Description
有用な光導電部材に関する。
水素や、フッ素等により終端することにより伝導帯及び
禁止帯近くの準位を減少させ、その結果高い光感度及び
P,N型のドーピングが可能である。これらの材料を利用
した種々のデバイスが開発されるようになり、センサ
ー、太陽電池、感光体等の応用が進められている。しか
し高機能化が進むにつれ可視の透過率が高く、高い光感
度を有するワイドバンドギャップ材料が必要になってき
た。このワイドバンドギャップ材料という用語は、その
材料を構成している主な元素(例えばSi)に異種元素
(例えば、酸素、炭素、窒素)を混入し、元の結晶の結
合状態を変えることにより、エネルギーギャップが元の
結晶より広くなっている材料を総称するものである。

合手を終端する材料を含むアモルファスシリコン構造2
よりなる光キャリア生成部とからなり、前記アモルファ
スシリコン構造2が膜中の微小領域において前記アモル
ファスシリコン構造1よりなる海の中に島の形で分相し
ていることを特徴とする光導電部材に関する。

材料の製法としては、スパッタ法、プラズマCVD法など
が一般的にあげられる。プラズマCVD法を例に取ると使
用するガス材料としてはSiH4,H2等がある。なお、光キ
ャリア輸送領域においても少量の光キャリアを生成する
場合があるが支障はない。
材料のマクロ構造としては第1図(A)〜(D)の四つ
のタイプが存在するが、本発明のワイドバンドギャップ
材料はマクロ構造が第1図(D)のものを使用する。
加物として考えると、SiH4,H2に加えO2などが一般的に
使用される。
(C),(D)の構造のなかでシリコンの構造1のシリ
コンの未結合手は水素、フッ素等で終端されている。
(A)は、シリコンのネットワーク中に均一に酸素原子
が含まれている場合(例えばガラス)、(B)は、シリ
コンの構造1と、シリコンの中に酸素原子が含まれる構
造2とがあり、構造1と構造2がほとんど結合しておら
ず、構造1の未結合手は終端されているが、構造2の未
結合手は終端されていない。(C)は、シリコンの構造
1と、シリコンの中に酸素原子が含まれる構造2とがあ
り、構造1と構造2がほとんど結合しておらず、構造1
と構造2の未結合手が終端されている。(D)は、シリ
コンの構造1と、シリコンの中に酸素原子が含まれる構
造2とがあり、構造1と構造2が結合しており、かつ構
造1と構造2の未結合手は終端されている。そして構造
1,2の未結合手を終端する材料としては、水素、重水
素、ハロゲン原子を使用することが好ましい。しかしな
がら、O,N,C以外の元素であれば使用可能である。従来
はこれらの構造の中で(A)が最良とされていたが、こ
の構造ではワイドバンドギャップではあるが、移動度が
低く、再結合が大きいため高い光感度が得られない。
(B)の構造はSiH4,O2ガス材料を用いた場合に多く発
生する。この構造の原因はこれらの材料ガスが直接反応
するためシリコンの材料の中にSiO2の微粒子が発生する
ことが理由になる。(C)の構造はSiH4,O2ガス材料を
別個に反応室に導入し、O2ガスのみを前もって分解し、
このラジカルをSiH4ガスに反応させ膜を堆積させるよう
な製法で作られる。この構造は(B)より高い感度が得
られるがシリコンの構造1とは結合していないために光
導電部材として不適当である。
造は光キャリアの生成部をシリコンの中に酸素原子を含
む構造2に求め、得られた光キャリアを電界が印加され
ている電極まで走行させるキャリア移動部をシリコンを
含む構造1に求めるものである。この(D)の構造は1,
2の未結合手が終端され、さらに構造1,2が相互に結合し
ているために光キャリアの再結合を防ぐことができる。
このような構成にすることにより、ワイドバンドギャッ
プでかつ高い光感度が達成できる。シリコンを含む構造
1はシリコンの未結合手を水素、フッ素等により終端さ
れている。又構造1は水素を終端材料とするとSi−H結
合がほとんどを占めSi−H2結合は存在していないかある
いは全結合の1%以下であることが望ましい。シリコン
