間を設定するには、再現データをとるためだけに多数のウエハーが必要となり、コスト(費用)と時間を費やすこととなる。尚、多数のウエハーが必要となる理由は、被洗浄膜種とブラシスクラバープロセスによりウエハーに付着したごみの取れる量が異なるので、ブラシスクラバープロセスパラメータを種々変化させたデータが必要となり、それに応じてデータ取りのためのウエハーも多数必要となるためである。