の中に酸素原子を含む構造2については、シリコンの未
結合手の終端材料を水素とするとローカルレンジにおい
ては第2図のようにH−Si(Ox)構造を有しており、X
は0<X<4の値を示す。この構造で大事な点は構造2
から出ている結合手の先が構造1のシリコン原子と結合
していることが重要である。構造2の未結合手は全結合
手の0.5%以下が望ましい。シリコンの構造1における
未結合手を終端する水素原子等は2〜20at.%がよく、
望ましくは5〜15at.%がよい。シリコンの中に酸素原
子を含む構造2においては未結合手を終端する水素等の
含有量は5〜30at.%がよく、好ましくは7〜25at.%が
よい。又酸素原子の含有量は作成するデバイスの仕様に
もよるが、0.5〜65at.%が望ましい。
0,No.3,1795に記載されており、その内容はこの構造を
赤外吸収測定により示したものになっている。この文献
は2000cm-1付近の赤外吸収に着目したものである。H−
Si(Ox)構造のxに対応して2000cm-1付近には吸収が出
現する。x=0では2000cm-1、x=1では2100cm-1、x
=2,3に対応して2195、2265cm-1に吸収が出現する。こ
の文献では酸素原子の増加に対応してこれらの吸収波数
が短波長側に変化し、この結果より構造が(A)になっ
ていることを示している。本発明の薄膜では第6図に示
すように酸素原子の増加にもかかわらず波数変化はほと
んどない。これは文献の数値計算からすると(D)の構
造になっていることが推定できる。(B)、(C)の構
造については、Jpn.J.Appl.Phys.Vol.26,No.1,22に記載
されておりこれらの構造では光感度が低いことが証明さ
れている。
としてはプラズマCVD法が望ましい。作成法としては通
常の手法と違い以下の方法が必要である。即ち原材料ガ
スを選択し、これらの結合エネルギーの関係を利用し、
創意工夫したものである。この原材料ガスは、シリコン
原子の出発ガス材料に関してはSiH4,SiCl4,SiF4,SiD4な
どを仕様することが好ましい。ワイドバンド材料の添加
物として酸素原子を例にとると、この出発ガス材料がシ
リコン原子の出発ガス材料とプラズマエネルギー等の外
部エネルギーを加えること無しに直接反応するようなも
のは好ましくない。酸素原子を供給する出発ガスとして
は分解した際に酸素原子と他の分子結合ガス材料となる
ものであることが好ましい。さらに他の分子は、真空中
でガス材料になるものが好ましい。酸素原子を供給する
出発ガスとして、たとえばCO2,N2O,SO2等があげられ
る。これらの材料はCO2を例に取ると酸素原子はCO+O
という関係でプラズマエネルギーにより分解する。さら
にCOはガス状態で存在し、CとOの結合解離エネルギー
は1075(mol/KJ)、COとOの結合エネルギー532(mol/K
J)の2倍程度になる。このように酸素原子が分解され
た後の分子が真空状態でガス分子になっていることが好
ましく、この分子の結合エネルギーが酸素原子の分解エ
ネルギーの1.2〜5倍にあることが好ましい。これはN
2O,SO2についても同様なことが言える。これらの結合エ
ネルギー差を利用しプラズマCVD法による各種成膜パラ
メータを最適化し酸素原子のみを解離することにより
(D)の構造の膜が得られる。成膜パラメータとしては
高周波電力、基板温度、圧力、流量があげられる。この
中で最も大事なのが、高周波電力と圧力である。高周波
電力は、大きすぎるとガス分子までが分解されてしまう
ため、酸素原子のみを解離する量が要求される。この量
としては、CO2を例にとればCO+Oの結合解離エネルギ
ーよりも大きく、C+Oの結合解離エネルギーよりも小
さいことが好ましい。このエネルギーを中間エネルギー
と定義する。この中間エネルギーは装置形状、圧力等に
より変化するが本実験で作成した装置においては、0.01
W/cm2〜1.0W/cm2が好ましく、圧力としては0.05Torr〜3
Torrが好ましい。これらの最適条件を定量化することを
目的とし装置には質量分析装置を実装した。CO2を例に
とれば質量分析ガスはCO2、CO、O、Cに注目し、CO/CO
2のガス比が5〜10の間が好ましかった。10を超えると
Cが出現してくる。そのためガス比を10以下にして実験
を進めた。基板温度としては、150℃〜300℃が最適範囲
である。これらのCVD作成パラメーターを最適化するこ
とにより(D)の構造を有する膜が得られる。
点から窒素や炭素単独、酸素、窒素、炭素の少なくとも
1種を含む混合材料においても同様な結果が得られた。
窒素の原料ガスとしてはNH3、NF3が挙げられ、炭素の原
料ガスとしてはCF4、アルコールなどが挙げられる。
の膜中における比率H=構造2/構造1は0.1から60の範
囲、とくに1から45の範囲が好ましい。この比率はCO2/
SiH4比、高周波電力、圧力を変えて得られる。この比率
についてはこの膜を利用するデバイスの使用条件により
異なり、比率が大きいほどワイドバンドギャップにな
る。また、これらの構造は膜中にランダムに存在する。
バンドギャップの値としては、1.9〜6.0eVが得られる。
この範囲より小さい場合はワイドバンドギャップ化がな
されず、大きい場合は光感度を失ってしまう。この材料
の光感度とバンドギャップの関係を定量化すると、光を
入射しない場合の電流を暗電流Id、疑似太陽光AM1100mW
/cm2を入射した場合の電流を光電流Ipとすると、バンド
ギャップ2.0eVにおいてIp/Id比が、3桁以上ある必要が
ある。シリコンの中に酸素を含む構造2の膜中に置ける
マクロ的な大きさは100Å〜10μm、とくに500Å〜5μ
mが好ましい。この大きさは基板温度と圧力を変化させ
ることによって得られる。この大きさが小さすぎるとシ
リコンの未結合手を終端する水素等の材料が多くなり過
ぎ膜全体がポーラスになりSi−H2構造がおおくなり光感
度が低下する。又大きすぎると微粒子となって膜中に存
在してしまうために光感度という点から好ましくない。
スとして必要な機能としてドーピング特性があげられ
る。(A)、(B)、(C)の構造は未結合手が多くド
ーピングが困難である。(D)の構造においては構造2
にドーパントが結合しにくくドーピングがしにくい。そ
のためドーピングされる構造は構造1のSi:Hの部分が主
になる。ドーピング原子としてはN型の価電子制御には
P、As等のV族化合物、P型の価電子制御にはB、Al等
のIII族化合物が挙げられる。これらの原子が構造1の
部分に含まれ活性化により価電子制御が成される。製法
としては原料ガスにIII族原子を含むガス、例えばB
2H6、Al(CH3)3、あるいはV族原子を含むガス、例え
ばPH3、AsH3等をチャンバーに混合して導入してドーピ
ングを行う。このようにドーピングとして機能する構造
は構造2でありこの構造中に必要に応じて10-6〜101at.
%III族、V族原子を含ませることができる。第7図にI
II族、V族のドーピングガスの量とドーピングによる導
電率の変化を示している。この結果から判るようにa−
Si:H膜に比較して同等の特性を示している。
成することが可能である。応用デバイスとしては、電子
写真感光体、光センサ、太陽電池、フォトトランジス
タ、CCD等が考えられる。これらのデバイスは、この膜
を利用して得られるわけであるが、未結合手を水素等に
より終端するアモルファスシリコン材料のみとの多層構
造であってもよい。
に示すように構造1を有する未結合手を水素等により終
端するアモルファスシリコン材料と意図的に微細加工に
よりストライプ状に構造2を有する酸素を含むアモルフ
ァスシリコンを同一平面上に存在させてもよい。
好ましく構造1、構造2とも10〜300Åがよく、好まし
くは20〜100Å程度がよい。この層の間は未結合手が5
%以下程度が好ましい。
の膜中における比率H=構造2/構造1を変化させた場合
のバンドギャップ、光感度(光電流Ip/暗電流Id比)に
ついての実施例を記載する。構造1と構造2の比率につ
いては高分解能電子顕微鏡、XMAにより測定した作成プ
ロセス条件は以下のとおりである。

Cr電極2、アモルファスシリコン層3、本発明の海島領
域材料4、透明電極5により構成されている。透明電極
としてはIn2O3を使用した。2と5の電極は真空蒸着法
により形成した。3のアモルファスシリコン層、第1図
構造(D)で示される海島領域材料層4はプラズマCVD
法により作成した。海に相当するのが構造1であり、島
に相当するのが構造2である。層4の比率H(構造2/構
造1)は1.2、マクロな大きさは2000Åとした。この構
成で得られた光センサの特性を以下に示す。
して作成した電子写真感光体の特性について記載する。
第5図に電子写真感光体の層構成を記載する。基板1は
アルミドラムを使用した。基板1上に第1図(D)の海
島領域材料層2をその上部にアモルファスシリコン層3
をその上部に海島領域材料層4をその上部に窒化シリコ
ン層5を堆積する。2〜4までの層はプラズマCVD法に
より形成し5の層はスパッタ法により形成した。海島領
域材料層2の比率Hは10でマクロな大きさは5000Åとし
た。海島領域材料層4は光感度を優先するため比率Hは
1でマクロな大きさは2000Åとした。この条件で作成さ
れた電子写真感光体の特性を以下に示す。

海島領域材料の比率Hは3としてマクロな大きさは3000
Åとした。

な大きさは550ÅにおいてP型、N型の素子を作成し

作成したところ整流比1.4と非常に良好な物ができた。

た。ソース13、ドレイン15領域には、比率H0.5、マクロ
な大きさは500Åの膜を使用し、ドーピング原子はボロ
ンを使用し膜中ボロン濃度は1at.%とした。ソース電極
14、ドレイン電極16はAl材料を使用した。ゲート絶縁膜
17はスパッタ法によりSiO2を1000Å堆積しその上部にゲ
ート電極18としてAl電極を蒸着した。光の入射はガラス
基板側より行い、ソース電極14、ドレイン電極16に5Vの
電圧を印加し500luxの光を入射したところ3桁のIp/Id
比が得られた。さらにゲート電圧を10V印加すると外部
より光感度を調整できる。
ギャップとすることで移動度は低下するが、この部分は
光キャリアを生成するのみで、光キャリアを移動する部
分は添加物を含まず未結合手を終端してある高移動度な
アモルファスシリコン部分を使用する。
ップでかつ高い光感度を有し、安定な電気特性、耐環境
性を有するデバイスが実現できた。

材料とを同一平面上で用いた応用デバイスの構造例を示
す。 第4図は、本発明の光導電部材を光センサに用いたとき
の、第5図は、本発明の光導電部材を電子写真感光体に
用いたときのそれぞれの層構成を示す。 第6図は、本発明(D)構造におけるシリコン中の酸素
量の増減と赤外吸収波数の関係を示すグラフであり、第
7図は、ドーピングガス量と導電率の関係を示すグラフ
であり、第8図は、本発明の光導電部材を用いたトラン

Claims (4)
- 【請求項1】シリコン原子を母材とし、その中に酸素、
窒素および炭素よりなる群から選ばれた少なくとも1種
の原子を含み、かつシリコン原子の未結合手を終端する
材料を含むアモルファスシリコン光導電部材であって、
該アモルファスシリコン光導電部材が、シリコン原子を
主原子とし部材中にシリコンの未結合手を防ぐ材料を含
む構造1よりなる光キャリア移動部と、シリコン原子を
主原子とし部材中に酸素、窒素および炭素よりなる群か
ら選ばれた少なくとも1種の原子とシリコン原子の未結
合手を終端する材料を含むアモルファスシリコン構造2
よりなる光キャリア生成部とからなり、前記アモルファ
スシリコン構造2が膜中の微小領域において前記アモル
ファスシリコン構造1よりなる海の中に島の形で分相し
ていることを特徴とする光導電部材。 - 【請求項2】前記アモルファスシリコン構造1とアモル
ファスシリコン構造2との比率Hが0.1〜60の割合であ
る請求項1記載の光導電部材。 - 【請求項3】前記アモルファスシリコン構造2の膜全体
におけるマクロ的領域の大きさが、100Å〜10μmであ
る請求項1または2記載の光導電部材。 - 【請求項4】前記アモルファスシリコン構造1の領域
が、III族またはV族原子よりなるドーパントを用いて
活性化されているものである請求項1〜3のいずれか記
載の光導電部材。
